Atomic layer chemical vapor deposition of Zr $O_2$-based dielectric films: Nanostructure and nanochemistry

  • A 4 nm layer of ZrOx (targeted x-2) was deposited on an interfacial layer(IL) of native oxide (SiO, t∼1.2 nm) surface on 200 mm Si wafers by a manufacturable atomic layer chemical vapor deposition technique at 30$0^{\circ}C$. Some as-deposited layers were subjected to a post-deposition, rapid thermal annealing at $700^{\circ}C$ for 5 min in flowing oxygen at atmospheric pressure. The experimental x-ray diffraction, x-ray photoelectron spectroscopy, high-resolution transmission electron microscopy, and high-resolution parallel electron energy loss spectroscopy results showed that a multiphase and heterogeneous structure evolved, which we call the Zr-O/IL/Si stack. The as-deposited Zr-O layer was amorphous $ZrO_2$-rich Zr silicate containing about 15% by volume of embedded $ZrO_2$ nanocrystals, which transformed to a glass nanoceramic (with over 90% by volume of predominantly tetragonal-$ZrO_2$(t-$ZrO_2$) and monoclinic-$ZrO_2$(m-$ZrO_2$) nanocrystals) upon annealing. The formation of disordered amorphous regions within some of the nanocrystals, as well as crystalline regions with defects, probably gave rise to lattice strains and deformations. The interfacial layer (IL) was partitioned into an upper Si $o_2$-rich Zr silicate and the lower $SiO_{x}$. The latter was sub-toichiometric and the average oxidation state increased from Si0.86$^{+}$ in $SiO_{0.43}$ (as-deposited) to Si1.32$^{+}$ in $SiO_{0.66}$ (annealed). This high oxygen deficiency in $SiO_{x}$ indicative of the low mobility of oxidizing specie in the Zr-O layer. The stacks were characterized for their dielectric properties in the Pt/{Zr-O/IL}/Si metal oxide-semiconductor capacitor(MOSCAP) configuration. The measured equivalent oxide thickness (EOT) was not consistent with the calculated EOT using a bilayer model of $ZrO_2$ and $SiO_2$, and the capacitance in accumulation (and therefore, EOT and kZr-O) was frequency dispersive, trends well documented in literature. This behavior is qualitatively explained in terms of the multi-layer nanostructure and nanochemistry that evolves.ves.ves.

고온에 노출된 실리카퓸 혼입 고강도 콘크리트의 공극구조 변화 (Veriation of Pore Structure of High Strength Concrete Including Silica Fume Exposed to High Temperature)

  • 본 연구는 실리카퓸을 사용한 고강도 콘크리트의 고온하의 압축강도의 저하 및 공극률 변화를 통하여 강도 감소와 공극구조와의 연관성을 검토하였다. 또한, 실리카퓸 혼입의 유무와 각 가열온도에서의 시멘트 수화물의 탈수에 의한 공극특성의 변화에 관한 기초 데이터를 제공하고자 하였다. 연구결과, 실리카퓸의 혼입에 따른 필러효과 및 물-결합재비의 차로 인해 공극률 및 공극분포는 다르게 나타났다. 가열온도가 상승함에 따라 공극률도 점진적으로 증가하는 경향을 보였다. 또한, $600^{\circ}C$ 이상의 고온에서의 경향성은 더욱 현저하였다. 가열온도의 상승에 따라 $0.1{\~}0.5{\mu}m$공극의 증가는 현저하였으며 이는 모세관 공극의 수분의 증발 및 C-S-H계 수화물 및 수산화칼슘이 분해되어 결합수가 탈수한 결과이다. 고열에 의한 신축도 콘크리트 내부의 미세균열을 발생시켜 공극률 증가를 유발한다. 이러한 공극률 증가는 가열온도에 따라 일정한 경향성을 띠므로 화해를 입은 콘크리트의 수열온도 및 국부적인 성능저하를 예측할 수 있을 것으로 기대된다.

  • When spent fuel assemblies from the reactor of nuclear power plants(NPPs) are transported, the assemblies are exposed to short-term operations that can affect the peak cladding temperature of spent fuel assemblies. Therefore, it needs to perform the analysis of heat transfer on spent fuel dry cask during the operation. For 3 dimensional computational fluid dynamnics(CFD) simulation, it is proposed that the short-term operation is divided into three processes: Wet, dry, and vacuum drying condition. The three processes have different heat transfer mode and medium. Metal transportation cask, which is Korea Radioactive Waste Agency(KORAD)'s developing cask, is evaluated by the methods proposed in this work. During working hours, the boiling at wet process does not occur in the cask and the peak cladding temperatures of all processes remain below $400^{\circ}C$. The maximum peak cladding temperature is $173.8^{\circ}C$ at vacuum drying process and the temperature rise of dry, and vacuum drying process occurs steeply.

