Through silicon via (TSV) technology is extensively used in 3D IC integrations. The special structure of the TSV is realized by CMP (Chemically Mechanical Polishing) process with a high Cu removal rate and, low dishing, yielding fine topography without defects. In this study, we investigated the electrochemical behavior of copper slurries with various inhibitors in the Cu CMP process for advanced TSV applications. One of the slurries was carried out for the most promising process with a high removal rate (${\sim}18000{\AA}/Min$ @ 3 psi) and low dishing (${\sim}800{\AA}$), providing good microstructure. The effects of pH value and $H_2O_2$ concentration on the slurry corrosion potential and Cu static etching rate (SER) were also examined. The slurry formula with a pH of 6 and 2% $H_2O_2$, hadthe lowest SER (${\sim}75{\AA}/Min$) and was the best for TSV CMP. A novel Cu TSV CMP process was developed with two CMPs and an additional annealing step after some of the bulk Cu had been removed, effectively improving the condition of the TSV Cu surface and preventing the formation of crack defects by variations in wafer stress during TSV process integration.
Titanium/aluminum/stainless steel(Ti/Al/STS) clad materials have received much attention due to their high specific strength and corrosion-resisting properties. However, it is difficult to fabricate these materials, because titanium oxide is easily formed on the titanium surface during heat treatment. The aim of the present study is to derive optimized cladding conditions and thereupon obtain the stable quality of Ti/Al/STS clad materials. Ti sheets were prepared with and without pre-heat treatment and Ti/Al/STS clad materials were then fabricated by cold rolling and a post-heat treatment process. Microstructure of the Ti/Al and STS/Al interfaces was observed using a Scanning Electron Microscope(SEM) and an Energy Dispersed X-ray Analyser(EDX) in order to investigate the effects of Ti pre-heat treatment on the bond properties of Ti/Al/STS clad materials. Diffusion bonding was observed at both the Ti/Al and STS/Al interfaces. The bonding force of the clad material with non-heat treated Ti was higher than that with pre-heat treated Ti before the cladding process. The bonding force decreased rapidly beyond $400^{\circ}C$, because the formed Ti oxide inhibited the joining process between Ti and Al. Bonding forces of STS/Al were lower than those of Ti/Al, because brittle $Fe_3Al$, $Al_3Fe$ intermetallic compounds were formed at the interface of STS/Al during the cladding process. In addition, delamination of the clad material with pre-heat treated Ti was observed at the Ti/Al interface after a cupping test.
Electrochemical characteristics of Ti-30Ta-xZr alloys coated with HA/TiN by using magnetron sputtering method were studied. The Ti-30Ta containing Zr(3, 7, 10 and 15wt%) were 10 times melted to improve chemical homogeneity by using a vacuum furnace and then homogenized for 24hrs at $1000^{\circ}C$. The specimens were cut and polished for corrosion test and coating, and then coated with HA/TiN, respectively, by using DC and RF-magnetron sputtering method. The analyses of coated surface and coated layer were carried out by using optical microscope(OM), field emission scanning electron microscope(FE-SEM) and X-ray diffractometer(XRD). The electrochemical characteristics were examined using potentiodynamic (-1,500 mV~ + 2,000 mV) and A.C. impedance spectroscopy(100 kHz ~ 10 mHz) in 0.9% NaCl solution at $36.5{\pm}1^{\circ}C$. The microstructure of homogenized Ti-30Ta-xZr alloys showed needle-like structure. In case of homogenized Ti-30Ta-xZr alloys, a-peak was increased with increasing Zr content. The thickness of TiN and HA coated layer showed 400 nm and 100 nm, respectively. The corrosion resistance of HA/TiN-coated Ti-30Ta-xZr alloys were higher than that of the non-coated Ti-30TaxZr alloys, whic hindicate better protective effect. The polarization resistance($R_p$) value of HA/TiN coated Ti-30Ta-xZr alloys showed $8.40{\times}10^5{\Omega}cm^2$ which was higher than that of non-coated Ti-30Ta-xZr alloys.
