A Study on Pyroelectric Characteristics of PZT/Polymer Composite Material (PZT/Polymer 복합재료의 초전 특성에 관한 연구)

  • In the present investigation, ceramic PZT and Polymer were prepared. The former is Pb[(Sn1/2Sb1/2)0.1 Ti0.27Zr0.63]O3 including Pb(Sn1/2Sb1/2)O3 with good pyroelectric effect, and the latter PVA(Poly Vinyl Alcohol) with good plasticity. Then, they were fabricated to be flat by using 0-3 connectivity which is rather easily fabricated and capable of making thin film, extending surface area among the connectivities. Such were applied to the sample as variation of intensity of poling field, poling temperature, volume fraction between ceramic and polymer. Then dielectric constant, pyroelectric current, pyroelectric coefficient and the figure of merit were measured. And then their effects on pyroelectric characteristics were observed.

A study on the velocity characteristics of surface acoustic wave in PSS-PZT ceramics (PSS-PZT계 세라믹스의 탄성표면파 속도특성에 관한 연구)

  • 본 논문에서는 0.05Pb(Sn$_{1}$2/Sb$_{1}$2/)-0.35PbTiO$_{3}$-0.60PbZrO $_{3}$+0.4[wt%] MnO$_{2}$ 조성을 갖는 3성분계 압전세라믹스에 Cr$_{2}$O$_{3}$ 의 첨가량을 변화시켜서 지연선을 제작하고 탄성표면파를 여기시켜 전파속도를 측정하였으며 EMMAS 기준에 따라 각 시편의 재료정수를 측정하고 이를 압전방정식에 적용하여 매질에 따라 여기되는 탄성표면파의 계산속도를 이론적으로 산출한 후 이를 지연선에서 측정된 실험속도와 비교하여 재료의 특성이 탄성표면파의 전파특성에 미치는 영향을 조사하였다. 그 결과 SAW 지연선에서 측정된 탄성표면파는 Generalized Rayleigh Wave였으며 재료의 특성이 우수한 시편일 수록 계산속도와 측정속도와의 차가 적었던 것으로 나타났고 오차한도는 평균 99.39[%]였으므로 실험속도 측정방법이 feed through 현상없이 우수한 측정방법이었음을 알 수 있었다.

  • $0.10Pb(Sb_{1/2}Sn_{1/2})O_3-0.25PbTiO_3-0.65PbZrO_3+MnO_2(0.18mol%)$, NiO(0.15mol%) temary compound ceramics won fabricated by the mixed-oxide method. Noise properties of the pyroelectric infrared sensor were investigated with particle size of the raw materials and gain size of the specimens. Particle size were decreased and sintered density, voltage resposivity were increased with increasing the ball-mill times. The specimen ball-milled for a 80[hr] showed a good pop-corn noise properties.

