1/f Noise Characteristics of Sub-100 nm MOS Transistors

  • We report 1/f noise PSD(Power Spectrum Density) of sub-100 nm MOSFETs as a function of various parameters such as HCS (Hot Carrier Stress), bias condition, temperature, device size and types of MOSFETs. The noise spectra of sub-100 nm devices showed Lorentzian-like noise spectra. We could check roughly the position of a dominant noise source by changing $V_{DS}$. With increasing measurement temperature, the 1/f noise PSD of 50 nm PMOS device decreases, but there is no decrease in the noise of NMOS device. RTN (Random Telegraph Noise) was measured from the device that shows clearly a Lorentzian-like noise spectrum in 1/f noise spectrum.

Preparation of Nano-Sized Indium Oxide Powder by Spray Pyrolysis Process (噴霧熱分解 工程에 의한 인듐 酸化物 나노 粉末 製造)

  • In this study, nano-sized indium oxide powder with the average particle size below 100 nm is prepared from the indium chloride solution by the spray pyrolysis process. The effects of the concentration of raw material solution, the nozzle tip size and the air pressure on the properties of powder were studied. As the indium concentration of the raw material solution increased from 40 g/l to 350 g/l, the average particle size of the powder gradually increased from 20 nm to 60 nm, yet the particle size distribution appeared more irregular, the intensity of a XRD peak increased and specific surface area decreased. As the nozzle tip size increased from 1 nm to 5 nm, the average particle size of the powder increased from 40 nm to 100 nm, the particle size distribution was much more irregular, the intensity of a XRD peak increased and specific surface area decreased. As the air pressure increased from 0.1 kg/cm$^2$ to 0.5 kg/cm$^2$, the average particle size of the powder varies slightly upto 90~100 nm. As the air pressure increased from 1 kg/cm$^2$ to 3 kg/cm$^2$, the average particle size decreased upto 50~60 nm, the intensity of a XRD peak decreased and the specific surface area increased.

Optical Measurement of Blood Oxygen Saturation for Artificial Heart Using Wavelength of 665nm and 805nm (665nm와 805nm의 파장을 이용한 인공심장용 혈중 산소포화도의 광학적 측정)

  • This study describes a non-invasive optical sensor and system in order to obtain oxygen saturation of blood, in-vitro. The sensor contains LED 665nm and 805nm of wavelength for light source and PIN photodiode for light detector in flat pack. The sensor system for measurement of oxygen saturation has breadboarded, including signal amplifier, filter, displayer, A/D converter, microprocessor and memory. Experimental set-up for non-invasive measurement of oxygen saturation in-vitro was done. When the variation of oxygen saturation is compared with that of each wavelength, the variation of 665nm is more than that of 805nm by five times. As oxygen saturation varies from 100% to 60%, and the reflection ratio (R805/R665) is changed linearly. The oxygen saturation in $100%{\sim}60%$ range can be measured with about 5% resolution by the developed sensor, such that if this sensor connects with the main artery and vein, the artificial heart can be controlled rapidly and precisely from measurement of the sensor.

Layer Thickness-dependent Electrical and Optical Properties of Bottom- and Top-emission Organic Light-emitting Diodes

  • We have studied organic layer-thickness dependent electrical and optical properties of bottom- and top-emission devices. Bottom-emission device was made in a structure of ITO(170 nm)/TPD(x nm)/$Alq_3$(y nm)/LiF(0.5 nm)/Al(100 nm), and a top-emission device in a structure of glass/Al(100 nm)/TPD(x nm)/$Alq_3$(y nm)/LiF(0.5 nm)/Al(25 nm). A hole-transport layer of TPD (N,N'-diphenyl-N,N'-di(m-tolyl)-benzidine) was thermally deposited in a range of 35 nm and 65 nm, and an emissive layer of $Alq_3$ (tris-(8-hydroxyquinoline) aluminum) was successively deposited in a range of 50 nm and 100 nm. Thickness ratio between the hole-transport layer and the emissive layer was maintained to be 2:3, and a whole layer thickness was made to be in a range of 85 and 165 nm. From the current density-luminance-voltage characteristics of the bottom-emission devices, a proper thickness of the organic layer (55 nm thick TPD and 85 nm thick $Alq_3$ layer) was able to be determined. From the view-angle dependent emission spectrum of the bottom-emission device, the peak wavelength of the spectrum does not shift as the view angle increases. However, for the top-emission device, there is a blue shift in peak wavelength as the view angle increases when the total layer thickness is thicker than 140 nm. This blue shift is thought to be due to a microcavity effect in organic light-emitting diodes.

