Design by Topology Optimization and Performance Test of Ultrasonic Bonding Module for Flip-Chip Packaging (초음파 플립칩 접합 모듈의 위상최적화 설계 및 성능 실험)

  • Ultrasonic bonding is the novel packaging method for flip-chip with high yield and low-temperature bonding. The bonding module is a core part of the bonding machine, which can transfer the ultrasonic energy into the bonding spot. In this paper, we propose topology optimization technique which can make new design of boding modules due to the constraints on resonance frequency and mode shapes. The designed bonding module using topology optimization was fabricated in order to evaluate the bonding performance and reliable operation during the continuous bonding process. The actual production models based on the proposed design satisfied the target frequency range and ultrasonic power. The bonding test was performed using flip-chip with lead-free Sn-based bumps, the results confirmed that the bonding strength was sufficient with the designed bonding modules. Also the performance degradation of the bonding module was not observed after the 300-hour continuous process with bonding conditions.

Ultrasonic Measurement of Gap between Calandria Tube and Liquid Injection Nozzle in CANDU Reactor (초음파를 이용한 중수로내 칼란드리아관과 원자로 정지물질 주입관과의 간격 측정)

  • Calandria tube wrapping each pressure tube is one of the key structural components of CANDU reactor(Calandria) which is consisted of many pressure tubes containing nuclear fuel assemblies. As the Calandria tube(made of zirconium alloy) is sagging due to its thermal and irradiation creep during the plant operation, it possibly contacts with liquid injection nozzle crossing beneath the Calandria tube, which subsequently results in difficulties on the safe operation. It is therefore necessary to check the gap for the confirmation of no contacts between the two tubes, Calandria tube and liquid injection tube, with a proper measure during the life of plant. In this study, an ultrasonic measurement method was selected among several methods investigated. The ultrasonic device being developed for the measurement of the gap was introduced and its preliminary performance test results were presented here. The gap between LIN and CT at site was measured using by this ultrasonic device at site.

A Horn of Half-Wave Design for Ultrasonic Metal Welding (초음파 금속 용착용 반파장 혼의 설계)

  • Ultrasonic metal welding is one of the welding methods which welds metal by applying high frequency vibrational energy into specific area at constant pressure, avaliable in room temperature and low temperature. Ultrasonic metal welder is consisted of power supply, transducer, booster, and horn. Precise designing is required since each parts' shape, length and mass can affect driving frequency and vibration mode. This paper focused to horn design, its length L was set to 62mm by calculating vibration equation. By performing modal analysis with various shape variable b times integer, when length of b is 30mm the output was 39,599Hz at 10th mode. Also by performing harmonic response analysis, the frequency response result was 39,533Hz, which was similar to modal analysis result. In order to observe the designed horn's performance, about 4,000 voltage data was obtained from a light sensor and was analyzed by FFT analysis using Origin Tool. The result RMS amplitude was approximately 8.5${\mu}m$ at 40,000Hz, and maximum amplitude was 12.3${\mu}m$. Therefore, it was verified that the ultrasonic metal welding horn was optimally designed.

Experimental Study of the Ultrasonic Vibration Effects on CHF Occurring on Inclined Flat Surfaces (초음파 진동이 경사진 평판에서의 CHF에 미치는 영향에 대한 실험연구)

  • Augmentation of CHF by ultrasonic vibration in water pool is experimentally investigated under pool boiling condition. The experiments are carried out using copper coated plates and distilled water. Measurements of CHF on flat plate heated surface were made with and without ultrasonic wave and with variations in inclined angle of the surface and water subcooling. Experimental apparatus consists of a bath, power supply, test section, ultrasonic generator, and data acquisition system. The measurements show that ultrasonic wave enhances CHF and its extent is dependent upon inclination angle as well as water subcooling. The rate of increase in CHF increases with an increase in water subcooling while it decreases with an increase in inclination angle. Visual observation shows that the cause of CHF augmentation is closely related with the dynamic behavior of bubble generation and departure in acoustic field.

A Comparison of Single Disinfection Process for Inactivation of E. coli (E. coli 불활성화를 위한 단일 소독 공정의 비교)

  • This study was carried out to evaluate the performance of three kinds of single process (electrolysis, UV and ultrasonic process) for the purpose of disinfection of Escherichia coli in water. Among the five kinds of electrode material, disinfection performance of Ir electrode was higher than that of the other electrodes. The order of disinfection performance for E. coli in single process lies in: electrolysis > UV $\gg$ ultrasonic process. Performance of the three single processes was increased with the increase of the electric power. Disinfection efficiency of the three processes was increased with the decrease of the pH. Disinfection of the UV process were decreased by the increase of NaCl dosage and air flow rate. However, ultrasonic process was not affected above two parameters. OH radical was not produced in UV and ultrasonic process. E. coli disinfection of the electrolysis process was well agreed with RNO degradation tendency, except pH.

  • Recently, there were many researches for efficiency improvement of DSC. Among of these works, research of surface treatment is still a prerequisite for electron diffusion, light-harvesting and surface state of DSC.[1] Using of the surface treatment, it can be raise up porosity of $TiO_2$ nano-crystalline structure on photo-electrode. There are chemical, physical, electrical and optical methods which raise up its porosity. In this paper, we have designed and manufactured MOPA-type ultrasonic circuit (100W, frequency and duty variable). Manufactured ultrasonic circuit to use to force cavity density and power into $TiO_2$ paste. Then, we have optimized forcing time, frequency and duty of ultrasonic irradiation for surface treatment of photo-electrode of DSC. In I-V characteristic test of DSC, ultrasonic and thermal treated DSC shows 19% improved its efficiency against monolithic DSC. And it shows stability of light-harvesting from drastically change of light irradiation test.

