$BaTiO_3$계 Ceramic 반도체의 PTC 특성의 첨가물영향 (The effects of additions on the PTC characteristics of semiducting $BaTiO_3$ ceramics.)

  • The semiconducting bodies were prepared by doping the bariume titanate with $Sb_2O_3,Nb_2O_5$and by subsequent sintering in air. The sintered bodies were annealed between $1100^{\circ}C$ and $1250^{\circ}C$ for 30 minutes to 2 hours in air. The resistivity was measured as a function of temperature from $20^{\circ}C$ to $240^{\circ}C$. The anomalous effect in resistivity occurred all of the $Nb_2O_5$ and $Sb_2O_3$doped barium titanate specimens, which were sintered in air atmosphere, and the most effective PTC effect occurred through 1 hour of sintering time at $1350^{\circ}C$ and 30 minute of annealing time at $1200^{\circ}C$. The resistivity - temperature characteristics seem to be intimately related to oxygen adsorption at grain boundaries and also to the thickness of insulating layers formed at grain boundaries during heat treatment.

  • It is very important that a spectrum of reflectance is in accord wi th a spectrum of absorbance for a effective heating. Therefore. the objective of this study was to achieve a technical composite for material plan which PTC thermistor increase a radiation property of far-infrared and keep a characteristic of R-T The Ceramic speciman studies had the composition $BaTiO_3$ with additive of 1.67 $Al_2O_3$, 3.75 $SiO_2$, 1.25 $TiO_2$, 0.15 $Sb_2O_3$ and 0.00-0.182 $MnO_2$. $MnO_2$ amounts of additives was both increase on the anomalous resistivity-temperature characteristics and high efficiency on the radiation properties bodies of far-infrared. This result shows that specimens produced high emissivity(average 0.8) of far-infrared at 4.5-15$[{\mu}m]$ by measuring a characteristic of IR and R-T.

  • A positive temperature coefficient of electrical resistivity (PTCR) was investigated in a ferroelectric lead-free perovskite-type compound $(Bi_{0.5}K_{0.5})TiO_3$ within $BaTiO_3$-based solid solution ceramics. The electrical properties and the microstructure of (1-x) $BaTiO_3$ - x $(Bi_{0.5}K_{0.5})TiO_3$ (BBKT) ceramics made using a conventional mixed and have been synthesized by an ordinary sintering technique. The Curie temperature was obviously increased with increasing of $(Bi_{0.5}K_{0.5})TiO_3$ content. The BKT ceramics (x=0.05) sintered at $1400^{\circ}C$ for 4h display low resistivity values of $10^1-10^2$ ohm cm at room temperature, PTCR effect(jump) of 1.05*$10^3$, and the Curie temperature of $T_c=141^{\circ}C$.

Impedance Analysis of Resistance Anomaly of $BaTiO_3$ based PTC thermistor

  • The effect of Re-oxidation on the PTCR properties of Sm-doped barium titanate ceramics was investigated by means of impedance spectroscopy. Electrical properties such as resistance vs. temperature, I-V curve were measured and microstructure was observed with SEM photography. Sample was fabricated with thick film process such as tape casting of green sheet, screen printing of electrode pattern, stacking, firing in reduced atmosphere and re-oxidation, etc. As the temperature of re-oxidation increases, resistance jump as a function of temperature enhances but resistance at room temperature increases. These behavior of resistance as a function of temperature, dependent on the re-oxidation condition, is analyzed with Cole-Cole impedance plot and is shown to be related with the degree of oxidation of grain boundary regardless of grain core during re-oxidation process of sample.

A Study on the Dielctric Properties of the PTC $BaTiO_3$ Ceramic Thin Films

  • The films were deposited at evaporator system and were annealed at heat treatment. The films had a dense microstructure with fine grains. The electrical properties of the films were dramatically controlled with annealing. Samples Preparation were analyzed in term of positive temperature coefficient of Resistivity Samples were made in the substrate tempera-true of $400^{\circ}C$ deposition time of 10 hours, and forward power of 210watt. R-T(resistivity-temperature) Characteristics of the samples were investigated as a function of the substrate type and the ambient temperature. The resistivity of the thin film specimens was compared with that of the bulk type specimens. By using RF/DC magnetron sputtering system, we obtained lower resistivity in the thermistor with thin $BaTiO_3$ film than that in the bulk type thermistor.