Evaluating Effects of Membrane Filter Pore Sizes on Determination of Dissolved Concentrations of Major Elements in Groundwater and Surface Water Near Nakdong River (낙동강변 지하수 및 지표수의 주요원소 용존 농도 결정에 대한 막필터 공극 크기의 영향 분석)

  • Various types of inorganic and organic colloids are present in natural water including groundwater. Previous studies showed that Fe, Mn and Al are colloid-forming elements and dissolved concentrations can be erroneous for these elements if water samples are not properly filtered. Dissolved concentrations of elements including Ca, Na, Mg, K, Fe, Mn, Si and Al in groundwater from alluvial and bedrock aquifers, and surface water near Nakdong River were determined to evaluate effects of colloids on dissolved concentrations in natural water samples using various pore sizes of filters. Groundwater is mostly anoxic and have elevated concentrations of Fe and Mn, which provides a unique opportunity to observe the effects of colloids on dissolved concentrations of colloid-forming elements. Membrane filters with four kinds of pore sizes of 1000 nm, 450 nm, 100 nm, and 15 nm were used for filtration of water samples. Concentrations of dissolved concentrations in each filtrate did not show significant differences from 1000 nm to 100 nm. However, concentrations of all elements considered were decreased in the filtrates obtained using 15 nm pore size filters by 10 to 15% compared to those using 450 nm except for bedrock groundwater. Al in surface water showed a distinct linear decrease with the decrease of filter pore sizes. These results showed that 100 nm pore size had little effect to remove colloidal particles in alluvial groundwater and surface water in our study. In contrast, significant concentration decreases in 15 nm pore size filtrates indicate that the presence of 15 to 100 nm colloidal particles may affect determination of dissolved concentrations of elements in natural water.

Electron Microscopic Study on the Endocrine Cells in the Stomach and Duodenum of the Pond Tortoise(Amyda sinensis) (자라 위 및 십이지장 내분비세포에 관한 전자현미경적 연구)

  • The endocrine cells of the stomach and duodenum of the pond tortoise (Amyda sinensis) have been studied by electron microscopy. At least six types of endocrine cells could be identified in these regions. Type I cells were characterized by having pleomorphic or medium sized granules ($100{\sim}430nm$ in diameter, mean; 290 nm) which were moderate in electron density. Type II cells were characterized by having pleomorphic or medium sized granules ($190{\sim}430nm$ in diameter, mean; 280 nm) which were high in electron density. Type III cells were characterized by having large oval or irregular granules($170{\sim}650nm$, mean: 430 nm) with wide vesicular halo which were high in electron density. Type IV cells were characterized by having round or medium sized granules($140{\sim}370nm$, mean; 240 nm) which were low to moderate in electron density and showed a very thin halo. Type V cells were characterized by having large round or oval granules($300{\sim}600nm$, mean; 410 nm) which were low to moderate in electron density and showed a dense core and a wide clear halo. Microfilaments were also found in the cytoplasm. Type VI cells were characterized by having round and small granules($100{\sim}220nm$, mean; 160 nm) which were low to moderate in electron density and showed a very thin halo or crystalline structure of the contents. Many microfilament bundles were also found in the cytoplasm.

Isolation and Identification of Flavonoids from Corn Silk (옥수수수염에 함유된 Flavonoids의 분리 및 동정)

