A Materials Approach to Resistive Switching Memory Oxides

  • Several oxides have recently been reported to have resistance-switching characteristics for nonvolatile memory (NVM) applications. Both binary and ternary oxides demonstrated great potential as resistive-switching memory elements. However, the switching mechanisms have not yet been clearly understood, and the uniformity and reproducibility of devices have not been sufficient for gigabit-NVM applications. The primary requirements for oxides in memory applications are scalability, fast switching speed, good memory retention, a reasonable resistive window, and constant working voltage. In this paper, we discuss several materials that are resistive-switching elements and also focus on their switching mechanisms. We evaluated non-stoichiometric polycrystalline oxides ($Nb_2O_5$, and $ZrO_x$) and subsequently the resistive switching of $Cu_xO$ and heavily Cu-doped $MoO_x$ film for their compatibility with modem transistor-process cycles. Single-crystalline Nb-doped $SrTiO_3$ (NbSTO) was also investigated, and we found a Pt/single-crystal NbSTO Schottky junction had excellent memory characteristics. Epitaxial NbSTO film was grown on an Si substrate using conducting TiN as a buffer layer to introduce single-crystal NbSTO into the CMOS process and preserve its excellent electrical characteristics.

Geochemical Origin, Behavior and Enrichment of Environmental Toxic Elements in Coaly Metapelite from the Deokpyeong Area, Korea (덕평지역의 탄질 변성니질암에 관한 환경적 독성원소의 지구화학적 기원, 거동 및 부화)

  • Origin, behavior and enrichment of environmental toxic elements from the Deokpyeong area were investigated on the basis of major, trace and rare earth element geochemistry. Coaly metapelites of the Deokpyeong area are subdivided into grey phyllite, dark grey phyllite, coaly slate and black slate, which are interbedded along the Ogcheon Supergroup. The coaly slate had been mined for coal, but mining is closed. The coaly and black slates are lower contents of $SiO_2$ and $Al_2O_3$, and higher contents of LOI, CaO, $Na_2O$ and BaO as compared with the phyllitic rocks. Rare earth elements are highly enriched in the coaly and black slate. Average compositions (ppm) of minor and/or environmental toxic elements in the coaly and black slate are revealed as As=127, Ba=30,163, Cd=18, Cr=740, Cu=84, Mo=378, Pb=43, Sb=12, Se=44, U=144, V=8,147 and Zn=292, which are extremely high concentrations than those in the NASC compositions. Major elements (average enrichment index; 5.34) in the coaly metapelites are mostly depleted, excepting $P_2O_5$ and BaO, normalized by NASC. Rare earth elements (average enrichment index; 1.48) are enriched in the coaly slate. On the basis of NASC, minor and/or environmental toxic elements in the coaly metapelites were strongly enriched of all the elements with the exception of Co, Cs, Ni and Sr. Average enrichment index of trace elements in coaly metapelite is 31.51 (coaly slate; 51.94 and black slate; 15.46). Especially, enrichment index of potentially toxic elements (As, Ba, Cr, Cu, Mo, Ni, Sb, Se, U, V and Zn) of the rock is 46.10 (grey phyllite; 7.15, dark grey phyllite; 4.77, coaly slate; 88.96 and black slate; 22.11). These coal formations were deposited in basin of boundary between terrestrial and marine environments deduced to carbon, sulfur (C/S=2.2 to 275.7), trace and rare earth elements characteristics. Irregular behavior and dispersion between major, minor and rare earth elements of those metapelites indicates a variable source materials, incomplete mixing of differential source and/or reequilibrium of diagenesis and metamorphism.

Efficacy of Ag-CuO Filler Tape for the Reactive Air Brazing of Ceramic-Metal Joints

  • This paper reports the efficacy of tape casting using an Ag-10 wt% CuO filler for the successful joining of a sintered $Ce_{0.9}Gd_{0.1}O_{2-{\delta}}-La_{0.7}Sr_{0.3}MnO_{3{\pm}{\delta}}$ (GDC-LSM) ceramic with a SUS 460 FC metal alloy by reactive air brazing. The as-prepared green tape was highly flexible without drying cracks, and the handling was easy when used as a filler material for reactive air brazing. Heat treatment for the GDC-LSM/SUS 460 FC joint was performed at $1050^{\circ}C$ for 30 min in air. Microstructural observations indicated a reliable and compact joining. The room temperature mechanical shear strength of the as-brazed joints was $60{\pm}8MPa$ with a cohesive failure. The flexural strength of joints was measured from room temperature up to $850^{\circ}C$, where the strength retention revealed to be almost 100% at $500^{\circ}C$. However, the joints showed a degradation in strengths at 800 and $850^{\circ}C$, exhibiting strength retentions of 57% and 37%, respectively.

