저온 공정 온도에서 $Al_2O_3$ 게이트 절연물질을 사용한 InGaZnO thin film transistors

  • Thin-film-transistors (TFTs) that can be deposited at low temperature have recently attracted lots of applications such as sensors, solar cell and displays, because of the great flexible electronics and transparent. Transparent and flexible transistors are being required that high mobility and large-area uniformity at low temperature [1]. But, unfortunately most of TFT structures are used to be $SiO_2$ as gate dielectric layer. The $SiO_2$ has disadvantaged that it is required to high driving voltage to achieve the same operating efficiency compared with other high-k materials and its thickness is thicker than high-k materials [2]. To solve this problem, we find lots of high-k materials as $HfO_2$, $ZrO_2$, $SiN_x$, $TiO_2$, $Al_2O_3$. Among the High-k materials, $Al_2O_3$ is one of the outstanding materials due to its properties are high dielectric constant ( ~9 ), relatively low leakage current, wide bandgap ( 8.7 eV ) and good device stability. For the realization of flexible displays, all processes should be performed at very low temperatures, but low temperature $Al_2O_3$ grown by sputtering showed deteriorated electrical performance. Further decrease in growth temperature induces a high density of charge traps in the gate oxide/channel. This study investigated the effect of growth temperatures of ALD grown $Al_2O_3$ layers on the TFT device performance. The ALD deposition showed high conformal and defect-free dielectric layers at low temperature compared with other deposition equipments [2]. After ITO was wet-chemically etched with HCl : $HNO_3$ = 3:1, $Al_2O_3$ layer was deposited by ALD at various growth temperatures or lift-off process. Amorphous InGaZnO channel layers were deposited by rf magnetron sputtering at a working pressure of 3 mTorr and $O_2$/Ar (1/29 sccm). The electrodes were formed with electron-beam evaporated Ti (30 nm) and Au (70 nm) bilayer. The TFT devices were heat-treated in a furnace at $300^{\circ}C$ and nitrogen atmosphere for 1 hour by rapid thermal treatment. The electrical properties of the oxide TFTs were measured using semiconductor parameter analyzer (4145B), and LCR meter.

A Study on the Economic Benefit of Urban Parking Lot Tree Shading -In the Case of University of California Davis Parking Lot- (도시 주차장내 수목그늘의 경제적 이익 연구 -미국 캘리포니아 데이비스 대학 주차장을 사례로-)

  • The climate of urban area is an unstable type with considerable seasonal variation in precipitation wind speed, and temperature and it grows worse. Besides, ozone is a serious air pollutant in most of large cities. So worldwide, some of large cities are investing in forestry options to offset their climate problems, but lack of information has hindered comparisons of urban un cost effectiveness to other options. This research intends to study the economic benefits of tree shading of 19 parking lots in UCD campus. The economic benefits of tree shading are air conditioning savings, air quality, stormwater run-off, and other benefits. Especially, this study focuses how much the economic benefit of parking lot shading has been increased from 1995 to 2003 year by aerophoto. Some data on dimensions of parking lots and the number, size, tree species, and location of trees around each parking lot was inventoried. Two aerophotos(1995,2003) were used in order to analyze the increasement of tree canopy in 19 parking lots for 8 years. However, increasing coverage of trees and managing them for healthy growth would not be sufficient for avoiding adverse impacts by future climate change. Additional measures should be followed such as an increase of energy use efficiency and development of substitute energy. For example, coverage of trees help to save cooling energy by blocking solar radiation reaching parking cars and building structures through shading, and creating cool micro-climates through evapotranspiration. They also reduce heating demand by decreasing air infiltration and heat conduction out of the interior of buildings. Proper arrangement of vegetation over the parking lots can reduce cooling and heating costs. So proper planting design around hard space paving including species selection and location can significantly save cooling and heating energy. And a reduction in car and building's heating and cooling costs results in the reduction in energy demand which causes to emissions of air pollutants. Total increased tree canopy from 1995 to 2003 is $8,470.45m^2$ and the economic benefits is US$ 5,282.10. The economic benefit of one tree has been US$ 7.21 for 8 years. And an annually increased benefit is US$ 0.9 per a tree. If this kind of study is applied to studying the economic benefits of tree canopy in parking lots of Korea, it could result in guidelines of tree planting of parking lots. Because the trees selected for planting in parking lots were not suitable for an environment, the guidelines should contain a recommended list of trees. The guidelines should propose the shading percentage of parking lot when we plan a parking lot and contain the maintenance of trees in order to maximize the economic benefits of tree canopy.

