Optical Gain of AIGaN/GaN DH at Room-Temperature (실온에서 AIGaN/GaN DH의 광학이득)

  • Wide gap 반도체 중 하나인 GaN 에너지갭이 실온에서 3.4eV 이고 직접천이형 에너지대 구조를 가지므로 청색 및 자외영역의 파장을 발광하는 발광다이오드와 바도체 레이저 다이오드의 제작에유용한 재료이다. GaN계 III족 질화물반도체가 다파장용 광원으로서 유망함을 보인 것은 1970년대 초방의기초적 연구이다. 이로부터 약 25년이 경고한 현재 청색발광다이오드가 실용화당계에 이르게 되었지만 아직까지 전류주입에 의한 레이저발진은 보고되고있지 않다. 이 논문에서는 ALGaN/GaN이중이종접합(DH) 구조의 광여기에 의한 유도방출과 광학적 이득을 측정하므로서 전류주입에의한 레이저발진의 가능성을 조사하였다. 유기금속기상에피텍셜(MOVPE)법으로 성장한 ALGaN/GaN DH구조의 표면에 수직으로 펄스발진 질소레이저(파장:337.1nm, 주기:10Hz, 폭: 8nsec) 빔의 공출력밀도를 변화시키어 조사하고 시료의단면 혹은 표면으로부터 방출되는 광 스펙트럼을 측정하였다. 입상광밀도가 증가함에 따라 자연방출에 의한 발광피크보다 낮은 에너지에서 발광강도가 큰 유도방출에 의한 피크가 370nm의 파장에서 현저하게 나타났으며 실온에서 유동방출에 필요한 입사공밀도의 임계치는 약 89㎾/$\textrm{cm}^2$이었다. 이는 GaN 단독층에 대한 유동방출의 임계치 700㎾/$\textrm{cm}^2$ 에 비하여 약 1/8정도 낮은 것이며, 이를 전류밀도로 환산하면 약 27㎄/$\textrm{cm}^2$ 정도로서 전류주입에 의하여서도 레이저발진을 실현할 수 있는 현실적인 값이다. 한편 광여기 방법으로 측정한 광학적 이득은 입사광의 밀도가 각각 100㎾/$\textrm{cm}^2$과 200㎾/$\textrm{cm}^2$일 때 34$cm^{-1}$ / 과 160 $cm^{-1}$ / 이었다. 이와 같은 결과는 GaN의밴드단 부근의 파장영역에서 AIGaN 흔정의 굴절율이 GaN의 굴절율보다 작으므로 DH구조의 채택의 의한 광의 몰입이 가능하여 임계치가 저하된 것으로 여겨진다. 또한 광학적 이득의 존재는 이 구조에 의한 극단파장 반도체 레이저다이오드의 실현 가능성을 나타내는 것이다.

Velocity Profiles and Entrance Length of Transitional Oscillatory Flows in the Entrance Region of a Square Duct (정(正)4각(角)덕트 입구영역(入口領域)에서 천이(遷移) 진동유동(振動流動)의 입구(入口)길이와 속도분포(速度分布))

  • The flow characteristics of the transitional oscillatory flows are investigated analytically and experimentally in the entrance region of a square duct. The systems of conservation equations are analytically solved by linearizing the non-linear convective terms for the developing transitional oscillatory flows in a square duct. The analytical solutions are obtained in the form of infinite series for the velocity profiles. The experimental study for the air flow in a square duct is carried out to measure the velocity profiles and waveforms by using a hot-wire anemometer with the data acquisition and processing systems. The theoretical and experimental results provide the major characteristics of the developing transitional oscillatory flows, such as velocity profiles, velocity waveforms, and entrance length. The velocity profiles in the decelerating phase are larger than those in the accelerating phase for the developing transitional oscillatory flows. The correlations of the entrance length of the transitional oscillatory flows in a square duct are found to be $Le/Dh=K{\cdot}Re_{os}/2({\omega}^+)^2$, where K is 1.23 of an experimental constant.

