Holographic grating data erasure of amorphous Ag/As-Ge-Se-S multi-layer thin film (비정질 Ag/As-Ge-Se-S 다층박막에 형성된 홀로그램 격자의 소거에 관한 연구)

  • In this paper. we investigated a characteristic of holographic grating data erasure with non-polarized beam at amorphous chalcogenide As-Ge-Se-S thin film. A sample of holographic grating data was formed with DPSS laser for setup. Then, the erasure process was performed with He-Ne laser vertically at sample. As-Ge-Se-S(single layer). Ag/As-Ge-Se-S(double layer) and As-Ge-Se-S/Ag/As-Ge-Se-S(multi-layer) are manufactured to compare their characteristic of erasure.

Electrical Resistance Characteristic of Ag/As-Ge-Se-S Thin film with Laser Irradiation (레이저 조사에 의한 Ag/As-Ge-Se-S 박막의 전기적 저항특성)

  • In this paper, we investigated resistance characteristic of chalcogenide material for next generation ReRAM nonvolatile memory device with laser irradiation. A AES is used to test Ag doping ratio into a As-Ge-Se-S thin film. A sample resistance was observed in real time with He-Ne laser(632.8nm). As a result, resistance of thermal treated As-Ge-Se-S thin film was $500{\Omega}$ which is smaller than initial $1.3M{\Omega}$. A resistance of non-treated Ag/As-Ge-Se-S thin film was $200{\Omega}$ which is lower than $35M{\Omega}$.

  • We investigated the diffraction grating efficiency by the DPSS laser beam wavelength to improve the diffraction efficiency on AsGeSeS & Ag/ AsGeSeS thin film. Diffraction efficiency was obtained from DPSS(532nm)(P:P)polarized laser beam on AsGeSeS, Ag/ AsGeSeS and AsGeSeS/Ag/AsGeSeS thin films. As a result, for the laser beam intensity, 0.24 mW, single AsGeSeS thin film shows the highest value of 0.161% diffraction efficiency at 300 s and for 2.4 mW, it was recorded with the fastest speed of 50 s, which the diffraction grating forming speed is faster than that of 0.24 mW beam. Ag/ AsGeSeS and AsGeSeS/ Ag/ AsGeSeS multi-layered thin film also show the faster grating forming speed at 2.4 mW and higher value of diffraction efficiency at 0.24 mW.

  • Phase transformation effects on mechanical properties of $Ge_2Sb_2Te_5$, which is a promising candidate material for Phase Change Random Access Memory (PRAM), were studied. $Ge_2Sb_2Te_5$ thin films, which was thermally annealed with different conditions, were analyzed using XRD, AFM, 4-point probe method and reflectance measurement. As the temperature and the dwelling time increased, crystallity and grain size increased, which enhanced elastic modulus and hardness. Furthermore, N2 doping, which was used for better electrical properties, was proved to decrease elastic modulus and hardness of $Ge_2Sb_2Te_5$.

  • A detailed investigation and structure of tested samples are clearly presented. As a reference, $Ge_1Se_1Te_2$/Sb only sample was also investigated. We used compound of Ge-Se-Te material for phase-change cell. Actually, the performance properties have been improved surprisingly then conventional Ge-Sb-Te. However, crystallization time was as long as ever for amorphization time. We conducted this esperiment in order to solve that problem by doping-Sb.

