Fabrication and Characterization of Solar Cells Using Cast Polycrystalline Silicon (Cast Poly-Si을 이용한 태양전지 제작 및 특성)

  • Polycrystalline silicon ingots were manufactured using the casting method for polycrystalline silicon solar cells. These ingots were cut into wafers and ten n$^{+}$p type solar cells were made through the following simple process` surface etching, n$^{+}$p junction formation, metalization and annealing. For the grain boundary passivation, the samples were oxidized in O$_2$ for 5 min. at 80$0^{\circ}C$ prior to diffusion in Ar for 100 min. at 95$0^{\circ}C$. The conversion efficiency of polycrystalline silicon solar cells made from these wafers showed about 70-80% of those of the single crystalline silicon solar cell and superior conversion efficiency, compared to those of commercial polycrystalline wafers of Wacker Chemie. The maximum conversion efficiency of our wafers was indicated about 8%(without AR coating) in spite of such a simple fabrication method.

  • The electrical properties of ZnO varistors fabricated by the second firing method were investigated. The nonlinear coefficient of ZnO varistor fabricated by this method is similar to that of commercial ZnO varistor. But the breakdown voltage is higher than that of commercial ZnO varistor. These results are attributed to grain boundary diffusion of $Bi_{2}O_{3}$ by second firing.

  • The new alloy$^{1)}$ is made from rapidly solidified Al-Ni-Zr-Ce aluminum alloy powder, and has the following unique mechanical characteristics:(1) The stress-strain curve shows a yield point; (2) The alloy shows high heat resistance; (3) Although the alloy is submicron particle diameter, it shows excellent creep resistance. We observed the micro structures of this new alloy, and it is thought that is based on the following reasons:(1) The dislocation strongly adheres to the alloy's many crystal boundaries;(2) The added alloying elements have a small diffusion coefficient in aluminum;(3) The tiny intermetallic compound particles crystallizing at the grain boundary.

  • In all conventional sintered PM products, the pores present are of two types, primary and secondary. Primary pores forming during compaction and latter during sintering, due to penetration of formed liquid through the matrix grain boundary. Effect of carbon addition on diffusion of Cu in SH737-2Cu system was investigated. After compaction and transient liquid phase sintering at $1120^{\circ}C$ and $1180^{\circ}C$, samples were characterized for densification, showing rise in sintering density and reduction in swelling on carbon addition. Quantitative microstructural characterization (shape factor and pore size) revealed bimodal distribution for 0% carbon, more rounded pores for 0.9% carbon and higher sintering temperature, and pore coarsening at higher sintering temperature.

  • Because grain boundaries in polycrystalline silicon act as potential barriers and recombination centers for the photo-generated charge carriers, these defects degrade conversion effiency of solar cell. To reduce these effects of grain boundaries, we investigated various influencing factors such as thermal treatment, various grid pattern, selective wet etching for grain boundaries, buried contact metallization along grain boundaries, grid on metallic thin film. Pretreatment above $900^{\circ}C$ in $N_2$ atmosphere, gettering by $POCl_3$ and Al treatment for back surface field contributed to obtain a high quality poly-Si. To prevent carrier losses at the grain boundaries, we carried out surface treatment using Schimmel etchant. This etchant delineated grain boundaries of $10{\mu}m$ depth as well as surface texturing effect. A metal AI diffusion into grain boundaries on rear side reduced back surface recombination effects at grain boundaries. A combination of fine grid with finger spacing of 0.4mm and buried electrode along grain boundaries improved short circuit current density of solar cell. A ultra-thin Chromium layer of 20nm with transmittance of 80% reduced series resistance. This paper focused on the grain boundary effect for terrestrial applications of solar cells with low cost, large area, and high efficiency.

The Effect of Post-Bond Heat Treatment on Tensile Property of Diffusion Bonded Austenitic Alloys (확산 접합된 오스테나이트계 재료의 인장특성에 미치는 후열처리의 영향)

  • Diffusion bonding is the key manufacturing process for the micro-channel type heat exchangers. In this study, austenitic alloys such as Alloy 800HT, Alloy 690, and Alloy 600, were diffusion bonded at various temperatures and the tensile properties were measured up to $650^{\circ}C$. Tensile ductility of diffusion bonded Alloy 800HT was significantly lower than that of base metal at all test temperatures. While, for Alloy 690 and Alloy 600, tensile ductility of diffusion bonded specimens was comparable to that of base metals up to $500^{\circ}C$, above which the ductility became lower. The poor ductility of diffusion bonded specimen could have caused by the incomplete grain boundary migration and precipitates along the bond-line. Application of post-bond heat treatment (PBHT) improved the ductility close to that of base metals up to $550^{\circ}C$. Changes in tensile properties were discussed in view of the microstructure in the diffusion-bonded area.