A Study on Entrance Length of Developing Transitional Steady Flows in a Square Duct (4각 덕트의 입구영역에서 천이 정상유동의 입구길이에 관한 연구)

  • In the present study, the entrance length, velocity profiles and waveforms of developing transitional steady flows in a square duct are investigated analytically and experimentally. The systems of conservation equations for transitional steady duct flows are solved analytically by linearizing non-linear convective terms and adoption of modified eddy viscosity from empirical correlations. Analytical solutions of velocity profiles for developing transitional steady flow were obtained in the form of infinite series. The experimental study for transitional steady flow in a square duct with $40mm{\times}40mm{\times}4000mm$($width{\times}height{\times}length$) was carried out to measure velocity profiles and other parameters by using a hot-wire anemometer with data acquisition and processing system. The entrance length of developing transitional steady flows in a square duct was $L_e{\fallingdotseq}0.02{\cdot}Re,st{\cdot}D_h$, and the overshoot was occured at about 30 times of hydraulic diameter because of the effect of external velocity of boundary layer and instantaneous acceleration.

Influence of a isolator in supersonic nozzle on thermal choking (초음속 노즐의 분리부가 열폐색에 미치는 영향)

  • This study presents numerical solutions of the two-dimensional Navier-Stokes equations for supersonic unsteady flow in a convergent-divergent nozzle with a isolator. The TVD scheme in generalized coordinates is employed in order to calculate the moving shock waves caused by thermal choking. We discuss on transient characteristics, unstart phenomena, fluctuations of specific thrust caused by thermal choking and effects of isolator. The adverse pressure gradient caused by heat addition brings about separation of the wall boundary layers and formation of the oblique shock wave that proceed to upstream. The proceeding speed of the oblique shock wave to upstream direction for the convergent-divergent nozzle with isolator is lower than that for the nozzle without isolator.

  • A numerical procedure for determining the airfoil shape that maximizes the lift is presented. The structure of the flow field is calculated by iteratively coupling potential flow and boundary analysis using the viscous-inviscid interaction method. The potential flow field is obtained by the vortex panel method and boundary layer flow is analyzed by means of integral approximation method which is capable of handling the laminar, transition and turbulent flow regimes. As the result of this study, it is found that the calculated flow regimes have good agreement with the existing experimented data. Davidon-Fletcher-Powell method and Augmented Lagrange Multiplier method are used for the optimal techniques. NACA 23012, NACA 65-3-21, NACA 64-2-415, NACA 64-2-A215 airfoils are used for determining the optimal airfoil shapes as a basic and compensate airfoils. Optimal design showed that the lift coefficients are increased by 17.4% at M$_{0}$=0.2 and 29% at M$_{0}$=0.3, compared with those of basic airfoil.oil.

Thermal-Hydraulic Analysis and Parametric Study on the Spent Fuel Pool Storage (기사용 핵연료 저장조에 대한 열수력 해석 및 관련 인자의 영향 평가)

  • The objective of this study is to conduct a thermal-hydraulic analysis on the spent fuel pool and to evaluate a parametric effect for the thermal-hydraulic analysis of spent fuel pool. The selected parameters are the Reynolds Number and the gap flow through the oater gap between fuel cell and fuel bundle. The simplified flow network for a path of fuel cells is used to analyze the natural circulation phenomenon. In the flow network analysis, the pressure drop for each assembly from the entrance of the fuel rack to the exit of the fuel assembly is balanced by the driving head due to the density difference between the pool fluid and the average fluid in each spent fuel assembly. The governing equations ore developed using this relation. But, since the parameters(flow rate, pressure loss coefficient, decay heat, density)are coupled each other, iteration method is used to obtain the solution. For the analysis of the YGN 3&4 spent fuel rack, 12 channels are considered and the inputs such as decay heat and pressure loss coefficient are determined conservatively. The results show the thermal-hydraulic characteristics(void fraction, density, boiling height)of the YGN 3&4 spent fuel rack. There occurs small amount of boiling in the cells. Fuel cladding temperature is lower than 343.3$^{\circ}C$. The evaluation of parametric effect indicates that flow resistances by geometric effect are very sensitive to Reynolds number in the transition region and the gap flow is negligible because of the larger flow resistance in the gap flow path than in the fuel bundle.

