  • 반도체 디바이스의 발전은 높은 직접화 및 동작 속도를 추구하고 있으며, 이를 위해서 MOSFET의 scale down시 발생되는 문제를 해결해야만 한다. 특히, Channel이 짧아짐으로써 발생하는 device의 열화현상으로 동작전압의 조절이 어려워 짐을 해결해야만 하며, gate oxide 두께를 줄임으로써 억제할 수 있다고 알려져 왔다. 현재, gate oxide으로 사용되고 있는 SiO2박막은 비정질로써 ~8.7 eV의 높은 band gap과 Si기판 위에서 성장이 용이하며 안정하다는 장점이 있으나, 두께가 1.6 nm 이하로 얇아질 경우 전자의 direct Tunneling에 의한 leakage current 증가와 gate impurity인 Boron의 channel로의 확산, 그리고 poly Si gate의 depletion effect[1,2] 등의 문제점으로 더 이상 사용할 수 없게 된다. 2001년 ITRS에 의하면 ASIC제품의 경우 2004년부터 0.9~l.4 nm 이하의 EOT가 요구된다고 발표하였다. 따라서, gate oxide의 물리적인 두께를 증가시켜 전자의 Tunneling을 억제하는 동시에 유전막에 걸리는 capacitance를 크게 할 수 있다는 측면에서 high-k 재료를 적용하기 위한 연구가 진행되고 있다[3]. High-k 재료로 가능성 있는 절연체들로는 A1₂O₃, Y₂O₃, CeO₂, Ta₂O, TiO₂, HfO₂, ZrO₂,STO 그리고 BST등이 있으며, 이들 재료 중 gate oxide에 적용하기 위해 크게 두 가지 측면에서 고려해야 하는데, 첫째, Si과 열역학적으로 안정하여 후속 열처리 공정에서 계면층 형성을 배제하여야 하며 둘째, 일반적으로 high-k 재료들은 유전상수에 반비례하는 band gap을 갖는 것으로 알려줘 있는데 이 Barrier Height에 지수적으로 의존하는 leakage current때문에 절연체의 band gap이 낮아서는 안 된다는 점이다. 최근 20이상의 유전상수와 ~5 eV 이상의 Band Gap을 가지며 Si기판과 열역학적으로 안정한 ZrO₂[4], HfiO₂[5]가 관심을 끌고 있다. HfO₂은 ~30의 고유전상수, ~5.7 eV의 높은 band gap, 실리콘 기판과의 열역학적 안전성 그리고 poly-Si와 호환성등의 장점으로 최근 많이 연구가 진행되고 있다. 또한, Hf은 SiO₂를 환원시켜 HfO₂가 될 수 있으며, 다른 silicide와 다르게 Hf silicide는 쉽게 산화될 수 있는 점이 보고되고 있다.