농업용수의 수온 상승에 관한 연구

  • The persent study aims at finding out a means of prevention cool spell damages on the hilly areas. The irrigation plots of 24 hour stored water warm water way and warm water plots, cool water way are respectively established to find out water temperature and influnce on the growing rice plants. The results obtained are summed up as follows. 1. Warm water areas consisted of $5 m^2 Q=0.93 1{\ell}/sec$, V=31 cm/sec, S=1/1, 000, L=81.6m, B=5cm, h=6cm, t=4min 33sec, drops=9 areas, are constructed to help the water temperature of $14.5^{\circ}C$ rise to that of $21.6^{\circ}C$. This indicates lower temperature than $23^{\circ}C$ of critical water temperature in irrigation facilities by $1.45^{\circ}C$ and than $26.2^{\circ}C$ of balanced water temperature of Seoul arears by $4.6^{\circ}C$. But this does not give much influance on rice plant cultivation. 2. The rising of water temperature is influened according to the temperature, solar radiation but the water temperature changes according to the heat absorption of organized materials, weather and terraces. The difference of water temperature could be found in the first growing stage. 3. Through the warm water way of water rises to the temperature of $21.6^{\circ}C$ which also rises to the temperature of around $30^{\circ}C$ in the paddy field of submerged irrigation. The rice plants are comparatively free from prolonged cool damage, reproduction abstructive damage. 4. The water temperature in rice field in proportion to temperature influence of weather condition but the water temperature approaches to that of weather in the days of later growing stage and water temperature become lower than the air temperature in the fruit stage. 5. The water in the submreged field is $10^{\circ}C$ warmer than in the warm water way during the first growing stage period but the water temperature in the warm water way is warmer in the later growing stage period. The cool water of $14.5^{\circ}C$ is warmed to $30.1^{\circ}C$ and rice plants cultivation is free from other damages. 6. The 12% increased production or 570.98kg/10a is made cool water plot by rising the temperature of water from $14.5^{\circ}C$ to $21.6^{\circ}C$ making the water run through warm water way. 7. The damage inflicted by the cool water irrigation during the first growing stage period is the obstruction of peak tillering stage and the obstruction of heading the later growing stage period and the obstruction of fruiting and number of panides per fill.

An Experimental Study for Dryer (건조기 고안 제작에 관한 연구)

  • A newly devised dryer with heated air for the farm products, especially suited for high water content materials such as red pepper, Beer ground, each Vegetables, and Low water content materials such as Rough rice was tested for its thermal efficiency and drying mechanism, and the optimum conditions for each sample were established. In order to improve the present rural situation of drying farm products which entirely dependent upon natural solar radiation, a study upon an economic multi-parpose dryer was conducted. A series of drying tests were run first with red pepper which is one of the important cash crop in Korean farm. And successive series of tests were also run with such proaucts as garlic, sweet potatoes, green onion, radish, Beer ground and Rough rice. The results from the above experiment in drying system with heat dryer can be summarized as follows. 1. Drying duration could be shortened by the tempering effect in high water content crop such as red pepper and beer ground. 2. The color changes occured in around 20% water content in red pepper. The degree of color change was heavily affected by high temperature and short drying duration. 3. The drying condition of red pepper was most favourable at the temperature of 85$^{\circ}C$ in early stage and 80$^{\circ}C$ in middle stage and 75$^{\circ}C$ at the final stage, and with the air rate of 0.81㎥/sec and with sample amount of 200kg. 4. The drying condition of Rough rice(I.R.667) was most favourable at the templature of 40$^{\circ}C$ in early stage and 35$^{\circ}C$ in middle stage and final stage and with the air rate of 0.2㎥/sec and with sample amount of 75kg. 5. In order to prevent the color change of red pepper and to assure high efficiency in drying mechanism, it was necessary to lower the temperature as the time passes in drying process. 6. For vege tables, the drying rate were short in early stage and there was also tempering effect. However, for garlics, Constant drying rates through the early and final stages were observed and there were no tempering effects. 7. Mapping Monthly Temperature Normals Across North Korea at a Landscape Scale (북한지역 평년의 경관규모 기온분포도 제작)

