This study evaluated the effect 3 types of conditioning (Untreated, Impeller, Roller) and the number of times for tedding (rake-teder) performed in one day on the drying rate of tall fescure hay. The experiment was performed at The forage site of Cheonan-si seongwhan-eup National Institute of Animal Sciencee. It took 3 days to make tall fescue hay. The Impeller and Roller conditioning types shortened the haymaking period by 1 day compared to untreated hay. Impeller and roller samples had less than 20% of water content by the $23^{rd}-day$ at 13 o'clock. Tedding frequency failed to affect haymaking. There was no correlation between the three types of conditioning or tedding frequency and acid digestible fiber (ADF), neutral detergent fiber (NDF), total digestible nutrients (TDF), crude protein (CP), or relative feed value (RFV) in tall fescue hay. CP was 12.5~12.9% for the three types of conditioner with 1 or 2 times of tedding a day, Threrfore, conditioner types and gedding frequency had no significant effect on CP.

Chemical Mechanical Polishing (CMP) has become an essential step in the overall semiconductor wafer fabrication technology. In general, CMP is a surface planarization method in which a silicon wafer is rotated against a polishing pad in the presence of slurry under pressure. The polishing pad, generally a polyurethane-based material, consists of polymeric foam cell walls, which aid in removal of the reaction products at the wafer interface. It has been found that the material removal rate of any polishing pad decreases due to the so-called 'pad glazing' after several wafer lots have been processed. Therefore, the pad restoration and conditioning has become essential in CMP processes to keep the urethane polishing pad at the proper friction coefficient and to allow effective slurry transport to the wafer surface. Diamond pad conditioner employs a single layer of brazed bonded diamond crystals. Due to the corrosive nature of the polishing slurry required in low pH metal CMP such as copper, it is essential to minimize the possibility of chemical interaction between very low pH slurry (pH <2) and the bond alloy. In this paper, we report an exceptional protective coated conditioner for in-situ pad conditioning in low pH Cu CMP process. The protective Cr-coated conditioner has been tested in slurry with pH levels as low as 1.5 without bond degradation.

Chemical Mechanical Planarization(CMP) has been accepted as the most effective processes for ultra large scale integrated (ULSI) chip manufacturing. However, as the polishing process continues, pad pores get to be glazed by polishing residues, which hinder the supply of new slurry. And pad surface is ununiformly deformed as real contact distance. These defects make material removal rate(MRR) decrease with a number of polishied wafer. Also the desired within-chip planarity, within wafer non-uniformity(WIWNU) and wafer to wafer non-uniformity(WTWNU) arc unable to be achieved. So, pad conditioning in CMP Process is essential to overcome these defects. The eletroplated or brazed diamond conditioner is used as the conventional conditioning. And. allumina long fiber, the jet power of high pressure deionized water, vacuum compression. ultrasonic conditioner aided by cavitation effect and ceramic plate conditioner are once used or under investigation. But. these methods arc not sufficient for ununiformly deformed pad surface and the limits of conditioning effect. So this paper focuses on the characteristics of diamond conditioner which reopens glazed pores and removes ununiformly deformed pad away.

Recently, CMP (Chemical Mechanical Polishing) is one of very important processing in semiconductor technology because of large integration and application of design role. CMP is a planarization process of wafer surface using the chemical and mechanical reactions. One of the most important components of the CMP system is the polishing pad. During the CMP process, the pad itself becomes smoother and glazing. Therefore it is necessary to have a pad conditioning process to refresh the pad surface, to remove slurry debris and to supply the fresh slurry on the surface. A diamond disk use during the pad conditioning. There are diamonds on the surface of diamond disk to remove slurry debris and to polish pad surface slightly, so density, shape and size of diamond are very important factors. In. this study, we characterized diamond disk with 9 kinds of sample.
Chemical mechanical planarization (CMP) is an essential process for ensuring high integration when manufacturing semiconductor devices. CMP mainly requires the use of polyurethane-based polishing pads as an ultraprecise process to achieve mechanical material removal and the required chemical reactions. A diamond disk performs pad conditioning to remove processing residues on the pad surface and maintain sufficient surface roughness during CMP. However, the diamond grits attached to the disk cause uneven wear of the pad, leading to the poor uniformity of material removal during CMP. This study investigates the pad wear rate profile according to the swing motion of the conditioner during swing-arm-type CMP conditioning using deep learning. During conditioning, the motion of the swing arm is independently controlled in eight zones of the same pad radius. The experiment includes six swingmotion conditions to obtain actual data on the pad wear rate profile, and deep learning learns the pad wear rate profile obtained in the experiment. The absolute average error rate between the experimental values and learning results is 0.01%. This finding confirms that the experimental results can be well represented by learning. Pad wear rate profile prediction using the learning results reveals good agreement between the predicted and experimental values.

