X-ray 시스템의 구성 및 TSV (Through Silicon Via) 결함 검출을 위한 응용

  • 제품의 고성능 사양을 위해 초미소 크기(Nano Size)의 구조를 갖는 제품들이 일상에서 자주 등장한다. 대표 제품은 주변에서 쉽게 접할 수 있는 전자제품의 반도체 칩이다. 반도체 칩 소자 구조는 크기를 줄이는 것 외에도 적층을 통해 소자의 집적도를 높이는 방향으로 진화를 하고 있다. 복잡한 구조로 인해 발생되는 여러 반도체 결함 중에 TSV 결함은 현재 진화하는 반도체 칩의 구조를 대변하는 대표 결함이다. 이 결함을 효율적으로 검출하고 다루기 위해서는 초미소 크기(Nano Size)의 결함을 비파괴적인 방법으로 가시화하고 분석하는 장비가 필요하다. X-ray 시스템은 이러한 요구를 해결하는 훌룡한 한 방법이다. 이 논문에서는 X-ray 시스템의 구성 및 위의 TSV 결함을 검출하고 분석하기 위한 시스템의 특징에 대해 설명을 한다. X-ray 시스템은 크게 X선을 발생시키는 X선튜브와 대상 물체를 투과한 X선을 영상화하는 디텍터, 대상물체의 영상화를 위해 물체를 적절하게 구동시키는 이동장치로 구성되어 있다. 초미소크기(Nano Size)의 결함 검출을 위해서는 X선 튜브, 디텍터, 이동장치에 요구되는 사양의 복잡도, 정밀도는 이러한 시스템의 개발을 어렵게 만든다. 이 논문에서는 이러한 시스템을 개발 시에 시스템 핵심 요소의 특징을 분석한다.

  • 본 연구는 방사광을 이용하여 새로운 골다공증 진단 평가법을 구축하고자 하였다. 방사광 기반 흰 쥐 넙다리뼈의 해부학적 구조와 내부미세구조를 시각화하였다. 그 후, 시각화에 기초하여 방사광에서 얻은 이미지를 통해 정상과 골다공증 모델에 대해 정량적인 분석을 수행하였다. 또한, 본 연구를 통해 기존 전임상단계의 미세단층촬영 (Micro-CT) 방법으로는 볼 수 없었던 내부미세구조 분석이 가능하다는 것을 증명하였다. 따라서, 방사광 기반 비파괴적인 방법으로 기존 골다공증 진단의 한계점을 보완하여 객관적인 분석이 가능하게 하여 신뢰도가 높은 진단 방법을 제시하고자 한다.

  • The Contents of uranium and thorium in radioactive ores produced in Korea were determined by gamma-ray spectrometry utilizing Ge (Li) diode detector. Both methods, namely, gamma-ray spectrometries of activated samples and non-activated samples, were tested and compared for their accuracies and rapidness in determination of contents. Also the useful-ness of application of Ge(Li) diode detector to the determination of uranium and thorium contents in ores was discussed in detail.

Interpretation of Making Techniques through Surface Characteristic Analysis and Non-destructive Diagnosis for the Gilt-bronze Seated Buddha in Dangjin Sinamsa Temple, Korea (당진 신암사 금동여래좌상의 표면특성 분석과 비파괴 정밀진단을 통한 제작기술 해석)

  • The Sinamsa Temple was built in the late Goryeo Dynasty and a gilt-bronze seated Buddha is enshrined in Geungnakjeon hall in the precinct. Various damages occurred in the gilt layer of the Buddha, such as peeling of the gilt layer and deteriorating gloss. In the study, the conservation conditions of the inside and outside on the statue were accurately investigated, and the making technique was interpreted through the material characteristics and non-destructive diagnosis of the statue. As a result, it is estimated that gold-gilding layer is pure gold, coloration pigment of black is carbon, green is malachite, atacamite and verdigris, red is red lead and cinnabar, respectively. In the deterioration evaluation, peeling, cracking, break out and exfoliation of the gilt layer are confirmed as damages, but the conservation condition is relatively wholesome. However, the gloss of the gilt layer is calculated to be wider in the poorer part than the maintenance part. The ultrasonic velocity of the statue was calculated to be 1,230 to 3,987 (mean 2,608) m/s and showed a relatively wide range. In infrared thermography, peeling was not confirmed, and no special bonding marks were found. In endoscope, some biological damage and corrosion were observed on the surface of the internal metal, and sealed artifacts were identified. Manufacturing technique based on the study, it is considered that the gilt-bronze seated Buddha was cast at once, and the mold was inverted to inject molten metal.

