Diffusion barrier characteristics of molybdenum nitride films for ultra-large-scale-integrated Cu metallization(II); Effect of deposition conditions on diffusion barrier behavior of molybdenum nitride

  • Interactions of Cu films with Si substrates separated by thin layers of molybdenum and molybdenum nitride were investigated in the viewpoint of diffusion barrier to copper. the diffusion barrier behavior of the layers was studied as functions of deposition and annealing conditions by cross-sectional transmission electron microscopy and Nomarski microscopy. the layers deposited at $N_2$ gas ratios of 0.4 and 0.5 exhibited good diffusion barrier behaviors up to $700^{\circ}C$, mainly due to the phase transformation of molybdenum to $\gamma$-Mo$_2$N phase. The increase in the N gas ratio in deposition elevates the lower limit of barrier failure temperature. Futhermore, amorphous molybdenum nitride films deposited at 20$0^{\circ}C$ and 30$0^{\circ}C$ did not fail, while the crystalline $\gamma$-Mo$_2$N films deposited at 40$0^{\circ}C$ and 50$0^{\circ}C$ showed signs of interlayer interactions between Cu and Si after annealing at 75$0^{\circ}C$ for 30 minutes. Therefore, the amorphous nature of the molybdenum nitride layer enhanced its ability to reduce Cu diffusion and its stability as a diffusion barrier at elevated temperatures.

  • Push-out tests were performed to evaluate the shear capacity of a composite steel truss deck slab system, called an automatic prefabrication bar-mesh system, using lightweight concrete. The six specimens were classified into three groups: DP, NDP, and Solid, according to the variations between the bar mesh and the zinc plate automatic prefabrications. This paper focused on the failure behaviors, load-displacement characteristics, and a performance comparison based on design codes.

  • In recent years, attention has been paid to the integrity of steam generator (SG) tubes due to severe accident and beyond design basis accident conditions. In these transient conditions, steam generator tubes may be damaged by high temperature and pressure, which might result in a risk of fission products being released to the environment due to the failure. Alloy 690 which has increased the Cr content has been replaced for the SG tube due to its high corrosion resistance against stress corrosion cracking (SCC). However, there is lack of research on the high temperature creep rupture and life prediction model of Alloy 690. In this study, creep test was performed to estimate the high temperature creep rupture life of Alloy 690 using tube specimens. Based on manufacturer's creep data and creep test results performed in this study, creep life prediction was carried out using the Larson-Miller (LM) Parameter, Orr-Sherby-Dorn (OSD) parameter, Manson-Haford (MH) parameter, and Wilshire's approach. And a hyperbolic sine (sinh) function to determine master curves in LM, OSD and MH parameter methods was used for improving the creep life estimation of Alloy 690 material.

  • Various types of ice distribution under low temperature greatly influence the environment of the Arctic and Antarctic Oceans. To understand fundamentals of ice properties such as Polar glaciers, icebergs and sea ice, this study focuses on the material behaviors and failure mechanisms of polycrystalline ice. Utilizing the continuum damage theory, a three-dimensional constitutive model to describe creep deformation characteristics in the glacial flow is developed in consideration of micro-cracking as the major physical process of ice deformation. The numerical model is compared with the published experimental data especially in uniaxial constant stress creep tests. The model can simulate primary and secondary creeps as well as tertiary creep characteristics due to the microcrack accumulation.

Application of steel equivalent constitutive model for predicting seismic behavior of steel frame

  • In order to investigate the accuracy and applicability of steel equivalent constitutive model, the calculated results were compared with typical tests of steel frames under static and dynamic loading patterns firstly. Secondly, four widely used models for time history analysis of steel frames were compared to discuss the applicability and efficiency of different methods, including shell element model, multi-scale model, equivalent constitutive model (ECM) and traditional beam element model (especially bilinear model). Four-story steel frame models of above-mentioned finite element methods were established. The structural deformation, failure modes and the computational efficiency of different models were compared. Finally, the equivalent constitutive model was applied in seismic incremental dynamic analysis of a ten-floor steel frame and compared with the cyclic hardening model without considering damage and degradation. Meanwhile, the effects of damage and degradation on the seismic performance of steel frame were discussed in depth. The analysis results showed that: damages would lead to larger deformations. Therefore, when the calculated results of steel structures subjected to rare earthquake without considering damage were close to the collapse limit, the actual story drift of structure might already exceed the limit, leading to a certain security risk. ECM could simulate the damage and degradation behaviors of steel structures more accurately, and improve the calculation accuracy of traditional beam element model with acceptable computational efficiency.

  • In this study, resistance spot weldability of lightweight steel with high Al contents was evaluated using various electrode shapes. The six types of electrode shape were prepared with different electrode face diameter and radius. The tensile shear tests were carried out to investigate the failure behaviors. Also, the nugget size and hardness were measured and compared with various electrode shapes. The experimental results show that the acceptable weld current region for low density lightweight steel could be obtained with 10mm electrode face diameter and 76mm electrode face radius.

  • The hollow RC(Reinforced concrete) column has the effect of reducing weight and materials compared to solid RC column. However, the hollow RC column shows a low ductile behavior due to brittle failure of inside concrete. To overcome this problem, the internally confined hollow reinforced concrete column has been developed. In this study, the behavior of internally confined hollow RC columns were evaluated with safety ratio, ductility, total material cost, the total weight of the pier, etc. The hollow ratio is varied from 0.50 to 0.85.

  • It is known that seismic performance of existing bridges having insufficient lateral confinements and lap-splices of longitudinal reinforcements at the base of column decreases dramatically. In this study, small-scaled model tests have been performed to confirm the seismic behaviors of RC bridge piers with various lap-splice lengths. The 8 test models have circular section with diameters of 0.65 m, 0.8 m, 1.0 m, and lap-splice lengths of B-class or C-class. The test results show that the failure modes of models are not depending on the lap-splice length itself but depend on the ratio of lap-splice length to diameter, and that the displacement ductility is also affected by this ratio.

  • Based on the various test data acquired in the field, the large pressure chamber and the small pressure chamber, uplift behaviors and method of determining the ultimate uplift capacity of pile driven in small pressure chamber were studied. After uplift pile experienced 2 or 3 sudden slip due to increase of uplift load, complete pullout failure was occurred. Thus, it appears that the ultimate uplift capacity could be identified as the load at displacement where first slip occurs. The ultimate uplift capacity might be determined in every test and the disturbance after first uplift test could be recovered by adding one blow of the drop hammer, which had to depend on the model pile capacity.

Cyclic test for beam-to-column abnormal joints in steel moment-resisting frames

  • Six specimens are tested to investigate the cyclic behavior of beam-to-column abnormal joints in steel moment-resisting frames, which are designed according to the principle of strong-member and weak-panel zone. Key parameters include the axial compression ratio of column and the section depth ratio of beams. Experimental results indicate that four types of failure patterns occurred during the loading process. The $P-{\Delta}$ hysteretic loops are stable and plentiful, but have different changing tendency at the positive and negative direction in the later of loading process due to mechanical behaviors of specimens. The ultimate strength tends to increase with the decrease of the section depth ratio of beams, but it is not apparent relationship to the axial compression ratio of column, which is less than 0.5. The top panel zone has good deformation capacity and the shear rotation can reach to 0.04 rad. The top panel zone and the bottom panel zone don't work as a whole. Based on the experimental results, the equation for shear strength of the abnormal joint panel zone is established by considering the restriction of the bottom panel zone to the top panel zone, which is suitable for the abnormal joint of H-shaped or box column and beams with different depths.
