Ti Source/Drain 전극 접합 특성이 InGaZnO 기반 박막형 트랜지스터 특성에 미치는 영향 연구

  • 본 연구에서는 Titanium (Ti) source/drain 전극 접합이 차세대 비정질 InGaZnO (IGZO) 기반 박막형 트랜지스터에 미치는 영향을 화학적, 구조적, 전기적 특성 분석을 통하여 관찰하고 Ti/IGZO 접합 특성을 설명할 수 있는 메커니즘을 제시하였다. IGZO 기반 박막형 트랜지스터 소자의 구동 특성은 transmission line method (TLM) 패턴 공정을 이용하여 정량적으로 분석되었다. 비정질 IGZO 기반의 박막형 트랜지스터에서 Ti source/drain 전극 접합에 의한 구동 특성 변화 및 영향을 확인하기 위하여 금속/산화물 계면 반응성이 낮은 silver (Ag) source/drain 전극이 reference로 비교되었으며, 그 결과 Ti source/drain 전극 접합이 적용된 비정질 IGZO 트랜지스터의 경우 Ti 금속과 IGZO 산화물 계면에 형성되는 열역학적으로 안정한 $TiO_x$ 층의 형성에 의해 VT ($-{\Delta}0.52V$) shift 및 saturation mobility ($8.48cm^2$/Vs) 상승됨을 확인하였다. 뿐만 아니라 TLM 패턴을 이용한 IGZO 트랜지스터의 전기적 변수 도출 및 수치적 해석으로부터 $TiO_x$ 계면층 형성이 Ti 금속과 비정질 InGaZnO 계면에서의 effective contact resistivity를 효과적으로 낮출 수 있음을 확인하였다. Ti source/drain 전극 접합에 의해 발생되는 $TiO_x$ 계면층의 화학적, 구조적 특성과 $TiO_x$ 계면층 생성에 의한 소자 특성 변화를 연관시켜 해석함으로써, IGZO 기반 박막형 트랜지스터에서의 Ti source/drain 전극 접합이 비정질 IGZO 기반 박막형 트랜지스터에 미치는 영향을 설명하였다.

  • Horseradish peroxidase(HRP) in organic solvent can be reactivated by evaporation. In order to measure the evaporation effect, the enzyme solutions were obtained by evaporation and dilution of organic solvent, respectively. Although two situations were thermodynamically identical, the activity from evaporation was higher than that from dilution. From the UV absorbance and the fluorescence intensity mesurements, it can be explained that reactivation of enzyme activity might be caused by reversible folding, and the enzyme obtained by evaporation was more refolded than that obtained by dilution.

Calculation of Combustion Stability Limits Using Linear Stability Analysis in Liquid Rocket Engines (액체 로켓엔진에서 선형 연소 불안정 해석을 이용한 연소 안정한계 곡선 계산)

  • A method to calculate stability limits is investigated to predict the characteristics of high-frequency combustion instability in liquid-propellant rocket engine. It is based on the theory of linear stability analysis proposed in previous works and useful to predict combustion stability at the beginning stage of engine development. The system of equations governing reactive flow in combustor has the simplified and linearized forms. The overall equation expressing stability limits is adopted. The procedures to evaluate quantitatively each term included in the equation are proposed. The thermo-chemical properties and flow variables required in the evaluation can be obtained from calculation of thermodynamic equilibrium, CFD results, and experimental test data. Based on the existent data, stability limits are calculated with actual rocket engine (KSR-III rocket engine). The present calculations show the reasonable stability limits in a quantitative manner and the stability characteristics of the engine are discussed. The prediction from linear stability analysis could be serve as the first approximation to the true prediction.

Effects of Underexpanded Plume in Transonic Region on Longitudinal Stability (천음속 영역에서 과소 팽창 화염이 종안정성에 미치는 영향에 관한 연구)

  • Exhaust plume effects on longitudinal aerodynamics of missile were investigated by wind tunnel tests using a solid plume simulator and CFD analyses with both the solid plume and air jet plumes. Approximate plume boundary prediction technique was used to produce the outer shape of the solid plumer and chamber conditions and nozzle shapes of the air jet plumes were determined through plume modeling technique to compensate the difference in thermodynamic properties between air and real plume. From comparisons among turbulence models in case of external flow interaction with the air jet plume, Spalart-Allmaras model turned out to give accurate result and to be less grid-dependent. Effects induced by the plume were evaluated through the computations with Spalart-Allmaras turbulence model and the air jet plume to account for various ratios of chamber and ambient pressure and Reynolds number under the flight test condition.

  • Miscibility of poly(4-vinylpyridine) (P4VP) blends with poly(vinyl acetate-co-vinyl alcohol) (VAc-VAL copolymers) was investigated as a function of comonomer composition of VAc-VAL copolymers. Differential scanning calorimetry (DSC) and thermo-optical microscopic (TOM) analysis confirmed that P4VP is miscible with VAc-VAL copolymers containing more than 30 mole% VAL. Fourier transform inflated (FT-IR) spectroscopic analysis revealed that the strong intermolecular hydrongen bonding interaction between the vinylpyridine and VAL hydroxyl group was formed. Theoretical phase diagram was constructed by the calculation using the Association model, a thermodynamic model for hydrogen-bonded polymer blend systems developed by Coleman et al. The calculated theoretical binodal phase diagrams were in good agreement with the experimentally determined cloud point curves.

