A New Asymmetric SOI Device Structure for High Current Drivability and Suppression of Degradation in Source-Drain Breakdown Voltage (전류구동 능력 향상과 항복전압 감소를 줄이기 위한 새로운 비대칭 SOI 소자)

  • The breakdown voltage in fully depleted SOI N-MOSFET’s have been studied over a wide range of film thicknesses, channel doping, and channel lengths. An asynmmetric Source/Drain SOI technology is proposed, which having the advantages of Normal LDD SOI(Silicon-On-Insulator) for breakdown voltage and gives a high drivability of LDD SOI without sacrificings hot carrier immunity The two-dimensional simulations have been used to investigate the breakdown behavior in these device. It is found that the breakdown voltage(BVds) is almost same with high current drivability as that in Normal LDD SOI device structure.

  • The three-dimensional incompressible flow past an open cavity in a channel is investigated using Detached Eddy Simulation(DES). The length to depth ratio of the cavity is 2 and the Reynolds number defined with the cavity depth is 3,360. The DES methods are based on the Mentor's SST model. In the present work, two types of inflow conditions are used; one is RANS profile, the other is LES inflow from another Large Eddy Simulation(LES) of fully developed channel flow. The results are compared with experimental data and LES results in terms of the mean statistics and temporal physics of the flow.

  • The coupled conduction and convection heat transfer from the protruding heat source in a vertical channel is numerically investigated. Conjugate solution of the two-dimensional energy equation is obtained for the incompressible air flow over the rectangular block with local heat source. It was found that several recirculation zones and separation bubble near the block were related to Re and Gr. And the results show that fractions of the heat transfer through each of the block face, maximum temperature of the block and the relative effect of each parameter on the maximum temperature and heat transfer.

  • Flow fields in two-dimensional plane channels with thin obstacles("baffles and blocks") mounted symmetrically in the vertical direction and periodically in the streamwise direction are studied numerically to understand how various geometric conditions influence the critical Reynolds number and pressure drop. Changing BR(the ratio of channel to baffle interval) from 1:1 to 1.5, we computed the critical Reynolds number and pressure drop. Especially when BR is 1:3, at which the critical Reynolds number turned out to be minimal, we added blocks in the geometry in order to study their destabiliting effects on the flows.

  • Flow characteristics of the fluid laden with many particles in the two-dimensional channel are investigated using the Navier-Stokes equations coupled with the equation of motion of particles by direct numerical simulation. A four-step fractional step method with Crank-Nicolson scheme and ALE technique is used for P2P1 mixed finite element method. The motion and distribution of particles in the fluid is virtually described as a result of direct numerical simulation and the increase of viscosity is compared with theoretical equations. The effect of channel height on the relative viscosity and the tubular pinch effect are discussed.

  • Noise subtraction using reference channel data has been used to improve signal-to-noise ratio in magnetoencephalography. In this paper, an adaptive noise subtraction model is proposed and parameters for the model are optimized. A criterion to determine an optimal update period for the filter coefficients is proposed based on the ratio of peak amplitude of evoked field (N100m) divided by the output standard deviation. Experiments are carried out using a 40 channel MEG system. From the experiments, the proposed noise subtraction method shows superior performances over existing non-adaptive methods. Two-dimensional topographic map is shown for a diagnosis with a cubic spline interpolation.

  • Rarefied gas flows through two-dimensional micro channels are studied numerically for the performance optimization of a nanomembrane-based Knudsen compressor. The effects of the wall temperature distributions on the thermal transpiration flow patterns are examined. The flow has a pumping effect, and the mass flow rates through the channel are calculated. The results show that a steady one-way flow is induced for a wide range of the Knudsen number. The DSMC(direct simulation Monte Carlo) method with VHS(variable hard sphere) model and NTC(no time counter) techniques has been applied in this work to obtain numerical solutions. A critical element that drives Knudsen compressor Is the thermal transpiration membrane. The membranes are based on aerosol or machined aerogel. The aerogel is modeled as a single micro flow channel.

  • In this paper, I derived a two-dimensional analytical closed-form expression of the threshold voltage for small size MOSFET. The invalid assumptions of constant surface portential or uniform depletion depth were corrected. A comparison between the results of pre-models analyses and the present's proved that this paper's model is quite accurate. Therefore, this model will become a useful design tool for short channel MOSFET.

  • The heat transfer characteristics of a turbulent flow in a ribbed two-dimensional channel have been investigated numerically. The fully elliptic governing equations, coupled with a four-equation turbulence model, $\kappa-\omega-\bar{t^2}-\epsilon_t$, are solved by a finite volume method of SIMPLE type. Calculations have been carried out for three rib cross-sections : square, triangular, and semicircular, with various rib pitches and Reynolds numbers. The procedure appears to be satisfactory as the results for the square rib compare favorably with available experimental data and earlier calculation. The optimal rib pitch that yields the maximum heat transfer has been identified. It is also found that the square rib is most effective in enhancing the heat transfer. The semicircular rib, on the other hand, incurs the least amount of pressure drop but the improvement in heat transfer is substantially lower.

  • In the present work, flow analysis has been performed for side channel type double stage ring blower by solving three-dimensional Reynolds-averaged Navier-Stokes equation. Shear stress transport model is used as turbulent closure. The commercial CFD code CFX 11.0 is used for the calculations. Each of two stage is calculated separately and the second stage inlet flow is same as the first stage outlet flow so that consecutive calculation is possible. Velocity and pressure fields have been analyzed at the mid-plane between blades. The numerical results are validated with experimental data for head coefficients at different flow coefficients.
