양전자 소멸 측정에 의한 n, p형 실리콘에서의 결함 측정

  • 수명 측정법과 동시 계수 도플러 넓어짐 양전자 소멸 분광법으로 p형과 n형 실리콘 시료에 0, 3.98 MeV 에너지를 가진 $0.0{\sim}20.0{\times}10^{13}$ protons/$cm^2$ 양성자 빔 조사에 의한 결함을 측정하여 실리콘 결함 특성에 대하여 조사하였다. 양전자와 전자의 쌍소멸로 발생하는 감마선 스펙트럼의 전자 밀도 에너지를 수리적 해석 방법인 S-변수와 열린 부피 결함에 대한 측정법으로서 양전자 수명 ${\tau}1$${\tau}2$, 이에 따른 밀도 I1과 I2를 사용하여, 시료의 구조 변화를 측정하였다. 본 연구에서 측정된 S-변수와 양전자 수명은 시료에 조사된 양성자의 빔 에너지에 따라 변화하기보다 양성자 조사량의 변화에 따라 결함이 증가하였으며, 양전자 수명 측정과 같은 경향을 보여준다. SRIM의 결과로써, 양성자 조사 에너지에 따른 Bragg 피크 때문에 양성자는 시료의 특정 깊이에 주로 결함을 형성하여 시료 전체에는 결함으로 잘 나타나지 않기 때문이다. 빔의 조사량에 따른 결함의 영향이 더 큰 것으로 나타났다.

  • 본 연구에서는 BaSrFBr:Eu 형광물질의 결함 농도 분석을 시도하였다. 또한 동시 계수 방법과 Fast -Slow - Coincidence 시스템으로 구성한 양전자 수명 측정법을 통하여 에너지의 변화에 따른 양성자 조사에 의한 시료 결함에 따른 동시 계수 도플러법과 양전자 수명의 변화를 측정 하였으며, SRIM 시뮬레이션을 통한 에너지에 따른 양성자 투과 깊이의 변화를 연구하였다.

Investigation of Proton Irradiated Effect on n, p type Silicon by Positron Annihilation Method (양전자 소멸 측정에 의한 n, p형 실리콘 구조 특성)

  • It is described that the proton beam induceds micro-size defects and electronic deep levels in n or p type single crystal silicon. Positron lifetime and Coincidence Doppler Broadening Positron Annihilation Spectroscopy were applied to study of characteristics of p type and n type silicon samples. In this investigation the numerical analysis of the Doppler spectra was employed to the determination of the shape parameter, S, defined as the ratio between the amount of counts in a central portion of the spectrum and the total counts of whole spectrum. The samples were exposed by 3.98 MeV proton beams ranging between 0 to ${\sim}10^{14}$ particles. The S-parameter values strongly depend on the irradiated proton beam, that indicated the defects generate more. Positron lifetime shows that positrons trapped in vacancies and lifetime ${\tau}_2$ increased according to proton irradiation.

  • Positron Annihilation Lifetime Spectroscopy is a non-destructive technique to study voids and defects in solids by the measurement of gammas from electron-positron annihilation. In this study, we measured the lifetime of CR, EPDM, NBR, all of which are widely used polymer in various fields. A conventional fast-fast coincidence system in KAERI(Korea Atomic Energy Research Institute) has been used to measure the lifetime spectra, Three lifetime components were analyzed from each lifetime spectra. According to Tao-Eldrup model equation, the size and fraction of free-volume were calculated. Mean radius and free volume fraction of CR, EPDM NBR are $0.1217nm^3$(1.9103%), $0.14780nm^3$(5.3147%), $0.1216nm^3$(2.6381%), respectively. Through these measurements, we identified the feasibility of the PAL system for polymer analysis.

Coincidence Doppler Broadening Positron Annihilation Spectroscopy (CDBPAS) and Positron lifetime Spectroscopy were applied to study of characteristics of a poly crystal samples. In this investigation the numerical analysis of the Doppler spectra was employed to the determination of the shape parameter, S-parameter value. The samples were exposed by 3.0 MeV proton beams with the intensities ranging between 0 to ${\sim}10^{14}$ particles. The S-parameter values decreased as increased the proton beam, that indicates the protons trapped in vacancies. Lifetime ${\tau}_1$ shows that positrons are trapped in mono vacancies. Lifetime ${\tau}_2$ is not changed according to proton irradiation that indicate the cluster vacancies of the grain structure.

