Creep behaviors of the solder balls in a flip chip package assembly during thermal cycling test is investigated.. A material models used in the finite element analysis are viscoplastic model introduced by Anand and creep model called partitioned model. Experiment of two temperature cycles using moir$\acute{e}$ interferometry is conducted to verify the reliability of material models for the analysis of thermo-mechanical behavior. Bending deformations of the assemblies and average strains of the solder balls due to temperature change and dwell time are investigated. The results show that time-dependent shear strain of solder by the partitioned model is in excellent agreement with those by moir$\acute{e}$ interferometry, while there is considerable difference between results by Anand model and experiment. In this paper, the partitioned model is employed for the time-dependent creep analysis of the FC-PBGA package. It is also shown that the thermo-mechanical stress becomes relaxed by creep behavior at high temperature during temperature cycles.
Thermal bifurcation buckling behavior of fully clamped Euler-Bernoulli nanobeam built of a through thickness functionally graded material is explored for the first time in the present paper. The variation of material properties of the FG nanobeam are graded along the thickness by a power-law form. Temperature dependency of the material constituents is also taken into consideration. Eringen's nonlocal elasticity model is employed to define the small-scale effects and long-range connections between the particles. The stability equations of the thermally induced FG nanobeam are derived via the principal of the minimum total potential energy and solved analytically for clamped boundary conditions, which lead for more accurate results. Moreover, the obtained buckling loads of FG nanobeam are validated with those existing works. Parametric studies are performed to examine the influences of various parameters such as power-law exponent, small scale effects and beam thickness on the critical thermal buckling load of the temperature-dependent FG nanobeams.
In MEMS devices, packaging induced stress or stress induced structure deformation become increasing concerns since it directly affects the performance of the device. In this paper, deformation behavior of MEMS gyroscope package subjected to temparature change is investigated using high-sensitivity $Moir{\acute{e}}$ interferometry. Using the real-time $Moir{\acute{e}}$ setup, fringe patterns are recorded and analyzed at several temperatures. Temperature dependent analyses of warpages and extensions/contractions of the package are presented. Linear elastic behavior is documented in the temperature region of room temperature to $125^{\circ}C$. Analysis of the package reveals that global bending occurs due to the mismatch of thermal expansion coefficient between the chip, the molding compond and the PCB.
In the existing method for analyzing the liquid tightness of the outer concrete tank in an emergency LNG spillage, the temperature variation over time inside the tank, and the concrete properties dependent on temperature and internal moisture content, have not been taken into account. In this study, the analyses for a typical LNG concrete tank subjected to thermal load due to spillage were performed with three different cases: the existing method was adopted in the first case, the transient temperature variation was considered in the second, and the temperature-moisture content dependent concrete properties were taken into account as well as the transient states of temperature in the third. The analysis results for deformation, compressive zone size, cracking, and stress of reinforcements were compared, and a discussion on the difference between the results obtained from the different analysis cases was made.
The oxidation behavior of 91 WC-9Co hardmetal in weight percentage has been studied in the present work as a part of the development of recycling process. The morphological and compositional changes of the WC-Co hardmetal with oxidation time at 90$0^{\circ}C$ were analyzed by using surface observation and X-ray diffraction. respective]y. As the oxidation time increased, the WC-Co hardmetal was continuously expanded to form porous oxide mixtures of $CoWO_4$ and $WO_3$. The morphology of porous oxide mixture was basically dependent on initial shape of the WC-Co hardmetal. From thermo-gravimetric (TG) analysis, it was found that the oxidation rate was increased with increasing oxidation temperature and oxygen content in the flowing atmospheric gas. The fraction of oxidation versus time curves showed S-curve relationship at a given of oxidation temperature. These oxidation behaviors of the WC-Co hardmetal were discussed in terms of previously proposed kinetic models.