The Analysis of the Painting Work Clothes Clothing Comfort and Wearer Mobility Considering the Work Environment in the Machine and Shipbuilding Industries

  • The purpose of the study was to analyze the work clothes' clothing comfort and wearer mobility of painting workers with the consideration of the work environment features in the machine and shipbuilding industries in South Korea. A questionnaire survey was conducted for the study, which consisted of questions on the clothing comfort and wearer mobility aspects of painting work clothes by clothes types and body parts. The work clothes' clothing comfort and wearer mobility levels were scaled in 5 points i.e. 1(: very tight/very uncomfortable) to 5(: very slack/very comfortable). The painting work environmental hazardous features were considered as high impact levels of workplace temperature, oxygen deficiency, organic solvent, toxic gas factors while metal fragment factor only impacts 'low' in the painting processes with the findings throughout this study. Since the painting work consisted of surface washing and the spray and touch-up painting processes, which was carried out in an outdoor work place, the painting work clothes should meet high performance of waterproofing from the painting material and air permeability specially in summer as well as thermal performance in winter. The subjects painting workers' assessment of the existing work clothes' clothing oppression was in the levels between 3 (i.e. moderate) and 4 (i.e. comfortable) in a range of 1 to 5 points. The existing painting work clothes' wearer mobility was evaluated 'very uncomfortable' in all work clothes parts, especially, armhole length, biacromial breadth, sleeve length of the jumper; and body rise, waist, hip, thigh and knee circumferences of the pants.

Chemical Composition of the Size-resolved Particles in Buk-Ak Tunnel

  • The roadway tunnels in urban areas give rise to problems such as a localized air pollution. Here, we report the results of a case study of an urban roadway tunnel measurement. The size-resolved particle sampling was carried out with a two 2-stage filter pack samplers and an Andersen impactor sampler at the center of Buk-Ak tunnel in November 2001. Particle Induced X-ray Emission (PIXE) was applied to determine the elemental composition of size-resolved particles divided into soluble and insoluble fractions. The Thermal/Optical Reflectance (TOR$^{(R)}$) method was also employed in analyzing of elemental carbon (EC) and organic carbon (OC). Mass concentrations of fine (< 1.2 ${\mu}{\textrm}{m}$) and coarse (> 1.2 ${\mu}{\textrm}{m}$) particles are 165 and 48 $\mu\textrm{g}$ m$^{-3}$ , respectively. Total elemental mass concentration (the sum of insoluble coarse, soluble coarse, insoluble fine, and soluble fine) is found to be 24$\mu\textrm{g}$ m$^{-3}$ and comprises only 11 % of total particle mass concentration. The concentrations of EC, OC, and mass show the clear dependency on particle size with the maximum between 0.1 and 0.43 ${\mu}{\textrm}{m}$ aerodynamic diameters. Total carbon (sum of EC and OC) accounts for approximately 70% of mass concentration.n.

  • It has been well known that ductile fracture of steel is accelerated by triaxiality stresses. The characteristics of ductile crack initiation in steels are evaluate quantitatively using two-parameter criterion based on equivalent plastic strain and stress triaxiality. Recently, the characteristics of critical crack initiation of steels are quantitatively estimated using the two-parameter, that is, equivalent plastic strain and stress triaxiality, criterion. This study is paid to the fundamental clarification of the effect of geometrical heterogeneity and strength mismatching, which can elevate plastic constraint due to heterogeneous plastic straining, and loading rate on critical condition to initiate ductile crack using two-parameter. Then, the crack initiation testing were conducted under static and dynamic loading. To evaluate the stress/strain state in the specimens especially under dynamic loading, thermal elastic-plastic dynamic FE-analysis considering the temperature rise was used. The result showed that the critical global strain to initiate ductile fracture in specimens with strength mismatch under various loading rate cu be estimated based on the local criterion, that is two-parameter criterion obtained on homogeneous specimens under static tension, by mean of FE-analysis taken into account accurately both strength mismatch and dynamic loading effects on stress/strain behavior.

Water Vapor Adsorption and Hydrogen Peroxide Decomposition on Date Pit Carbonization Products

  • Carbonization products C1, C2, C3, C4 and C5 were prepared by the carbonization of date pit in limited air, at 500, 600, 700, 800 and $1000^{\circ}C$, respectively. C1-V-600, C3-V-600, C1-V-1000 and C3-V-1000 were prepared by thermal treatment of C1 and C3 under vacuum at 600 and $1000^{\circ}C$. The textural properties were determined from nitrogen adsorption at 77 K and from carbon dioxide adsorption at 298 K. The surface pH, the FTIR spectra and the acid and base neutralization capacities of some carbons were investigated. The amounts of surface oxygen were determined by out-gassing the carbon-oxygen groups on the surface as $CO_2$ and CO. The adsorption of water vapor at 308 K on C1, C2, C3 and C4 was measured and the decomposition of $H_2O_2$ at 308 K was also investigated on C1, C2, C3, C4 and C5. The surface area and the total pore volume decreased with the rise of the carbonization temperature from 500 to $1000^{\circ}C$. The adsorption of water vapor is independent on the textural properties, while it is related to the amount of acidic carbon-oxygen groups on the surface. The catalytic activity of $H_2O_2$ decomposition does not depend on the textural properties, but directly related to the amount of basic carbon-oxygen complexes out-gassed as CO, at high temperatures.