A Study on the Defect Annealing of Hafnium Metal By Positron Annihilation Techniques (양전자소멸기법을 이용한 하프늄금속의 격자결함 회복에 관한 연구)

  • Positron annihilation characteristics and microhardness of 25% cold worked and isochronally annealed hafnium specimens were measured to study recovery and recrystallization stages of hafnium specimens. The annihilation lifetime of positrons in hafnium has been measured for the distinct cases of annihilation in the annealed lattice and annihilation after trapping at lattice defects generated by cold deformation at room temperature. The annihilation lifetime in the annealed lattice was 187 $\pm$3.7 psec, whereas it was 217 $\pm$ 4.2 psec for positrons trapped at deformation-induced defects (mostly dislocations). The changes in Doppler broadening and hardness showed similar trend in the recrystallization range, however, the measured value of Doppler broadening variation were quite sensitive to changes in the recovery region in which the variation in hardness value was completely insensitive. Recovery of cold worked hafnium initiated at about 623 K and recrystallization occurred at around 1023 K.

The films were exposed by 0, 3, 5, and 7.5 MeV proton beams ranging from 0 to $10^{13}$ ptls. The S-parameter values were increased as increasing the exposed time and the energies, that indicated the defects generate more.

  • Recent research on energy harvesting wireless sensor networks focuses on the development of techniques to solve the limited energy resource problem and to extend the whole network life efficiently. Energy harvesting technology can increase the lifetime of a network, but data transmission becomes unavailable when it harvests energy from radio frequency, resulting longer network delay with respect to the increased time in energy harvesting. Therefore, building energy harvesting wireless sensor network should consider the possible network delay as well as the network lifetime problem. In this paper, we propose a new MAC protocol that minimizes end-to-end network delay by adjusting the data transmission time for a packet based on estimating the energy for data transmission along with the amount of traffic flowing into the network and harvested energy. For this goal, it engineers an energy management mechanism that adjusts the sleep time of the network by measuring energy harvesting time. In addition, with simulation results it shows that the proposed MAC protocol improves the performance in terms of energy consumption and end-to-end delay, compared to the existing MAC protocols.

A Study on Electrolysis of Heavy Water and Interaction of Hydrogen with Lattice Defects in Palladium Electrodes (팔라디움전극에서 중수소의 전기분해와 수소와 격자결함의 반응에 관한 연구)

  • Excess tritium analysis was peformed to verify whether or not cold fusion occurs during electrolysis of heavy water in the current density range of 83~600 mA/$\textrm{cm}^2$ for a period of 24 ~ 48 hours with use of palladium electrodes of seven different processing treatments and geometries. The extent of recombination of D$_2$ and $O_2$gases in the electrolytic cell was measured for the calculation of accurate enthaplpy values. The behavior and interaction of hydrogen atoms with defects in Pd electrodes were examined using the Sieverts gas charging and the positron annihilation(PA) method. Slight enrichment of tritium observed was attributed to electrolytic enrichment but not to the formation of a by-product of cold fusion. The extent of recombination of D$_2$and $O_2$gases was 32%. Hence the excess heat measured during the electrolysis was considered to be due to the exothermic reaction of recombination but not to nuclear fusion. Lifetime results from the PA measurements on the Pd electrodes indicated that hydrogen atoms could be trapped at dislocations and vacancies in the electrodes and that dislocations were slightly more preferred sites than vacancies. It was also inferred from R parameters that the formation of hydrides was accompanied by generation of mostly dislocations. Doppler broadening results of the Pd electrodes indicated that lattiec defect sites where positrons were trapped first increased and then decreased, and this cycle was repeated as electrolysis continued. It can be inferred from PA measurements on the cold-rolled Pd and the isochronally annealed Pd hydride specimens that microvoid-type defects existed in the hydrogen-charged electrode specimen.
