Cu(dmamb)2 전구체를 이용한 구리박막제조 시 캐리어가스가 박막성장에 미치는 영향

  • 구리는 낮은 비저항, 높은 열전도도, 우수한 electromigration(EM)저항특성 등을 바탕으로 차세대 nano-scale집적회로의 interconnect application에 적합한 금속재료로서 각광받고 있다. copper interconnect는 damascene process 를주로 이용하는데 CVD를 이용하면 step coverage가우수한 seed layer얻을 수 있어 고집적 소자의 구현이 가능하다. 최근에 비 균등화 반응(disproportionationreaction)을 이용하여 고 순도 구리박막을 제조하기위해 $\beta$-diketonate Cu(I) Lewis-base의 전구체를 많이 이용하는데 그중에서 hexafluoroacetylacetonate(hfac)Cu(I)vinyltrimethylsilane (VTMS)가 널리 이용되고 있다. 그러나 (hfac)Cu(I)(VTMS) 또는 유사계열의 전구체들은 열적안정성및 보관안정성이 부족하여 실제 양산공정에 적합하지 못한 단점이 있었다. 본 연구에 이용된 2가 전구체Cu(dmamb)2는 높은 증기압($70^{\circ}C$, 0.9torr)을 가지며 종래에 주로 이용하던 1가 전구체 (hfac)Cu(VTMS)에 비해 높은 활성화 에너지(~113 kJ/mol)를가짐으로서 열적안정성 및 보관안정성이 우수하다. 다른 한편으로 2가전구체는 안정성이 우수한 만큼 낮은 증기압을 극복하기 위해 리간드에 플루오르를 주로 치환하여 증기압을 높이는데 플루오르는 성장하는 박막의 접착력을약하게 하는 단점을 가진다. 하지만 본 연구에 사용된 Cu(dmamb)2는 리간드에 플루오르를 포함하지 않으며, 따라서 고품질의 박막을 용이한성장환경에서 제조할 수 있는 장점들을 제공한다. 비활성가스 분위기에서 2가전구체는 열에너지에 의해 리간드의 자가환원에따라 금속-리간드 분해가 발생한다. 하지만 수소분위기에서는수소가 환원제로 작용하여 리간드의 분해를 용이하게 하는 특징을 가지며 따라서 비활성분위기일 때 비해 낮은 성장온도를 가진다. 또한 수소는 잔류하는 리간드 및 불순물과 결합하여 휘발성화학종들을 생성하여 고순도의 구리박막제조를 가능하게한다.

Proposal of Standard Method for the Analysis of Polycyclic Aromatic Hydrocarbons in Marine Sediments (해양퇴적물내 다환방향족탄화수소 분석을 위한 표준작업절차서 제안)

  • Though polycyclic aromatic hydrocarbon compounds (PAHs) in marine sediment has been produced by many colleges and institution in Korea, it is difficult to compare PAHs data in a study area with those in other areas due to the lack of confidence for the quality of data from the other organization. Therefore, we suggested the protocol for PAHs analysis in marine sediment through examining the method of PAHs analysis described in over twenty scientific papers and reports. When a known amount of 23 PAHs were spiked into a sediment and anlyzed following this new protocol, very good recoveries were obtained. In addition, for college and institution with their own method to analyze PAHs can keep producing PAHs data without exchanging to this new PAHs protocol, the method to get a full confidence through the QA/QC for the PAHs data produced by these organization is included to the protocol.

Study on Stratigraphy, Structural Geology and Hydrocarbon Potentials of the Cretaceous Strata, Northeastern Iraq (이라크 북동부 지역 백악기 퇴적층의 층서, 구조지질 및 탄화수소 부존 유망성 연구)

  • Seismic reflection data are integrated with fieldwork data in order to understand startigraphy, structural geology and hydrocarbon potentials of Cretaceous strata in the Mesopotamian basin, Northeastern Iraq. Cretaceous strata in the basin divided into the Qamchuqa, Kometan, Bekhme and Shiranish formations, which are composed of carbonates deposited in shallow marine environment. The geological structures in these formations are mainly recognized as thrusts, detachment folds, fault propagation folds and fault bend folds. As well, NW-SE trending fractures are regularly developed, and are horizontal or perpendicular to the structures. The distribution and frequency of fractures are related to the development of the thrusts. In terms of hydrocarbon potentials, Cretaceous strata in the basin have limited capacities for source rocks and seal rocks due to the lack of organic carbon content and the well-developed fractures, respectively. Although these carbonates have limited primary porosity, however, development of the secondary porosity derived from the fractures contributes to enhance the reservoir quality. Most important factor for the reservoir quality of Cretaceous strata seems to be the frequency and connectivity of fractures relative to locations of folds and faults. The results delineated in this study will use as reference for recognizing stratigraphy and structures of Cretaceous strata and will provide useful information on hydrocarbon potentials of Cretaceous strata in the Mesopotamian basin, NE Iraq.