  • Monolithic 3D-IC는 현대 집적회로에서 interconnect로 인해 발생되는 여러 문제들을 해결하기 위해 새롭게 제시되고 있는 기술적 개념으로 구현 시 하위 소자 및 interconnet들에 영향을 주지 않는 저온공정이 필수적이다. 특히 germanium (Ge)은 낮은 녹는점 및 높은 캐리어 이동도 덕분에 3D-IC 구현 시 상위 소자의 channel 물질에 적합한 것으로 알려져 있다. 최근 이러한 Ge을 결정화하기 위해 solid phase crystallization (SPC), metal induced crystallization (MIC), laser annealing과 같은 결정화 방법들이 보고되고 있다. 현재까지 SPC 방법에 의해 얻어진 poly-Ge의 도핑농도 및 이동도와 같은 전기적 특성에 대한 분석은 수행된 바 있으나 3D-IC 공정에 적용이 가능한 MIC 기술을 통해 얻어진 poly Ge 필름에 대한 전기적 특성분석은 부족한 상황이다. 본 연구는 SPC 뿐만 아니라 MIC 방법을 통해 ${\alpha}$-Ge를 결정화시키고 얻어진 poly-Ge 필름의 전기적 특성을 XRD 및 hall effect measurement를 통해 분석하였다. 특히 일반적으로 Ge 내에서 p-type dopant로 동작을 하는 defect과 n-type dopant인 phosphorus 관계를 고려하여 여러 온도에서 SPC 및 MIC에 의해 얻어진 phosphorus doped poly-Ge 필름들의 전기적 특성을 분석하였다.

Electrical characteristics of SGOI MOSFET with various Ge mole fractions (Ge 농도에 따른 SGOI MOSFET의 전기적 특성)

  • SGOI MOSFETs with various Ge mole fractions were fabricated and compared to the SOI MOSFET. SGOI MOSFETs have a lager drain current and higher effective mobility than the SOI MOSFET as increased Ge mole fractions. The lattice constant difference causes lattice mismatch between the SiGe layer and the top-Si layer during the top-Si layer growth. However, SGOI MOSFETs have a lager leakage current at subthreshold region. Also, leakage current at subthreshold region increased with Ge mole fractions. This is attributable to the crystalline defects due to the lattice mismatch between the SiGe layer and the top-Si layer.

  • We investigated the diffraction efficiency, erasing property and rewriting property of diffraction grating with each wavelength of recording beam. A (P:P) polarized light was exposed on AsGeSeS and Ag/AsGeSeS thin film to form a diffraction grating by HeNe(635nm) laser and DPSS(532nm) laser. At the maximum efficiency condition, unpolarized HeNe laser beam was irradiated to erase 1ha generated diffraction grating. The HeNe laser showed more higher diffraction efficiency and the DPSS laser showed more faster diffraction grating time. At erasing and rewriting process, AsGeSeS(61%-85%)thin film showed better property than Ag doped Ag/AsGeSeS(53%-63%) double layer structured thin film.

A comparative study on the 'Xuan'in the view of Yangxiong & Gehong(1) (양웅(揚雄)과 갈홍(葛洪)의 '현(玄)' 개념 비교 연구(1) - 우주생성론을 중심으로 -)

  • This paper aims to examine the meaning of 'Xuan(玄)' in the cosmogony, especially in the view of Yang-xiong(揚雄) and Ge-hong(葛洪). The concept 'Xuan' is thought to have originated in the XianQin text Laozi & Zhouyi. After the XianQin period, this concept has been defined as philosophical concept, and it has a variety of meanings. This paper discussed about the cause of creation, the differentiation process, and the existence principle, within the cosmogony of Yang-xiong & Ge-hong. First, the cause of creation in the Yang-xiong is efficient cause in the state of the elementary substance, but also is the principle that is applied to the phase of the creation. While the cause of creation in the Ge-hong is comprised of the cause of the creation and the existence principle. Thus, the meaning of the concept 'Xuan' in the both scholar is different from the matter monism. Second, the concept 'Xuan' in the both scholar contains the tendency of cosmogony and ontology. Yang-xiong maintains the cosmogony, but he also hold on the rudimentary view of ontology. While Ge-hong display a tendency of ontology. Third, Ge-hong accepted the view of Yang-xiong and he developed the meaning of the existence principle. And finally, the concept 'Xuan' in the both scholar forms a philosophical system. Yang-xiong insisted that the concept 'Xuan' is the basis of the universe, the human-being and the society. While through realizing the concept 'Xuan', Ge-hong tried to pursue the human-being's agelessness and the eternal life.
