과산화수소를 이용한 몰리브덴(Mo) 용해반응에 따른 청정기술 개발에 관한 연구(II) (A clean technology development using the molybdenum dissolution reaction with hydrogen peroxide(II))

  • The purpose of this study is to develop new process named "hydrogen peroxide dissolution method". This process used hydrogen peroxide, which is harmless to human body and oxidize molybdenum wire selectively.The advantages of hydrogen peroxide dissolution method were no discharge of noxious matter when dissolution of molybdenum wire which used as the center supporter, reactions occur in room temperature and easy to recover dissolved molybdenum. This study was aimed at gathering the basic data of molybdenum wire dissolution-recovery process and proposes the reaction condition of molybdenum wire dissolution-recovery process and the factors influencing those reactions. The results were as follows:1. In the dissolution of molybdenum wire, the early condition of reaction was $15^{\circ}C$, and the temperature condition of state was $32^{\circ}C$. 2. 1) In the GSL-60W type, P.W.(Piece weight) was 11.89mg, C.R. was $65.6\Omega$. 2) In the FL-20W type, P.W. was 11.60mg, C.R. was $4.6\Omega$. 3. The molybdenum of process water was treated of a precipitation after dry and after stagnation in the one day, the molybdenum of upper water was treated of precipitation after dry and after congelation.

  • 손상된 터어빈 로터강의 보수 용접에 있어서 용접부의 크립 파단 수명과 탄화물간의 관계가 연구되었다. 탄화물은 탄화물 추출 복제법을 이용하여 확인되었으며 로터강에는 Molybdenum 주성분의$M_2C$, Vanadium 주성분의 $M_4C_3$, 및 Chromium 주성분의 $M_{23}C_6$$M_7C_3$ 탄화물이 존재하였다. 한편 ICHAZ에서 파단된 시험편의 파단면에서는 구상의 조대한 Molybdenum 주성분의 $M_6C$ 탄화물이 발견되었다. 조대한 Molybdenum 주성분의 $M_6C$ 탄화물의 석출은 탄화물 주위에 고용경화 원소인 Molybdenum 농도를 떨어뜨려 기공 발생 원인을 제공하였다. CGHAZ에서 파단된 용접부의 파단면에서는 조대한 $M_6C$$M_{23}C_6$가 발견되었다.

  • 최근 그래핀, hexagonal boron nitride (h-BN) 및 $MoS_2$ (molybdenum disulfide)와 같은 2차원 결정 물질들은 무어의 법칙(Moore's Law)를 뛰어넘어 계속적인 소자의 소형화를 가능케 하고 또한 대면적, 저비용 소자 개발을 가능케 하는 우수한 특성을 가진 차세대 반도체 트랜지스터 소재로 각광받고 있다. $MoS_2$는 bulk 상태일 때는 1.2 eV의 indirect 밴드갭을 가지지만 단층형태일 때는 1.8 eV의 direct 밴드갭을 가지며 dielectric screening 기법등을 통해 mobility를 향상시킬 수 있는 것으로 연구된 바 있다. 본 연구에서는 화학기상증착 (chemical vapor deposition)법을 이용하여 $MoS_2$ 박막을 형성하기 위한 기초연구인 Mo 전구체의 특성평가 및 적합한 공정조건 개발 연구를 수행하였다. 사용한 전구체는 $Mo(CO)_6$ (Molybdenum hexacarbonyl)이고, 온도 및 압력, 반응기체(H2 S, Hydrogen sulfide) 유량 등의 공정 조건 변화에 따른 거동을 Fourier transform infrared spectroscopy (FT-IR) 시스템을 사용하여 측정하였다. 또한 $Mo(CO)_6$의 분자구조를 상용 프로그램인 Gaussian으로 시뮬레이션 하여 실제 FT-IR 측정 결과값과 비교 분석하였다.

