Highly Thermal Conductive Alumina Plate/Epoxy Composite for Electronic Packaging

  • In this study, alumina plates 9~25 μm in size were used as thermal fillers, and epoxy resin was used as a polymer matrix. Oriented alumina plate/epoxy composites were prepared using a rolling method. The effect of ordering alumina plates increased with alumina plate size. The thermal conductivity and flexural strength of the composites were investigated. The horizontal thermal conductivity of the oriented composite was significantly higher than the vertical thermal conductivity. The horizontal thermal conductivity of the 75 wt% alumina content was 8.78 W/mk, although the vertical thermal conductivity was 1.04 W/mk. Ordering of the alumina plate using a rolling method significantly improved the thermal conductivity in the horizontal direction. The flexural strengths of the ordered alumina/epoxy composites prepared at different curing temperatures were measured.

Preparation and Sintering of Zirconia-Toughnened Alumina Powder (지르코니아 인성강화 알루미나 분체의 제조 및 소결)

  • Zirconia-toughnened alumina(ZTA) powders that were uniformly coated with zirconia and yttria on the surface of alumina particles were prepared in order to inhibit the grain growth of alumina. Alumina particles were ultrasonically dispersed in the ethanol solution of Zr-n-propoxide, and then the Zr-alkoxide was hydrolyzed. Hydrated zironia as thin film was stabilized to tetragonal crystalline form by doping yttria as a stabilizer. The prepared ZTA powders had the good sinterability even at the lower temperature. As a result, the sintered bodies showed the enhanced fracture toughness compared with pure alumina. The relative density and fracture toughness(KIC) of the ZTA bodies sintered at 1550$^{\circ}C$ were 98% and 5 MPa$.$m1/2 respectively.

Fractographic Studies in Ballistically Damaged Polycrystalline Alumina (탄도충격으로 파괴된 다결정 Alumina의 파면조직)

  • 탄도충격에 의하여 파괴된 단결정 alumina의 파면조직을 광학 및 투과 전자현미경으로 연구 분석하였다. 파면의 주된 파괴 양상은 결정 입개면의 분리 또는 결정입내 파괴로 구성되어 있고 이러한 파괴과정은 복잡한 cleavage 양상과 결정입자 내에서의 소성변형을 수반하고 있다. 미세조직 관찰 결과에 의하면 alumina ceramics의 충격 파괴과정에서 에너지의 흡수가 국부적인 소성변형으로 나타나고 있음을 알 수 있었다.

Formation of Asperites on the Plate-like Alumina Particles by Molten-salt Method (Molten-salt 방법에 의해 합성되는 판상형 알루미나 분말 표면에 돌기형성 거동)

  • Alumina nano-asperites were grown on plate-like alumina particles of which the surface had been covered with a capping agent to control the asperite formation sites on the particles. Utilized alumina source for asperite was nano sized ${\gamma}$-alumina, which was prepared by calcination of $Al(OH)_3$ at $600^{\circ}C$; silica suspension was used as the capping agent. Plate like alumina particles were covered by silica suspension and continuously heat-treated to $900^{\circ}C$ with nano sized ${\gamma}$-alumina, as the source material, under molten-salt atmosphere. Asperite growing site were controlled by the degree of coating of the capping agent; 10-20 nanosize of ${\theta}$-alumina were formed on the particle surface. On the other hand, alumina particles without capping agent were observed to undergo only step-like crystal growth during heat-treatment.

  • The composite mesoporous ceramic membranes were prepared with ${\gamma}$-alumina and poly (2, 6-dimethyl-l, 4-pyphenylene oxide) (PPO) on the surface of the macroporous $\alpha$-alumina ceramic membranes and the permeation results were compared with those of the $\alpha$-alumina membrane for large-scale applications. In the results of the transport experiments, the ceramic membranes gave high gas permeances mainly due to Knudsen diffusion and surface diffusion as an additional mechanism. And, the polymer modification increased the permeances of the strongly adsorbing gas components. In this study the modifications of alumina ceramic membranes could increase the gas permeation performances especially for the strongly absorbing gas components.

  • Water-based alumina tapes for application of all-ceramic crowns were fabricated using PVP as binder that is biocompatible, highly soluble in solvents, and no residue leftafter firing. Tensile strength of alumina tapes was governed by binder/(binder+plasticizer)ratio. On the other hand, linear shrinkage and density were determined by alumina/(alumina+organic) ratio. Composite for all-ceramic crowns, prepared by infiltration of a glass into sintered porous alumina, showed high flexural strength which increased with increasing sintered density.

  • We have fabricated alumina thick films by inkjet printing technology. Two different types of ink system were formulated in order to understand their evaporation behaviors and their evaporation effects on the powder distribution on, the surface during inkjet-printed alumina thick films. Single solvent system was formulated with N,N-dimethylformamide(DMF), which led to coffee ring effects which non-uniformly distributed alumina particles on the substrate during the ink evaporation. However, Co-solvent system which consists of both Water and DMF produced relatively uniform distribution of the particles on the substrate. We believe that these two different distributions of alumina particles are attributed to the ink fluid flow directions in the ink droplets ejected from the different ceramic ink system. We have modulated inkjet parameters such as dot-to-dot distance, line-to-line distance, jetting velocity and jetting drop size in order to find out the optimum condition for the printing of alumina thick films from two different ink systems. The surface roughness, microstructures and dielectric properties of these inkjet-printed alumina thick films were investigated.

  • Complex viscosities of dense alumina slurries over 45% volume density measured with the oscillating method were correlated well with Casson model. Among several monosaccharides and disaccharides studied here, fructose and sucrose showed good rheological properties in making dense alumina slurry plastic compared to other monosaccharides and disaccharides like glucose, galactose, arabinose, xylose and maltose. Sucrose content or additional water content in dense alumina slurry with sucrose contributed to the plasticity of the slurries.
