Graphene has drawn great interests because of its distinctive band structure and physical properties[1]. A few of the practical applications envisioned for graphene include semiconductor applications, optoelectronics (sola cell, touch screens, liquid crystal displays), and graphene based batteries/super-capacitors [2-3]. Recent work has shown that excellent electronic properties are exhibited by large-scale ultrathin graphite films, grown by chemical vapor deposition on a polycrystalline metal and transferred to a device-compatible surface[4]. In this paper, we focussed our scope for the understanding the graphene growth at different conditions, which enables to control the growth towards the application aimed. The graphene was grown using chemical vapor deposition (CVD) with methane and hydrogen gas in vacuum furnace system. The grown graphene was characterized using a scanning electron microscope(SEM) and Raman spectroscopy. We changed the growth temperature from 900 to $1050^{\circ}C$ with various gas flow rate and composition rate. The growth condition for larger domain will be discussed.
The glass edge sealing is one of the vacuum glazing core manufacturing process and it needs the high reliability for the vacuum keeping. Conventionally, the glass edge sealing had been being researched by the method that pasted the flit on the glass edge part and bonded two sheets of glass. But this way has the defect that can't make tempered glass. In order to remedy it's faults, in this paper, the glass edge was sealed by using the hydrogen mixture gas torch within the furnace. The parameter having an effect on the glass edge sealing through the basic test was set. And the correlation of the thickness of the glass edge and parameter were analyzed through the design of experiment. By using the Taguchi method, the optimal process condition for the glass edge sealing was drawn and the validity was verified.
In this study, Ti powder was fabricated from Ti scrap by the Hydrogenation-Dehydrogenation (HDH) method. Hydrogenation reactions of Ti scrap occurred at near 450 $^{\circ}C$ with a sudden increase in the reaction temperature and the decreasing pressure of hydrogen gas during the hydrogenation process in the furnace. The dehydrogenation process was also carried out at 750 $^{\circ}C$ for 2hrs in a vacuum of $10^{-4}$ torr. After the HDH process, a deoxidation treatment was carried out with the Ca(purity: 99.5) at 700 $^{\circ}C$ for 2hrs in the vacuum system. It was found that the oxidation content of Ti powder that was deoxidized with Ca showed noticeably lower values, compared to the content obtained by HDH process. In order to fabricate Ti compacts, Ti powder was sintered at $1100\sim1400^{\circ}C$ for 2hrs under a vacuum of $10^{-4}$ torr. The relative density of compact was 94.9% at 1300 $^{\circ}C$. After sintering, all of the Ti compacts showed brittle fracture behavior, which occurred in an elastic range with short plastic yielding up to a peak stress.
A non-vacuum process for $Cu(In,Ga)Se_2$ (CIGS) thin film solar cells from nanoparticle precursors was described in this work CIGS nanoparticle precursors was prepared by a low temperature colloidal route by reacting the starting materials $(CuI,\;InI_3,\;GaI_3\;and\;Na_2Se)$ in organic solvents, by which fine CIGS nanoparticles of about 20nm in diameter were obtained. The nanoparticle precursors were mixed with organic binder material for the rheology of the mixture to be adjusted for the doctor blade method. After depositing the mixture of CIGS with binder on Mo/glass substrate, the samples were preheated on the hot plate in air to evaporate remaining solvents ud to burn the organic binder material. Subsequently, the resultant (porous) CIGS/Mo/glass simple was selenized in a two-zone Rapid Thermal Process (RTP) furnace in order to get a solar ceil applicable dense CIGS absorber layer. Complete solar cell structure was obtained by depositing. The other layers including CdS buffer layer, ZnO window layer and Al electrodes by conventional methods. The resultant solar cell showed a conversion efficiency of 0.5%.
