Magnetoresistance characteristics of EeN/Co/Cu/Co system spin-valve type multilayer (FeN/Co/Cu/Co계 spin-valve형 다층악의 자기저항 특성)

  • The magnetoresistance characteristics of FeN/Co/Cu/Co and FeN/Co/Cu/Co/Cu/Co/FeN multilayers using ferromagnetic iron-nitrides (FeN) has been studied. The microstructure of FeN film is the mixed ${\alpha}$-Fe and $\varepsilon$-Fe$_3$N phase on the condition that the flow rate of N$_2$ gas is over 0.4 sccm. The magnetoresistance effect is observed because of shape magnetic anisotropy induced by needle-shaped $\varepsilon$-Fe$_3$N phase. This magnetoresistance effect changes, because the degree that the shape magnetic anisotropy adheres to the adjacent Co pinned layer is varied according to the flow rate of N$_2$ gas and the thickness of FeN film. The best magnetoresistance effect is obtained on the condition that the thickness of Co free layer is 70 ${\AA}$ and the maximum MR ratio(%) value of 3.2% shows in the FeN(250 ${\AA}$)/Co(70 ${\AA}$)/Cu(25 ${\AA}$)/Co(70 ${\AA}$)/Cu(25 ${\AA}$)/Co(70 ${\AA}$)/FeN(250 ${\AA}$) mutilayer film which is fabricated at the N, gas flow rate of 0.5 sccm and the FeN film thickness of 250 ${\AA}$. Four steps are observed in the magnetoresistance curve owing to this difference of coercive force, because respective magnetic layers in the multilayer possess different coercive forces. These effects observed in these mutilayer films can be expected to application to the memory device the same MRAM as can carry out simultaneously four signals.

  • Magnetoresistance of NiFeCo/Cu/NiFeCo/FeMn uncoupled exchange biased sandwiches has been studied. The magnetoresistance change ratio, ${\Delta}R/R_{s}$ showed 4.1 % at a saturation field as low as 11 Oe in $Si/Ti(50\;{\AA})/NiFeCo(70\;{\AA})/Cu(23\;{\AA})/NiFeCo(70\;{\AA})/FeMn(150\;{\AA})/Cu(50\;{\AA})$ spin valve structure. In this system, the magnetoresistance was affected by interlayer material and thickness. When Ti and Cu were used as the interlayer material in this structure, maximum magnetoresistance change ratio were 0.32 % and 4.1 %, respectively. 6.1 % MR ratio was obtained in $Si/Ti(50\;{\AA})/NiFeCo(70\;{\AA})/Cu(15\;{\AA})/NiFeCo(70\;{\AA})/FeMn(150\;{\AA})/Cu(50\;{\AA})$ spin valve structure. The magnetoresistance change ratio decreased monotonically as the interlayer thickness increased. It was found that the exchange bias field exerted by FeMn layer to the adjacent NiFeCo layer was ~25 Oe, far smaller than that reported in NiFe/Cu/NiFe/FeMn spin valve structure(Dieny et. al., ~400 Oe). The relationship between the film texture and exchange anisotropy ha been examined for spin valve structures with Ti, Cu, or non-buffer layer.

  • Magnetic properties of $Nd_{x}{(Fe_{0.9}Co_{0.1})}_{90-x}B_{6}Nb_{3}Cu_{1}(x=\;3,\;4,\;5)$ rrelt-spun alloys with 6 at% B content were studied aiming for finding out a new $\alpha$-Fe based Nd-Fe-B nanocrystalline alloy with good hard magnetic properties. $Nd_{x}{(Fe_{0.9}Co_{0.1})}_{90-x}B_{6}Nb_{3}Cu_{1}$ melt-spun alloys prepared by RSP crystallized to nanocrystalline phase. An optimally annealed $Nd_{3}{(Fe_{0.9}Co_{0.1})}_{87}B_{6}Nb_{3}Cu_{1}$ melt-spun alloys had larger volume ratio of $\alpha$-Fe(Co) than that of higher Nd content alloy and showed high remanence of about 1.6 T. On the contrary, the increase of Nd content in $Nd_{x}{(Fe_{0.9}Co_{0.1})}_{90-x}B_{6}Nb_{3}Cu_{1}$ alloys gave rise to gradual increase of an amount of $Nd_{2}{(Fe,\;Co)}_{14}B$ phase and improved coercivity. An optimally annealed $Nd_{5}{(Fe_{0.9}Co_{0.1})}_{85}B_{6}Nb_{3}Cu_{1}$ alloy showed the most improved hard mag¬netic properties. The remanence, coercivityand energy product of the alloy were 1.35 T, 219 kA/m (2.75 kOe), and $129\;kJ/m^{3}$ (16.2 MGOe), respectively.

