We report on synthesis of large-area MoS2 using chemical vapor deposition (CVD). Relatively uniform MoS2 are obtained. To fabricate field-effect transistor (FET) devices, MoS2 films are transferred to another SiO2/Si substrate using polystyrene (PS) and patterned using oxygen plasma. In addition, to reduce contact resistance, synthesis of graphene used as channel. Device characteristics are presented and compared with the reported results.
최근 웨어러블 소자를 이용한 신체와 주변 온도의 실시간 모니터링에 대한 수요가 급격히 증가하고 있다. 그래핀 기반 써미스터가 고성능 유연 온도 센서로 개발되어 왔다. 본 연구에서는 단일층 그래핀의 온도 측정 성능을 개선하기 위하여 표면에 polyethylenimine(PEI)를 코팅하여 저항 온도 계수(TCR)를 조절하였다. 화학기상증착법(CVD)에 의해 합성한 단일층 그래핀은 습식 전사 공정을 통해 원하는 기판에 전사되었다. PEI에 의한 계면 도핑을 유도하기 위하여, 소수성의 그래핀 표면을 산소 플라즈마 처리를 통해 결함을 최소화하면서 친수성으로 제어하였다. PEI 도핑 효과를 전계효과트랜지스터(FET)를 이용하여 확인하였다. PEI 도핑에 의해서 CVD 그래핀의 TCR 값이 30~50℃의 온도 범위에서 -0.49(±0.03)%/K로 향상된 것을 확인하였다.

Graphene, two dimensional sheet of sp2-hybridized carbon, has attracted an enormous amount of interest due to excellent electrical, chemical and mechanical properties for the application of transparent conducting films, clean energy devices, field-effect transistors, optoelectronic devices and chemical sensors. Especially, graphene is promising candidate to detect the gas molecules and biomolecules due to the large specific surface area and signal-to-noise ratios. Despite of importance to the disease diagnosis, there are a few reports to demonstrate the graphene- and rGO-FET for biological sensors and the sensing mechanism are not fully understood. Here we describe scalable and facile fabrication of rGO-FET with the capability of label-free, ultrasensitive electrical detection of a cancer biomarker, prostate specific antigen/${\alpha}1$-antichymotrypsin (PSA-ACT) complex, in which the ultrathin rGO sensing channel was simply formed by a uniform self-assembly of two-dimensional rGO nanosheets on aminated pattern generated by inkjet printing. Sensing characteristics of rGO-FET immunosensor showed the highly precise, reliable, and linear shift in the Dirac point with the analyte concentration of PSA-ACT complex and extremely low detection limit as low as 1 fg/ml. We further analyzed the charge doping mechanism, which is the change in the charge carrier in the rGO channel varying by the concentration of biomolecules. Amenability of solution-based scalable fabrication and extremely high performance may enable rGO-FET device as a versatile multiplexed diagnostic biosensor for disease biomarkers.
본 연구에서는 그래핀 기반 소자의 성능에 영향을 미치는 그래핀과 금속 사이의 전기적 접촉저항 특성을 비교 분석하였다. 화학기상증착법을 이용하여 고품질의 그래핀을 합성하였으며, 전극 물질로 Al, Cu, Ni 및 Ti를 동일한 두께로 그래핀 표면 위에 증착하였다. TLM (transfer length method) 방법을 통해 SiO2/Si 기판에 전사된 그래핀과 금속의 접촉저항을 측정한 결과, Al, Cu, Ni, Ti의 평균 접촉저항은 각각 345 Ω, 553 Ω, 110 Ω, 174 Ω으로 측정되었다. 그래핀과 물리적 흡착 특성을 갖는 Al와 Cu에 비해 화학적 결합을 형성하는 Ni과 Ti의 경우, 상대적으로 더 낮은 접촉저항을 갖는 것을 확인하였다. 본 연구의 그래핀과 금속의 전기적 특성에 대한 연구 결과는 전극과의 낮은 접촉저항 형성을 통해 고성능 그래핀 기반 전자, 광전자소자 및 센서 등의 구현에 기여할 수 있을 것으로 기대한다.
그래핀(Graphene) 기반의 전계효과 트랜지스터(Field effect transistor) 응용에 있어, 가장 핵심적인 도전과제중 하나는 에너지 밴드갭(Energy bandgap)을 갖는 그래핀 채널의 제작이다. 그래핀은 에너지 밴드갭이 존재하지 않는 반금속(semi metal)의 특성을 지니고 있어, 그 본래의 물리적 특성을 지니고서는 소자구현에 어려움이 있다. 그러나 폭이 수~수십 나노미터인 그래핀 나노리본(Graphene nanoribbon)의 경우 양자구속효과(Quantum confinement effect)에 의하여 에너지 밴드갭이 형성되며, 갭의 크기는 리본의 폭에 반비례한다는 연구결과가 보고된 바 있다. 이러한 이유에서, 효과적이며 실현가능한 그래핀 나노리본의 제작은 필수적이다. 본 연구에서는 은 나노 와이어(Ag nanowire)를 기반으로 한 그래핀 나노리본의 합성을 연구하였다. 은 나노와이어를 열화학 기상증착법(Thermal chemical vapor deposition)을 이용, 아세틸렌(Acetylene, C2H2) 가스를 탄소공급원으로 하여 그래핀을 나노와이어 표면에 합성하였다. 합성과정에서 구조에 영향을 미치는 요인인 합성온도와 가스의 비율, 압력 등을 조절하여 최적화된 합성조건을 확립하였다. 합성된 나노리본의 특성을 라만분광법(Raman spectroscopy)과 주사전자 현미경(Scanning electron microscopy), 투과전자현미경(Transmission electron microscopy), 원자힘 현미경(Atomic force microscopy)를 통하여 분석하였다.