The effects of pre-heat treatment(Q/T) on microstructure and hardness of SCM435 structural steel nitrided by micro-pulse plasma was investigated. The quenching and tempering temperatures for obtaining matrix hardness of SCM435 steel on range of HRC30 to HRC40 desired for machine parts were about $860^{\circ}C$ and $500^{\circ}C$ respectively. The case depth of SCM435 nitrided at $480^{\circ}C$ for 5 hours was independent of pre-heat treatment condition and was approximately $150{\mu}m$. However, hardness and compactness of nitrified layer on Q/T treated specimen were more heigher than annealed specimen. The case depth increased linearly with the increase of nitriding temperature, however, the hardness of nitrified layer decreased with the temperature. Phase mixture of ${\gamma}^{\prime}$-phase($Fe_4N$) and ${\varepsilon}$-phase($Fe_3N$) were detected by XRD analysis in the nitrified layer formed at optimum nitriding condition, and only single ${\gamma}^{\prime}$-phase was detected in the nitrified layer formed at higher nitriding temperature such as $540^{\circ}C$. The optimum nitriding temperature was approximately $480^{\circ}C$ which is lower than tempering temperature for preventing softening behavior of SCM435 matrix during nitriding process and the surface hardness of nitrified layer obtained by optimum preheat treatment condition was about Hv930.
The effects of pre-heat treatment(Q/T) on microstructure and hardness of STD11 and STD61 tool steel nitrided by micro-pulse plasma were investigated. The quenching temperature for obtaining matrix hardness of STD11 and STD61 steel on range of HRC 50 to HRC 60 desired for machine parts is about $1070^{\circ}C$ and $1020^{\circ}C$ respectively. The hardness of STD11 and STD61 quenched at the temperature was HRC 63 and HRC 56 respectively. The nitrided case depth of STD11 and STD61 nitrided at $550^{\circ}C$ for 5 hours was independent of pre-heat treatment condition and the depth was approximately $100{\mu}m$. However, hardness and compactness of nitrided layer on Q/T treated specimen were higher than the annealed specimen. The case depth increased linearly with the increase of nitriding temperature, however, the hardness of nitrided layer decreased with the increase of temperature. Phase mixture of ${\gamma}-Fe_4N$ and ${\varepsilon}-Fe_{2-3}N$ was detected by XRD analysis in the nitrided layer formed at the optimum nitriding condition. The optimum nitriding temperature was approximately $490^{\circ}C$ which was $10^{\circ}C$ lower than the tempering temperature for preventing softening behavior of STD11 and STD61 matrix during nitriding process and the surface hardness of nitrided layer obtained by optimum pre-heat treatment condition was about Hv1400.
The ability of electronic packages and assemblies to resist solder joint failure is becoming a growing concern. This paper reports on a study of high speed shear energy of Sn-4.0wt%Ag-0.5wt%Cu (SAC405) solder with different electroless Ni-P thickness, with $HNO_3$ vapor's status, and with various pre-conditions. A high speed shear testing of solder joints was conducted to find a relationship between the thickness of Ni-P deposit and the brittle fracture in electroless Ni-P deposit/SAC405 solder interconnection. A focused ion beam (FIB) was used to polish the cross sections to reveal details of the microstructure of the fractured pad surface with and without $HNO_3$ vapor treatment. A scanning electron microscopy (SEM) and an energy dispersive x-ray analysis (EDS) confirmed that there were three intermetallic compound (IMC) layers at the SAC405 solder joint interface: $(Ni,Cu)_3Sn_4$ layer, $(Ni,Cu)_2SnP$ layer, and $(Ni,Sn)_3P$ layer. The high speed shear energy of SAC405 solder joint with $3{\mu}m$ Ni-P deposit was found to be lower in pre-condition level#2, compared to that of $6{\mu}m$ Ni-P deposit. Results of focused ion beam and energy dispersive x-ray analysis of the fractured pad surfaces support the suggestion that the brittle fracture of $3{\mu}m$ Ni-P deposit is the result of Ni corrosion in the pre-condition level#2 and the $HNO_3$ vapor treatment.
Direct laser melting (DLM) is a powder-based additive manufacturing process to produce parts by layer-by-layer laser melting. As the properties of the manufactured parts depend strongly on the deposited laser-melted bead, deposited layers obtained by the DLM process were characterized in this study. This investigation used a 200 W fiber laser to produce single-line beads under a variety of different energy distributions. In order to obtain a feasible range for the two main process parameters (i.e. laser power and scan rate), bead shapes of single track deposition were intensively investigated. The effects of the processing parameters, such as powder layer thickness and scan spacing, on geometries of the deposited layers have also been analyzed. As a result, minimum energy criteria that can achieve a complete melting have been suggested at the given powder layer thickness. The surface roughnesses of the deposited beads were strongly dependent on the overlap ratio of adjacent beads and on the energy distributions of laser power. Through microstructural analysis and hardness measurement, the morphological and mechanical properties of the deposited layers at various overlapped beads have also been characterized.