Performance Comparison of Pipeline Defects' Length Estimation Using MFL Signals (자기 누설 신호를 이용한 배관 결함의 길이 추정 성능 비교)

  • MFL(magnetic flux leakage) inspection is a general method of non-destructive evaluation(NDE) of underground gas pipelines. Pipelines are magnetized by permanent magnets when MFL PIG(pipeline inspection gauge) gets through them. If defects or corrosions exist in pipelines, effective thickness is changed and thus variation of leakage flux occurs. The leakage flux signals detected by hall-sensors are analyzed to characterize defect's geometries such as length, width, depth, and so on. This paper presents several methods for estimating defect's length using MFL signals and their performances are compared for real defects carved in KOGAS pipeline simulation facility. It is found that 80% and 90% of minimum values for axial and peak values for radial signals respectively show the best performance in the point of length estimation error.

  • An investigation on nondestructive evaluation of thermal stress-nduced damage in the composite laminates (3mm in thickness and $[+45_6/-45_6]_s$ lay-up angles) has been performed using the thermo-acoustic emission technique. Reduction of thermo-AE events due to repetitive thermal load cycles showed a Kaiser effect. An analysis of the thermo-AE behavior determined the stress free temperature of composite laminates. Fiber fracture and matrix cracks were observed using the optical microscopy, scanning electron microscopy and ultrasonic C-sean. Short-Time Fourier Transform of thermo-AE signals offered the time-frequency characteristics which might classily the thermo-AE as three different types to estimate the damage processes of the composites.

Guided Wave Mode Selection and Flaw Detection for Long Range Inspection of Polyethylene Coated Steel Gas Pipes (폴리에틸렌 코팅 가스배관의 광범위탐상을 위한 유도초음파 모드 선정 및 결함 검출)

  • Ultrasonic guided waves were explored to apply them to the long range inspection of polyethylene coated steel gas pipes. The steel pipes have such dimensions as 190.7mm inside diameter and 5.3mm thickness. The outside surface of the pipe is coated by a polyethylene layer of $1.9{\pm}0.5mm$ thickness. Non-axisymmetric guided waves were excited on the outside surface of the polyethylene coated pipe by using a 0.5MHz transducer with a variable angle shoe. Frequency and phase velocity tuning was used to find optimum guided wave modes for the inspection. The dispersive characteristics of the modes were analyzed in time-frequency representation obtained by short time Fourier transforms. Sample results were presented for artificial defects such as wall thinning and hole.

  • This paper proposes method to evaluate the location and size of the internal defects of metallic specimens by the shearing phase lock-in infrared thermography. Until now, infrared thermography test for metal specimen of STS304 and Cu-Zn were conducted to find the best test conditions. However, In unspecified situation of the form and existence of defects, there was a disadvantage to takes a long time for finding the optimal experimental conditions. The defect detection and evaluation was performed at 60 MHz signal using lock-in and shearing-phase method under limited heating conditions. By shearing-phase distribution method, Defects for the maximum, minimum and zero points were quantitatively detected at the size and location of the subsurface. As results, application of the proposed technique was verified for STS304 and Cu7-Zn3 with artificial defect and factors affected defect evaluation were searched and analyzed.

  • MFL (Magnetic flux leakage) type nondestructive testing has been used for inspection of underground gas pipelines to find metal defects by detecting magnetic leakage signal. Because the underground gas pipeline is exposed by environment such as high pressure with great humidity, external defects are easily formed on the surface of pipelines and they are being grouped respectively. These adjacent defects cause the signal distortion of leakage flux so that it is hard to estimate the shape information of defects. In this paper, we performed to study of the signal distortion and compensating method for multiple defects in MFL type nondestructive testing system by using 3D FEM simulation. This paper proposes the basic algorithm of defect signal analysis on multiple defects on the surface of 30 inch diameter pipeline.
