PLT(28) 박막의 제작과 전기적 특성에 관한 연구 (Preparation and Electrical properties of the PLT(28) Thin Film)

  • Sol-gel 법으로 PLT(28) 박막을 제작하여, 박막의 구조적 및 전기적 특성을 조사하였다. XRD와 AFM 관찰결과, $650^{\circ}C$에서 annealing 된 박막은 완전한 perovskite 구조를 가지며 표면거칠기도 22$\AA$ 으로 양호한 값을 나타내었다. Pt/TiO$_{x}$SiO2/Si 기판위에 PLT(28) 박막을 증착시켜 planar 형태의 캐패시터를 제작하여 전기적 특성을 조사하였다. 그 결과, PLT(28) 박막은 상유전상을 가지며,10kHz에서 비유전률과 유전손실은 761 과 0.024 이었다. 또, 5V에서 전하축적 밀도와 누설전류밀도는 각각 134fC/$\mu$m2 과 1.01 $\mu$A/cm2 이었다. 이로부터, PLT(28) 박막이 차세대 DRAM 용 캐패시터 절연막으로 사용될 수 있는 유망한 재료라고 생각된다.다.

  • In this paper, we investigated a feasibility of cerium oxide(CeO$_2$) films as a buffer layer of MFIS(metal ferroelectric insulator semiconductor) type capacitor. CeO$_2$ layer were Prepared by two step process of a low temperature film growth and subsequent RTA (rapid thermal annealing) treatment. By app1ying an ultra thin Ce metal seed layer and N$_2$ Plasma treatment, dielectric and interface properties were improved. It means that unwanted SiO$_2$ layer generation was successfully suppressed at the interface between He buffer layer and Si substrate. The lowest lattice mismatch of CeO$_2$ film was as low as 1.76% and average surface roughness was less than 0.7 m. The Al/CeO$_2$/Si structure shows breakdown electric field of 1.2 MV/cm, dielectric constant of more than 15.1 and interface state densities as low as 1.84${\times}$10$\^$11/ cm$\^$-1/eV$\^$-1/. After N$_2$ plasma treatment, the leakage current was reduced with about 2-order.

  • Properties of SrTiO$_3$ thin films were characterized under the influence of an applied dc voltage utilizing a gold resonator with a flip-chip capacitor. The measurements were performed at microwave frequency ranges and low temperatures cryogenic temperatures. The dielectric constant of 830 and the low loss tangent of 6X10$^{-3}$ at 3.64 GHz were observed at 90 K and 100 V. The quality in the SrTiO$_3$ film was presented in terms of fractional frequency under the bias voltages and cryogenic temperatures.

  • Thin film Ba$^{0.7}Sr^{0.3}TiO^{3}$ (BST) capacitors were fabricated on SiO$_{2}$/Si substrates by RF magnetron sputtering method and characterized at microwave frequencies ranging from 40 MHz to 1GHz to examine the dielectric dispersion of the capacitors. The BST thin films were electrode material of BST thin films capacitor which is known as one of the best electrode materials for BST films. 50$\AA$-thick titanium (Ti) layers were introduced to increase adhesion between bottom Pt and SiO$_{2}$. The leakage current density of the capacitors was about 1.7${\times}10^{7}A/cm^{2}$ at 1.5V and the dielectric constant was about 140 at 1MHz. Microwave measurement patterns having a coplanar waveguide type were fabricated and their S parameters were measured using network analyzer. After de-embedding parasitic components in microwave measurement patterns nearly frequency-invariant dielectric constant of about 120 was extracted in the measurement range of 40 MHz to 1 GHz.