Since conical sandwich shells are important structures in the modern industries, in this paper, for the first time, vibration behavior of the truncated conical sandwich shells which include temperature dependent porous FG face sheets and temperature dependent homogeneous core in various thermal conditions are investigated. A high order theory of sandwich shells which modified by considering the flexibility of the core and nonlinear von Karman strains are utilized. Power law rule which modified by considering the two types of porosity volume fractions are applied to model the functionally graded materials. By utilizing the Hamilton's energy principle, and considering the in-plane and thermal stresses in the face-sheets and the core, the governing equations are obtained. A Galerkin procedure is used to solve the equations in a simply supported boundary condition. Uniform, linear and nonlinear temperature distributions are used to model the effect of the temperature changing in the sandwich shell. To verify the results of this study, they are compared with FEM results obtained by Abaqus software and for special cases with the results in literatures. Eigen frequencies variations are surveyed versus the temperature changing, geometrical effects, porosity, and some others in the numerical examples.
The rheological properties of polar solutions are very sensitive to preparative methods as well as measuring conditions. The effects of dissolution temperature on the rheological properties of the solutions of polyvinyl alcohol (PVA) in dimethyl sulfoxide were investigated over the range of dissolution temperatures $70-130^{\circ}C$. Viscosity was increased as dissolution temperature was increased. PVA solutions prepared at 120 and $130^{\circ}C$ showed Bingham behavior, which became less noticeable with decreasing dissolution temperature. The modified Cole-Cole plot of the solutions gave slope less than 2, suggesting the solutions were a heterogeneous system irrespective of optical transparency. Further, the slope was decreased with increasing dissolution temperature, indicating that the solid character got more prominent as dissolution temperature was increased. However, the relaxation time of the solutions was little dependent on dissolution temperature.
Creep-fatigue crack growth behavior at the heat affected zone of 1Cr-0.5Mo steel weldment has been experimentally studied. Load hold times of the tests for trapezoidal fatigue wave-shapes were varied among 0, 30, 300 and 3,600 seconds. Time-dependent crack growth rates were characterized by the $C_{t}$ estimated with the equation proposed by the previous finite element analysis work. It was concluded that the $C_{t}$ values calculated from the properties of parent metal were quite comparable to the accurate $C_{t}$ values calculated from both of weld and parent metals.etals.
Excessively elevated temperature can lead to cracks in prestressed concrete (PC) continuous bridge with box girder on the pier top at cement hydration age. This paper presents a case study for evaluating the behavior of PC box girder during the early hydration age using a two-stage computational model, in the form of computer program ANSYS, namely, 3-D temperature evaluation and determination of mechanical response in PC box girders. A numerical model considering time-dependent wind speed and ambient temperature in ANSYS for tracing the thermal and mechanical response of box girder is developed. The predicted results were compared to show good agreement with the measured data from the PC box girder of the Zhaoshi Bridge in China. Then, based on the validated numerical model three parameters were incorporated to analyze the evolution of the temperature and stress within box girder caused by cement hydration heat. The results of case study indicate that the wind speed can change the degradation history of temperature and stress and reduce peak value of them. The initial casting temperature of concrete is the most significant parameter which controls cracking of PC box girder on pier top at cement hydration age. Increasing the curing temperature is detrimental to prevent cracking.
The deuterium uptake behavior of Zr-2.5Nb pressure tubes in Wolsong Unit 1 was analyzed in terms of longitudinal location, operation time, and coolant temperature. The results were compared with those obtained from Canadian CANDU reactors. The amount of deuterium uptake was higher at the outlet part than at the inlet part and was also higher when subjected to a longer operation time and a higher coolant temperature. The hydrogen uptake of Zr-2.5Nb in a hydrogen gas atmosphere was dependent on the microstructure of the alloy. The aged Zr-2.5Nb consisting of $\alpha$-Zr and $\beta$-Nb phases showed higher hydrogen uptake than that consisting of $\alpha$-Zr and $\beta$-Zr phases. The hydrogen in the alloy decreased the rate of oxidation. This could be explained in terms of the cathodic controlled reaction of Zr-2.5Nb oxidation.