  • 급증하는 무선통신 정보수요는 특히, 고주파대역 (300NHz-300GHz)에서 사용되는 공진기, 필터, 발진기 등과 같은 소자의 품질향상을 요구하고 있다. 고주파용 유전체 중 ZrTiO4 는 $\alpha$-PbO2 계열의 사방정구조를 갖고 있는 유전체로서 높은 유전율 ($\varepsilon$=40)과 높은 품질계수 (Q=1/tan$\delta$=4700 at 7GHz)를 갖고 있고, Sn 첨가시 0ppm/$^{\circ}C$의 공진주파수 온도계수를 얻을 수 있다고 보고되어 있다. 본 연구에서는 약 110$0^{\circ}C$ 이상에서 안정한 상으로 존재하는 ZrTiO4를 저온에서 증착하여 준안정한 상태로 결정화되게 한후, 유전손실 (tan$\delta$)과 유전율($\varepsilon$)을 측정하였다. 또한 증착온도와 열처리과정에 따른 박막의 us형 (Strain) 정도의 변화를 X-선 회절결과로부터 분석하였으며 이를 측정된 유전특성 값과 비교하였다. ZrTiO4 박막은 DC magnetron reactive sputter로 Zr과 Ti 타겟으로부터 high phosphorous doped Si (100) 기판위에 증착하였다. 압력은 4mTorr로 유지하고 박막의 화학양론적 조성비를 맞추기 위해 각 타겟에 가해지는 power는 Zr/Ti=500W/650W로 고정하고, 반응가스의 비율을 Ar/O2=17sccm/3.5sccm으로 유지하여 박막내에 인입되는 산소량을 제어하였다. 증착 직후와 열처리 후의 박막특성을 비교하기 위해 증착온도를 상온에서부터 $600^{\circ}C$까지 변호시키고 증착후 각각의 시편을 80$0^{\circ}C$ 산소분위기에서 2시간동안 열처리하여 시편을 준비하였다. 박막의 상형성 여부와 결정성변화는 $ heta$-2$\theta$X-선 회절법을 사용하여 조사하였고, EPMA를 이용하여 박막의 조성을 확인하였다. 유전특성의 측정을 위해 백금 상부전극을 증착한 후, impedance analyzer를 이용하여 100kHz 영역에서의 유전손실을 측정하고, 측정된 정전용량과 박막의 두께로부터 유전율을 계산하였다. ZrTiO4 박막은 증착온도 20$0^{\circ}C$ 이상에서 결정성을 보이기 시작했으며, 열처리 이후에는 상온에서 비정질이었던 시편이 $650^{\circ}C$ 이상의 온도에서 결정화되기 시작하였다. 증착온도에 따라 유전손실은 0.038에서 0.017 정도로 감소하는 경향을 나타냈으며, 각각 열처리에 의해서 0.034, 0.005 정도로 다시 감소하였다. 박막의 유전율은 약 35 정도의 값을 나타내었으며 X-선 회절 data로부터 분석한 박막의 변형은 증온도에 따라 7.2%에서 0.04%로 감소하였고 이 이경향은 유전손실은 감소경향과 일치하였다.

Synthesis of Nanopowders by Hydrothermal Method and their Application to Dye-sentisized Solar Cell Materials (수열합성을 이용한 나노분말 합성 및 연료감응태양전지 응용)

  • In the present work, we synthesize nano-sized ZnO, $SnO_2$, and $TiO_2$ powders by hydrothermal reaction using metal chlorides. We also examine the energy-storage characteristics of the resulting materials to evaluate the potential application of these powders to dye-sensitized solar cells. The control of processing parameters such as pressure, temperature, and the concentration of aqueous solution results in the formation of a variety of powder morphologies with different sizes. Nano-rod, nano-flower, and spherical powders are easily formed with the present method. Heat treatment after the hydrothermal reaction usually increases the size of the powder. At temperatures above $1000^{\circ}C$, a complete collapse of the shape occurs. With regard to the capacity of DSSC materials, the hydrothermally synthesized $TiO_2$ results in the highest current density of $9.1mA/cm^2$ among the examined oxides. This is attributed to the fine particle size and morphology with large specific surface area.

Nonvolatile Memory and Photovoltaic Devices Using Nanoparticles

  • Quantum-structures with nanoparticles have been attractive for various electronic and photonic devices [1,2]. In recent, nonvolatile memories such as nano-floating gate memory (NFGM) and resistance random access memory (ReRAM) have been studied using silicides, metals, and metal oxides nanoparticles [3,4]. In this study, we fabricated nonvolatile memories with silicides (WSi2, Ti2Si, V2Si) and metal-oxide (Cu2O, Fe2O3, ZnO, SnO2, In2O3 and etc.) nanoparticles embedded in polyimide matrix, and photovoltaic device also with SiC nanoparticles. The capacitance-voltageand current-voltage data showed a threshold voltage shift as a function of write/erase voltage, which implies the carrier charging and discharging into the metal-oxide nanoparticles. We have investigated also the electrical properties of ReRAM consisted with the nanoparticles embedded in ZnO, SiO2, polyimide layer on the monolayered graphene. We will discuss what the current bistability of the nanoparticle ReRAM with monolayered graphene, which occurred as a result of fully functional operation of the nonvolatile memory device. A photovoltaic device structure with nanoparticles was fabricated and its optical properties were also studied by photoluminescence and UV-Vis absorption measurements. We will discuss a feasibility of nanoparticles to application of nonvolatile memories and photovoltaic devices.