X-선에 의한 가공용 감자 내부 결함 특성 분석

  • 감자는 전세계 대부분의 국가에서 재배되고 있는 세계 4대 주곡 작물인 동시에 스낵류 시장에서도 중요한 부분을 차지하고 있다. 우리나라의 감자 가공산업은 1990년대 초부터 활기를 띠기 시작여하 현재 2,000억불의 매출을 달성하고 있다. 이중 우리나라 농민이 직접 생산한 감자를 원료로 사용하는 천연칩 감자 가공산업은 매출액을 기준으로 144억 (1997년)에서 700억 (2001년)으로 과거 10년 동안 괄목할 만한 성장을 하였다. 우리나라의 연간 감자 칩 원료용 가공용 감자 소요량은 총 51,600톤 (2002 년)으로 그중 40,600톤은 국내생산량으로 충당하고 나머지는 냉동감자를 수입하여 처리하고 있다. 가공원료용 감자는 괴경의 크기나 모양과 같은 외부품질과 환원당이나 고형분 함량과 같은 내부품질이 좋아야 한다. 하지만 가공용 감자의 내·외부품질이 좋게 판정되어도 내부갈색반점이나 중심공동과 같은 괴경 생리장해가 발생하면 원료용 감자로서의 상품 가치가 상실된다. 국내 칩 가공원료용 감자는 봄재배에서는 약 5 ∼ 7 %, 여름재배에서는 10 ∼ 15 %의 괴경 생리장해가 발생되고 있다. 현재 위와 같은 생리장해는 가공공장에서 감자를 잘라서 골라내거나 감자 칩을 만든 후 제거하는 방법을 쓰고 있다. 이에 감자를 수확 후 감자칩으로 가공하기 전에 생리장해가 발생한 감자를 제거하여 생산 공정에서의 불필요한 가공을 줄일 수 있는 방법이 개발되어야 할 필요성이 증대되고 있다. 최근, 농산물의 비파괴적 품질 평가와 선별에 있어서 가장 실용적이고 성공적인 기술 중의 하나는 농산물의 광학적 성질을 이용한 전기-광학 기술이다. 그중 X-선과 같이 파장이 짧은 방사 에너지는 대부분의 농산물을 투과하여 내부의 질량 밀도의 변화와 상관관계를 갖는 품질 인자를 비파괴적으로 평가하는데 적합하나 아직 국내에선 X-선을 이용한 가공용 감자의 내부 결함특성에 대한 연구는 이뤄지지 않고 있다. 이에 본 연구에서는 가공용 감자의 내부결함 특성중 하나인 내부동공의 X-선에 의한 특성을 본 연구소에 있는 X-선 발생장비로 측정해 보고 비파괴적인 방법으로 실시간 가능성을 시험하였다. 감자는 수원 농산물 도매시장에서 2003년산 가공용 감자 (품종:선농)를 구매하여 사용하였다. 감자내 내부동공은 35 ∼ 40 kV와 5.25 mA값으로 발생된 X-선에 의해 잘 검출되는 것으로 나타나, 현장에서 충분히 활용가능 할 것으로 판단되었다. 금후, 실시간으로 내부동공을 검출할 수 있는 시스템을 개발할 계획이다.

Maillard Browning Reaction and Antioxidant Activity of Red Ginseng Stored for Long Periods (장기 저장 홍삼의 마이야르 갈색화반응과 항산화효과 특성)

  • Samples of Red Ginseng, which had been. manufactured and packaged by the ' Korean Monopoly Corporation, were stored under ambient temperatures and humidities (12-$28^{\circ}C$ and 55-68 percent) during one to nine years to examine their browning reaction and antioxidant activity. The brown-color intensity of the Red Ginseng samples increased significantly according to increasing storage period. The pH of the aqueous extracts of the samples also increased slightly during the storage, The former seemed to indicate that extensive browning reactions had taken place in the samples during the long storage, The browning reactions seem to be due to mutual reactions of by-products in the final stage rather than to reactions between free amino acids and free sugars in the initial stage of the maillard browning reactions during the storage. The reducing powers of aqueous and ethanol extracts and antioxidant activity of ethyl acetate extracts of the Red Ginseng samples increased with increasing storage time, The increase in the reducing power and antioxidant activity appeared to be directly attributable to the increased amounts of nonenzymatic browning reaction products formed progressively during the long storage periods.

  • Direct electrochemical preparation of periodate from iodide $(I^-{\to}{IO_4}^-)$ was investigated using a none-diaphragm cell and lead dioxide anode. The direct electrolytic conditions were combinations of the respectively results on the processes of iodate from iodide$(I^-{\to}{IO_3}^-)$, and periodate from iodate$({IO_3}^-{\to}{IO_4}^-)$ which were reported by the author, previously. The optimum condition was achieved when 1.0 M potassium iodide solution containing 0.5 g/l potassium dichromate as an anti-reducing agent was electrolyzed at anodic current density of $15{\AA}/dm^2$ and electrolytic temperature of $60^{\circ}C$. Under such a condition, the current efficiency was found to be 84 % at 98 % conversion of iodide to periodate. The explanation of electrode reaction was also given a consideration based on the polarization curves at lead dioxide anode in various electrolyte solutions.

