  • 본 연구에서는 알루미늄 마스크를 이용하여 다결정 실리콘 결정립의 수평성장을 유도하는 새로운 엑시머 레이저 어닐링 방법을 제안한다. 제안된 방법은 비정질 실리콘 박막 위에 알루미늄 패턴을 형성하여 선택적으로 레이저 빔을 차단시키고, 액상 실리콘의 열을 금속박막을 통해 방출시킴으로써 다결정 실리콘 결정립의 수평성장을 유도할 수 있다. 제안된 레이저 결정화 방법을 이용하여 최대 1.6${\mu}m$의 수평성장 결정립을 형성하였고, 알루미늄 패턴의 경계로부터 결정립을 성장시킴으로써 결정립 경계의 위치를 제어하였다. 제안된 방법을 이용하여 제작한 다결정 실리콘 박막 트랜지스터는 기존의 다결정 실리콘 박막 트랜지스터에 비해 전계효과 이동도 및 온/오프 전류비 등의 전기적 특성이 우수하였다.

  • A numerical study was conducted on the effects of the cusp magnetic field in 8" silicon single crystal grwoth by Czochralski method. For a damping effects simulation by magnetic field, low reynolds number ${\kappa} - {\varepsilon}$ model was adopted. Symmetrci cusp magnetic field has a effect of damping streamline crystal, is lowerd with the increasing cusp magnetic field intensity. The uniformity of the oxygen concentration was improved. The asymmetirc cusp magnetic field increased the oxygen concentration however, oxygen concentration distribution in the radial direction was remained uniform. Suitable combination of symmetric and asymmetric cusp magnetic fields could give uniform and low oxygen concentration in the axial direction.tion.

  • ${\alpha}$,$\omega$-Hydrogen polyorganosiloxane(HPMDMS) prepolymer was prepared from equilibrium polymerization ofoctamethylcyclotetrasiloxane, 1,3,5-trimethylcyclotrisiloxane, 1,3,5,7-tetravinyl-1,3,5,7-tetramethyl-cyclotetrasiloxane, and 1,1,3,3-tetramethyl disiloxane as an end-blocker in the presence of tetramethylammonium siloxanolate as a catalyst. Polyorganosiloxane modified with dimethylacrylamide(APMDMS) was prepared by hydrosilylation of HPMDMS with dimethylacrylamide in the presence of Pt catalyst, and followed by coordination of metal oxide (APMDMS-MO), such as NiO and FeO, to the amide moieties of the resulting polymer. The chemical structures of HPMDMS and APMDMS were confirmed by FT-IR and $^1$H-NMR analysis. Liquid silicone rubber containing metal oxide composite (LSRMO) was prepared by compounding APMDMS-MO, ${\alpha}$,$\omega$-vinylpolydimethylsiloxane, and a catalyst in a high speed dissolver. The thermal conductivity of LSRMO composite was determined to be 0.29 W/mK, and the volume resistivity exhibited a lower value than that of LSR composite. The mechanical and thermal properties of LSRMO and LSR composite were measured by UTM and TGA.

Implementation of a Mixing-Ratio Control System for Two-Component Liquid Silicone Mixture (이액형 액상실리콘 재료의 혼합비율 제어 시스템 개발)

  • The mixture ratio of two-component liquid silicone is important for the inherent physical characteristics of the finished product. Therefore, it is necessary to uniformly control the ratio of the main material and the sub-material. In this paper, a mixing-ratio control system was designed, which consists of a digital flow meter and a flow control system to measure the flow rate of the raw materials and a pumping system to maintain constant pressure and transfer of the raw materials. In addition, a program was developed to control the organic interlocking and mixing ratio. For the verification of the developed system, we compared the actual weight of raw material with the value measured by the flow meter during pumping, and we measured the physical properties of the mixed material by making test samples with and without the application of the mixing-ratio improvement algorithm. The measured value was close to the reference value with a hardness range of 46-47 and tensile strength of 9.3-9.5 MPa. These results show that the mixing ratio of the liquid silicone is controlled within an error range of ${\pm}0.5%$.

  • 플라즈마 화학 증착 방법에 의해 corning 7059 유리기판위에 비정질 실리콘 박막을 만들고 고온열처리, 다단계급속열처리, 일차원 선형빔(line shape beam)의 가우스 분포를 가지는 엑시머 레이저 열처리를 이용하여 고상 및 액상의 재결정화를 통해 다결정 실리콘 박막을 제작하였다. 편광된 라만 분광학(Raman spectroscopy)을 통하여 여러 가지 열처리 방법과 기판온도에 따른 다결정 실리콘 박막의 잔류응력을 조사하였다. 레이저 열처리에 의하여 결정화된 실리콘 기판의 경우, 높은 결정화된 체적량과 잔류응력을 갖으며 equaxial결정성을 갖는다. 그러나 이러한 고상 재결정화된 다결정 실리콘 박막은 라만스펙트럼에서 480$cm^{-1}$ /주위에 넓게 퍼져있어 비정질상(amorphous phase)이 함께 존재함을 알 수 있다. 고온열처리와 다단계급속열처리의 경우 잔류응력의 크기는 각각 4.07x$10^{9.}$과 4.56x$10^{9 dyne}$ $\textrm{cm}^2$이다. 또한 엑시머레이저 열처리의 경우 기판온도가 상온에서 40$0^{\circ}C$로 증가할수록 열적인 완화에 의해 잔류응력이 1.35x$10^{10}$에서 8.58x$10^{9}$dyne/$\textrm{cm}^2$으로 감소하는 것을 알 수 있다.다.

  • A floating solidification technique is a process applied extensively to the production of glass plates. We used the technique for fabrication of Si plate. We used the proper liquid substrate material of 50 wt% $SiO_2$- 21 wt% $A1_2$$O_3$-29 wt% MnO, after studying ternary phase diagram of various oxides systems. The liquid substrate material has proper properties in the aspects of temperature, density and reactivity. But results showed some problems in fluidity and surface tension of the liquid substrate material.

  • In this study, silicone injection molding technology with curved thermoplastic insert was developed to produce super-hydrophobic surface. Thermoplastic insert part and injection mold design of base plastic cover were performed to produce cost effective hydrophobic surface part. An optimization process of part thickness for thermoplastic insert part was performed with transient thermal analysis under silicone over-molding process condition. Structural thermal analysis of silicone injection mold was also performed to obtain uniform temperature condition on the surface of micro-patterned mold core. Super-hydrophobic surface for the silicone injection molded part with thermoplastic insert could be verified from the measurement of contact angle. It was shown that the averaged contact angle was over $140^{\circ}$.

보론 확산 시 형성된 Boron-rich Layer의 특성 분석

  • Boron-rich Layer (BRL) 는 결정질 실리콘 태양전지를 제작하는 과정 중 보론 확산 공정 시 형성된다. 본 연구에서는, n-type 실리콘 태양전지에서 BRL의 구조적, 광학적, 전기적 특성을 조사하였다. 보론 에미터는 튜브 형식의 열처리 로에서 $950^{\circ}C$의 온도 하에서 BBr3 액상 소스를 이용하여 형성하였다. BRL은 비정질 상을 보였고, $1023atoms/cm^3$이 넘는 보론 농도를 나타내었다. BRL은 보론, 실리콘, 산소로 구성되었고, 산소는 비정질 상 형성의 원인으로 추정되고 있다. BRL은 1.5~2.0의 굴절률을 나타내었고, $0.8m{\Omega}{\cdot}cm^2$의 접촉 저항을 보였다.