  • This study was carried out to estimate monthly mean of daily maximum and minimum temperature across North Korea at a 30 m grid spacing for a climatological normal year (1971-2000) and the 4 decadal averages (1971-1980, 1981-1990, 1991-2000, and 2001-2010). A geospatial climate interpolation method, which has been successfully used to produce the so-called 'High-Definition Digital Climate Maps' (HD-DCM), was used in conjunction with the 27 North Korean and 17 South Korean synoptic data. Correction modules including local effects of cold air drainage, thermal belt, ocean, solar irradiance and urban heat island were applied to adjust the synoptic temperature data in addition to the lapse rate correction. According to the final temperature estimates for a normal year, North Korean winter is expected colder than South Korean winter by $7^{\circ}C$ in average, while the spatial mean summer temperature is lower by $3^{\circ}C$ than that for South Korea. Warming trend in North Korea for the recent 40 years (1971-2010) was most remarkable in spring and fall, showing a 7.4% increase in the land area with 15 or higher daily maximum temperature for April.

Estimation of spatial evapotranspiration using Terra MODIS satellite image and SEBAL model in mixed forest and rice paddy area (SEBAL 모형과 Terra MODIS 영상을 이용한 혼효림, 논 지역에서의 공간증발산량 산정 연구)

  • This study is to estimate Surface Energy Balance Algorithm for Land (SEBAL) daily spatial evapotranspiration (ET) comparing with eddy covariance flux tower ET in Seolmacheon mixed forest (SMK) and Cheongmicheon rice paddy (CFK). The SEBAL input data of Albedo, Land Surface Temperature (LST), Normalized Difference Vegetation Index (NDVI) from Terra MODIS products and the meteorological data of wind speed, and solar radiation were prepared for 2 years (2012-2013). For the annual average flux tower ET of 302.8 mm in SMK and 482.0 mm in CFK, the SEBAL ETs were 183.3 mm and 371.5 mm respectively. The determination coefficients ($R^2$) of SEBAL ET versus flux tower ET for total periods were 0.54 in SMK and 0.79 in CFK respectively. The main reason of SEBAL ET underestimation for both sites was from the determination of hot pixel and cold pixel of the day and affected to the overestimation of sensible heat flux.

Simulation Model for Estimating Soil Temperature under Mulched Condition (멀칭에 따른 지온변화 모델의 작성 및 토양온도의 추정)

  • A numerical model using soil surface energy balance and soil heat flow equations to estimate mulched soil temperature was developed. The required inputs data include weather data, such as global solar radiation, air temperature, wind speed, atmospheric water vapor pressure, the optical properties of mulching material, and soil physical properties. The observed average soil temperature at 50 cm depth was used as the initial value of soil temperature at each depth. Soil temperature was simulated starting at 0 hour at an interval of 10 minutes. The model reliably described the variation of soil temperature with time progress and soil depth. The correlation between the estimated and measured temperature yielded coefficient values of 0.961, 0.966 for 5cm and 10cm depth of the bare soil, respectively, 0.969, 0.965 for the paper mulched soil, and 0.915, 0.938 for the black polyethylene film mulched soil. The percentages of absolute differences less than 2$^{\circ}$C between soil temperatures measured and simulated at 10 minute interval were 97.4% and 98.5% for 5 cm and 10cm for the bare soil, respectively, and 95.8% and 97.4% for the paper mulched soil, and 70.1% and 92.5% for the polyethylene film mulched soil. The results indicated that the model was able to predict the soil temperature fairly well under mulched condition. However, in the night time, the model performance was a little poor as compared with day time due to the difficulty of accurate determination of the atmospheric long wave radiation.

