BGA to CSP to Flip Chip-Manufacturing Issues

  • The BGA package has been the area array package of choice for several years. Recently, the transition has been to finer pitch configurations called Chip Scale Packages (CSP). Several of these package types are available at 0.5 mm pitch. requiring surface mount assemblers to evaluate and optimize various elements of the assembly process. This presentation describes the issues associated with making the transition from BGA to CSP assembly. Areas addressed will include the accuracy of pick and place equipment, printed wiring board lines and spaces, PWB vias, in-circuit test issues, solder paste printing, moisture related factors, rework and reliability. The transition to 0.5 mm pitch requires careful evaluation of the board design, solder paste selection, stencil design and component placement accuracy. At this pitch, ball and board pad diameters can be as small as 0.25 mm and 0.20 mm respectively. Drilled interstitial vias are no longer possible and higher ball count packages require micro-via board technology. The transition to CSP requires careful evaluation of these issues. Normal paste registration and BGA component tolerances can no longer achieve the required process levels and higher accuracy pick and place machines need to be implemented. This presentation will examine the optimization of these critical assembly operations, contrast the challenges at 0.5 mm and also look at the continuation of the process to incorporate smaller pitch flip chip devices.

지각동사 원형부정사 보문의 상의 분석과 학습 도모 (Aspect of Naked Infinitives of English Perceptual Reports)

  • This paper is to provide an analysis of the aspectual nature of naked infinitives(NIs) of English perceptual reports. Higginbotham(1983) proposes that only ‘active’ or ‘transient’ verbs can be used as NIs of English perceptual reports, but ‘state’ verbs cannot. This is called “confinement to the active or transient”. But there will be one problem when NIs of English perceptual reports are negatives. This is why the meaning of negative NIs of English perceptual reports may be static, which isn't in line with “confinement to the active or transient”. There are similar problems with ‘state’ NIs of English perceptual reports. In this paper some of these problems can be solved with the “Event Structure” of Pustejovsky(1991). According to Pustejovsky(1991), ‘process’ and ‘transition’ verbs have sub-eventual individuation units, but state verbs have no such units. It is the units that make it possible for ‘process’ and ‘transition’ to be perceived. As a result ‘process’ and ‘transition’ verbs are suitable for NIs of English perceptual reports. Nevertheless, there are still some problems unsolved. Moreover some state verbs are grammatically used as NIs of English perceptual reports. This paper proposes that these state verbs have “potentiality of transition”, and the potentiality comes from only the combination of the two parts of the complement - the subject and the naked infinitive. And the potentiality causes the “Event Structure” of Pustejovsky(1991) to be modified. And this modification makes it possible for us to explain aspect of NIs of English Perceptual Reports. It is concluded with some implication for Korean learners of English as a Foreign Language.

  • The modelling and simulation of the activation process for the heart system is meaningful to understand special excitatory and conductive system in the heart and to study cardiac functions because the heart activation conducts through this system. This thesis proposes two dimensional cellular automaton(CA) model for the activation process of the myocardium and conducted simulation by means of discrete time and discrete event algorithm. In the model, cells are classified into anatomically similar characteristic parts of the heart and each of cells has a set of cells with preassigned properties. Each cell in this model has state variables to represent the state of the cell and has some state transition rules to change values of state variables executed by state transition function. The state transition rule is simple as follows. First, the myocardium cell at rest stay in passive state. Second, if any one of neighborhood cell in the myocardium cell is active state then the state is change from passive to active state. Third, if cell's state is an active then automatically go to the refractory state after activation phase. Four, if cell's state is refractory then automatically go to the passive state after refractory phase. These state transition is processed repeatedly in all cells through the termination of simulation.

Synchrotron SAXS Study on the Micro-Phase Separation Kinetics of Segmented Block Copolymer

  • The phase transition behavior isothermal micro-phase separation kinetics of polyester-based thermoplastic elastomer were studied using the synchrotron X-ray scattering(SAXS) method. The structural changes occurring during heating period were investigated by determining the changes of the one-dimensional correlation function, interfacial thickness and Porod constant. Based on the abrupt increases of the domain spacing and interfacial thickness, a major structural change occurring well below the melting transition temperature is suggested. Those changes are explained in terms of melting of the thermodynamically unstable hard domains or/and the interdiffusion of the hard and soft segments in the interfacial regions. SAXS profile changes during the micro-phase separation process were also clearly observed at various temperatures and the separation rate was found to be sensitively affected by the temperature. The peak position of maximum scattering intensity stayed constant during the entire course of the phase separation process. The scattering data during the isothermal phase separation process was interpreted with the Cahn-Hilliard diffusion equation. The experimental data obtained during the early stage of the phase separation seems to satisfy the Cahn-Hilliard spinodal mechanism. The transition temperature obtained from the extrapolation of the diffusion coefficient to zero value turned out to be about 147$\pm$$2^{\circ}$, which is close to the order-disorder transition temperature obtained from the Porod analysis. The transition temperature was also estimated from the inveriant growth rate. By extrapolating the inveriant growth rate to zero, a transition temperature of about 145$\pm$$\pm$$2^{\circ}$ was obtained.