사염화탄소($CCl_4$) 소각을 위한 로타리 킬른 소각로 3차원 난류반응 컴퓨터 프로그램 개발( I ) (Development of a 3-Dimensional Turbulent Reaction Computer program for the Incineration of a Carbon Tetrachloride($CCl_4$) ( I ))

  • In this study, it is investigated that the possibility of the numerical simulation for the incineration of the hazardous material, crbon tetrachloride($CCl_4$). A 3-dimensional numerical technology is applied for turbulent reacting flows of the full-scale Dow Chemical incinerator. The calculations are made by a CRAY-2S, super computer. The major parameters considered in this study are kiln revolution rate (rpm), filling ratio of the solid waste(f), burner Injection velocity and angle, and turbulent air jets for swirl. And the employed turbulent reaction model is the eddy break-up model which is a kind of fast chemistry model assuming general equilibrium and used for a premixed flame. The calculated flow fields are presented and discussed. 1) The presence of turbulent air nozzles for swirl gives rise to visible increase of the convective motion over the region of the solid waste. This implies the possibility to enhance the mixing of the waste with the surrounding all and thereby to reduce thermal and species stratification, which were reported in a large rotary kiln operation. 2) Considering that the location of the recirculation region has a strong relation with the heating rate of the solid waste, the control of the recirculation region by the burner injection angle Is quite desirable in the sense of the flexible design of the rotary kiln incinerator for a carbon tetrachloride. 3) Finally, it is found that the eddy break-up model Is not suitable for carbon tetrachloride($CCl_4$) because this model is not incorporated the flame inhibition trend due to the presence $CCl_4$compound.

인공풍화암을 이용한 강화제의 적용실험 연구 (An Experimental Application of Consolidants Using Artificially Weathered Stones)

  • 이 연구에서는 석조문화재의 재질과 풍화 상태에 따른 강화처리 방안을 도출하기 위해 인공적으로 풍화시킨 암석을 이용하여 강화처리의 효과를 평가하였다. 시료는 2종의 화강암(경주 남산, 익산)과 영양 사암 및 정선 대리암을 사용하였으며, 미처리 및 $400^{\circ}C$, $600^{\circ}C$에서 열처리하여 신선암, 중간풍화암, 심한풍화암의 세 등급으로 분류하였다. 3종의 강화제(Wacker OH 100, Remmers KSE 300, 1T1G)를 함침, 모세관 흡수(부분 침적), 분무법으로 적용하고 처리 전후의 중량, 공극률, 초음파속도, 에코팁 경도 및 색도 변화를 비교하였다. 실험 결과, 강화 효과는 암석의 풍화 상태와 처리 방법에 의해 크게 영향을 받으며, 대부분의 조건에서 Wacker OH 100의 효과가 큰 것으로 나타났다.

전력퓨즈의 열화현상 개선에 관한 연구 (Study of Deterioration Improvement of Power Fuse)

  • 본 논문은 변압기 1차측에 설치된 전력퓨즈의 열화현상을 진단하고 문제점을 해결하고자 한다. 전력퓨즈의 열화현상은 퓨즈 엘리멘트에 반복하여 흐르는 평상전류에 의해 오동작하는 주된 원인이 된다. 따라서 전력퓨즈 전, 후단과 옥내 변전실내 전력기기의 온도변화와 전력퓨즈 열화현상의 관계를 규명하여, 열화현상의 원인을 제거하여 부하설비의 증설을 조사하여 전력퓨즈를 재산정하였다. 변압기는 개선전과 비교하여 평균 $6[^{\circ}C]$가량 하락하였고, 전선로의 온도는 $7{\sim}8[^{\circ}C]$가량 개선되었다. 전력용 콘덴서와 직렬리액터는 실내온도 및 기기동조화와 관계되어 $2{\sim}3[^{\circ}C]$ 높은 상태 유지됨을 알수 있었다. 연구대상인 전력퓨즈 3상간 온도차는 $0.5{\sim}1.0[^{\circ}C]$로 안정화 됨을 보였다. 이에 따라 옥내 변전실내의 환경적인 전력기기간의 온도발생요인을 제거하여 전력퓨즈의 열화 및 온도상승을 억제할 수 있음을 제안 하였다.