Improvement of Water Quality in Shrimp Aquaculture Farms of Southwestern Coastal Area of Korea (서남해역 새우 양식장의 수질현황과 수질개선방안)

  • This study was performed to estimate the water quality of pH, salinity, dissolved oxygen, ammonium and sulfur hydroxides of sediment in shrimp aquaculture farms of Southwestern coastal of Korea from June to September, 2003. We surveyed the status of water quality and achieved the improve water and sediment quality to restraint the production of ammonium and sulfur hydroxides from sediment of shrimp aquaculture farms. The concentrations of dissolved oxygen increased from noon to the evening for 6 hour and decreased to 2.98 ppm at six o'clock in the next morning and increased repeatedly, even though DO level has a different level in sunny day and cloudy day. This results suggest that the most importance time of the control of DO in shrimp aquaculture farm is next early morning and if the DO concentration increased continuously which may be growing up the concentrations of NH₄/sup +/ and H₂S. The measured of pH and salinity were suitable to growth of shrimp. However, the level of ammonium and sulfur hydroxides produced from the sediments of shrimp aquaculture farms were 2.30 ppm and 0.075 ppm, respectively, which are exceeded to the concentration of guide line for the growth of shrimp. In the results of this study, we found it difficult to improve the water quality using of the present frame of shrimp aquaculture farms. Then, we can improved water quality of DO, NH₄/sup +/ and sediment quality of ORP, H₂S and also achieved down to the rate of shrimp fatal by changed the frame of shrimp aquaculture farms in the scale of laboratory.

An Analysis of Accessibility to Hydrogen Charging Stations in Seoul Based on Location-Allocation Models (입지배분모형 기반의 서울시 수소충전소 접근성 분석)

  • Purpose: This study analyzes accessibility of 10 hydrogen charging stations in Seoul and identifies areas that were difficult to access. The purpose is to re-analyze accessibility by adding a new location in terms of equity and safety of location placement, and then draw implications by comparing the improvement effects. Method: By applying the location-allocation model and the service area model based on network analysis of the ArcGIS program, areas with weak access were identified. The location selection method applied the 'Minimize Facilities' method in consideration of the need for rapid arrival to insufficient hydrogen charging stations. The limit distance for arrival within a specific time was analyzed by applying the average vehicle traffic speed(23.1km/h, Seoul Open Data Square) in 2022 to three categories: 3,850m(10minutes), 5,775m(15minutes), 7,700m(20minutes). In order to minimize conflicts over the installation of hydrogen charging stations, special standards of the Ministry of Trade, Industry and Energy applied to derive candidate sites for additional installation of hydrogen charging stations among existing gas stations and LPG/CNG charging stations. Result: As a result of the analysis, it was confirmed that accessibility was significantly improved by installing 5 new hydrogen charging stations at relatively safe gas stations and LPG/CNG charging stations in areas where access to the existing 10 hydrogen charging stations is weak within 20 minutes. Nevertheless, it was found that there are still areas where access remains difficult. Conclusion: The location allocation model is used to identify areas where access to hydrogen charging stations is difficult and prioritize installation, decision-making to select locations for hydrogen charging stations based on scientific evidence can be supported.

온도증가에 따른 삼팔면체운모 내 OH기의 구조변화 연구; 중성자 분말회절법을 이용한 In-situ 연구

  • 삼팔면체 운모의 결정구조에 대한 연구는 많은 학자들에 의해 진행되어 왔다. 하지만 주로 X선 단결정법을 이용하였기 때문에 수소에 대한 정보는 부족하다. 온도의 증가나 풍화에 의해 결정구조의 변화는 수산화기의 길이나 방향성에 영향을 주는데 위와 같은 X선에 의한 연구로는 한계를 가지게 된다. 이러한 단점을 극복하기 위한 방법으로 중성자 단결정법이나 중성자분말회절법을 사용할 수 있으나 중성자 단결정법은 일정크기 이상($5{\times}5{\times}0.4$mm, Rayner 1974)의 완전한 단결정을 대상시료로 이용해야 하는 단점이 있다. Analyzing the Effects of Low Emission Bus Zones Using Bus Information System Data (버스정보시스템 데이터를 활용한 Low Emission Bus Zone 도입의 탄소배출 저감 효과 분석)

  • As part of measures to address the climate crisis, buses are also being converted to electric and hydrogen buses. Local authorities need to prioritize carbon emissions when allocating newly introduced and converted electric and hydrogen buses, and as a method, consider the introduction of Low Emission Bus Zones (LEBZ) to propose the reduction of pollution from specific links. To introduce LEBZ, it is necessary to compare the carbon emissions before and after its implementation, yet there is a shortage of studies that focus solely on buses or analyze the effects of introducing LEBZ to specific links. In this paper, we utilized bus information system data to calculate and compare the effects of introducing LEBZ to bus priority lanes in Jeju. We categorized scenarios into five groups, with scenarios 1 through 4 involving the introduction of LEBZ, and scenario 5 designating cases where LEBZ was not introduced. Comparative results confirmed that in scenarios with LEBZ introduction, the reduction per km reached a maximum of 0.097t per km, whereas in cases without LEBZ, it amounted to 0.022t per km, demonstrating higher efficiency. It underscores the significance of conducting carbon emission calculations and comparing the effects of LEBZ introduction using bus information system data, which can be directly applied by local authorities to make informed and rational decisions.

