언더필이 적용된 $\mu$p BGA 솔더 접합부의 열피로특성 (Thermal Fatigue Characteristics of $\mu$ BGA Solder Joints with Underfill)

  • There have been many researches for small scale packages such as CSP, BGA, and Flipchip. Underfill encapsulant technology is one of the latest assembly technologies. The underfill encapsulant could enhance the reliability of the packages by flowing into the gap between die and substrate. In this paper, the effects of underfill packages by both aspects of thermal and mechanical reliabilities are studied. Especially, it is focused to value board-level reliability whether by the underfill is applied or not. First of all, The predicted thermal fatigue lifes of underfilled and no underfilled $\mu$ BGA solder joints are performed by Coffin-Manson's equation and FEA program, ANSYS(version 5.62). Also, the thermal fatigue lifes of $\mu$ BGA solder joints are experimented by thermal cycle test during the temperature, 218K to 423k. Consequently, both experimental and numerical study show that $\mu$ BGA with underfill has over ten times better fatigue lift than $\mu$ BGA without underfill.

점용접 표준시편에 대한 가속내구시험법의 적용 (Application of Accelerated Vibration Testing to Spot-welding Specimen)

  • It is advantage of accelerated vibration testing to compress service exposures to operating vibration into a reduced laboratory test by increasing the amplitude or frequency of the applied input excitations. This paper proposes an accelerated test method to estimate the high-cycle fatigue life under random excitation. The method consists of conducting a test with amplified input excitation and extrapolating linearly the lift in the accelerated condition into the real lift in field condition. The extrapolation is carried out applying the high-cycle irregular excitation fatigue theory including the rainflow counting, Miner’s damage accumulation rule, and Goodman’s mean stress correction. As a verification, those estimated lift is compared with that acquired by experiment f3r the simple case of spot welding specimen with good agreement. This testing procedure will provide an useful scheme that can reduce testing period associated with developing time schedule of new product.

고강도 알루미늄 합금 용접부에 있어서의 피로균열전파에 미치는 과하중 효과 (Fatigue Crack Growth Retardation after Single Overload Cycle in High Strengh Aluminium Weldments)

  • Retardation or delay in fatigue crack growth due to overloads are important for the accurate prediction of fatigue lives of structural materials. In this study, retardation of fatigue crack growth in Al 6061-T6 weldments and heat affected zones (HAZ) after single overload cycle had been investigated. Retardation in both weldments and HAZ was observed. It was concluded that retardation in both weldment and HAZ was greater than in base metal due to microstructural change and crack branching and crack closure were major governing factor in retardation.

고속회전 아크센서 개발 및 그 응용에 관한 연구 (A Study on Development of High Speed Rotating Arc Sensor and Its Application)

  • This paper presents a seam tracking controller of high speed rotating arc sensor developed by microprocessor based system. The seam tracking algorithm is based on the average current value at each interval region of four phase points on one rotating cycle. To remove the noise effect for the measured current, the area during one rotating cycle is separated into four regions of front, rear, left and right. The average values at each region are calculated, using the regional current values and a low pass filter incorporating the moving average and exponential smoothing methods is adopted. The effectiveness is proven through the experimental results for several kinds of welding condition.

코팅층을 이용한 몰리브덴의 확산접합 (Diffusion Bonding of Mo with Coating Layer)

  • Diffusion bonding of Mo was performed by using the metallic coating of Cu and Cr on the surface to be bonded. Joint characteristics of Mo with or without coating layer were compared in metallurgical and fractograpical aspects. The results showed that the diffusion bonding with coating layer, especially with Cu coating, increased the bending strength of joint. Variation of heating cycle(elevation of temperature for a moment) did not affect significantly the mechanical properties of joint. Fractographical analysis showed that the fracture of joint bonded with Cr coating occurred at the coating layer, while that with Cu coating occurred at the base metal.