최근, 비정질 산화물 반도체 thin film transistor (TFT)는 수소화된 비정질 실리콘 TFT와 비교하여 높은 이동도와 큰 on/off 전류비, 낮은 구동 전압을 가짐으로써 빠른 속도가 요구되는 차세대 투명 디스플레이의 TFT로 많은 연구가 진행되고 있다. 한편, 기존의 Thin-Film-Transistor 제작 시 우수한 박막을 얻기 위해서는 $500^{\circ}C$ 이상의 높은 열처리 온도가 필수적이며 이는 유리 기판과 플라스틱 기판에 적용하는 것이 적합하지 않고 높은 온도에서 수 시간 동안 열처리를 수행해야 하므로 공정 시간 및 비용이 증가하게 된다는 단점이 있다. 이러한 점을 극복하기 위해 본 연구에서는 간단하고, 낮은 제조비용과 대면적의 박막 증착이 가능한 용액공정을 통하여 박막 트랜지스터를 제작하였으며 thermal 열처리와 microwave 열처리 방식에 따른 전기적 특성을 비교 및 분석하고 각 열처리 방식의 열처리 온도 및 조건을 최적화하였다. P-type bulk silicon 위에 산화막이 100 nm 형성된 기판에 spin coater을 이용하여 Al-Zn-Sn-O 박막을 형성하였다. 그리고, baking 과정으로 $180^{\circ}C$의 온도에서 10분 동안의 열처리를 실시하였다. 연속해서 Photolithography 공정과 BOE (30:1) 습식 식각 과정을 이용해 활성화 영역을 형성하여 소자를 제작하였다. 제작 된 소자는 Junctionless TFT 구조이며, 프로브 탐침을 증착 된 채널층 표면에 직접 접촉시켜 소스와 드레인 역할을 대체하여 동작시킬 수 있어 전기적 특성을 간단하고 간략화 된 공정과정으로 분석할 수 있는 장점이 있다. 열처리 조건으로는 thermal 열처리의 경우, furnace를 이용하여 $500^{\circ}C$에서 30분 동안 N2 가스 분위기에서 열처리를 실시하였고, microwave 열처리는 microwave 장비를 이용하여 각각 400 W, 600 W, 800 W, 1000 W로 15분 동안 실시하였다. 그 결과, furnace를 이용하여 열처리한 소자와 비교하여 microwave를 통해 열처리한 소자에서 subthreshold swing (SS), threshold voltage (Vth), mobility 등이 비슷한 특성을 내는 것을 확인하였다. 따라서, microwave 열처리 공정은 향후 저온 공정을 요구하는 MOSFET 제작 시의 훌륭한 대안으로 사용 될 것으로 기대된다.
The ITO films were deposited on glass substrates by RF-superimposed dc reactive magnetron sputtering and were annealed in $N_2$ vacuum furnace with temperatures in the range of $403K{\sim}573K$ for 30 minutes. Electrical, optical and structural properties of ITO films were examined with varying annealing temperatures from 403 K to 573 K. The resistivity of as-deposited ITO films was $5.4{\times}10^{-4}{\Omega}cm$ at the sputter conditions of applied RF/DC power of 200/200 W, $O_{2}$ flow of 0.2 seem and Ar flow of 0.2 seem. As a result of annealing in the temperature range of $403K{\sim}573K$, the crystallization occurred at 423 K that is lower than the crystallization temperature caused by a conventional sputtering method. And the resistivity decreased from $5.4{\times}10^{-4}{\Omega}cm\;to\;2.3{\times}10^{-4}{\Omega}cm$, the carrier concentration and mobility of ITO films increased from $4.9{\times}10^{20}/cm^3\;to\;6.4{\times}10^{20}/cm^3$, from $20.4cm^2/Vsec\;to\;41.0cm^2/Vsec$, respectively. The transmittance of ITO films in visible became higher than 90% when annealed in the temperature range of $423K{\sim}573K$. High quality ITO thin films made by RF-superimposed dc reactive magnetron sputtering and annealing in $N_2$ vacuum furnace will be applied to transparent conductive oxides of the advanced flat panel display.
