Supercooled melt growth and abnormal polar morphology of meta-Nitroaniline(mNA) (유기결정 meta-Nitroaniline(mNA)의 과냉법에 의한 단결정 성장과 극성 외형의 이상성)

  • meta-Nitroaniline(mNA) crystals were grown from the supercooled melt for the first time. A seed was introduced into the purified mNA melt of 100 ml 0.1 K above the melting temperature ($T_m$ : $112.0^{\circ}C$) and crystal was grown at constant supercooling of 0.1 K. The melt was stirred . mechanically and the crystal was also rotated while the growth proceeds. mNA crystals of size up to $20{\times}15{\times}15 \textrm {mm}^3 and of very high perfection could be grown for the period of one day. The bottom half of the crystal faces are well-faceted and covered by {111} and {021} faces, while the faces of the top half are not well defined. The overall crystal morphology was characterized by the unidirectional growth along one of the polar axes. The absolute direction of preferred growth was determined to be [001] by the pyroelectric measurements. The perfection of the crystal was characterized by synchrotron X-ray topography and optical characterization was made by measuring second harmonic conversion efficiency.

미래사회를 지탱하는 파워디바이스 기술의 진전

  • 불투명한 경제정세의 와중에서도 전기에너지를 지탱하는 근간이 되는 파워 일렉트로닉스 분야는 확실히 그 기술개발을 향상시켜 오고 있다. 특히 파워디바이스는, 지구환경과 생활환경을 보다 쾌적하게 하기 위하여 인버터 장치 등의 각종 전력절약기기와 풍력$\cdot$태양광$\cdot$연료전지 등 클린에너지의 전력제어장치에 없어서는 안되는 반도체디바이스로 성장했다. 파워디바이스 중에서도 IGBT(Insulated Gate Bipolar Transistor)의 기술혁신은 요 20년 사이에 비약적인 성과를 거두었다. 1980년대에 제품화된 IGBT는, 반도체메모리의 초미세가공기술을 도입하면서 $5{\mu}m$에서 서브미크론의 디자인툴로 발전하여, 2000년대에 들어 칩의 전류밀도는 약 2배, 포화전압은 약 $65\%$까지 개량되었다. 이와 같은 IGBT의 변천은, 전력손실을 대폭적으로 저감시켜 에너지절약기기의 전력변환효율 향상에 공헌하고 있다. 파워디바이스의 기술진보에서 또 한 가지 잊지 말아야 할 것은 주변회로의 집적화(集積化)에 의한 고성능$\cdot$고기능화이다. 최근의 인버터용 파워디바이스로 가장 많이 사용되고 있는 파워모듈은, IGBT등의 파워칩과 그 주변회로와의 컬래버레이션에 의한 제품이다. 다시 말하면 구동회로, 전류$\cdot$전압$\cdot$온도센서 및 그것들의 보호회로가 IC(집적회로)에 편입되어 고기능$\cdot$소형화를 촉진시키고 있다. 구동회로는 LVIC (저전압집적회로)에서 HVIC(고전압집적회로)로 발전하여 전류$\cdot$온도 등의 각종 센서도 동일 칩에 설계할 수 있게 되었다. 또 센싱이나 보호기능뿐만이 아니라 출력전류의 제어를 위한 연산기능과 di/dt의 제어기능이 내장되도록 되어 있어 보다. 고성능의 인텔리전트 파워모듈(IPM)이라고 불리우는 새로운 개념의 파워디바이스가 실현되었다. 또한 패키지 기술도 내부배선 인덕턴스의 저감과 트랜스퍼 몰드패키지의 개발로, 소형화뿐만이 아니라 파워칩의 성능$\cdot$기능을 충분히 발휘할 수 있도록 개발이 적극적으로 추진되고 있다.

Analysis of electric property in silicon thin film by using Design of Experiment(DOE) (실험계획법(DOE)을 이용한 실리콘 박막의 전기적 특성 분석)

  • 미니탭(Minitab) 프로그램에 있는 실험계획법(Design of experiment)를 이용하여 박막실리콘 I-layer의 주효과 및 교호작용에 대한 연구를 실시하였다. I-layer의 주요 특성은 증착속도 및 전도도에 대하여 분석을 하였으며, 최종적으로 선택된 증착조건을 사용하여 비정질 실리콘 태양전지를 제조하여 확인 하였다. 실험설계는 2수준 5인자 완전설계요인법을 사용하였다. 분석결과 단막의 증착속도에 영향을 주는 주효과로는 Power와 E/S거리고 나타났으며, Power와 E/S거리, Power와 Pressure에서 큰 교호작용이 일어남을 확인 할 수 있었다. 암전도의 영향을 주는 주효과는 Sub. Temp.를 제외하고는 모두 영향을 주고 있었으며, 상당히 복잡한 교호작용을 이루고 있어 정확한 분석을 할 수는 없었다. 광전도도의 경우도 주효과에서 SiH4 flow rate를 제외하고는 모두 영향을 주고 있었으며, 복잡한 교호작용으로 정확한 분석이 어려웠다. 따라서 P-value를 분석하여 최종 R-제곱값이 증착속도는 97%이상의 높은 값을 얻었으나 전도도의 경우 최대차수 3차항으로 70~80%정도의 낮은 값을 얻었을 수 있었다. 낮은 값을 얻은 이유로는 실험설계시 몇몇 조건이 불안정한 plasma 상태로 인하여 전도도의 측정 편차가 커 분석오차가 높았을 것으로 추정된다. 암전도를 망소특성, 광전도도를 망대특성으로 광민감도 $10^5$으로 최적화 하여 비정질 태양전지를 만들어 평가한 결과 약 9%대의 광변환 효율을 얻을 수 있었으나 만족도 40%대의 낮은 값으로 향후 이와 관련한 더 정밀한 측정 및 분석이 요구된다.

