DC and RF Characteristics of $Si_{0.8}Ge_{0.2}$ pMOSFETs: Enhanced Operation Speed and Low 1/f Noise

  • This paper reports on our investigation of DC and RF characteristics of p-channel metal oxide semiconductor field effect transistors (pMOSFETs) with a compressively strained $Si_{0.8}Ge_{0.2}$ channel. Because of enhanced hole mobility in the $Si_{0.8}Ge_{0.2}$ buried layer, the $Si_{0.8}Ge_{0.2}$ pMOSFET showed improved DC and RF characteristics. We demonstrate that the 1/f noise in the $Si_{0.8}Ge_{0.2}$ pMOSFET was much lower than that in the all-Si counterpart, regardless of gate-oxide degradation by electrical stress. These results suggest that the $Si_{0.8}Ge_{0.2}$ pMOSFET is suitable for RF applications that require high speed and low 1/f noise.

  • This paper proposes to design the residential power line communication device using Softwire Protocol, which targets the device with 8bit micro-controller and small-size memory based on low-rate power line communication network or wireless communication network. As a case study, the SCP message specification of air-conditioner that has capability of control and monitoring its status is designed using Softwire Protocol. And, it is described how the device operates sequentially.

Outage Probability of Device-to-Device MIMO Relay Systems with Imperfect Channel Estimation

  • Under an imperfect channel estimation, a Device-to-Device (D2D) communication framework based on MIMO relay technology is presented. The model consists of a D2D pair equipped with M antennas and a relay equipped with N antennas as well as a cellular user equipped with M antennas. The outage probability under different relaying protocols (i.e. AF and DF protocol) with and without considering a direct link was derived. The actual and theoretical outage probability of the five links under different antenna numbers was emulated. The number of user antennas and channel estimation error was analyzed carefully to determine their impact on the outage probability of a system. The simulation verified the theory analyses and the results showed that MIMO relaying improves the D2D communication system performance.

A D2D communication architecture under full control using SDN

  • Device-to-device (D2D) communication is a potential solution to the incessant increase in data traffic on cellular networks. The greatest problem is how to control the interference between D2D users and cellular mobile users, and between D2D users themselves. This paper proposes a solution for this issue by putting the full control privilege in cellular network using the software-defined networking (SDN) concept. A software virtual switch called Open vSwitch and several components are integrated into mobile devices for data forwarding and radio resource mapping, whereas the control functions are executed in the cellular network via a SDN controller. This allows the network to assign radio resources for D2D communication directly, thus reducing interference. This solution also brings out many benefits, including resource efficiency, energy saving, topology flexibility, etc. The advantages and disadvantages of this architecture are analyzed by both a mathematical method and a simple implementation. The result shows that implementation of this solution in the next generation of cellular networks is feasible.

  • This paper begin a new approach in the water-gate control using radio communication. The dissertation is on the controllable device development of water-gate in the remote distance from water-gate trough the transceiver by radio communication. The proposed water-gate control device is simpe in structure, an suitable for implementation of water-gate control in the remote distance. The remote controller water-gate device inspected the up and down motion of water-gate through the LCD displayer, so that it was very safety driving about the surroundings imformation, over loading and position of water-gate, and so on.

  • PRAM switching device by using current pulse modulation was investigated to verify its possibility for 3D architecture. In this work, two phase change materials connected in series having a different crystallization temperature are used. Its structural for different phase change material was evaluated by electrical resistance. We confirmed that Germanium-Antimony-Tellurium (GST) alloy and Germanium- Copper-Tellurium (GCT) alloy material were selected according to crystallization temperature, ${\sim}180^{\circ}C$ for switching and ${\sim}240^{\circ}C$ for memory devices, respectively. From this research, it is expected that phase change switching device could have advantages of process in terms of material similarity and structural simplification.

  • D2D(Device-to-Device) 통신은 이동통신망을 기반으로 동작할 경우 이동통신망의 자원을 재사용함으로써 주파수 자원사용의 효율성을 높일 수 있다. 그러나 D2D 통신 단말(DUE; D2D user equipment)이 이동통신망의 자원을 재사용하는 경우 동일자원을 사용하는 이동통신개체와 DUE 간 및 D2D 통신 쌍 간에 신호 간섭이 발생할 수 있어 이를 고려한 자원할당기법에 대한 연구가 필요하다. 본 논문에서는 다수의 DUE가 이동통신망의 상향링크 자원을 다중으로 재사용할 때 이동통신개체 및 DUE가 달성가능 한 주파수 효율을 고려하여 DUE에게 자원을 할당함으로써 셀 수율을 향상시킬 수 있는 자원할당 기법을 제안한다.

  • In this paper, an efficient structure of device-to-device (D2D) synchronization preamble is proposed to meet the enhanced time and frequency synchronization requirements for D2D communication. D2D communication can be applied not only for the cellular communications, but also unmaned aerial vehicle communications and vehicle-to vehicle communication. The proposed preamble structure is transmitting signals at every odd subcarriers, and empty the other subcarriers to minimize the effect of inter-carrier interference. According to the simulation results, the proposed preamble structure provides improved time offset estimation performance, without degrading frequency offset estimation performance compared to the current LTE D2D preamble.

  • u-Life care device collect body bio formation, and classify and store them in exercise patterns. Afterwards, the devices send the data through bluetooth wireless communication to the smart phones which set Google Android operation system at regular intervals. The information is checked out through application. u-Life care device calculates calories spent a day after monitoring activity quantity with 3-axis acceleration sensor. The device judges the status of health through body data mining and consults tailored exercise treatment. When sending body data, the device sends them in smart phone through Blue Tooth wireless communication at once. So, as a strong point, the device doesn't need mobile gateway or home gateway used for sending to web server information sensed from exercise life care products.

  • The solution way of color difference in display device is using a device profile recorded with color dimension, color properties of each device and is using sRGB color space. The color matching is better sRGB than RGB color space. The sRGB is independent device color space and based on the monitor characteristice. An accurate characterization of the display device is essential for color matching. The calibration and characterization process in display device is needed to transform the device dependent color to the device independent color. The process of characterization performs a linerizaiton and transforms the linearized values into the CIE XYZ tristimulus values. The purposes of this paper is to estimate color reproduction using device profile and to explain the propriety of transformation method using variable.