  • The freeze desalination cycle with seawater heat pump system is simulated and designed for the basic data for the design of freeze desalination system. The basic model of seawater heat pump system is refrigeration cycle and indirect freeze desalination method is used for seawater desalination. The cycle performance of seawater heat pump such as COP, compressor work, condensing capacity was analyzed and the desalination performance such as fresh water productivity and energy per unit fresh water productivity was compared with respect to the seawater temperature of condenser inlet and ice ratio in the evaporator. The compressor work and condensing capacity decreased with respect to the decrease of seawater inlet temperature. The energy per unit fresh water productivity in case of $8^{\circ}C$ seawater inlet temperature showed 28.9% lower than that of $20^{\circ}C$.

Analysis of 1MW Closed OTEC Cycle Using Thermal Effluent and Waste Heat (발전소 온배수를 이용한 1MW급 폐쇄형 해양온도차발전 성능해석)

  • The thermodynamic performance of closed ocean thermal energy conversion (OTEC) cycle with 1 MW gross power was evaluated to obtain the basic data for the optimal design of OTEC. The basic thermodynamic model for OTEC is Rankine cycle and the thermal effluent from power plant was used for the heat source of evaporator. The cycle performance such as efficiency, heat exchanger capacity, etc. was analyzed on the temperature variation of thermal effluent. The saturated pressure of evaporator increased with respect to the increase of thermal effluent temperature, so the cycle efficiency increased and necessary capacity of evaporator and condenser decreased under 1 MW gross power. As the thermal effluent temperature increases about $15^{\circ}C$, the cycle efficiency increased approximately 44%. So, it was revealed that thermal effluent from power plant is important heat source for OTEC plant. Also, if there is an available waste heat, it can be transferred heat to the working fluid form the evaporator through heat exchanger and cycle efficiency will be increased.

  • The critical micelle concentration(CMC) of CTAB was determined with changes in absorbance at 202nm band of 4-biphenyl acetate($BPA^-$). With $BPA^-$ as a probe, the effect of temperature on CMC of CTAB has been observed between $30^{\circ}C{\sim}70^{\circ}C$. In this range of temperature the values of CMC are $1.18{\times}10^{-4}{\sim}2.02{\times}10^{-4}M$. The free energy(${\Delta}G^{\circ}m$) and enthalpy(${\Delta}H^{\circ}m$)for the micellization of CTAB was negative and the entropy(${\Delta}S^{\circ}m$) was a large positive value. The micellization of CTAB is considered as a spontaneous process and to involve a phase transition. The orientational binding of 4-biphenyl acetate anion to the CTAB micelle interface has been studied with $300MHz\;H^1-NMR$ data. The change in chemical shift of proton in CTAB as well as those of the protons in $BPA^-$ have been investigated by increasing the mole fraction of the anion in the mixed solutions. The changes in chemical shift with increasing mole fraction of anion($BPA^-$) indicate the formation of mixed micelle between CTAB and $BPA^-$. The changes in chemical shifts of methylene protons in CTAB, demonstrate the penetration of $BPA^-$ into the palisade layer of the CTAB micelle.

  • Manufacturing conditions of the porous alumina mold were established to overcome various limits of the gypsum mold. For the preparations of the porous alumina mold, an activated charcoal was added to the Al2O3 with the wt% variation and then mixed. The binary slurry was study dispersed based on the examination of the ESA and rheological behaviro. The cylinder type alumina mold was cast in the gyspum mold and characterized by the shrinkage rate at the variable sintering temperature and the resistance against wear. It was proper to make a sintering of the Al2O3 by the surface diffusion which was non-shrinkage sintering mechansim, and intergranular neck growed stronger while sintering was being made. We studied a sintering by three categories; 1) thermodynamic method below 1,000$^{\circ}C$, 2) kinetic method above 1,000$^{\circ}C$ and 3) combined method. In the results of the respective works, combined method was superiro to the others. The prepared Al2O3 mold had relatively high strength, low drying rate, the resistance against the acid or base and good casting behavior.

  • The hydrogeochemical study on the 15 natural waters was carried out in the vicinity of tunnel excavation site of Donghae largely composed of granite and limestone. The water samples can be classified based on their chemical characteristics into two groups; waters draining in the granitic region(group 1) and the limestone region(group 2). This classification was also confirmed by statistical examination through cluster analysis, and the tunnel seepage waters collected at the same site appear to be included in group 1 and 2 by their sampling period, respectively. According to factor analysis, the waters of group 1 art mainly represented by the weathering of plagioclase to kaolinite and those of group 2 are characterized by the dissolution of calcite. Different properties of the tunnel seepage waters are thought to be resulted from the effective waterproofing processes conducted during the sampling interval to the surface and subsurface leakage zones at the granitic region, which contributed to the change of groundwater flow system. However both the tunnel seepage waters seem to have thermodynamically interacted with rock-forming minerals in their wallrocks. The mixing ratio of the waters from two groups and water-rock interactions are evaluated quantitatively for the tunnel seepage waters through the mass balance approach, and the results are identical with the previous conclusions in this study.