  • In this paper, an active clamping sepic-flyback converter has been proposed, which is suitable for a fuel cell based power generation system. The proposed converter is superposition of sepic converter mode and flyback mode. It has outstanding high boosting output voltage, component utilization and high efficiency characteristics under the inherently severe low output voltage of the fuel cell generator. In this paper, the validity of the proposed converter has been verified by the informative simulation and experimental results that make used of the PEMFC.

  • In this study, the system was composed of the booster chopper and the power converter, which is a pulse width modulation (PWM) voltage inverter using a hybrid power generation system solar cell energy and wind force, Furthermore, in order to compensate the PWM voltage type inverter was linked with the general commercial power source, and through a normal operation of energy storage system (ESS), the system operated the LED Taxi Light by Wavelength according to Meteorological Changes at the airport in an efficient manner. The performance of the system was compared with the solar cell characteristics specification. In addition, for phase synchronization with the PWM voltage type inverter, the grid voltage was detected so as to operate the grid voltage and inverter output in the same phase and to connect the surplus electric power with the system. Finally, by developing a control circuit at the same time from which an excellent dynamic characteristics can be obtained through applying to the airport runway taxi light, it was concluded that a variety of taxi light can be pursued.

  • In this study, a single-power-conversion series-resonant ac-dc converter with high efficiency and high power factor is proposed. The proposed ac-dc converter consists of single-ended primary-inductor converter with an active-clamp circuit and a voltage doubler with series-resonant circuit. The active-clamp circuit clamps the surge voltage and provides zero-voltage switching of the main switch. The series-resonant circuit consists of leakage inductance $L_{lk}$ of the transformer and resonant capacitors $ C_{r1}$ and $ C_{r2}$. This circuit also provides zero-current switching of output diodes $D_1$ and $D_2$. Thus, the switching loss of switches and reverse-recovery loss of output diodes are considerably reduced. The proposed ac-dc converter also achieves high power factor using the proposed control algorithm without the addition of a power factor correction circuit and a dc-link electrolytic capacitor. A detailed theoretical analysis and the experimental results for a 1kW prototype are discussed.

  • Under concentrated illuminations, the solar cells show higher efficiencies mainly due to an increase of the open circuit voltage. In this study, InGaP/InGaAs/Ge triple-junction solar cells have been grown by a low pressure metalorganic chemical vapor deposition. Photovoltaic characteristics of the fabricated solar cells are investigated with a class A solar simulator under concentrated illuminations from 1 to 100 suns. Ideally, the open circuit voltage should increase with the current level when maintained at the same temperature. However, the fabricated solar cells show degraded open circuit voltages under high concentrations around 100 suns. This means that the heat sink design is not optimized to keep the cell temperature at $25^{\circ}C$. To demonstrate the thermal degradation, changes of the device performance are investigated with different bonding conditions and heat sink materials.

  • The computer generated hologram (CGH) designs and produces digital information for generating 3-D (3-Dimension) image using computer and software instead of optically-sensed hologram of light interference, and it can synthesis a virtual object which is physically not in existence. Since digital hologram includes an amount of data as can be seen at the process of digitization, it is necessary that the data representing digital hologram is reduced for storing, transmission, and processing. As the efforts that are to handle hologram with a type of digital information have been increased, various methods to compress digital hologram called by fringe pattern are groped. Suitable proposal is encoding of hologram. In this paper, we analyzed the properties of CGH using tools of frequency transform, assuming that a generated CGH is a 2D image by introducing DWT that is known as the better tool than DCT for frequency transform. The compression and reconstruction result which was extracted from the wavelet-based codecs illustrates that it has better properties for reconstruction at the maximum 2 times higher compression rate than the Previous researches of Yoshikawa[2] and Thomas[3].

  • Transparent dye-sensitized solar cells have been widely investigated for the application to building integrated photovoltaic system. Thin film Si-based solar cells are emerging as a substitute for the dye-sensitized solar cells because their merits of well-established manufacturing processes. Since the selective transmitting layer transmits visible light and reflects infrared light, the solar cell efficiency increases with the introduction of the selective transmitting layer. In this work, AlTiO thin films were grown as the selective transmitting layer by cost-effective sputter deposition and their transmittances were improved by controlling deposition parameters.

  • The electrical load testing system developed from this study was designed to control rated-capacity-testing or variable-load-testing in an active and precise manner and save electric energy during testing, and also to convert the saved electric energy through the electrical load testing system to grid line. As for the device under testing, it was designed to be applied to not only transformer, rectifier, voltage regulator, inverter which require grid voltage source but, also applied to electric power, aerogenerator, photovoltaic, hybrid generator, battery, etc. which do not require grid voltage source. The system was designed to return the power consumed during the testing to the grid line by connecting the synchronizing pwm inverter circuit to the grid voltage source, and was also made to enable the being-tested system from disuse of approximately 93.4% energy when compared to the conventional load testing system which has used the passive resistor.