The two-dimensional layered $MoS_2$ has high mobility and excellent optical properties, and there has been much research on the methods for using this for next generation electronics. $MoS_2$ is similar to graphene in that there is comparatively weak bonding through Van der Waals covalent bonding in the substrate-$MoS_2$ and $MoS_2-MoS_2$ heteromaterial as well in the layer-by-layer structure. So, on the monatomic level, $MoS_2$ can easily be exfoliated physically or chemically. During the $MoS_2$ field-effect transistor fabrication process of photolithography, when using water, the water infiltrates into the substrate-$MoS_2$ gap, and leads to the problem of a rapid decline in the material's yield. To solve this problem, an epoxy-based, as opposed to a water-based photoresist, was used in the photolithography process. In this research, a hydrophobic $MoS_2$ field effect transistor (FET) was fabricated on a hydrophilic $SiO_2$ substrate via chemical vapor deposition CVD. To solve the problem of $MoS_2$ exfoliation that occurs in water-based photolithography, a PPMA sacrificial layer and SU-8 2002 were used, and a $MoS_2$ film FET was successfully created. To minimize Ohmic contact resistance, rapid thermal annealing was used, and then electronic properties were measured.
Graphene is a carbon based material and it has great potential of being utilized in various fields such as electronics, optics, and mechanics. In order to develop graphene-based logic systems, graphene field-effect transistor (GFET) has been extensively explored. GFET requires supporting devices, such as volatile memory, to function in an embedded logic system. As far as we understand, graphene has not been studied for volatile memory application, although several graphene non-volatile memories (GNVMs) have been reported. However, we think that these GNVM are unable to serve the logic system properly due to the very slow program/read speed. In this study, a GVM based on the GFET structure and using an engineered graphene channel is proposed. By manipulating the deposition condition, charge traps are introduced to graphene channel, which store charges temporarily, so as to enable volatile data storage for GFET. The proposed GVM shows satisfying performance in fast program/erase (P/E) and read speed. Moreover, this GVM has good compatibility with GFET in device fabrication process. This GVM can be designed to be dynamic random access memory (DRAM) in serving the logic systems application. We demonstrated GVM with the structure of FET. By manipulating the graphene synthesis process, we could engineer the charge trap density of graphene layer. In the range that our measurement system can support, we achieved a high performance of GVM in refresh (>10 ${\mu}s$) and retention time (~100 s). Because of high speed, when compared with other graphene based memory devices, GVM proposed in this study can be a strong contender for future electrical system applications.
그래핀(graphene)은 우수한 전기적, 물리적인 특성을 지닌 물질로써 다양한 분야에서 이를 활용하려는 노력들이 활발히 진행되고 있다. 그중 그래핀을 채널로 이용하는 전계효과 트랜지스터(field effect transistor)로의 응용에 있어, 가장 핵심적인 도전과제는 전하농도(carrier concentration)의 제어 및 에너지 밴드갭(energy bandgap) 형성이라 할수 있다. 최근 다양한 물질을 이용한 도핑을 통해 이를 해결하기 위한 노력들이 진행되고 있는 추세이다. 본 연구에서는 열화학 기상 증착법(Thermal chemical vapor deposition)을 통해 합성된 단일층의 그래핀에 염화니켈 나노입자의 분산액을 스핀코팅 한후 열처리를 통해 그래핀-니켈 나노입자의 하이브리드 구조를 제작하였다. 제작된 그래핀-니켈 나노입자 하이브리드 물질의 구조적 특징을 주사 전자 현미경(Scanning electron microscope)과 원자힘 현미경(Atomic force microscopy)을 통하여 확인하였다. 또한 니켈 분산액의 농도와 도핑효과 와의 상관관계를 라만분광법(Raman spectroscopy)과 이온성 용액법(Ionic liquid)을 이용한 전계효과 특성분석을 통해 조사하였다. 나노입자의 형성 메커니즘은 X-선 광전자 분광법(X-ray photoelectron spectroscopy)을 통하여 규명하였다.
본 연구에서는 organic 반도체 전자소자의 성능 향상을 위해 그래핀 전극과 hexagonal boron nitride(h-BN) 절연체를 이용한 높은 성능의 전자소자를 구현 하였다. 이를 위해 우리는 화학적 합성법으로 준비된 그래핀을 micro sacale pattern된 PDMS를 이용한 dry transfer 방법을 이용하였다.
저밀도 알곤 유도결합플라즈마(Ar-ICP) 를 적용한 그래핀 클리닝 연구를 보고한다. 알곤 축전결합플라즈마(Ar-CCP)는 높은 이온포격에너지 (수백 eV) 로 인하여 그래핀의 C-C $sp_2$ bonding을 쉽게 파괴하고 defect을 형성시킨다. 그러나 저밀도 ($n_i$ < $5{\times}10^8cm^{-3}$) Ar-ICP 에 노출된 그래핀은 낮은 이온포격에너지, 이온밀도로 인하여 defect 이 형성되지 않고 residue 제거가 가능하였다. Graphene 이 집적된 back-gated field effect transistor (G-FET) 가 저밀도 Ar-ICP 에 노출될 경우 resist residue 제거로 인하여 $V_{dirac}$ 이 0 V 방향으로 이동하고 mobility 가 증가하는 것을 확인하였다.