반도체 device의 성능을 향상시키기 위하여 패턴은 더욱 더 고 집적화 되고 배선 또한 다층배선 구조를 가지게 되었으며 요구되는 선폭 또한 더욱 미세화 되어 CMP 공정이 도입되게 되었다. 이러한 CMP 공정에 사용되는 소모품으로는 크게 세 가지의 중요한 부분으로 나눌 수 있다. 그것은 slurry와 pad, conditioner이다. 그중에 pad conditioning 공정은 CMP 공정시 pad의 마모에 따라 감소하는 removal rate(RR)값을 회복시키기 위한 공정으로 마모된 pad의 표면을 활성화 시켜주는 중요한 공정이다. 하지만 pad conditioning 공정을 장시간 진행하게 되면 conditioner 표면에 오염물이 발생하게 되며, 오염물로 인하여 wafer표면에 scratch 및 defect을 발생시키는 원인이 될 수 있다. 이러한 문제점을 보완하기 위하여 conditioner의 표면을 변화시켜 공정중의 오염이 발생하지 않도록 하는 것이 중요하다. 본 논문에서는 oxide CMP 실험을 통하여 conditioner표면에 오염물이 발생함을 확인하였으며 energy dispersive spectroscopy(EDS) 분석을 통하여 주오염물의 성분이 oxide slurry중 silica임을 확인하였다. Conditioner의 표면을 소수성으로 만들기 위하여 self assembled monolayer(SAM) 방법을 이용하여 표면에 코팅을 하였으며, 소수성 박막이 코팅된 conditioner와 코팅되지 않은 conditioner의 비교 실험을 통하여 오염 정도를 비교하였다.

This paper is related to a new solar power conditioner for a built-in step-up chopper function. In the first step-up chopper proposed solar PV power conditioner for mutually connected in series with the input voltage of the bypass diodes are respectively connected to the positive terminal should install the mutual boosting chopper diode connected in series with the boost chopper switching element between the two power supply and at the same time the first and the second was connected to a second diode and a resonance inductor and a snubber capacitor in series with each other. And the common connection point between the bypass diode and the step-up chopper and the step-up chopper diode common connection point of the switching elements of the input voltage was set to the boost inductor for storing energy. In addition, between the step-up chopper and the step-up chopper diode and a switching element of a joint connection point of the first auxiliary diode and the second common connection point of the auxiliary diode was provided, the resonance capacitor. Between the step-up chopper and the step-up chopper diode and a switching element of a joint connection point and the common connection point of the resonance inductor snubber capacitor and connecting the third secondary diode, between two power supply lines is characterized by configuring the DC link capacitor bus lines in parallel. Therefore, it is possible to suppress the switching loss through, DC link bus lines, as well as there could seek miniaturization and weight reduction of the power conditioner itself by using a common capacitor of the non-polar non-polar electrolytic capacitor having a capacitor, the service life of the circuit can be extended and it is possible to greatly reduce the loss can be greatly improve the reliability of the product and the operation of the product itself.

CMP가 1980년 IBM에 의해 반도체 웨이퍼의 표면 연마를 위해 적용된 후, 많은 연구 개발의 노력으로 반도체 집적회로의 제조 공정에서 필수 핵심기술이 되었으나, 소모자재(연마패드, 탄성지지대, 슬러리, 패드 컨디셔너)의 비용이 CMP 공정 비용의 70% 이상을 차지하는 등 제조단가가 높다는 단점을 극복할 수가 없었다. 특히, 고가의 슬러리가 차지하는 비중이 40% 이상을 넘고 있어, 슬러리 원액의 소모량을 줄이기 위한 연구들이 현재 활발히 연구 중이다. 슬러리의 변수로는 연마입자의 종류 및 특성, 용액의 pH, 연마입자의 슬러리내 안정성 등이 있다. 슬러리내 연마입자는 연마량과 균일도 측면에서 밀접한 관계를 가지고 있다. 또한, 연마제의 영향에 따라 연마율의 차이 즉, CMP 특성의 변화를 보이고 있기 때문에 투입량 또한 최적화가 필요하다. 본 연구에서는 새로운 연마제의 특성을 알아보기 위해 탈이온수(de-ionized water; DIW)에 $CeO_2,\;MnO_2,\;ZrO_2$ 등을 첨가한 후 분산시간에 따른 연마 특성과 atomic force microscopy (AFM)분석을 통해 표면 거칠기를 비교 분석하였다. 그리고, 세 가지 종류의 연마제를 각각 1wt%, 3wt%, 5wt% 첨가하여 산화막에 대한 CMP 특성을 알아본 후, scanning electron microscopy (SEM) 측정과 입도 분석을 통해 그 가능성을 알아보았다.