  • The offshore industry created a need for quality wet weld repairs. Wet welding is a fast method of repair providing sound, structural quality welds. It requires less support equipment than a similar underwater dry weld repair or the alternative mechanical connections. Compared to welds made in air, underwater wet welds are plagued by increased hardness due to rapid quenching by the surrounding water. In this paper is described the experimntal study of improving the cooling rates of wet welds of TMCP steel plate by shielding around weld arc surroundings. The principal results of this experimental investigation can be summarized as follows : By shielding around weld arc surrounding, the cooling rates resulting from wet welds on TMCP steel plate could be lower than that of nonshielded wet welds and the fesibility on high quality of mecanical properties of wet weld on TMCP steel plate was carried out with shielded weld arc surrounding.

  • Distortion is a potential problem with all welded fabrication and should be caused dimensional changes and mismatch of joints during welding fabrication. Correction unacceptable weld distortion is extremely costly and in some case impossible. The aim of the present work is to verify the variation of the compressive force, tensile force and distortion during plastic deformation under Tungsten-inert-gas(TIG) welding, on type 304 stainless steel. Experimental results show that possibili-ty if measuring deformation during welding and good correlation was found between analytical and experimental result ad finite element methods have been used to model temperature analysis.

  • The truss bridge is composed of numerous steel beams. In long span bridges the size of beams is getting larger, so the number of plate girders is increasing instead of rolled beams. This plate girder has long welding lines at the intersection of steel plates. The improper welding at the intersection line causes the steel bridge to be structurally unsafe. In this paper the loss of member section from improper welding was measured and the experimental testing was performed to get the S-N curve from testing models with sectional losses. The improper welding resulted in the lowering of structural safety and the shortening of life cycle.

피로하중하 용접잔류응력 이완 추정모델 (Prediction Model for Relaxation of Welding Residual Stress under Fatigue Loads)

  • The strength and the life of welded components are affected extensively by the residual stresses distributed around their weldments not only under static loads, but also fatigue loads. The residual stress can be superimposed with externally applied loads, so that unexpected deformations and failures of members will be occurred. These residual stresses are not kept constant, but relaxed or redistributed during in service. Under static loads the relaxation takes place when the external stress superimposed with the residual stress exceeds locally the yield stress of material used. It is shown that under fatigue loads the residual stress is considerably relieved by the first or flew cycle loading, and then gradually relaxed with increasing loading cycles. In this study the phenomenon and mechanism of the stress relaxation by mechanical means were investigated and a model to predict quantitatively the residual stress relaxation for the case of static and fatigue loading condition was proposed.

STS316L 강관의 수평자세 용접을 위한 GTAW 용접조건의 최적화 (Optimization of GTAW Parameters for Horizontal Welding of a STS316L Pipe)

  • In this study, it was tried to analyze the effects of welding parameters on the weld penetration and aspect ratio when a STS316L pipe was welded in a horizontal position by GTAW. Experiments were systematically designed using a L18 orthogonal array, and the effects of welding parameters were statistically analyzed by ANOVA(Analysis of Variance). The shielding gas type has the largest effect on both the penetration and aspect ratio. The welding current type and shielding gas flow rate have a little effect on the penetration, whereas the electrode tip angle has a little effect on the aspect ratio. When welded at a selected welding condition, which is composed of He shielding gas, pulse current of 300/45 A, electrode tip angle of 90o, and shielding gas flow rate of 30 l/min, the estimated interval at least 95 % confidence was $1.99{\pm}0.18mm$ for the penetration and $0.31{\pm}0.04$ for the aspect ratio. From the confirmation experiments, the average penetration and aspect ratio were well agreed with the estimation as 1.96 mm and 0.30, respectively. Additionally, the effects of the welding speed and welding current on the penetration and aspect ratio were experimented and analyzed by linear regression. The penetration was linearly increased with the decrease of the welding speed and with the increase of the welding current, but the aspect ratio showed a tendency to a little decrease with the increase of both the welding speed and current.
