In this paper, the elastic modulus and hardness of poly 3C-SiC thin films growed by APCVD were measured using nanoindentation test. The resulting values of elastic modulus E and hardness H of the poly 3C-SiC film are 305 GPa and 26 GPa, respectively. The mechanical properties of the poly 3C-SiC film are better than bulk Si wafers. Therefore, the poly 3C-SiC thin film is suitable for abrasion resistance, high frequency, and bio MEMS applications.
The particle size of synthesized SiC powders was decreased with increasing carbon content when the mixture of carbon and silica was carbonized at 1, 45$0^{\circ}C$ after hydrolysis of the mixture with the ranges of 3.1 to 3.5 in the mole ratio of Carbon/Alkoxide. The reacted fraction of $\beta$-SiC nearly had nothing to do with the mole ratio of Carbon/Alkoxide. When the reaction was made by adding 0.5wt% additives in the composition of 3.1 in the mole ratio of carbon/alkoxide, the additives decreased the yield of $\beta$-SiC and its sequence was Ba2O3>B>Fe>Al>Al2O3>Si. The effect of additives promoted the transformation of $\beta$-SiC to $\alpha$-SiC form and shwoed the increasing tendency of lattice constant. The two colors of $\beta$-SiC powder came out : one was the black grey with addition of Al, Al2O3 and B the other the light grey with addition of Fe, B2O3 and Si.
This paper describes on the characteristics of Pd thin films deposited on poly-crystalline 3C-SiC buffer layers for microsensors, in which the poly 3C-SiC was grown on Si, $SiO_2$, and AlN substrates, respectively, by APCVD using HMDS, $H_2$, and Ar gas at $1100^{\circ}C$ for 30 min. In this work, a Pd thin film was deposited on the poly 3C-SiC film by RF magnetron sputter. The thickness, uniformity, and quality of these samples were evaluated by SEM. Crystallinity and orientation of the Pd film were analyzed by XRD. Finally, Pd/poly 3C-SiC schottky diodes were fabricated and characterized by current-voltage measurements. From these results, Pd/poly 3C-SiC devices are promising for high temperature hydrogen sensors and other microsensors.
Si$_3$N$_4$가 추진기관 연소조건 하에서 흑연의 산화와 마모를 효과적으로 방지하는 다층 코팅재료로 쓰일 수 있도록 하기 위하여 저압화학기상증착법(LPCVD)으로 Si$_3$N$_4$를 코팅할 때의 증착특성에 대해 연구하였다. 흑연 위에 pack cementation방법으로 SiC를 코팅하고 그 위에 저압화학기상증착법으로 Si$_3$N$_4$를 코팅 하였으며, 증착온도와 반응기체입력비를 변화시키면서 이에 따른 증착속도와 표면형상의 변화를 관찰하였다. 증착속도는 증착온도가 높아짐에 따라 처음에는 증가하다가 최대값을 나타낸 후 감소하는 경향을 나타냈으며, 그레인의 크기는 증착온도가 높아짐에 따라 작아지는 경향을 보였다. 한편, 반응기체의 입력비가 20$\leq$NH$_3$/SiH$_4$$\leq$40인 조건에서는 증착속도의 변화나 표면형상의 변화를 관찰할 수 없었다. 증착온도 800~130$0^{\circ}C$ 범위에서 증착된 Si$_3$N$_4$가 비정질상인 것을 XRD로 확인할 수 있었으며 130$0^{\circ}C$, 질소 분위기에서 2시간 동안 열처리하여 결정상인 Si$_3$N$_4$를 인을 수 있었다.
실리콘기판 위에 스트레스균형이 이루어진 150 nm-$Si_{3}N_{4}$/300 nm-$SiO_{2}$/150 nm-$Si_{3}N_{4}$ 구조의 평탄한 유전체 멤브레인을 제작하였다. 이 멤브레인의 스트레스 특성평가를 위하여 stress-deflection, stress-temperature 및 스트레인 진단용 시험패턴의 특성을 측정분석하였고, 중간에 있는 $SiO_{2}$층을 PECVD, LPCVD 및 APCVD방법으로 각각 증착하여 $SiO_{2}$층의 증착방법에 따른 적층 유전체박막의 스트레스특성에 대해서도 논의하였다. 대부분의 경우 적층 유전체 멤브레인에 인장스트레스가 존재하였으나, $SiO_{2}$층의 증착방법과 거의 무관하게 $1,150^{\circ}C$의 후습식산화로 실리콘기판에 의해 멤브레인에 나타나는 인장스트레스의 균형을 얻을 수 있었다. 온도변화에 따른 멤브레인에서의 스트레스 변화특성으로 부터 후산화처리를 하지 않는 경우에는 중간의 $SiO_{2}$ 층으로 APCVD방법에 의해 증착된 LTO가 더 적합한 것으로 나타났다.