  • In this study, electrochemical characterizations of PdCu/C catalysts that are synthesized by modified polyol method are investigated. Most of all, amount of ethylene glycol (EG) that is used as main component for catalyst synthesis is mainly modulated to optimize synthetic condition of the PdCu/C catalyst, For evaluations about catalytic activity and performance of direct formic acid fuel cell (DFAFC), half cell and full cell tests are implemented. As a result, when amount of EG is 4M, catalytic activities of the PdCu/C catalyst such as peak current of formic acid oxidation and active surface area are best, while maximum power density of DFAFC using the optimized PdCu/C catalyst is better than that using commercial Pd/C (30 wt%) by 6%. Based on that, PdCu/C catalyst synthesized by modified polyol method plays a critical role in improving (i) catalytic activity for formic acid oxidation and (ii) DFAFC performance by employing as anodic catalyst.

  • In this study, two different methods were studied to prepare Pt-Pd catalysts for direct methanol fuel cells in order to enhance the electrochemical efficiency. The catalysts were compared with simultaneously deposited Pt-Pd and sequentially deposited Pt-Pd. The electrocatalysts contained 20 wt% of metal loading on carbon black and 1 : 2 of Pt : Pd atomic ratio. Electrochemical properties of the catalysts were compared by measuring cyclic voltammetries and average sizes and lattice parameters were measured by transmission electron microscopy images and x-ray diffraction. As a result, sequentially deposited Pt-Pd/C catalysts showed better electrochemical properties than those of simultaneously deposited Pt-Pd/C catalysts.

Effect of Irradiation on the Sterilization of Black Pepper Powder (방사선(放射線) 조사(照射)가 후추가루의 살균(殺菌)에 미치는 영향(影響))

  • Black pepper powder was irradiated at dose of 3,6 and 9 kGy, stored at ambient temperature in order to investigate the effect of irradiation on their microbial sterilization and physicochemical properties. Total and coliform bacteria were sterilized by irradiation up to 9 kGy and 3 kGy, respectively, and they were not grown until the end of storage period. $D_{10}$ value of total bacteria were in the range of 1.39-1.49 kGy. Proximate composition was not significantly changed according to the increase of irradiation dose except slight increase of the reducing sugar. The yield of volatile oil was slightly decreased by the increase of irradiation dose.

Study on the Effect of Alkylamines on Cu Electroplating (구리전해도금에서 알킬아민의 영향 연구)

  • In this study, the effect of alkylamine on copper electroplating was analyzed using cyclic voltammetry. When water-soluble alkylamines were added to the plating solution, the reduction reaction of Cu2+ was inhibited. The inhibition effect of 1,12-diaminododecane has been investigated at various concentrations and conditions of the plating solution. 1,12-diaminododecane was protonated in the acidic plating solution, and therefore, it did not act as a complexing agent for Cu2+. Accordingly, it was confirmed that the inhibiton effect of 1,12-diaminododecane was attributed to adsorption on the Cu surface. The adsorption of 1,12-diaminododecane exhibits two characteristics: (i) protonation and subsequent electrostatic attraction with anions pre-adsorbed on Cu surface, and (ii) direct adsorption on Cu surface via amine functional group. The adsorbed 1,12-diaminododecane caused three-dimensional growth and grain refining, as well as the inhibition effect, during Cu electroplating.

Study for the separation and comparison of azo dyes and their diazo components (아조염료와 디아조 성분의 분리 및 비교에 관한 연구)

  • Well known environmental wastes from dye industry were separated by the micellar electrokinetic capillary chromatography(MECC). These wastes include H-acid modifier and 2-naphthylamine-1,5-disulfonic acid, and are known to be the diazo components of the azo dye. The results of the separation were compared with the result obtained by the HPLC using ion-pairing mechnism. MECC method was also applied to separate a few direct dyes including Direct Blue 2, Direct Blue 6 and Direct Blue 15, and reactive dye such as Reactive Orange 4. Informations about the diazo components of any azo dye could be obtained by comparison of electropherogram of the reduction solution of given dye with those obtained from standard materials such as H-acid, J-acid, ${\gamma}$-acid, orthanilic acid, sulfanilic acid and 2-naphthylamine-1,5-disulfonic acid which are used as diazo components of the typical azo dyes. It has been concluded that MECC and HPLC with ion-pairing mechanism could be successfully applied for the analysis of unknown dyes and their diazo components.
