Development of Seam Seal Welding System for Semiconductor Package (반도체 Package용 Seam Seal Welding System 개발)

  • Seam seal welding on the semiconductor package is a process for sealing the packages of semi-conductors, crystal parts, saw filters and oscillators with lid plate by seam welding. This paper presents the development process of automatic seam seal welding system. In this process, the process algorithm, high precision welding current control, design of welding head, high speed and high precision feeding mechanism and user interface process control program technologies are included.

Study for Improvement of Tracking Accuracy of the Feeding System with Iron Core Type Linear DC Motor by Neural Network Control (신경망 제어에 의한 철심형 리니어모터의 추종성 향상 연구)

  • The requirements for higher productivity call for high speed of the machine tool axes. Iron core type linear DC motor is growly accepted far a viable candidate of the high speed machine tool feed unit. LDM, however, has inherent disturbance force components: cogging and force ripple. These disturbance force directly affects tracking accuracy of the carrage and must be eliminated or reduced. Reducing motor ripple, this paper adapted the feed forward compensation method and neural network control. Experiments carried 7ut on the linear motor test setup show that this control methods is usable in order to reduce the motor ripple.

  • A high speed feeding type laser cutting UC is developed for the precise cutting of sheet metal. The M/C is a flying optics type one with specified functions of movability and strength in order to increase workability. The gantry frame should be moved with a certain velocity within a relatively short time for the proper cutting of object materials. The gantry is actuated by rack and pinion. In this paper, modal and structural analysis for a laser culling M/C, is carried out in development of the machine The machine is modeled by placing proper shell and solid finite elements and fictitious mass properties to represent the real one.

  • We propose an off-line methodology for detecting a faulty backup roll that generates eccentricity components, under the condition that the feeding velocity, equivalently the angular velocity of roll, is not constant. From a newly devised speed angle conversion algorithm, we transform all process data into those of a virtual process under a constant feeding speed. This indirectly way, we can apply a spectral analysis to the original process. In addition, we develop an online detection method of roll eccentricity based on newly designed PLG sensor. This PLG sensor is robust because of applying magnetic proximity sensnors and non-contact measurement method.

  • The properties of a machine tool greatly affect machining quality since a machine tool has large variance in its features. Machine tool makers want to find best machining condition with the one that they have built. Machine builders need to develop test specimen since it helps finding characteristics of machine tools when the machining properties of the specimen are analyzed. This paper develops test specimen to identify features of the main spindle, the feeding device, and the frame of a machine tool. The specimen is machined with a high speed machine and the features of the machine are analyzed with test items. They are surface roughness, overshoot in axial movement, errors in circular movement, feeding with small movement and compensational error. This work can improve usability for a machine tool in machining practice.

  • The accuracy of high speed feeding type laser cutting M/C is the major factor directly concerned with the accuracy of the processed work, and the feed errors of feed system make the machining errors of work directly on processing. In this point, this study focused on the generative elements in feed errors of laser cutting M/C when operating its laser head. In order to improve the accuracy of this machining center, feed errors are measured by a laser interferometer.

A Study on Al Hot Forming Using Air Bulging (Air Bulging을 이용한 열간 알루미늄 성형에 관한 연구)

  • Hot tensile tests were conducted at different temperatures ranging from $20^{\circ}C$ to $550^{\circ}C$ to evaluate the mechanical properties of Al5052 seamless tubes. Such tubes can provide the technological foundation for complex forming using hot air bulging. Hot air bulging is one of the recently developed hydroforming techniques and it has some limitations in terms of cycle times. The benefits of hot air bulging are weight and cost savings through part consolidation and reduced post-forming processes such as welding and piercing. In order to extend the forming limits of Al lightweight material hot air bulging was investigated. A heated tube was placed in a heated die and sealed at the ends by sealing cylinders. The heated tube was subsequently expanded against the die cavity wall by internal pressure using air medium. The results of the current study show that axial feeding speed and air pressure have an effect on the formability of Al tubes during air bulging at elevated temperatures.

  • The benefits of hydroforming technology are known as weight and cost savings through part consolidation and reduced post-forming processes such as welding and piercing. Hydroforming technology has some weaknesses in terms of process cycle times. But, as the hydraulic system and process designs are continuously developed, the cycle time is also reduced to acceptable and competitive levels. Hot air bulging is one of recently developed hydroforming techniques. Hot air bulging in order to further extend the forming degrees of Al lightweight material is investigated.   • High speed presses with high resolution in semiconductor lead frame manufacturing process are needed . But high speed operation accompanies mechanical vibration. therefore optimized kinematic structure to minimize vibration is required for a high speed press. And the growing competition in the industry asks a press with low cost, high speed, high resolution, and high pressing force, For this purpose a high speed press was modeled with 3D CAD solid modeling system and dynamic analysis were performed with CAE S/W for multibody dynamic analysis, Through these analyses a motor appropriate to a high speed press was selected and link structure for feeding system of the press was modified to reduce vibration. To perform this analysis working Model which is 2D kinematics and dynamic analysis software was used.