다양한 조건의 플라즈마 원자층 증착법으로 증착된 Mo 금속의 전기적 특성 (Electrical Properties of Molybdenum Metal Deposited by Plasma Enhanced - Atomic Layer Deposition of Variation Condition)

  • Molybdenum is a low-resistivity transition metal that can be applied to silicon devices using Si-metal electrode structures and thin film solar cell electrodes. We investigate the deposition of metal Mo thin film by plasma-enhanced atomic layer deposition (PE-ALD). $Mo(CO)_6$ and $H_2$ plasma are used as precursor. $H_2$ plasma is induced between ALD cycles for reduction of $Mo(CO)_6$ and Mo film is deposited on Si substrate at $300^{\circ}C$. Through variation of PE-ALD conditions such as precursor pulse time, plasma pulse time and plasma power, we find that these conditions result in low resistivity. The resistivity is affected by Mo pulse time. We can find the reason through analyzing XPS data according to Mo pulse time. The thickness uniformity is affected by plasma power. The lowest resistivity is $176{\mu}{\Omega}{\cdot}cm$ at $Mo(CO)_6$ pulse time 3s. The thickness uniformity of metal Mo thin film deposited by PE-ALD shows a value of less than 3% below the plasma power of 200 W.

Improvement of source-drain contact properties of organic thin-film transistors by metal oxide and molybdenum double layer

  • The contact resistance between organic semiconductor and source-drain electrode in Bottom Contact Organic Thin-Film Transistors (BCOTFTs) can be effectively reduced by metal oxide/molybdenum double layer structure; metal oxide layers including nickel oxide (NiOx/Mo) and moly oxide(MoOx) under molybdenum work as a high performance carrier injection layer. Step profiles of source-drain electrode can be easily achieved by simultaneous etching of the double layers using the difference etching rate between metal oxides and metal layers.

Carbon Monoxide Gas Carburization Behavior of Molybdenum Materials

  • For pure Molybdenum carburized in mixed gases of argon and carbon monoxide, microstructural observations were carried out. X-ray diffraction analysis for carburized specimens revealed that brittle ${\alpha}-Mo_2C$- layer hardly formed in the case of low carbon monoxide concentration. Fracture strength of the specimen carburized at 1673 K for 16 h is about 550 MPa higher than that of the un-carburized specimen. SEM observation revealed that with increasing carburizing temperature, the region demonstrating a transgranular fracture mode progressed towards the center of specimen. This result means that the grain boundaries were strengthened by the grain boundary diffusion of carbon and the strength of grain boundaries exceeded that of grain itself.

  • For improvement of wear resistance property of atmospheric thermal plasma sprayed molybdenum (Mo) coating, diamond deposition on the atmospheric plasma sprayed molybdenum coating by the combustion flame chemical vapor deposition (CFCVD) has been operated. In this study, to diminish the thermal damage of the substrate during operation, a thermal insulator was equipped between substrate and water-cooled substrate holder. Consequently, diamond particles could be created on the Mo coating without fracture and peeling off. From these results, it was found that this process had a high potential in order to improve wear resistance of thermal sprayed coating.

Over 8% efficient nanocrystal-derived Cu2ZnSnSe4 solar cells with molybdenum nitride barrier films in back contact structure

  • Numerous of researches are being conducted to improve the efficiency of $Cu_2ZnSnSe_4$ (CZTSe)-based photovoltaic devices, which is one of the most promising candidates for low cost and environment-friendly solar cells. In this work, we concentrate on the back contact of the devices. A proper thickness of $MoSe_2$ in back contact structure is believed to enhance adhesion and ohmic contact between Mo back contact and absorber layer. Nevertheless, too thick $MoSe_2$ layers that are grown during high-temperature selenization process can impede the current collection, thus resulting in low cell performance. By applying molybdenum nitride as a barrier in back contact structure, we were able to control the thickness of $MoSe_2$ layer, which resulted in lower series resistance and higher fill factor of CZTSe devices. The phase transformation of Mo-N binary system was systematically studied by changing $N_2$ concentration during the sputtering process. With a proper phase of Mo-N fabricated by using an adequate partial pressure of $N_2$, the efficiency of CZTSe solar cells as high as 8.31% was achieved while the average efficiency was improved by about 2% with respect to that of the referent cells where no barrier layer was employed.