  • This study was carried out to isolate and characterize the flavonoids present in corn silks. Maysin content in the unpollinated corn silks (Kwangpyeongok) showed its highest level at 3 days after silking, and decreased thereafter, while the content of open pollinated silks were consistently decreased after silking. This result indicates that the maysin content is considerably affected by the pollination of corn silk. Unpollinated corn silks were collected with excising, and ethanol employed to extract flavonoids at common temperature for 9 days. After extraction, chlorophyll, lipids etc. were removed with methylene chloride, then submitted to flash column cartridge ($150{\times}40mm$ i.d.) packed with a preparative $RP-C_{18}$ bulk packing material ($125{\AA}$, $55-105{\mu}m$), and monitored at 352 nm. Four fractions, fraction-I, -II, -III, and -IV, were isolated from ethanolic extract of corn silks. Absorption spectrum of fraction I showed its maximum intensity (${\lambda}_{max}$) at 327 nm and 239 nm, fraction-II showed its maximum intensity at 339 nm and 274 nm, fraction-III showed its maximum intensity at 345 nm and 277 nm, and fraction-IV showed its maximum intensity at 352 nm, 270 nm, 257 nm, respectively. On the baisis of ESI micro-TOF analysis, fraction-I was identified as chlorogenic acid (m/z 355, 3-(3,4-dihydroxycinnamoyl) quinic acid, $C_{16}H_{18}O_9$), fraction-II identified as a mixture of chlorogenic acid and luteolin 3'-methyl ether 7-glucuronosyl-($1{\rightarrow}2$)-glucuronide (m/z 653, $C_{28}H_{28}O_{18}$), fraction-III identified as a mixture of chlorogenic acid luteolin 7-O-neohesperidoside (m/z 595, $C_{27}H_{30}O_{15}$), and luteolin 3'-methyl ether 7-glucuronosyl-($1{\rightarrow}2$)-glucuronide, and fraction-IV identified as maysin (m/z 577, 2"-O-${\alpha}$-L-rhamnosyl-6-C-(6-deoxy-xylohexose-4-ulosyl)luteolin, $C_{27}H_{28}O_{14}$), respectively. From the ethanolic extract of corn silks, fraction-I was obtained about 35 mg/100 g F.W., fraction-II was about 48 mg/100 g F.W., fraction-III was about 46 mg/100 g F.W., and fraction-IV was about 138 mg/100 g F.W., respectively.

The effect of annealing temperature and Ta layer on the electric conductivity of Au thin film deposited by the magnetron sputtering (마그네트론 스퍼터링법으로 증착한 Au 박막의 전기전도특성에 미치는 열처리 온도와 Ta 삽입층의 영향)

  • We fabricated thin films of Au and Ta/Au with thicknesses of 30 nm and 5 nm/30nm, respectively on Si(100) or Si(111) substrates using a dc magnetron sputtering system. Grain sizes, roughness and conductivity for Au thin films are measured as a function of the annealing temperatures. We observed that the grain size of samples enlarged and the surface became rougher with increasing annealing temperature. The grain size and roughness were improved in the structure of Si/Ta/Au than Si/Au. Furthermore, the Si(100) substrate was more effective for decreasing the resistance for Ta/Au system than Si(111) substrate. We confirm that by inserting a Ta buffer layer in Si(100)/Au, surface roughness was reduced and by adjusting the annealing temperature the grain size were enlarged. Consequently, the Au thin-film has improved conductivity.

  • The fluorescence intensities of europium and samarium can be greatly enhanced in the presence 2-thenoyltrifluoroacetone(TTA), n-octanol and Triton X-100 in aqueous solution of pH 7. It was also found that the fluorescence intensity can be greatly increased by the addition of excess of $La^{3+}$. The excitation and emission wavelengths of europium and samarium were 345 nm, 380 nm and 617 nm, 567 nm, respectively. The fluorescence intensity was a linear function of the concentration of europium and samarium in the range TEX>$1{\times}10^{-7}∼1{\tiems}10^{-9}\;M,\;1{\tiems}10^{-5}∼1{\times}10^{-7}\;M$, respectively, and the detection limits were 1$1{\times}10^{-11}\;M$ for europium and $1{\times}10^{-8}\;M$ for samarium and the luminescence mechanism of the system is discussed.

Fabrication of High Aspect Ratio 100nm-scale Nickel Stamper Using E-beam Lithography for the Injection molding of Nano Grating Patterns (전자빔과 무반사층이 없는 크롬 마스크를 이용한 나노그레이팅 사출성형용 고종횡비 100nm 급 니켈 스템퍼의 제작)

  • We present high aspect ratio 100nm-scale nickel stamper using e-beam lithography process and Cr/Qz mask for the injection molding process of nano grating patterns. Conventional photolithography blank mask (CrON/Cr/Qz) consists of quartz substrate, Cr layer of UV protection and CrON of anti-reflection layer. We have used Cr/Qz blank mask without anti-reflection layer of CrON which is non-conductive material and ebeam lithography process in order to simplify the nickel electroplating process. In nickel electroplating process, we have used Cr layer of UV protection as seed layer of nickel electroplating. Fabrication conditions of photolithography mask using e-beam lithography are optimized with respect to CrON/Cr/Qz blank mask. In this paper, we have optimized e-beam lithography process using Cr/Qz blank mask and fabricated nickel stamper using Cr seed layer. CrON/Cr/Qz blank mask and Cr/Qz blank mask require optimal e-beam dosage of $10.0{\mu}C/cm^2$ and $8.5{\mu}C/cm^2$, respectively. Finally, we have fabricated $116nm{\pm}6nm-width$ and $240nm{\pm}20nm-height$ nickel grating stamper for the injection molding pattern.
