A development of the 3-dimensional stationary drift-diffusion equation solver (3차원 정상상태의 드리프트-확산 방정식의 해석 프로그램 개발)

  • The device simulator (BANDIS) which can analyze efficiently the electrical characteristics of the semiconductor devices under the three dimensional stationary conditions on the IBM PC was developed. Poisson, electon and hole continuity equations are discretized y te galerkin method using a tetrahedron as af finite element. The frontal solver which has exquisite data structures and advanced input/output functions is dused for the matrix solver which needs the highest cost in the three dimensional device simulation. The discretization method of the continuity equations used in BANDIS are compared with that of the scharfetter-gummel method used in the commercial three-dimensional device. To verify an accuracy and the efficiency of the discretization method, the simulation results of the PN junction diode and the BJT from BANDIS are compared with those of the commercial three-dimensiional device simulator such as DAVINCI. The maximum relative error within 2% and the average number of iterations needed for the convergence is decreased by more than 20%. The total simulation time of the BJT with 25542 nodes is decreased to about 60% compared with that of DAVINCI.

  • Insulated Gate Bipolar Transistor(IGBTs) are widely used in power device industry. However, to improve the breakdown voltage, IGBTs are suffered from increasing on-state voltage drop due to structural design. In this paper, the new structure is proposed to solve this problem. The proposed structure has double p-floating layer inserted in n-drift layer. The p-floating layers improve the breakdown voltage compared to conventional IGBT without change of other electrical characteristics such as on-state voltage drop and threshold voltage. this is because the p-floating layers expand electric field distribution at blocking state. A electrical characteristic of proposed structure is analyzed by using simulators such as TSUPREM and MEDICI. As a result, on-state voltage drop and threshold voltage are same to a conventional TIGBT, but breakdown voltage is improved to 16%.

  • The electron energy distributions function were analysed in sulphur hexaflouride at E/N : 500~800(Td) for a case of non-equilibrium ion in the mean electron energy. This paper describes the electron transport characteristics in SF$_{6}$ gas calculated for range of E/N values from 150~800(Td) by the Monte Carlo simulation and Boltzmann equation method using a set of electron collision cross sections determined by the authors and the values of electron swarm parameters. The results gained that the value of an electron swarm parameter such as the electron drift velocity, the electron ionization or attachment coefficients, longitudinal and transverse diffusion coefficients agree with the experimental and theoretical for a range of E/N.   • The objective of this experiment is to observe the elastic and inelastic behaviors of high-rise reinforced concrete frames with nonseimic details. To do this, a building frame designed according to Korean seismic code and detailed in the Korean conventional manner was selected. An 1:12 scale plane frame model was manufactured according law. Reversed lateral load tests and monotonic push-over test were performed under the displacement control. To simulate the earthquake effect, the lateral force distribution was maintained to be an inversed triangular by using whiffle tree. From the tests, story displacements, lateral story forces, local plastic rotations and the relations between inter-story drift versus story shear are obtained. Based on the test results, conclusions on the characteristics of the elastic and behaviors of a high-rise reinforced concrete frame with nonseismic details are drawn.

  • This paper presents theoretical formulations and numerical computations for predicting first-and second-order hydrodynamic force on a ship advvancing in waves. The theoretical formulation leads to linearized radiation and diffration problems solving the three-dimensional Green function integral equations over the mean wetted body surface. Green function representing a translating and pulsating source potantial for infinite water depth is used. In order to solve integral equations for three dimentional flows using Green function efficiently, the Hoff's method is adopted for numerical calculation of the Green function. Based on the first-order solution, the mean seconder-order forces and moments are obtained by directly integrating second-order pressure over the mean wetted body surface. The calculated items are carried out for analyzing the seakeeping characteristics of Series 60. The calculated items are hydrodynamic coefficients, wave exciting forces, frequency response functions and addd resistance in waves.

  • To design a very large floating structure, such as a floating airport, we have to estimate the hydroelastic responses of a very large floating structure (VLFS) exactly. We developed the numerical method for estimating the hydroelastic responses of the VLFS. The developed numerical approach is based on a combination of the three-dimensional source distribution method, the wave interaction theory and the finite element method for structurally treating the space frame elements. The Numerical results of the hydroelastic responses and steady drift forces of a somisubmersible type offshore structure, which is supported by the 33(3 by 11) floating bodies, with various bending rigidities are illustrated.

  • Wind velocity is one of the primary variables for describing atmospheric state from GMS-5. And its accurate depiction is essential for operational weather forecasting and for initialization of NWP(Numerical Weather Prediction) models. The aim of this research is to incorporate imagery from other available spectral channels and examine the error characteristics of winds derived from these images. Multi spectral imagery from GMS-5 was used for this purpose and applied to Korean region with together BoM(Bureau of Meteorology). The derivation of wind velocity estimates from low and high resolution visible, split window infrared, and water vapor images, resulted in improvements in the amount and quality of wind data available for forecasting.

A Study on Characteristics of The $CF_3I$-Xe Mixtures gases in a Plasma Discharge Simulation (플라즈마 방전 시뮬레이션에 의한 $CF_3I$-Xe 혼합 가스에서의 물성 특성 연구)

  • Recently, it has been found that trifluoroiodomethane ( $CF_3I$) gas can replace $SF_6$ gas as a prospective substitute gas. For quantitative understanding of gas discharge phenomena, we should know electron collision cross sections and electron transport coefficients. Using electron collision cross sections of $CF_3I$ and Xe, we calculated elecron drift velocity, longitudinal coefficient, effective ionization coefficient in $CF_3I$-Xe mixtures using a two-term approximation of the Boltzmann equation. We also compared the electron transport coefficients in pure gas and those of 10%, 20%, 50%, and 70% $CF_3I$-Xe mixture gases. The present data may be showed appropriate ratios of $CF_3I$-Xe mixture gas for replacing the $SF_6$ gas.

  • A new self-consistent hole mobility model that includes lattice and hole temeprature has been proposed. By including the lattice and hole temperatures as well as the effective transverse field and the interface fixed charge, the model predicted the saturation of hole drift velocity and showed the effects of coulomb scattering, surface phonon scattering, and surface roughness scattering. The calculated data by the model were compared with the reported experimental data and they were shown to agree quite well. The new model is expected to estimate the characteristics of very short channel devices in the in the hydrodynamic model simulation.

  • This paper describes the electron energy distribution function characteristics in $SF_6-He$ gas calculated for range of E/N values from $50{\sim}700[Td]$ by the Monte Carlo simulation(MCS) and Boltzmann equation(BE) method using a set of electron collision cross sections determined by the authors and the values of electron swarm parameters are obtained by time of flight(TOF) method. The results gained that the values of the electron swarm parameters such as the electron drift velocity, the electron ionization or attachment coefficients, longitudinal and transverse diffusion coefficients agree with the experimental and theoretical for a range of E/N. The results of Boltzmann equation and Monte carlo simulation have been compared with experimental data by Pollock, Ohmori, cottrell and Walker.