  • The influences of Na and K content on the crystal phase, the microstructure and the electrical property of $BaTiO_3$-based thermistors was found to show typical PTC effects. The crystal phase of powder calcined at $1000^{\circ}C$ for 4hrs showed a single phase with $BaTiO_3$, and the crystal structure was transformed from tetragonal to cubic phase according to added amounts of Na and K. In XRD results at $43^{\circ}\sim47^{\circ}$, the $(Ba_{0.858}Na_{0.071}K_{0.071})(Ti_{0.9985}Nb_{0.0015})O_{3-\delta}$ showed (002) and (200) peaks but the $(Ba_{0.762}Na_{0.119}K_{0.119})(Ti_{0.9975}Nb_{0.0025})O_{3-\delta}$ showed (002), (020) and (200) peaks. In sintered bodies, those calcined at $600^{\circ}C$ rather than at $1000^{\circ}C$ were dense, and for certain amounts of Na and K showed rapid decreases in grain size. In relative permittivity, the curie temperature due to the transformation of ferroelectric phase rose with added Na and K but decreased in terms of relative permittivity. In the result of the R-T curve, the sintered bodies have curie temperatures of about $140^{\circ}C$ and the resistivity of sintered bodies have scores of $\Omega{\cdot}cm$; the jump order of sintered bodies was shown to be more than $10^4$ in powder calcined at $1000^{\circ}C$.

  • PTCR(Positive Temperature Coefficient of Resistivity) thermistor in thin film BaTiO$_{3}$ system was prepared by using radio frequency(13.56 MHz) and DC magnetron sputter equipment. Polycrystalline, surface structure, and R-T(Resistivity-Temperature) characteristics of the specimens were measured by X-ray diffraction(D-Max3, Rigaku, Japan), SEM(Scanning Electron Microscopy: M.JSM84 01, Japan), and insulation resistance measuring system (Keithley 719), respectively. Thin films characteristics of the thermistor showed different properties depending on the substrate even with the same sputtering condition. The thin film formed on the A1$_{2}$O$_{3}$ substrate showed a good crystalline and a low resistivity at below curie point. However, the thin films prepared on slide glass and Si wafer were amorphous. The thicknesses of the three samples prepared under the same process conditions were 700[.angs.], 637.75[.angs.], and 715[.angs.], respectively.

La-doped $BaTiO_3$ 세라믹스에서 PTCR 특성에 미치는 Mn의 영향 (The Role of Mn on the PTCR Characteristics of La-doped $BaTiO_3$ Ceramics)

  • The role of Mn on the PTCR characteristics of La-doped BaTiO3 ceramics was studied. The calculated Ns value was increased with Mn concentration and consequently pmax and pmin were increased. The behavior of pmin was explained by the Jonker's theory, and Ns value of 6.35×1017m-2 was well agreed with the theoretical estimate of Jonker's. The value state of Mn was measured by ESR, and changed around Tc from +3 in tetragonal phase to +2 in cubic phase. Therefore, the amount of electron trap increased at Tc led to the great improvement of PTC R characteristics.

Co1-xMgxO세라믹스의 MgO함량에 따른 전기적 성질 및 산소가스 감지특성 (Effect of MgO Contents on Electrical Properties and Oxygen Sensing Characteristics in Co1-xMgxO Ceramics)

  • The effects of composition ratios and sintering conditions in Co1-xMgxO ceramics on the sintering characteristics, electrical properties and oxygen sensing characteristics were investigated. In the same sintering conditions, porosity decreased with increase of MgO contents. The relationshiop of temperature and resistance in Co1-xMgxO ceramics showed NTC(negative temperature coefficient) characteristics at the temperature range from $700^{\circ}C$ to 1,10$0^{\circ}C$. In the case of pure CoO, however, the PTC(positive temperature coefficient) characteristics were shown over about 90$0^{\circ}C$. The electrical conductivity of Co1-xMgxO ceramics decreased proportionally with decrease of oxygen partial pressure at the range from 1 to 10-4(atm). Particularly, Co0.5Mg0.5O ceramics showed the highest sensitivity to oxygen gas.

  • Commercially available PTCR (Postive Temperature Coefficient of Resistivity) ceramics which have low room temperature resistance, high PTC effect and temperature coefficient were prepared by La3+ doped semiconducting barium calcium titanate soild solutions. PTCR characteristics were remarkably improved by addition of AST (1/3 Al2O3$.$3/4SiO2$.$1/4TiO2) and MnCl2. That can be explained by formation of liquid phase during sintering and acceptor level on the intergranular layer. Resistivity anormaly increased with decreasing cooling rate. Optimum manufacturing conditions were cooling rate below 100$.$C/hr, Ca and Mn content of 4 mol% &, 0.09-0.12mol% respectively.