  • Film flows applied to shell-and-tube heat exchangers in various industrial fields have been studied for a long time. One boundary of the film flow interfaces with a fixed wall, and the other boundary interfaces with a gaseous region. Thus, the flows become so unstable that wavy behaviors are generated on free surfaces as the film Reynolds number increases. First, high-amplitude solitary waves are detected in a low Reynolds number laminar region; then, the waves transit to a low-amplitude, high frequency ripple in a turbulent region. Film thickness is the most significant factor governing heat transfer. Since the wave accompanied in the film flow results in temporal and spatial variations in film thickness, it can be of importance for numerically predicting the film's wavy behavior. In this study, various turbulent models are applied for predicting low-amplitude ripple flows in turbulent regions. The results are compared with existing experimental results, and finally, the applied turbulent models are appraised in from the viewpoint of wavy behaviors.

Starting Transients in Dual-Mode Scramjet Engine (이중 모드 스트램제트 엔진의 시동 천이 과정)

  • A high-resolution numerical study is carried out to investigate the transient process of the combustion and the shock-train developments in an ethylene-fueled direct-connect dual-mode scramjet combustor. Following the fuel injection, air-throttling is applied at the expansion part of the combustor to provide mass addition to block the flow to subsonic speed. The ignition occurs several ms later when the fuel and air are mixed sufficiently. The pressure build up by the combustion leads to the shock train formation in the isolator section that advances to the exit of the intake nozzle. Then, the air-throttling is deactivated and the exhaust process begins and the situation before the air-throttling is restored. Present simulation shows the detailed processes in the dual-mode scramjet combustor for better understanding of the operation regimes and characteristics.

An evaluation of wall functions for RANS computation of turbulent flows (난류 흐름의 RANS 수치모의를 위한 벽함수 성능 평가)

  • The most common approach for computing engineering flow problems at high Reynolds number is still the Reynolds-averaged Navier-Stokes (RANS) computations based on turbulence models with wall functions. The recently developed generalized wall functions blending between the wall-limiting viscous and the outer logarithmic relations ensure a smooth transition of flow quantities across two regions. The performances and convergence properties of widely used turbulence models with wall functions that are applicable for turbulence kinetic energy (TKE), turbulent and specific dissipation rates, and eddy viscosity are presented through a series of near wall flow simulations. The present results show that RNG k-𝜖 model should be carefully applied with small tolerance to get the stable solution when the first grid lies in the buffer layer. The standard k-𝜖 and RNG k-𝜖 models are not sensitive to the selection of wall functions for both TKE and eddy viscosity, while the k-ω SST model should be applied together with kL-wall function for TKE and nutUB-wall functions for eddy viscosity to ensure accurate and stable boundary conditions. The applications to a backward-facing step flow at Re=155,000 reveal that the reattachment length is reasonably well predicted on appropriately refined mesh by all turbulence models, except the standard k-𝜖 model which about 13% underestimates the reattachment length regardless of the grid refinement.

Impacts on Water Quality to an Artificial Lake Due to Sudden Disturbance of Sediments (급격한 저니토 교란이 인공 하구호 수질에 미치는 영향)

  • This study aims to figure out water quality impacts due to sudden disturbances of sediments during dike construction in land reclamation for the northern part of the Siwhaho Lake where heavily deteriorated settlements from upstream loadings are outstanding. We exploit a 3-D water quality model CE-QUAL-ICM combined with a hydrodynamic model TIDE3D. Simulations are done accounting water-sediment interaction in a 4-$\sigma$ layers. Long-term simulation for 1-year shows that bottom layers around the disturbance location are only affected and marks very high concentration. Complete vertical mixing appears at least 5km apart to downward due to complex effects of geometry, bathymetry and river inflows. It should be addressed that existing condition of the Siwhaho Lake stands for high concentration of COD and TP in winter and spring due to relatively high incoming loadings, however the effect of sediment disturbances yields reverse phenomena, i.e., impacts of dike construction arise greatly in summer and fall. Refined grid system consisting of 150m${\times}$150m rectangular grid, which is doubled system compared to previous study (Suh et al.,2002), gives affordable results by reducing flux differences through a cell especially in front of gate.