  • 고분자 전해질형 연료전지에서는 수소이온의 이온전도성 저하를 방지하기 위하여 외부에서 가습하여 주는 방식이 일반적이지만, 가습에 소요되는 부품을 일부라도 제거할 경우 연료전지의 효율은 높이고 제작단가도 경감할 수 있다. 이를 위하여 저가습 및 무가습 실험을 수행하였으며, 정확한 data의 수집과 시험장비의 자동제어를 위하여 National Instrument사의 compact field point (cFP)를 사용하였다. 무가습 실험 중 stack의 안정성 측면을 고려하기 위하여 수소연료가 부족하거나 갑작스런 voltage drop이 발생할 경우 LabVIEW logic에 의한 stack 보호용 자동차단 시스템을 구현하였다. Humidifier와 heater의 온도를 조절하여 공급유체의 상대습도 및 온도를 각각 조절하였으며, 이에 필요한 이론적 온도는 Antoine equation을 사용하여 산정하였다. Anode와 cathode 양측 $100\%$ 가습 경우를 기준으로 가습량을 조절하면서 실험을 수행하였으며 성능 차이를 그래프로 도시하여 양측의 변화에 대한 영향을 볼 수 있도록 하였다. Stack의 온도가 $70^{\circ}C$이고 양측 무가습일 경우에 성능 측정이 불가능하여 stack의 온도를 저온에서부터 변화시키면서 무가습 성능을 실시간으로 측정하여 보았다 일반적으로 hydronium ion은 anode측에서 cathode측으로 계속 이동하여야 전기를 생성할 수 있으므로 cathode측 무가습이 anode측 무가습보다 성능이 더 잘 나오는 것으로 예측하였으나 이와 반대되는 경향의 실험 결과를 얻었다. Anode측 무가습과 cathode측 무가습의 standard deviation은 anode 무가습일 경우가 크게 발생하였고 양측 무가습일 경우는 stack의 온도가 높을수록 크게 관찰되었다. 이와 같은 현상은 공기중의 상대습도와 back diffusion등에 영향을 받을 수 있으므로 각종 변수들의 영향을 분리하여 관찰할 수 있는 실험을 수행중에 있다.

Selection of concrete lining corrosion protection method for large sewer tunnels (하수터널의 콘크리트 라이닝 부식 방지공법 선정방법에 관한 고찰)

  • Recently construction of large sewer tunnels used also as underground sluiceways/storages is increasing in order to prevent urban inundation, untreated sewage flow into rivers from combined sewer overflows and consequential river pollution due to climate change. Most of these large sewer tunnels are constructed with concrete and the concrete lining should be protected from corrosion caused by hydrogen sulfide($H_2S$). This paper introduced popular concrete corrosion protection methods for large sewer tunnels with 100-plus years of life cycle, and pros and cons of each corrosion protection methods were described by giving specific examples. However, it is difficult to objectively assess corrosion protection alternatives because of insufficient track record of corrosion protection methods applied to large sewer tunnels. In this paper, the evaluation process for selecting a corrosion protection alternative was introduced for large sewer tunnels using a case study.

Effects of Castration and Injection Time of rbST on Dry Matter and Nutrient Intake in Holstein Bulls (거세와 rbST 투여 시기가 Holstein 수소의 건물 및 영양분 섭취량에 미치는 영향)

  • This research was canied out to investigate the effect of castration and injection time of sustained release recombinant bovine somatotropin(SR-rbST) on dry matter intake(DM1) and nutrient intake of surgically castrated 32 Holstein young bulls by growth stage. The main results were as follows: 1. DM intakes were not different between in bull and steer groups, but those in rbSTl and rbST2 were 7.88 and 7.65kg respectively, which were lower 6-9% compared to bull and steer groups. 2. Actual DM intake to DM requirement of Beef cattle(NRC) was 88.5~97.7%, while net energy intake was sufficient for NE requirement in all groups during all growth stage except rbST group during fmishing stage. 3. Overall mean concentrate intake to body weight in steer group was the highest as 1.94%, and then those in rbST groups were 1.87~1.89% which were higher 0.07~0.09% unit than in bull group. 4. Feed conversion ratios(DM) in bull, rbSTl and rbST2 groups were 8.29, 8.18 and 7.60kg respectively, which were improved 12.4, 13.9 and 22.6%, respectively, compared to steer group.
