A Study on the Mechanical Properties of EMC and Thermal Stress Anlaysis in Electronic Packagings (전자패키지용 EMC의 기계적 성질 및 패키지내의 열응력해석)

  • In this study, as a part of basic study for developing the simulation program for the assemssment of reliability of electronic EMC packaging which covers from EMC mixing step to thermal analysis, comparison between a measured and predicted values of material properties of EMC and finitde element analysis of thermal stress are performed. For the experimental testing specimens of fifty, sixty hive and eighty percent filler($13\mu m$, spherical silica) weight fraction are fabricated using tranfer molding. Coefficient of thermal expansion, elastic modulus and thermla conductivity are measured using these specimens and then these measured values are compared with the predicted values by various equations ( such as dilute suspension method. self consistent method, generalized self consistent method, Hashin-Shtrikman's bounds. Shapery's bounds, Nielsen's method and others). Measured values are distributed within the upper and lower bounds of equations. Measured elastic modulus and coefficient of thermal expansion approaches closely the perdicted values with self consisten mehtod and upper bound of Shaperys equation respectively. However small differences of thermal conductivity between the different filler volume fraction are obserbed. FEM analysis indicates that firstly stress is concentrated at the corner section of EMC and secondly EMC with eighty percent filler weight fraction shows less thermal stress when package is cooling down and relatively high thermal stress when package is heating up.

  • This paper describes a parameter extraction method for HBT(Heterojunction Bipolar Transistor) equivalent circuit model without measurements of special test structures or numerical optimizations. Instead, all equivalent circuit parameters are calculated analytically from small-signal S-parameters measured under different bias conditions. These values being extracted from the cutoff mode can be used to extract intrinsic parameters at the active mode. This method yields a deviation of about 1.3 % between the measured and modeled S-parameters.

  • The change of critical current with a crack formation in a Bi-2223/Ag tape was studied by experimental and numerical analyses. Critical current of Bi-2223/Ag tape was measured with a continuous DC-power supply. The current-voltage relation of a Bi-2223/Ag tape is measured by the four point method. Numerical method is used to solve two dimensional heat conduction equation. By comparing the experimental and numerical results, the validity of numerical method is verified.

  • A substructural model for a part of a long continuous bridge is identified using measured acceleration at limited locations within the part. Boundary spring constants and structural properties are idenfitied using a system identification method. The proposed method has been examined through simulation studies for static and dynamic responses and the results are discussed in the paper. The method is applied to an actual plate-girder gerber bridge with modal response obtained from a moving truck and construction blasting vibration

  • This study measured corrosion rates for checking and analysis of Hume pipes in the housing sites. According to the result, Concrete pipe is deteriorating for twenty years by hydrogen sulfide(H2S). Investigation method applied phenolphthalein method(depth of neutrality). Phenolphthalein method measured average depth from concrete surface to coloring point by red after spraying phenolphthalein solution. A result of investigation, Life span of Hume pipe in the housing site is investigated of twenty years.

  • A new method is developed to extract model parameters of SiGe HBT equivalent circuit including the base impedance and base-collector junction capacitance. Using this method, all resistances and capacitances of SiGe HBT are independently determined from measured S-parameters using two-port parameter formula. This method is proposed to reduce possible errors generated from global optimization process, and its accuracy has been verified by finding good agreements between measured and modeled current / power gain up to 18 GHz.

  • The measurement method of the spectral emissivity by using hemispherical mirror which has an inclined observation hole is studied. This method is useful in measuring the spectral emissivity of the solid material both conductor and non-conductor. In this study, the effective reflectivity of the hemispherical mirror is also measured for calculating the spectral emissivity of materials. The effective reflectivity measured is 0.9.

  • This paper subdivided the interior solid into triangular shape of equal size to calculate the temperature distribution around the square heat source of it, and compared calculated values with measured ones. The result obtained are as follows. 1) It was found that we can calculate the temperature distribution around the square heat source of interior solid by the variational method of the finite element method as the calculated values were almost accord with the measured ones. 2) The temperature distributed were higher when the distances between heat source were farther and lower when those nearer. 3) Vertical surface temperature distribution is remarkably efficient by thermal conductivities.

  • In this paper, we use a modified Tikhonov regularization method to solve the Fredholm integral equation of the first kind. Under the assumption that measured data are contaminated with deterministic errors, we give two error estimates. The convergence rates can be obtained under the suitable choices of regularization parameters and the number of measured points. Some numerical experiments show that the proposed method is effective and stable.

  • For noise and vibration order-analysis on rotating machinery, it is compulsory to measure the RPM of the rotating part of the machine. Normally the RPM is measured using dedicated tacho-probes. In this paper we describe a new method that in real-time synthesizes a tacho signal from the measured noise or vibration signal thus eliminating the tacho probe. The method strengths and weaknesses are evaluated on practical signals.