  • The increase of greenhouse gases and the concern of global warming instigate the development and spread of renewable energy and hydrogen is considered one of the clean energy sources. Hydrogen is one of the most elements in the earth and exist in the form of fossil fuel, biomass and water. In order to use hydrogen for a clean energy source, the hydrogen production method should be eco-friendly and economic as well. There are two different hydrogen production methods: conventional thermal method using fossil fuel and renewable method using biomass and water. Steam reforming, autothermal reforming, partial oxidation, and gasification (using solid fuel) have been considered for hydrogen production from fossil fuel. When using fossil fuel, carbon dioxide should be separated from hydrogen and captured to be accepted as a clean energy. The amount of hydrogen from biomass is insignificant. In order to occupy noticeable portion in hydrogen industries, biomass conversion, especially, biological method should be sufficiently improved in a process efficiency and a microorganism cultivation. Electrolysis is a mature technology and hydrogen from water is considered the most eco-friendly method in terms of clean energy when the electric power is from renewable sources such as photovoltaic cell, solar heat, and wind power etc.

Economic Analysis of Geothermal Energy and VMD Desalination Hybrid Process (지열에너지와 진공 막 증류법을 활용한 해수담수화 연계형 공정의 경제성 분석)

  • Because of the water scarcity caused by the increase of salinity in the underground water, seawater desalination stands out as one of the most promising solution. As there are so much energy costs in operating desalination plants, new hybrid process which is more effective should be researched. A geothermal VMD (vacuum membrane distillation) hybrid process is a competitive alternative for seawater desalination. Because geothermal energy has significant characteristics of high capacity factor to operate the power plant at full capacity for 24 hour per day, it can be a priority heat source of VMD superior to any other renewable energies such as solar and wind power. In this study, we design a geothermal VMD hybrid process, analyze it economically and finally compare the result with a case of conventional VMD process. Geothermal VMD hybrid process generates $23,822,409 of NPV (net present value) more than the conventional VMD process in case of 5% discount rate. The break-even point between these processes is 5.36 year. Sensitivity analysis indicates that steam cost is the most decisive influence variable to the economic outcome.

Electrical Properties of Al3+ and Y3+ Co-doped SnO2 Transparent Conducting Films (Al3+와 Y3+ 동시치환 SnO2 투명전극 박막의 전기적 특성)

  • Transparent conducting oxides (TCOs) have wide range of application areas in transparent electrode for display devices, Transparent coating for solar energy heat mirrors, and electromagnetic wave shield. $SnO_2$ is intrinsically an n-type semiconductor due to oxygen deficiencies and has a high energy-band gap more than 3.5 eV. It is known as a transparent conducting oxide because of its low resistivity of $10^{-3}{\Omega}{\cdot}cm$ and high transmittance over 90% in visible region. In this study, co-doping effects of Al and Y on the properties of $SnO_2$ were investigated. The addition of Y in $SnO_2$ was tried to create oxygen vacancies that increase the diffusivity of oxygen ions for the densification of $SnO_2$. The addition of Al was expected to increase the electron concentration. Once, we observed solubility limit of $SnO_2$ single-doped with Al and Y. $\{(x/2)Al_2O_3+(x/2)Y_2O_3\}-SnO_2$ was used for the source of Al and Y to prevent the evaporation of $Al_2O_3$ and for the charge compensation. And we observed the valence changes of aluminium oxide because generally reported of valence changes of aluminium oxide in Tin - Aluminium binary system. The electrical properties, solubility limit, densification and microstructure of $SnO_2$ co-doped with Al and Y will be discussed.