Preparation and Characterization of Barium Zirconate Titanate Thin Films

  • We investigated the structural and electrical properties of the Ba ($Zr_{x}$ $T_{il-x}$ )$O_3$ (BZT thin films with a mole fraction of x=0.2 and thickness 150 nm for the application in MLCC (Multilayer Ceramic Capacitor). BZT films were prepared on $Pt/SiO_2$/Si substrate at various substrate temperatures by the RF-magnetron sputtering system. When the substrate temperature was above $500^{\circ}C$, we could obtain multi-crystalline BZT films oriented at (110), (111), and (200) directions. The crystallization of the film and high dielectric constant were observed with the increase of substrate temperature. Capacitance of the film deposited at high temperature is more sensitive to the applied voltage than that of the film deposited at low temperature. This paper reports surface morphology, dielectric constant, dissipation factor, and C-V characteristics for BZT films deposited at three different temperatures. The BZT film deposited at 40$0^{\circ}C$ shows stable electrical properties but a little small dielectric constant for MLCC application.

  • In this paper, we investigated dielectric properies for BST thin films that was deposited on MgO/Si substrates using RF magnetron sputtering. In here, MgO film was used to perform that a diffusion b arrier between the BST film and Si substrate and a buffer layer to assist the BST film growth. A d eposition condition for MgO films was RF Power of 50W, substrate temperature of room temperature and the working gas ratio of Ar:O$_2$ were varied from 90:10 to 60:47. Finally we manufactured the cap acitor of Al/BST/MgO/Si/Al structure to know electrical properties of this capacitor through I-V, C-V measurement. In the results, C-V aha racteristic curves was shown a ferroelectric property so we measured P-E. A remanent poliazation and coerceive electric field was present 2$\mu$C/cm$^2$ and -27kV/cm respectively at Ar:O$_2$=90:10. And a va clue of dielectric constant was 86 at Ar:02=90:10.

  • 고유전 커패시터의 유전완화 특성은 시간영역에서 나타나는 커패시터의 동적특성으로 이해될 수 있으며 이것은 DRAM의 재충전 시간동안 충전된 전하를 잃어버리는 가장 주된 요인으로 인식된다. 그러므로 DRAM 동작에 미치는 영향을 고려하기 위하여 고유전 커패시터의 유전완화에 대한 등가회로를 만드는 것이 필수적이다. 그러나 아직까지 등가회로를 만들 수 있는 일반적이고 이론적인 방법이 제시되지 않고 있다. 근 본 연구에서는 고유전 커패시터의 등가회로를 주파수 영역에서 모델링하는 새로운 방법을 개발하였다. 이 방법은 이론적인 체계를 갖춘 일반적인 방법이다. 또한, 본 연구에서는 실험과정을 통해서 이 방법의 타당성으로 확인하였고, 궁극적으로 새로운 방법으로 얻어진 등가회로를 활용하여 유전완화가 DRAM 동작에 미치는 영향을 고찰하였다.

BST 박막의 두께 변화에 따른 전기적 특성에 관한 연구 (Electrical Characteristics of BST Thin Films with Various Film Thickness)

  • RF magnetron reactive sputtering 법으로 BST(Bal-xSrxTiO$_3$)(50/50) 박막을 제작하여, 박막의 결정화 특성 및 표면상태와 함께 박막의 두께에 따른 전기적 특성을 조사하였다. XRD와 AFM을 이용하여 BST 박막의 결정화 특성과 표면상태를 관찰한 결과, 80$0^{\circ}C$ 에서 2분간 후열처리한 박막은 완전한 perovskite 구조를 가지며 표면거칠기도 16.1$\AA$으로 양호한 값을 나타내었다. 박막의 두께가 80nm에서 240nm으로 증가함에 따라 10KHz에서 비유전률은 199에서 265로 증가하였고, 250㎸/cm의 전기장에서 누설 전류밀도는 $0.779 {\mu}m/{cm^2}에서 0.184 {\mu}A/{cm^2}$으로 감소하였다. 두께 240nm인 BST 박막의 경우, 5V에서의 전하축적 밀도와 누설전류밀도는 각각 50.5 $fC/{{\mu}m^2} 와 0.182 {\mu}A/{cm^2}$로, 이는 DRAM의 캐패시터 절연막 응용에 매우 유망한 물질임을 나타내는 결과이다.