Surface Acoustic Wave Characteristics of PSS-PZT Cermaics with Cr addition (Cr 첨가에 따른 PSS-PZT 세라믹스의 탄성 표면파 특성)

  • In this study, to improve temperature stability 0.05 Pb(Sn$\_$$\frac{1}{2}$/Sb$\_$$\frac{1}{2}$/O$_3$ - 0.35PbTiO$_3$ - 0.60PbZrO$_3$ + 0.4[wt%]MnO$_2$ piezoelctric oeramics of low dielectric constant and large mechanical quality factor were manufactured with the addition of Cr$_2$O$_3$by Hot Press method. And the SAW delay line was fabricated and the propagation characteristics of SAW was investigated, and the SAW filter was fabricated on C4 added by 0.2[wt%] Cr$_2$O$_3$and its frequency characteristics was investigated. The specimen, whose propagation characteristics of surface acoustic wave were the best, was C4 added by 0.2[wt%] Cr$_2$O$_3$, and its electromechanical coupling factor(ks$^2$) was 3.11[%] and its temperature coefficient of the center frequency (C$\_$fo/) was -21.27[ppm/$^{\circ}C$]. The 31[MHz] SAW IF filter of C4 scarcely had diffraction phenomena and its group delay time was 1.4673 ${\pm}$40[ns] in the pass band, and the insertion loss was -24.419[dB] on no impedance matching.

Pyroelectric Properties of Modified PZT Ceramics with $MnO_2$ Addition (Mn Oxide의 첨가에 따른 PSS-PT-PZ 세라믹의 초전특성)

  • The effect of $MnO_2$ addition in $0.05Pb(Sn_{0.5}Sb_{0.5})O_3-0.8PbZrO_3-0.15PbTiO_3$(0.05PSS-0.8PZ-0.15PT) ceramics on crystal structure and electrical properties were studied. The sintering temperature and time were $1230^{\circ}C{\sim}1270^{\circ}C$ and 2hr, respectively. Then crystal structure, dielectric and pyroelectric properties were investigated. All the poled specimens showed the lower dielectric constant and $tan{\delta}$ than the unpoled specimens. Dielectric constant at 1kHz of the 0.05PSS-0.8PZ-0.15PT(MnO2 0.3wt%) system specimen sintered at $1250^{\circ}C$ for 2hr were 270 and showed the lowest $tan{\delta}$ of 0.2% after poling of $2kV_{DC}/mm$ at $150^{\circ}C$ for 30 minutes. Pyroelectric coefficient was maximum value of $50nC/cm^2K$ and Curie temperature was $224^{\circ}C$.

Characteristic of Oxidants Production and Dye Degradation with Operation Parameters of Electrochemical Process (전기화학적 공정의 운전인자에 따른 산화제 생성과 염료 분해 특성)

  • The purpose of this study is to investigate electro-generation of free Cl, $ClO_2$, $H_2O_2$ and $O_3$ and degradation of Rhodamine B in solution using Ru-Sn-Sb electrode. Electrolysis was performed in one-compartment reactor using a dimensionally stable anode(DSA) of Ru-Sn-Sb/Ti as the working electrode. The effect of applied current (0.5-3 A), electrolyte type (NaCl, KCl, HCl, $Na_2SO_4$ and $H_2SO_4$) and concentration (0.5-2.5 g/L), air flow rate (0-3 L/min) and solution pH (3-11) was evaluated. Experimental results showed that concentration of 4 oxidants was increased with increase of applied current, however optimum current for RhB degradation was 2 A. The generated oxidant concentration and RhB degradation of the of Cl type-electrolyte was higher than that of the sulfate type. The oxidant concentration was increased with increase of NaCl concentration and optimum NaCl dosage for RhB degradation was 1.75 g/L. Optimum air flow rate for the oxidants generation and RhB degradation was 2 L/min. $ClO_2$ and $H_2O_2$ generation was decreased with the increase of pH, whereas free Cl and $O_3$ was not affected by pH. RhB degradation was increase with the pH decrease.

Effects of $Cr_2O_3$ Addition in PSS-PZT Piezoelectric Ceramics for Surface Acoustic Wave Filter ($Cr_2O_3$가 탄성 표면파 필터용 PSS-PZT계 압전 세라믹스에 미치는 영향)
