  • Low-k dielectric materials are an alternative plan to improve the signal propagation delay, crosstalk, dynamic power consumption due to resistance and parasitic capacitance generated the decrease of device size. Now, various materials is studied for the next generation. Diethoxymethlysiliane (DEMS) precursor using this study has two ethoxy groups along with one methyl group attached to the silicon atoms. SiCOH thin films were deposited on p-type Si(100) substrate by Plasma Enhanced Chemical Vapor Deposition (PECVD) using DEMS. In this study, we studied the effect of oxygen($O_2$) flow rate for DEMS to characteristics of thin films. The characteristics of thin films deposited using DEMS and $O_2$ evaluated through refractive index, dielectric constant(k), surface roughness, I-V(MIM:Al / SiCOH / Ag), C-V(MIM), deposition rate.

금속-절연층-실리콘 구조에서의 비정질 GeSe 기반 Resistive Random Access Memory의 동작 특성 (Operating Characteristics of Amorphous GeSe-based Resistive Random Access Memory at Metal-Insulator-Silicon Structure)

  • The resistive memory switching characteristics of resistive random access memory (ReRAM) using the amorphous GeSe thin film have been demonstrated at Al/Ti/GeSe/$n^+$ poly Si structure. This ReRAM indicated bipolar resistive memory switching characteristics. The generation and the recombination of chalcogen cations and anions were suitable to explain the bipolar switching operation. Space charge limited current (SCLC) model and Poole-Frenkel emission is applied to explain the formation of conductive filament in the amorphous GeSe thin film. The results showed characteristics of stable switching and excellent reliability. Through the annealing condition of $400^{\circ}C$, the possibility of low temperature process was established. Very low operation current level (set current: ~ ${\mu}A$, reset current: ~ nA) was showed the possibility of low power consumption. Particularly, $n^+$ poly Si based GeSe ReRAM could be applied directly to thin film transistor (TFT).

Soft X-ray Nano-spectroscopy for Electronic Structures of Transition Metal Oxide Nano-structures

  • In order to develop nano-devices with much lower power consumption for beyond-CMOS applications, the fundamental understanding and precise control of the electronic properties of ultrathin transition metal oxide (TMO) films are strongly required. The metal-insulator transition (MIT) is not only an important issue in solid state physics, but also a useful phenomenon for device applications like switching or memory devices. For potential use in such application, the electronic structures of MIT, observed for TMO nano-structures, have been investigated using a synchrotron radiation angle-resolved photoelectron spectroscopy system combined with a laser molecular beam epitaxy chamber and a scanning photoelectron microscopy system with 70 nm spatial resolution. In this review article, electronic structures revealed by soft X-ray nano-spectroscopy are presented for i) polarity-dependent MIT and thickness-dependent MIT of TMO ultrathin films of $LaAlO_3/SrTiO_3$ and $SrVO_3/SrTiO_3$, respectively, and ii) electric field-induced MIT of TMO nano-structures showing resistance switching behaviors due to interfacial redox reactions and/or filamentary path formation. These electronic structures have been successfully correlated with the electrical properties of nano-structured films and nano-devices.

  • Multi-Agent Robotic System (MARS) is a system that independent autonomous robots in the restricted environments infer their status from pre-assigned conditions and operate their jobs through the cooperation with each other. In the MARS, a robot contains sensor part to percept the situation around themselves, communication part to exchange information, and actuator part to do given work. Especially, in order to cooperate with other robots, communicating with other robots is one of the essential elements. Because Bluetooth has many advantages such as low power consumption, small size module package, and various standard protocols, Bluetooth is rated as one of the efficient communicating technologies which can apply to small-sized robot system. In this paper, we will develop Bluetooth communicating system for autonomous robots. For the purpose, the communication system must have several features-separated module, flexible interface. We will discuss how to construct and what kind of procedure to develop the communicating system.

PHS용 Automatic Tuning 방법을 이용한 Complex Filter (A CMOS Complex Filter with a New Automatic Tuning Method for PHS Application)

  • 이 논문에서는 PHS용 new automatic tuning 방법을 가지는 baseband complex bandpass filter를 제안하였다. DC offset 문제를 해결하기 위한 Low_IF 구조로 CMOS로만 집적된 PHS용 수신기를 설계하였다. ACS 특성을 만족시키기 위해 3차 Chebyshev complex filter를 이용하여 baseband를 선택할 수 있는 filter를 설계하였다. 새롭게 제시한 Comer frequency tuning 방법은 공정의 변화에 보상을 해주는 방식이고, MOS 스위치에 의한 노이즈 레벨을 감소시킨다. 이 filter는 CMOS 0.35um 공정이며, 전력소모는 12mW였다.