  • Two-layered ferromagnetic alloy films (NiFe, CoFe) with a Conetic (NiFeCuMo) intermediately soft magnetic layer of different thickness were investigated to correlate the coercivity values and magnetization process with the strength of saturation field of hard axis. Thickness dependence of the $H_{EC}$ (coercivity of easy axis), $H_{HS}$ (saturation field of hard axis.), and X (susceptibility) of NiFe and NiFeCuMo thin films for the glass/Ta(5 nm)/[CoFe or NiFe(5 nm-t/2)]/NiFeCuMo(t = 0, 4, 6, 8, 10 nm)/[CoFe or NiFe(5 nm-t/2)]/Ta(5 nm) films prepared by the ion beam deposition method was measured. The magnetic properties $H_{EC}$, $H_{HS}$, and X of two-layered ferromagnetic CoFe, NiFe films with a NiFeCuMo intermediately super-soft magnetic layer were strongly depended on the thickness of NiFeCuMo layer. The value of the coercivity and magnetic susceptibility of the NiFeCuMo film decreased by 25% and doubled relative to that of the NiFe film.

Analysis of Magnetic Isotropy Property using Magnetoresistance Curve of CoFe/Cu/CoFe/PtMn Multilayer Film (CoFe/Cu/CoFe/PtMn 다층박막의 자기저항 곡선을 이용한 자기 등방성 특성 분석)

  • The magnetic isotropy property from the magnetoresistance (MR) curve and magnetization (MH) loop for the PtMn based spin valve (SV) multilayer films fabricated with different the bottom structure after post-annealing treatment was investigated. The exchange biased coupling field ($H_{ex}$), coercivity ($H_c$), and MR ratio of Glass/Ta(10 nm)/CoFe(6 nm)/Cu(2.5 nm)/CoFe(3 nm)/Ta(4 nm) SV multilayer film without antiferromagnetic PtMn layer are 0 Oe, 25 Oe, and 3.3 %, respectively. MR curve for the Glass/Ta(10 nm)/CoFe(6 nm)/Cu(2.5 nm)/CoFe(3 nm)/PtMn(6 nm)/Ta(4 nm) SV multilayer film showed $H_{ex}=2Oe$, $H_c=316Oe$, and MR (%) = 4.4 % with one butterfly MR curve having by the effect of antiferromagnetic PtMn layer. MR curve for the dualtype Glass/Ta(10 nm)/CoFe(6 nm)/Cu(2.5 nm)/CoFe(3 nm)/PtMn(6 nm)/CoFe(3 nm)/Cu(2.5 nm)/CoFe(6 nm)/Ta(4 nm) SV multilayer film showed $H_c=37.5Oe$ and 386 Oe, MR = 3.5 % and 6.5 % with two butterfly MR curves and square-like hysteresis MH loops. The anisotropy property in CoFe spin valve-PtMn multilayer is neglected by the effects of a very small value of $H_{ex}$ and a very slightly shape magnetic anisotropy. This result is possible to explain the effect of magnetization configuration spin array of the bottom SV film and the top SV film of PtMn layer.

Magnetoresistance Effect of Ta/NiFe/Cu/Co Pseudo Spin Valve Structure (Ta/NiFe/Cu/Co Pseudo 스핀밸브 구조의 자기저항 효과)

  • The dependence of sensitivity, MR ratio, coercivity (Hc) and switching fields as a function of thickness of each magnetic layers(Co, NiFe and Cu) were investigated in pseudo spin valves with a structure of Ta/NiFe/Cu/Co. As measured results dependence of the thickness of each magnetic layer, we obtained MR ratio of 7.26% for Ta(4 nm)/NiFe(7.5 nm)/Cu(3 nm)/Co(5 nm) pseudo spin valves. Also, we could control properties of magnetoresistance for independent magnetization courses of each magnetic layer. Especially, we found that we could control coercivity as constant MR ratio dependence of Co thickness.