$Y_2SiO_5:Ce$ 형광체를 $In_2O_3$, $Al_2O_3$ 및 $SiO_2$로 코팅한 후 전계 방출 디스플레이에 요구되는 음극선 발광 특성을 조사하였다. $Al_2O_3$ 코팅으로 $Y_2$SiO(sub)5:Ce 형광체의 발광 효율과 에이징 특성은 감소되었다. 한편 $Al_2$$O_3$코팅으로 형광체의 발광효율은 증가하였으나 발광스펙트럼과 색좌표는 일부 변화하였다. 그러나 $Y_2SiO_5:Ce$ 청색 형과체의 발광 효율은 $SiO_2$코팅으로 크게 증가하였으며, 또한 $SiO_2$ 코팅한 $Y_2SiO_5:Ce$ 형광체의 에이징 특성은 코팅 전에 비하여 크게 향상되었다.
Surface acoustic wave (SAW) devices have become more important as mobile telecommunication systems need h호-frrequency, low-loss, and down-sized components. Higher-frequency SAW divices can be more sasily realized by developing new h호-SAW-velocity materials. The ZnO/diamond/Si multilasyer structure is one of the most promising material components for GHz-band SAW filters because of its SAW velocity above 10,000 m/sec. Silicon carbide is also a potential candidate material for high frequency, high power and radiation resistive electronic devices due to its superior mechanical, thermal and electronic properties. However, high price of commercialized 6- or 4H-SiC single crystalline wafer is an obstacle to apply SiC to high frequency SAW devices. In this study, single crystalline 3C-SiC thin films were grown on Si (100) by MOCVD using bis-trimethylsilymethane (BTMSM, C7H20Si7) organosilicon precursor. The 3C-SiC film properties were investigated using SEM, TEM, and high resolution XRD. The FWHM of 3C-SiC (200) peak was obtained 0.37 degree. To investigate the SAW propagation characteristics of the 3C-SiC films, SAW filters were fabricated using interdigital transducer electrodes on the top of ZnO/3C-SiC/Si(100), which were used to excite surface acoustic waves. SAW velocities were calculated from the frequency-response measurements of SAW filters. A generalized SAW mode. The hard 3C-SiC thin films stiffened Si substrate so that the velocities of fundamental and the 1st mode increased up to 5,100 m/s and 9,140 m/s, respectively.

Copper/silicon nitride ($Cu/Si_3N_4$) composites are fabricated by powder technology process. Copper is used as metal matrix and very fine $Si_3N_4$ particles (less than 1 micron) as reinforcement material. The investigated powder were used to prepare homogenous ($Cu/Si_3N_4$) composite mixtures with different $Si_3N_4$ weight percentage (2, 4, 6, 8 and10). The produced mixtures were cold pressed and sintered at different temperatures (850, 950, 1000, $1050^{\circ}C$). The microstructure and the chemical composition of the produced $Cu/Si_3N_4$ composites were investigated by (SEM) and XRD. It was observed that the $Si_3N_4$ particles were homogeneously distributed in the Cu matrix. The density, electrical conductivity and coefficient of thermal expansion of the produced $Cu/Si_3N_4$ composites were measured. The relative green density, sintered density, electrical conductivity as well as coefficient of thermal expansion were decreased by increasing the reinforcement phase ($Si_3N_4$) content in the copper matrix. It is also founded that the sintered density and electrical conductivity of the $Cu/Si_3N_4$ composites were increased by increase the sintering temperature.
This paper describes the characteristics of a poly 3C-SiC micro heater which was fabricated on AlN(0.1 $\mu$m)/3C-SiC(1.0 $\mu$m) suspended membranes by surface micro-machining technology. The 3C-SiC and AlN thin films which have wide energy band gap and very low lattice mismatch were used sensors for high temperature and voltage environments. The 3C-SiC thin film was used as micro heaters and temperature sensor materials simultaneously. The implemented 3CSiC RTD(resistance of temperature detector) and the power consumption of micro heaters were measured and calculated. The TCR(thermal coefficient of the resistance) of 3C-SiC RTD is about -5200 ppm/$^{\circ}C$ within a temperature range from 25 $^{\circ}C$ to 50 $^{\circ}C$ and -1040 ppm/$^{\circ}C$ at 500 $^{\circ}C$. The micro heater generates the heat about 500 $^{\circ}C$ at 10.3 mW. Moreover, durability of 3C-SiC micro heaters in high voltages is better than Pt micro heaters. A thermal distribution measured and simulated by IR thermovision and COMSOL is uniform on the membrane surface.
The self-reinforced Si3N4 ceramics were prepared by pressureless-sintering using ${\beta}$-Si3N4 whiskers as a seed. Effects of ${\beta}$-Si3N4 whiskers on microstructure and mechanical properties and the ${\alpha}$ to ${\beta}$ phase transition of Si3N4 were investigated. The self-reinforced Si3N4 ceramics were densified(relative density$\geq$98%) by pressureless-sintering (1800$^{\circ}C$ 2h) using 8mol% Y2O3 and 6mol% Al2O3 as sintering aids and 5 vol% ${\beta}$-Si3N4 whiskers within self-reinforced Si3N4 ceramic seemed to hinder the densification owing to their acicular shapes but accelerated the ${\alpha}$ to ${\beta}$ phase transition because they acted as pre-existing nuclei. It was found that the more ${\beta}$-Si3N4 nucei the faster ${\alpha}$ to ${\beta}$ phase transition.