최근 환경규제가 강화되면서 친환경적인 전력생산 요구 등의 외부환경 변화에 따른 우리나라의 전력구조가 기존의 중압 집중형 발전을 탈피한 분산전원 발전에 대한 관심이 증대되고 있는 실정이다. 특히, 분산전원으로서의 전력생산은 공급의 안전성, 경쟁력 및 에너지의 지속성 등이 요구되어지는데, 재생에너지가 가지고 있는 에너지 지속성의 한계 및 설치의 제약성을 탈피할 수 있는 시스템으로 현재 연료전지시스템이 가장 근접해 있는 실정이다. 즉, 도시가스 인프라가 우수하고 인구조밀 지역이 많은 우리나라의 특성상 각 가정 및 건물에 쉽게 설치하고 공급의 안전성을 갖는 건물용 연료전지는 최근 가장 각광받고 있는 분산전원 시스템 중의 하나이다. 올해부터 모니터링사업의 일환으로 수용가에 설치 될 연료전지 시스템이 얼마나 안정적으로 전기와 열을 각 가정에 공급하고 시스템의 안전성을 확보하는 가는 건물용 연료전지의 분산전원으로서의 가능성 및 국민의 수용성을 증대시키는 중요한 역할을 할 것이다. 연료전지시스템은 상용전력과 연계되어 있기 때문에 시스템의 안정성 뿐만 아니라 상용전력의 변화에 대응하여 안정적인 운전을 하는지에 대한 평가가 필수적이다. 이에 따라 본 연구에서는 가정용 연료전지시스템의 성능 및 안전성평가의 일환으로 계통연계형 전력변환장치의 성능 및 안전성을 평가 하고자 한다. 연료전지 검사를 위한 계통연계형 전력변환장치의 시험평가 항목으로는 크게 정상특성성능시험, 보호기능성능시험, 과도응답특성성능시험 및 외부사고성능시험 등으로 나뉘어진다. 본 연구에서는 외부사고 성능시험 항목들인 출력측 단락시험, 계통전압 순간정전?순간강하시험 및 부하차단 시험 등을 통하여 외부사고에 대한 성능 및 안전성을 평가하였다. 외부사고 성능시험의 주 목적은 시스템의 이상 운전이 아니라 외부의 영향에 따른 시스템의 안전성 및 전력품질을 평가한다. 출력측 단락시험을 수행하기 위해서 전력변환장치를 정격 출력 전압, 정격 출력 주파수 및 정격 출력에서 운전한 후, 교류 전원장치는 단락 전류를 검출하여, 사고 발생 후 0.3초 이내에 개방하도록 설정하였다. 여기서, 단락 저항 Rsc를 정격 전류의 10배 이상에 해당하는 부하와 같은 값으로 설정하였다. 스위치 SWSC를 폐로하여 단락 상태를 만들며, 이 때 전력변환장치의 출력전류와 차단 또는 정지 시간을 측정하였다. 실험 결과에 대한 판정기준은 단락전류를 검출하여 0.5초 이내에 개폐기 개방 또는 게이트 블록 기능이 동작하여 시스템을 안정하게 정지시키고 시스템 어떤 부위에도 손상이 없어야 한다. 실험 결과 파워컨디셔너의 출력전류 및 차단 또는 정지된시간이 40ms로 나타났고, 출력전류의 파형도 매우 안정함을 볼 수 있었다. 이와 같이 모든 실험을 수행한 결과 외부사고에 대하여 시스템이 안전하게 정지하는 등 연료전지 시스템의 안전성을 확인하였다.