Fabrication of porous nickel membrane for high precision gas filter (극청정 가스필터용 다공성 니켈 멤브레인의 제조)

  • Porous nickel membrane far high precision gas filter was prepared by in-situ reduced/sintered process of NiO with an addition of polymer(PMMA; polymethyl methacrylate). It showed that the porosity of Ni membrane was approximately 52%. It is similar to metal membrane which prepared using metal fiber as raw materials. The average pore diameter and porosity of Ni membrane increased as content of added polymer and decreased as elevating reduced/sintered temperature from $800^{\circ}C$ to $1000^{\circ}C$. Increase of porosity at $800^{\circ}C$ was associated with surface diffusion mechanism that leads to initial sintering, while decrease of porosity at $1000^{\circ}C$ was associated with lattice diffusion and grain boundary diffusion.

COMPARISON OF DIFFUSION COEFFICIENTS AND ACTIVATION ENERGIES FOR AG DIFFUSION IN SILICON CARBIDE

  • The migration of silver (Ag) in silicon carbide (SiC) and $^{110m}Ag$ through SiC of irradiated tristructural isotropic (TRISO) fuel has been studied for the past three to four decades. However, there is no satisfactory explanation for the transport mechanism of Ag in SiC. In this work, the diffusion coefficients of Ag measured and/or estimated in previous studies were reviewed, and then pre-exponential factors and activation energies from the previous experiments were evaluated using Arrhenius equation. The activation energy is $247.4kJ{\cdot}mol^{-1}$ from Ag paste experiments between two SiC layers produced using fluidized-bed chemical vapor deposition (FBCVD), $125.3kJ{\cdot}mol^{-1}$ from integral release experiments (annealing of irradiated TRISO fuel), $121.8kJ{\cdot}mol^{-1}$ from fractional Ag release during irradiation of TRISO fuel in high flux reactor (HFR), and $274.8kJ{\cdot}mol^{-1}$ from Ag ion implantation experiments, respectively. The activation energy from ion implantation experiments is greater than that from Ag paste, fractional release and integral release, and the activation energy from Ag paste experiments is approximately two times greater than that from integral release experiments and fractional Ag release during the irradiation of TRISO fuel in HFR. The pre-exponential factors are also very different depending on the experimental methods and estimation. From a comparison of the pre-exponential factors and activation energies, it can be analogized that the diffusion mechanism of Ag using ion implantation experiment is different from other experiments, such as a Ag paste experiment, integral release experiments, and heating experiments after irradiating TRISO fuel in HFR. However, the results of this work do not support the long held assumption that Ag release from FBCVD-SiC, used for the coating layer in TRISO fuel, is dominated by grain boundary diffusion. In order to understand in detail the transport mechanism of Ag through the coating layer, FBCVD-SiC in TRISO fuel, a microstructural change caused by neutron irradiation during operation has to be fully considered.

Effect of Alloying Elements and Thermal Aging on the Contact Resistance of Electroplated Gold Alloy Layers (금 합금 도금층의 접촉저항에 미치는 합금원소의 종류 및 Thermal Aging의 영향)

  • In this study, the effects of alloying elements and thermal aging on the contact resistance of electroplated gold alloy layers were investigated by surface analysis using X-ray photoelectron spectroscopy (XPS). The contact resistance of Au-Ag alloy was lower than that of Au-Ni or Au-Co alloy after thermal aging. The XPS results show that nickel and oxygen present as nickel oxides such as NiO and $Ni_2O_3$ on the surface of gold layers after thermal aging. The increase in the contact resistance after thermal aging is attributable to the nickel oxide layer formed on the surface of the gold layers. The content of nickel diffused from the underlayer during the thermal aging was high in the order of Au-Co, Au-Ni and Au-Ag alloy because the area of grain boundary was large in the order of Au-Ag, Au-Ni and Au-Co alloy.

  • 본 논문에서는 $20\%$ Ge 조성 비율을 갖는 SiGe 200nm 에 $1\%$-Nitrogen doping 된 Nickel 을 이용하여 새로운 Nickel Germanosilicide 방법을 제안하여 Ni-Germanosilicide 의 단점인 열 안정성 개선에 대해 연구하였다. Nitrogen atom 이 grain boundary 에 존재하여 Nickel의 diffusion을 억제시키는 역할을 하여 shallow한 실리사이드와 uniform 한 실리사이드 계면 특성을 얻게 되었다. 그리고 실리사이드 형성 후, 고온로 열처리 $600^{\circ}C$, 30min 후에도 낮고 안정한 면 저항 특성으로 열안정성 개선 할 수 있다.