Local-Generator-Based Virtual Power Plant Operation Algorithm Considering Operation Time

  • A virtual power plant (VPP) is a system that virtually integrates power resources based on the VPP participating customer (VPC) unit and operates as a power plant. When VPP operators manage resources to maximize their benefits, load reduction instructions may focus on more responsive VPCs, or those producing high profitability, by using VPC resources with high operation efficiency. VPCs may thus encounter imbalance problems during operation. This imbalance in operation time would bring more participation for some VPCs, causing potential degradation of their resources. Such an operation strategy would be not preferable for VPP operators in managing the relationship with VPCs. This issue impedes both continual VPC participation and economical and reliable VPP operation in the long term. An operation algorithm is therefore proposed that considers the operation time of VPC generators for mandatory reduction of power resource consumption. The algorithm is based on constraints of daily and annual operation times when VPP operators of local generators perform capacity-market power transactions. The algorithm maximizes the operator benefit through VPP operations. The algorithm implements a penalty parameter for imbalances in operation times spent by VPC generators in fulfilling their obligations. An evaluation was conducted on VPP operational effects by applying the algorithm to the Korean power market.

전광파이버형 광파이버 자이로 (All-Fiber Optic Gyroscope)

  • Gyroscope is a very important core sensor, as a rotation sensor in inertial space, in inertial guidance and navigation system on aeronautics, plane, vessel and so on for civilian and millitary applications. Mechnical gyroscopes, adopting a principle of spinning a top, have been used in many application system. These mechnical gyroscopes need high power consumption, long warming time and complicated peripheral devices. But fiber-optic gyroscopes, based on the Sagnac effect, have novel advantages as small volume. simple scheme, low power consumption and high reliability. So we have developed a Intermediate grade All-fiber Optic Gyroscope, which has open-loop and minimum reciprocal configuration scheme. We have designed feedback circuits for stability of amplitude and phase using four lock-in amplifier(LIA) circuits and also used for noise limitation. This paper describes the scheme of optical part and electronic part and also test results of this all-fiber optic gyroscope. The performance have been achieved as long-term bias drift of $9.54^{\circ}/h$, random walk of $0.0317^{\circ}/\sqrt{h}$ and dynamic range of ${\pm}150\;deg/s$.

A 85-mW Multistandard Multiband CMOS Mobile TV Tuner for DVB-H/T, T-DMB, and ISDB-T Applications with FM Reception

  • A fully integrated multistandard multiband CMOS mobile TV tuner with small silicon area and low power consumption is proposed for receiving multiple mobile digital TV signals and FM signal. In order to reduce the silicon area of the multistandard multiband receiver, other RF front-end circuits except LNAs are shared and a local oscillator (LO) signal generation architecture with a single VCO for a frequency synthesizer is proposed. To reduce the low frequency noise and the power consumption, a vertical NPN BJT is used in an analog baseband circuits. The RF tuner IC is implemented in a $0.18-{\mu}m$ CMOS technology. The RF tuner IC satisfies all specifications for DVB-H/T, T-DMB, and ISDB-T with a sufficient margin and a successful demonstration has been carried out for DVB-H/T, T-DMB, and ISDB-T with a digital demodulator.

새로운 조명기기 점등제어 시스템 (New Lighting Control System for Light Devices)

  • 본 논문에서는 LED 가로등의 소비 전력을 줄이고 수명 및 LED 모듈의 열효율을 높이기 위한 효율적인 새로운 조명기기 LED 점등제어 시스템을 제안한다. 제안된 새로운 조명기기 점등제어 시스템은 조도를 측정하여 주변 조도에 따라 4단계로 구분하고 자동 패턴 조명 알고리즘을 적용한다. 그리고 단계검사를 통해 완전대칭을 형성하는 마방진 패턴에 교차점등 알고리즘을 적용하여 설정된 시간동안 점등을 하게 된다. 실험분석 결과, 기존의 조명 시스템과 비교하여 발열량과 소비전력이 최대 30%이상 감소되었고 LED의 수명이 최대 60%이상 향상되었기 때문에 LED 가로등에 적용할 경우 안정적이고 높은 에너지 효율성을 얻을 수 있다.

  • 근래의 코로나 시대로 인해 접촉에 의한 감염을 방지하기 위해 다양한 방법들을 강구하고 있다. 그중 생활 속에서 많은 접촉이 일어나고 있는 엘리베이터에서의 감염 방지를 위해 비접촉 버튼을 개발하였다. 본 연구에서는 능동 차폐(active shield) 방식의 정전용량(capacitance) 센서를 이용하여 손가락이 접근했을 때의 커패시턴스 변화를 감지한다. 정전 전력 소모(static power consumption)가 없으며, 아날로그 멀티플렉서를 사용하여 일정 시간마다 돌아가면서 버튼을 센싱 하는 방식을 사용하여 상대적으로 가격이 비싼 센서칩을 하나만 사용하였다. 엘리베이터 버튼뿐만 아니라 터치 버튼, 자동문 등 일상에서 많은 사람들이 접촉하는 버튼을 높은 비용 추가 없이 대체 가능하다.