Demonstration of rapid single-flux-quantum RS flip-flop using YBCO/Co-YBCO/YBCO ramp-edge Josephson junction with and without ground plane (YBCO/Co-YBCO/YBCO ramp-edge 접합을 이용한 RS flip-flop 회로 제작과 동작)

  • We fabricated rapid single-flux-quantum RS flip-flop circuits with and without Y$_1$Ba$_2$Cu$_3$O$_{7-{\delta}}$(YBCO) ground plane. The circuit consists of SNS-type ramp-edge Josephson junctions that have cobalt-doped YBCO and Sr$_2$AITaO$_6$(SAT) for barrier layer and insulator layer, respectively. The fabricated Josephson junction showed a typical RSJ-like current-voltage(I-V) characteristics above 50K. We sucessfuly demonstrated RS flip-flop at temperatures around 50K. The RS flip-flop fabricated on ground plane showed more definite set and reset state in voltage-flux(V-${\phi}$) modulation curve for read SQUID, which may be attributed to a shielding effect of the YBCO ground plane.

Search for the preformed-pair state in the pseudogap regime above T$_c$ using c-axis tunneling in Bi$_2$Sr$_2$CaCu$_2$O$_{8+d}$ single crystals

  • The normal state of high-Tc superconducting materials has been believed to contain important clues to finding the correct mechanism of the high-Tc superconductivity. One example is the existence of pseudogap in the normal state even above Tc, as observed in various measurements such as photoemission spectroscopy and tunneling conductance. In this pseudogap regime the existence of preformed pairs only with local phase coherence has been debated. Recently Choi, Bang, and Campbell[1] have proposed the occurrence of the zero-bias conductance enhancement due to Andreev quasiparticle reflection from the preformed pairs even with the local phase coherence. In this study we examine the zero-bias enhancement of the differential conductance near or slightly above Tc, using c-axis tunneling in mesa structure of Bi2Sr20a0u208+d single crystals. In slightly overdoped samples zero-bias conductance enhancement (ZBCE) has been observed over a range of 2 K above Tc. In contrast, in underdoped samples with Tc${\sim}$72K the ZBCE appears over a range of 5-6 K above Tc, a much wider temperature range than in overdoped samples. This result may pose as positive signs of the existence of prefurmed pairs in the normal state of high- Tc superconducting materials.

  • $Bi_2Sr_2Ca_1Cu_2O_x$(BSCCO 2212) superconductors for current lead were fabricated by centrifugal melting process(CMP). BSCCO 2212 powder was melted at $1200^{\circ}\C$ in a resistance furnace using a Pt crucible and poured in a rotating cylindrical mold preheated at $550^{\circ}\C$ for 2 hour. The solidified BSCCO-2212 samples were heat-treated by partial melting process in oxygen atmosphere. The current-voltage curves at 77 K of the samples were obtained by transport measurement, and the microstructure was investigated by scanning electron microscope. The $J_c$ values at 77 K of the tubes partially melted at $840^{\circ}C,\;860^{\circ}C\;and\;880^{\circ}C$ were 492, 430 and 398 $A/cm^2$, respectively. It was observed that the plate-like grains in BSCCO 2212 tube was more developed in the sample heat-treated at $840^{\circ}C$. It was found that the critical current of the BSCCO 2212 samples was dependent on the partial melting schedule regarding the grain shape and size of the BSCCO 2212.

Fabrication of High-T$_c$ Superconducting Josephson Junctions by Ar lon Milling and E-Beam Lithography (Ar 이온빔 식각과 전자선리소그래피 방벙으로 제작한 고온초전도 조셉슨 접합)

  • A new type of high-T$_c$ superconducting Josephson junctions has been prepared by Ar ion beam etching and electron beam lithography. YBa$_2Cu_3O_{7-x}$ (YBCO) films deposited on (001) SrTiO$_3$ single crystal substrate by pulsed laser deposition were patterned by Ar ion milling with photolithography. The narrow slit with a electroresist mask, about 1000 ${\AA}$ wide, was constructed over a 3 ${\sim}$ 5 ${\mu}$m bridge of a 1200-${\AA}$-thick YBCO film by electron beam lithography. The slit was then etched by the Ar ion beam to form a damaged 600-${\AA}$-thick YBCO. Thus prepared structure forms an S-N-S (YBCO - damaged YBCO - YBCO) type Josephson junctions. Those junctions exhibit RSI-like I-V characteristics at 77 K. The properties of the Josephson junctions such as I$_c$ R$_N$, and J$_c$ were characterized.

  • This study is about a connective method of High Tc wire for long wire. We prepared silver-sheathed BiPbSrCaCuO wires by the powder-in-tube method. Since the superconducting wires are ceramic, it is very hard to connect each other. In this study, we used a silver sleeve to contract wires and pressed them by various preasures. Then optimum preasure was 9,000 Kgf/$\textrm{cm}^2$ to get the high critical current. The higest critical current was 10A.

Magnetic Properties of Oxide Superconducting Material (산화물 초전도체의 자기적 특성)

  • The sensor at liquid nitrogen temperature showed the increase of electrical resistance by applying magnetic field. Actually, the voltage drop across the sensor was changed from zero to a value more than $100\;{\mu}V$ by the applied magnetic field. The change of electrical resistance depended on magnetic field. The sensitivity of this sensor was $2.9\;{\Omega}/T$. The sensing limit was about $1.5{\times}10^{-5}\;T$. The increase of electrical resistance by the magnetic field was ascribed to a modification of the Josephson junctions due to the penetrating magnetic flux into the superconducting material. Considering the observed properties of the superconductor with trapped magnetic flux, a magnetic sensor was fabricated to detect simultaneously both the intensity and the direction of the magnetic field.
