SPICE Implementation of GaAs D-Mode and E-Mode MESFET Model (GaAs D-Mode와 E-Mode MESFET 모델의 SPICE 삽입)

  • In this paper, the SPICE 2.G6 JFET subroutine and other related subroutines are modified for circuit simulation of GaAs MESFET IC's. The hyperbolic tangent model is used for the drain current-voltage characteristics of GaAs MESFET's and derived channel-conductance and drain-conductance model from the above current model are implemented into small-signal model of GaAs MESFET's. And, device capacitance model which consider after-pinch-off state are modified, and device charge model for SPICE 2G.6 are proposed. The result of modification is shown to be suitable for GaAs circuit simulator, showing good agreement with experimetal results. Forthermore the DC convergence of this paper is better than that of SPICE 2.G JFET subroutine. GaAs MESFET model in this paper is applied for both depletion mode GaAs MESFET and enhancement-mode GaAs MESFET without difficulty.

  • In this paper, argon gas was used for numerical analysis of an arc in a cutting plasma torch driven by constant current. We established nozzle-constricting type torch domain and calculated steady state characteristics of argon arc plasma using the control volume method(CVM). For simplicity, we assumed that the flow field is laminar and the local thermodynamic equilibrium(LTE) prevails in all domain regions. We also neglected cathode-fall and anode-fall effects. Considering magnetic pinch effect and viscosity effect, we solved the momentum equation. Voltage drop in the arc column due to input current was calculated from the temperature field obtained by the energy balance equation.

  • We have observed the short-channel effect, narrow-channel effect and small-geometry effect in terms of a variation of the threshold voltage. For a short-channel effect the threshold voltage was largely determined by the DIBL effect which stimulates more carrier injection in the channel by reducing the potential barrier between the source and channel. The effect becomes more significant for a shorter-channel device. However, the potential, field and current density distributions in the channel along the transverse direction showed a better uniformity for shorter-channel devices under the same voltage conditions. The uniformity of the current density distribution near the drain on the potential minimum point becomes worse with increasing the drain voltage due to the enhanced DIBL effect. This means that considerations for channel-width effect should be given due to the variation of the channel distributions for short-channel devices. For CCDs which are always operated at a pinch-off state the channel uniformity thus becomes significant since they often use a device structure with a channel length of > 4 ${\mu}{\textrm}{m}$ and a very high drain (or diffusion) voltage.   • Heat recovery steam generator(HRSG) is a principal component of the combined cycle power plant (CCPP) which utilizes the waste energy of the gas turbine exhaust gas. A design of the HRSG is a keypoint to achieve high cycle efficiency with competitive cost. This paper presents a brief review on the design of a HRSG which covers the basic design parameters and their effects on the performance and the investment cost. Finally the concept of the optimum design point is presented according to the selection of a pinch point temperature difference and a steam pressure as an illustrated case.

  • In this paper, a series inverter circuit is constructed by using the pinch-off characteristics of FET, and itsoutput characteristics is analysed for the variation of gate bias frequency and load. The above constructed circuit could eliminate the unstable output characteristics of SCR-series inverter fir chit by the changes of gate bias frequency and load resistor. But the current capacity of the FET-series inverter circuit is relatively small, and is recommended to be used for light loads.

Modeling of Metal Transfer in GMA Welding Process (용융부의 형상을 고려한 GMA 용접 공정의 금속이행 모델링)

  • As the metal transfer in the GMAW process affects the weld quality and productivity, the mechanism of molten formation and detachment has been investigated at various welding conditions. The force balance and pinch instability models have been widely used to analyze the metal transfer in the globular and spray modes, respectively A new approach is proposed in this work by minimizing the energy of molten drop system. Effects of the surface tension, gravity, electromagnetic and drag forces are considered with no presumed molten drop geometry. Effects of various welding conditions on the metal transfer are explained. The results show that the proposed mode can be applied to the globular and spray transfer modes. When compared with other models, results of the proposed model show better agreements with the available experimental data, which demonstrates the validity of the present model.

  • By biasing the gate of cold-HEMT with a voltage slightly lower than the pinch-off point, a new small-signal modeling method that is free from gate degradation problem and requires no additional DC measurement is proposed in this paper. The method has shown excellent agreement between modeled and measured S-parameters up to 62 GHz at 49 different normal operating bias points.

  • Human like robot arm posture for grasping by considering the shape of the target object is quite a challenge in the field of robotics. In this paper, an optimized grasp posture with respect to the shape of the object considering the wrist joint angle and elbow elevation angle, in order to verify that the grasp posture is human like has been proposed. Given a target object, the candidates for grasp are computed by the method described in this paper. For each candidate, the closed loop inverse kinematics has been solved for the corresponding hand position and orientation. From the obtained joint angles through inverse kinematics, the elbow elevation angle has been computed and compared with the elbow elevation angle obtained through human movement data by the characteristic equation. After considering all the candidates, the hand position and orientation with minimum wrist joint and difference in elbow elevation angles has been utilized as the optimized grasp posture. Simulation results are presented.

  • Dissolved silica is make some critical trouble at steam turbine. And, we must measure it to ppb level. We were looking for the best measuring method of the silica. Via this study, we could found it in the N-IR spectroscopy technology. This dissertation have been discuss about system structure, system fundamentals and performance test. At the test, we were study in the spectral interference of $NH_3$. We know that existing system had some problem. It is structural frailties of single beam type. Therefore we were study for double beam type structure. And we obtain a good result. In the result, it have been discuss that conduct a test of $NH_3$ effect.

  • It is widely know that one of the most important tasks is the research of plasma for the purpose o nuclear fusion, is to make a stable confinement of high ${\beta}$ value plasma. And, for making the stable confinement, pinch pl-asma produced by reversed field has been mainly studied yet. Magnetic field has been used to hold plasma at high temperature for a long time. Reverse field has shown unstable process. Using ratio frequency, the author could control the instability of the process and formed a stable erversed field. Inthe experiment let a reversed field configuration from by adding-Bias field in advance.