  • This paper addressed the spectrum of ultrasonic waves produced by arc and/or coronal discharge inside the switchboard. Portable ultrasound sensors are useful for detecting discharge phenomena, such as coronal means in electrical systems. However, a typical handheld ultrasound detector has a disadvantage of determining the type of problem by listening to the sound characteristics and predicting the results, as a result of the determination of whether a discharge is present. Therefore, a new method of analysis is required to distinguish ultrasonic characteristics. In this paper, we published an ultrasound analysis case study to visualize the sound of ultrasonic waves measured with ultrasonic sensors. From the results of the experiment, it was possible to detect coronal discharge and serial arc discharge without interference by the ultrasonic detection system.

Effects of resolution of inflammation for low-power $CO_2$ laser treatment on gingivitis patients (치은염 환자에서 저출력 이산화탄소 레이저의 염증완화 효과에 관한 연구)

  • Purpose: In this study, we compared low-power $CO_2$ laser treatment to ultrasonic scaling, which is generally approved as a power-driven mechanical instrumentation, and evaluated both of these treatments regarding their clinical effectiveness and change in the volume of in GCF. Material and methods: 20 patients who had gingivitis were selected. all of patients has no systemic problems. Randomly selected, one quadrant received ultrasonic scaling only, another quadrant received ultrasonic scaling and $CO_2$ laser irradiation, the other quadrant received $CO_2$ laser irradiation only. Clinical parameters measured at baseline, 1 weeks, 2weeks, 4weeks and 8weeks. Result: Pocket probing depth and clinical attachment level were not changed during study period. Gingival index of all group were improved after treatment. At 1 weeks after treatment, Gingival index of ultrasonic scaling group was only significantly different compared to control group. At 2 weeks after treatment, gingival index of all experimental group were significantly different compared to control group. At 4 and 8 weeks after treatment, gingival index of all group were increased, but experimental group were lower than control group. Sulcus bleeding index was similar to the results of gingival index. At 1 weeks after treatment, all experimental group were significantly different compared to control group and it maintained during study. At 2 weeks after treatment, sulcus bleeding index of all group were lowest during study. Gingival crevicular fluid were measured with $Periotron^{(R)}$ 8000($Oraflow^{(R)}$, Inc. USA). At baseline, all group were showed moderately severe condition. At 1 week after treatment, laser treatment only group was reduced quantity of gingival crevicular fluid mostly, and all group were reduced quantity of gingival crevicular fluid. At 2 weeks after treatment, all group were health state. At 4 and 8 weeks after treatment, all group were showed recurrent of inflammation, and control group was the most significantly increased. Conclusion: This study showed that the effects of $CO_2$ laser treatment were similar to conventional ultrasonic scaling and this result remained longer than plaque control only. These results suggest possibility of $CO_2$ laser treatment for altered periodontal therapy.

Laser Peening Application for PWR Power Plants (비등수형 원자로 발전소에의 레이저 피닝 적용기술)

  • Toshiba has developed a laser peening system for PWRs(pressurized water reactors) as well after the one for BWRs(boiling water reactors), and applied it for BMI(bottom-mounted instrumentation) nozzles, core deluge line nozzles and primary water inlet nozzles of Ikata Unit 1 and 2 of Shikoku Electric Power Company since 2004, which are Japanese operating PWR power plants. Laser pulses were delivered through twin optical fibers and irradiated on two portions in parallel to reduce operation time. For BMI nozzles, we developed a tiny irradiation head for small tubes and we peened the inner surface around J-groove welds after laser ultrasonic testing (LUT) as the remote inspection, and we peened the outer surface and the weld for Ikata Unit 2 supplementary. For core deluge line nozzles and primary water inlet nozzles, we peened the inner surface of the dissimilar metal welding, which is of nickel base alloy, joining a safe end and a low alloy metal nozzle. In this paper, the development and the actual application of the laser peening system for PWR power plants will be described.

Study on Statistical Analysis of Measured Fluid Leakage Data and Estimation of the Leakage Rate for Power Plant Valve (발전용 밸브 유체누설 측정 데이터의 통계적 평가 및 누설량 예측 연구)

  • High temperature and pressure valves in power plant have been used for fluid flowing and leakage occurred owing to valve internal damage such as disc wear, crack and inserting of foreign objects etc. in these valves. Recently, multi-measuring technique applied both ultrasonic and acoustic method have been used for evaluation of valve internal leakage in order to raise measurement reliability. Therefore, we have performed various leakage tests using ultrasonic and acoustic measuring system and acquired leakage data for the various leakage conditions. In this study, we developed the estimation method of regression model through leakage data, and expectation method for valve opening ratio, which is directly proportion to leakage rate, using the established estimation model from the measured data, valve size and fluid pressure so as to enhance data reliability. As a result of this study, it was founded that expectation method of leakage rate by statistical analysis method is appropriate to valve leakage evaluation.