발달장애인의 Empowerment 강화를 위한 전환과정과 프로그램 개발 (Development of Transition Process and Programs for Empowerment of People with Developmental Disorder)

  • 본 논문은 발달장애인의 역량강화를 통해 지역사회로의 자연스러운 전환을 목표로 한 전환과정과 프로그램을 개발하기 위한 연구이다. 연구목적을 달성하기 위하여 문헌연구, 관련 프로그램 사례조사, 전문가 심층면접 방법을 활용하였으며 연구의 결과는 다음과 같다. 첫째, 현재 발달장애인들을 고려한 전환과정은 지나치게 제한되어 있고 이들의 특성을 고려하지 못하고 있다. 둘째, 발달장애인을 위한 새로운 고등교육프로그램이 새로운 전환과정으로 시작되고 있으나 중등학교와 연계가 부족하다. 셋째, 중등학교 이후 발달장애인을 위한 대학프로그램에서 중요하게 고려되어야 하는 요인은 자기인지와 자기이해이다. 이 결과를 중심으로 한국에서 발달장애인을 위한 대학 내 전환과정과 프로그램을 제안하면 첫째, 발달장애인을 위한 중등학교 이후 전환과정은 최소한 발달장애인의 특성과 자기이해와 자기인지가 이루어질 수 있도록 주류화교육이 이루어져야 하며, 이를 고려할 때 대학 내에서의 전환과정 구성은 하나의 대안이 될수 있다. 둘째, 대학 내 구성되는 고등교육프로그램은 다음과 같은 측면이 고려되어 구성될 필요가 있다. ① 대학 내의 많은 고등교육 관련 프로그램의 지원을 받을 수 있도록 연계되거나 지원망이 구축될 필요가 있다. ② 대학 내의 모든 프로그램에 발달장애학생들이 참여할 수 있도록 문호가 개방되어야 한다. ③ 대학 내의 전문 인력들이 필요에 따라 참여할 수 있도록 인적구성이 체계화되고 연계될 수 있어야 한다. ④ 대학 내의 비장애학생들이 발달장애학생들의 프로그램에 참여할 수 있도록 통합학습이나 활동이 자연스럽게 이루어질 수 있도록 해야 한다.

Factors Affecting the Magnitude of the Metal-Insulator Transition Temperature in AMo4O6 (A=K, Sn)

  • A low-dimensional metal frequently exhibits a metal-insulator transition through a charge-density-wave (CDW) or a spin-density-wave (SDW) which accompany it's structural changes. The transition temperature is thought to be determined by the amount of energy produced during the transition process and the softness of the original structure. $AMo_4O_6$ (A=K, Sn) are known to be quasi-one dimensional metals which exhibit metalinsulator transitions. The difference of the transition temperatures between $KMo_4O_6$ and $SnMo_4O_6$ (A=K, Sn) is examined by investigating their electronic and structural properties. Fermi surface nesting area and the lattice softness are the governing factors to determine the metal-insulator transition temperature in $AMo_4O_6$ compounds.

선택적 복호화를 이용한 MPEG-1 비디오의 장면 변화 재생 기법 (The Method for scene Transition plyback of MPEG-1 Video using Selective Decoding)

  • Many playback methods of MPEG-1 video were developed and are have beendeveloped now. But nomal playback method demands great time. In this paper we designed and implemented the scene transition playback method of the MPEG-1 video data. The previous studies of scene transition playback have used to the DC or edge information after decoding process of picture. In this paper, scene transition is detected by macroblock information from MPEG-1 compressed area, then decodes and playbacks the only scene transition picture. This MPEG-1 video player was implemented by decoding control. So it is possible to add special playback method to MPEG-1 video player. As the result, which is proposed in this paper the scene transition method can minimize to decoding calculation and decrease to playback time of the MPEG-1 video data.

  • 전력 평가를 위한 전이 밀도 전파에 대한 개선된 방법을 제안한다. 제로 지연 모델을 위한 전력 평가는 전력 소모의 하한 경계 값에 대한 적절한 기준이다. 전력 예측을 위한 하한 값으로 제로 지연 모델을 사용한 전이 전파 방법에 대한 연구가 있지만 전이 밀도 전파 과정 중 잉여 요소들을 제거하지 못하였다. 본 연구에서는 전이 전파 밀도 동작을 분석함에 의하여 잉여 요소들을 제거할 수 있는 향상된 신호 전이 밀도 예측 기법을 제안한다. 실험에 의하면 제안된 방법이 기존의 방법에 비하여 상대적으로 양호한 예측 정확도를 나타낸다.

초임부의 부부관계와 부모기전이 보상/비용기대감에 관한 연구 (A Study on the Transition to Parenthood Expectation on Reward/Cost and Martial Relation of First Pregnant Women)

  • This study focuses on the beginning of transition to parenthood expectation and applies the exchange theory in order to examine reward and cost of transition to parenthood expectation and picks up the main cause effecting it. This study conducted structured questionnaires to total 330 first pregnant women and examined descriptive statistics and t-test F-test analysis by using collected data. And here are the result of research. First the transition to parenthood expectation expected rewards much more than costs and had much importance on individual aspects in parenthood. The more were they aged hardly educated and housewives the higher did they showed expectation of reward. The less did they have high education the more did they expect costs of the transition to parenthood expectation. Second to examined the reward/cost of transition to parenthood expectation according to martial satisfaction the more did they have martial satisfaction the more did they expectation of the rewa ds on transition to parenthood expectation. On the contrary the more did they respect from husbands the less did they cost of transition to parenthood expectation. This study would be helpful to lead family life having childbirth to the positive way be examining the process from childbirth plan to delivery. Also it will be applicable to seek for the methods to help would-be parents as basic data on material on education about transition to parenthood.