Magnetic Properties of $\alpha$-Fe Based Nd-Fe-B Nanocrystalline with High Remanence (고잔류자화 $\alpha$-Fe기 Nd-Fe-B 초미세결정립 합금의 자기특성)

  • The effects of Nb and Cu additives as will as substitutional Co into $Nd_{4}Fe_{85.5}B_{10.5}$ melt-spun alloy were studied aiming for finding a $\alpha$-Fe based Nd-Fe-B composite alloys with high energy product. The addition of Nb and Cu to $Nd_{4}Fe_{85.5}B_{10.5}$ decreased the average grain size and increased the coercivity up to 207kA/m(2.6kOe), Further-more, the substitution of Co for Fe in $Nd_{4}Fe_{82}B_{10}Nb_{3}Cu_{1}$ alloy resulted in the decrease of the average grain size (<20nm) and improved the hard magnetic properties. The remanence, coercivity and energy product of optimally annealed $Nd_{4}Fe_{74}Co_{8}B_{10}Nb_{3}Cu_{1}$ alloy were 1.345, 219kA/m(2.75kOe) and $95.5kJ/m^{3}$(12MGOe), respectively.

  • Perovskite-type mixed oxides LaBO$_3$(B = Mn, Fe, Co) were prepared by citrate sol-gel method in $air(850^{\circ}C$, 24h). The oxygen stoichiometries and structures of these oxides were determined by XRD and TPR results as followings; LaMnO$_{3.16}$(a = 5.507, c = 13.329 $\AA$, hexagonal), LaFeO$_{3.17}$(a = 5.554, b = 5.555, c = 7.863 $\AA$, orthorhomibic), LaCoO$_{3.0}$(a = 5.436, c = 13.095 $\AA$, hexagonal). The temperature programmed reduction(TPR) experiments in static 300 torr H$_2$ atmosphere shows that the reduction reaction of LaBO$_3$(B = Mn, Fe, Co) proceeds into two stages, and thermal stabilities of these oxides decreased in the order of LaMnO$_3$ > LaFeO$_3$ > LaCoO$_3$. According to the kinetic analysis the lowest activation energy was obtained for LaCoO$_3$.

  • The MR ratios and the exchange biasing field and interlayer coupling field were investigated in $Ni_{91}Fe_{19}/Co_{90}Fe_{10}/Cu/Co_{90}Fe_{10}/NiO$ spin-valve sandwiches grown on antiferromagnetic NiO films as a function of the NiO thickness, the thickness of Cu and pinning layer $Co_{90}Fe_{10}$. The spin-valve sandwiches were deposited on the Corning glass 7059 by means of the 3-gun dc and 1-gun rf magnetron sputtering at a 5 mtorrpartial Ar pressure and room temperature. The deposition field was 50 Oe. The MR curve was measured by the four-terminal method with applied magnetic soft bilayer [NiFe/CoFe] (90$\AA$) decreased dramatically to less than 10 Oe when the NiFe/CoFe bilayer used an NiFe bilayer thicker that 20$\AA$. So NiFe layer improved the softmagnetic properties in the NiFe/CoFe bilayer. The GMR ratio and the magnetic field sensitivity of the spin-valve film $Ni_{91}Fe_{19}(40{\AA})/Co_{90}Fe_{10}(50{\AA}) /Cu(30{\AA})/Co_{90}Fe_{10}(35{\AA})/NiO(800{\AA})$ was 6.3% and about 0.5 (%/Oe), respectively. The MR ratio had 5.3% below an annealing temperature of 20$0^{\circ}C$ which slowly decreased to 3% above 30$0^{\circ}C$. The large blocking temperature of the spin-valve film was taken (as being) due to the good stability of the NiO films. Thus, the spin-valve films with a free NiFe/CoFe layer clearly had a high large GMR output and showed a effective magnetic field sensitivity for a suitable spin-valve head material.

Hydroxylation of Phenol over (Fe, Co)/Zeolite Catalysts for the Selective Synthesis of Catechol (카테콜의 선택적 합성을 위한(Fe, Co)/Zeolites 촉매상에서 페놀의 수산화 반응)

  • (Fe, Co)/zeolite catalysts such as (Fe, Co)/NaY, (Fe, Co)/NaBeta and (Fe, Co)/HUSY were prepared by ion-exchange method and their catalytic performance was examined in the hydroxylation of phenol with $H_2O_2$ for the production of catechol. The (Fe, Co)/NaBeta catalyst showed its best performance at reaction temperature=$70^{\circ}C$, molar ratio of phenol/$H_2O_2=3$, weight ratio of phenol/catalyst=50 and weight ratio of solvent (water)/phenol=6 as 20% of phenol conversion, 77% of the selectivity for the hydroxylation, 70% of the selectivity for catechol, and 2.5 of the formation ratio of catechol/hydroquinone. The (Fe, Co)/zeolite catalysts showed the reproducible activities without deactivation after repeated regeneration. The fresh and used(Fe, Co)/zeolites were characterized by XRD, UV-VIS DRS, and XPS and their catalytic performance was discussed based on these characterization results.