This study has been performed to investigate into some effects of various amounts of $CO_2$ and CO gas added to the $50%NH_3-N_2$ based gas atmosphere on microstructure, hardness, chemical analysis and residual stress in the compound and diffusion layer of AISI H13 treated by gaseous nitrocarburising process. The compound layer formed in the surface is composed of mainly ${\varepsilon}-Fe_3$(N,C) and small amount of ${\gamma}^{\prime}-Fe_4N$ and cementite. The maximum hardness value obtainable from H13 steel is shown to be 1200 Hv and the effecvtive hardening depth increases with increasing CO content from 1% to 4%. In the case of CO content over 4%, however, it decreases with increasing CO content. The composition profiles of nitrogen and carbon are found to be within the ${\varepsilon}$-phase field located above the ${\varepsilon}+{\gamma}^{\prime}$ phase field in the Fe-N-C diagram. It is shown that the maximum value of compressive residual stress of H13 steel treated in atmospheres of $50%NH_3-(2,4)%CO_2-N_2-CO$ gas mixture is $48kg/mm^2$ and the depth to which residual stress is in Compressive state is $90{\mu}m$ for the atmosphere $50%NH_3-45%N_2-4%CO_2-1%CO$ gas mixture. It is consequently important to control the maximum value and size of compressive residual stress region in order to obtain desirable mechanical properties.
This study examines the status and the physical features of Paraloid B-72 layers with examination of microstructure and analysis of organic matters. Paraloid B-72 layers were coated on samples from the colour layer of outer wall painting in Mireuk hall in Geumsan temple. On the basis of the previous examination result, it has made the samples which are similar to outer wall in Mireuk hall in Geumsan temple. The samples can be divided into two, one; 5% Paraloid B-72 coating and another is without coating. Then samples have been experimented under the compulsive environments of infrared radiation and immersion, thereafter compared the results of the damages and physical features between two samples. As a result of the comparison, the sample with Paraloid B-72 had more serious cracks, exfoliations and peeling layers than that of without Paraloid B-72. Otherwise, in the examination of ultraviolet radiation, the sample with Paraloid B-72 coating showed weaker physical properties, less density in structure of colour layer and less hardness in surface of colour layer than the sample without coating. The percentage of moisture content after the ultraviolet radiation was higher in the sample without Paraloid B-72 than the sample with Paraloid B-72 coating. Observing the conditions before the ultraviolet radiation, the sample with Paraloid B-72 coating demonstrated lower rate in moisture evaporation rate than the sample without Paraloid B-72. As a consequence, in examination of this samples, the change of physical features are increased in the sample with Paraloid B-72 coating than that without Paraloid B-72 when compulsive environment of heat, moisture and ultraviolet rays for a short term are imposed.
pH adjustment would be of advantage in improving the water holding capacity of muscle proteins. The objective of this study was to evaluate the addition of fish sarcoplasmic protein (SP) solution, which was adjusted to pH 3.0 or 12.0, neutralized to pH 7.0, and lyophilized to obtain the acid- and alkaline-treated SP samples, on the functional properties of the chicken myofibrillar protein induced by microbial transglutaminase (MTG). The solubility of alkaline-treated SP was higher than that of the acid counterpart; however, those values of the two pH-treated samples were lower than that of normal SP (p<0.05). All SP solutions were mixed with myofibrillar proteins (MP) extracted from chicken breast, and incubated with MTG. The shear stresses of MP with acid- and alkaline-treated SP were higher than that of normal SP. The thermal stability of MP mixture reduced upon adding SP, regardless of the pH treatment. The breaking force of MP gels with acid-treated SP increased more than those of alkaline-treated SP, while normal SP showed the highest value. The MP gel lightness increased, but cooking loss reduced, with the addition of SP. Smooth microstructure of the gel surface was observed. These results indicated that adjusting the pH of SP improved the water holding capacity of chicken myofibrillar proteins induced by MTG.