최근, 비정질 산화물 반도체 thin film transistor (TFT)는 수소화된 비정질 실리콘 TFT와 비교하여 높은 이동도와 큰 on/off 전류비, 낮은 구동 전압을 가짐으로써 빠른 속도가 요구되는 차세대 투명 디스플레이의 TFT로 많은 연구가 진행되고 있다. 한편, 기존의 MOSFET 제작 시 우수한 박막을 얻기 위해서는 $500^{\circ}C$ 이상의 높은 열처리 온도가 필수적이며 이는 유리 기판과 플라스틱 기판에 적용하는 것이 적합하지 않고 높은 온도에서 수 시간 동안 열처리를 수행해야 하므로 공정 시간 및 비용이 증가하게 된다는 단점이 있다. 따라서, 본 연구에서는 RF sputter를 이용하여 증착된 비정질 InGaZnO pesudo MOSFET 소자를 제작하였으며, thermal 열처리와 microwave 열처리 방식에 따른 전기적 특성을 비교 및 분석하고 각 열처리 방식의 열처리 온도 및 조건을 최적화하였다. P-type bulk silicon 위에 산화막이 100 nm 형성된 기판에 RF 스퍼터링을 이용하여 InGaZnO 분말을 각각 1:1:2mol% 조성비로 혼합하여 소결한 타겟을 사용하여 70 nm 두께의 InGaZnO를 증착하였다. 연속해서 Photolithography 공정과 BOE(30:1) 습식 식각 과정을 이용해 활성화 영역을 형성하여 소자를 제작하였다. 제작 된 소자는 pseudo MOSFET 구조이며, 프로브 탐침을 증착 된 채널층 표면에 직접 접촉시켜 소스와 드레인 역할을 대체하여 동작시킬 수 있어 전기적 특성을 간단하고 간략화된 공정과정으로 분석할 수 있는 장점이 있다. 열처리 조건으로는 thermal 열처리의 경우, furnace를 이용하여 각각 $300^{\circ}C$, $400^{\circ}C$, $500^{\circ}C$, $600^{\circ}C$에서 30분 동안 N2 가스 분위기에서 열처리를 실시하였고, microwave 열처리는 microwave를 이용하여 각각 400 W, 600 W, 800 W, 1000 W로 20분 동안 실시하였다. 그 결과, furnace를 이용하여 열처리한 소자와 비교하여 microwave 를 통해 열처리한 소자에서 subthreshold swing (SS), threshold voltage (Vth), mobility 등이 개선되는 것을 확인하였다. 따라서, microwave 열처리 공정은 향후 저온 공정을 요구하는 MOSFET 제작 시의 훌륭한 대안으로 사용 될 것으로 기대된다.
건축물 에너지 효율등급제도, 건축물 에너지 소비증명제 등 건축물 에너지 관련 법 제도가 지속적으로 강화되면서, 이에 대응하기 위한 고성능 단열재, 기능성 유리를 적용한 창호의 개발이 활발히 진행되고 있다. 에너지 절약을 위한 기능성 유리의 중요성이 크게 부각되고 있음에 따라 진공유리에 대한 관심이 높아지고 있다. 진공유리의 핵심공정 중 모서리 접합공정은 진공유리의 기밀성, 강도, 형상에 있어 매우 중요한 공정이다. 본 논문에서는 수소혼합가스를 이용하여 전기로 내부에서 두 장의 유리를 접합하였다. 공정변수에 따른 접합유리의 강도와 형상을 측정 및 분석 하였으며, 다구치 실험계획법을 이용하여 접합유리의 강도를 예측하였다. 추가실험을 통해 예측 값과의 오차율을 확인함으로서 실험의 타당성을 검증하였다.

The effects of the sintering atmosphere and Ni content on t도 densification of TiB$_2$-Ni have been investigated. TiB$_2$powder compacts containing 10, 20, and 30 wt% Ni were liquid-phase sintered at 1500-1$700^{\circ}C$ in vacuum or in flowing Ar. The densification was enhanced as Ni content increased. For a given Ni content, the densification was faster in compacts in compacts with larger grain size. These densification behaviors agree well with the prediction of the recently developed pore-filling theory. For samples containing high Ni contents, 80TiB$_2$-20Ni and 70TiB$_2$-30Ni, the densification was faster in vacuum than in Ar. In particular, 70TiB$_2$-30Ni was fully densified at 1$700^{\circ}C$ for 60min in vacuum. The suppressed densification in Ar was due to the entrapped Ar in the isolated pores. On the other hand, for 90TiB$_2$-10Ni, the Ar-sintering resulted in higher densification than did the vacuum-sintering. This result was attributed to the suppression of Ni volatilization by the Ar in the furnace and a retarded isolation of pores due to the limited amount of liquid in the sample. Therefore, vacuum sintering is recommended for the preparation of TiB$_2$-Ni with a high Ni content while Ar sintering is recommended for the preparation of TiB$_2$-Ni with a low Ni content.
고유가 시대를 맞아 에너지 절약이 사회적으로 이슈화됨에 따라 진공유리에 대한 관심이 높아지고 있다. 진공유리 개발을 위한 핵심 공정 중 유리모서리 접합공정은 두 장의 유리 사이를 진공으로 유지하기 위해 높은 신뢰도를 요한다. 본 논문에서는 유리 모서리 접합 시 기존 프릿을 이용하여 접합하는 방법과 달리 고밀도열원인 수소혼합가스를 이용하여 모서리를 접합하는 공정을 제시하였다. 또한 유리의 파손 및 변형방지를 위해 전기로내의 분위기 온도를 설정하고 균일도를 측정하였다. 기초시험을 통해 모서리접합 공정변수를 설정하고 공정변수에 따른 유리 모서리 접합부 면적과의 수학적관계식을 다중회귀분석으로 도출하였다.
