Modeling on Hydrogen Effects for Surface Segregation of Ge Atoms during Chemical Vapor Deposition of Si on Si/Ge Substrates

  • Heterogeneous semiconductor composites have been widely used to establish high-performance microelectronic or optoelectronic devices. During a deposition of silicon atoms on silicon/germanium compound surfaces, germanium (Ge) atoms are segregated from the substrate to the surface and are mixed in incoming a silicon layer. To suppress Ge segregation to obtain the interface sharpness between silicon layers and silicon/germanium composite layers, approaches have used silicon hydride gas species. The hydrogen atoms can play a role of inhibitors of silicon/germanium exchange. However, there are few kinetic models to explain the hydrogen effects. We propose using segregation probability which is affected by hydrogen atoms covering substrate surfaces. We derived the model to predict the segregation probability as well as the profile of Ge fraction through layers by using chemical reactions during silicon deposition.

Fabrication of SiC Fiber-SiC Matrix Composites by Reaction Sintering

  • This paper presents a new process for producing SiC fiber-SiC matrix(SiC/SiC) composites by reaction sintering. The processing strategy for the fabrication of the SiC/SiC composites involves the following: (1) infiltration of the SiC fiber fabric using a slurry consisting of Si and C precursors, (2) stacking the slurry-infiltrated SiC fiber fabric at room temperature, (3) cross-linking the stacked composites, (4) pyrolysis of the stacked composites, and (5) hot-pressing of the pyrolyzed composites. It was possible to obtain dense SiC/SiC composites with relative densities of >96% and a typical flexural strength of ${\sim}400$ MPa.

Effect of Carbon Matrix on Electrochemical Performance of Si/C Composites for Use in Anodes of Lithium Secondary Batteries

  • To investigate the influence of the carbon matrix on the electrochemical performance of Si/C composites, four types of Si/C composites were prepared using graphite, petroleum coke, pitch and sucrose as carbon precursors. A ball mill was used to prepare Si/C blends from graphite and petroleum coke, whereas a dispersion technique was used to fabricate Si/C composites where Si was embedded in disordered carbon matrix derived from pitch or sucrose. The Si/pitch-based carbon composite showed superior Si utilization (96% in the first cycle) and excellent cycle retention (70% after 40 cycles), which was attributed to the effective encapsulation of Si and the buffering effect of the surrounding carbon matrix on the silicon particles.

R-Curve Behavior of Silicon Carbide-titanium Carbide Composites

  • The R-curve for in situ-toughened SiC-30 wt% TiC composites was estimated by the indentation-strength method and compared to that of monolithic SiC with toughened microstructure. Both materials exhibited rising R-curve behavior. The SiC-TiC composites, however, displayed better damage tolerance and higher resistance to crack growth. Total volume fractions of SiC key grains, which take part in toughening mechanisms such as crack bridging and crack deflection, were 0.607 for monolithic SiC ceramics and 0.614 for SiC-TiC composites. From the microstructural characterization and the residual stress calculation, it was inferred that this superior performance of SiC-TiC composites can be attributed to stress-induced microcracking at heterophase (SiC/TiC) boundaries and some contribution from carck deflection by TiC grains.

Synthesis of Si-CNT-C Composites and Their Application to Lithium Ion Battery (실리콘-탄소나노튜브-탄소 복합체 제조 및 리튬이온전지 응용)

  • Silicon has attracted extensive attention due to its high theoretical capacity, low discharge potential and non-toxicity as anode material for lithium ion batteries. In this study, Si-CNT-C composites were fabricated for use as a high-efficiency anode material in a lithium ion battery. Aerosol self-assembly and post-heat treatment processes were employed to fabricate the composites. The morphology of the Si-CNT-C composites was spherical and an average particle size was $2.72{\mu}m$. The size of the composite increased as concentration of Si and CNT increased in the precursor solution. In the Si-CNT-C composites, CNT and C carbonized from glucose were attached to the surface of Si particles. Electrochemical measurement showed that the cycle performance of Si-CNT-C composites was better than that of silicon particles.

Synthesis of Silicon-Carbon by Polymer Coating and Electrochemical Properties of Si-C|Li Cell (고분자 도포를 이용한 실리콘-탄소의 합성 및 Si-C|Li Cell의 전기화학적 특성)

  • Si-C composites were prepared by the carbonization of silicon powder covered by polyaniline(PAn). Physical and electrochemical properties of the Si-C composites were characterized by the particle size analysis, X-ray diffraction technique, scanning electron microscope, and electrochemical test of battery. The average particle size of the Si was increased by the coating of PAn and somewhat reduced by the carbonization to give silicone-carbon composites. XRD analysis' results were confirmed co-existence of crystalline silicon and amorphous-like carbon. SEM photos showed that the silicon particle were well covered with carbonacious materials depend on the PAn content. Si-C|Li cells were fabricated using the Si-C composites and were tested using the galvanostatic charge-discharge test. Si-C|Li cells gave better electrochemical properties than that of Si|Li cell. Si-C|Li cell using the Si-C from HCl undoped PAn Precursor showed better electrochemical properties than that from HCl doped PAn Precursor. Using the electrolyte containing FEC as an additive, the initial discharge capacity was increased. After that the galvanostatic charge-discharge test with the GISOC(gradual increasing of the state of charge) condition was carried out. Si-C(Si:PAn:50:50 wt. ratio)|Li cell showed 414 mAh/g of the reversible specific capacity, 75.7% of IIE(initial intercalation efficiency), 35.4 mAh/g of IICs(surface irreversible specific capacity).

Electrochemical Performance of Pitch coated Nano Silicon Sheets / Graphite Composite as Anode Material (피치로 코팅된 Nano Silicon Sheets/Graphite 음극복합소재의 전기화학적 특성)

  • In this study, the electrochemical properties of pitch coated silicon sheets/graphite anode materials were investigated. Using NaCl as a template, silicon sheets were prepared through the stöber method and the magnesiothermic reduction methode. In order to synthesize the anode composite, the silicon sheets and graphite were combined with SDBS. The pitch coated silicon sheets/graphite was synthesized using THF as a solvent for the anode material composite. The physical properties of the prepared anode composites were analysed by XRD, SEM, EDS and TGA. The electrochemical performances of the prepared anode composites were performed by the current charge/discharge, rate performance, cyclic voltammetry and EIS tests in the electrolyte LiPF6 dissolved solvents (EC:DMC:EMC=1:1:1 vol%). As the silicon composition of silicon sheets/graphite composite material increased, the discharge capacity also increased, but the cycle stability tended to decrease. The anode material of pitch coated silicon sheets/graphite composite (silicon sheets:graphite=3:7 weight ratio) showed the initial discharge capacity of 1228.8 mAh/g and the capacity retention ratio of 77% after 50 cycles. From these results, it was found that the cycle stability of pitch coated silicon sheets/graphite was improved.

Sintering Phenomena and Thermodynamic Analysis in the SiC Whisker-Reinforced Mullite Matrix Ceramic Composites During RF Plasma Sintering

  • Mullite ceramics can be sintered by rf plasma sintering to densities as high as 97% compared to the theoretical density of the mullite, while SiC whisker-reinforced mullite matrix ceramic composites were not sintered by plasma sintering. Decomposition of mullite occurs in a superficial regins at the outside surface of the specimen by volatilization of SiO at elevated temperature by plasma. SiC whiskers were destroyed, and the matrix was converted to alumina from SiC-whisker reinforced mullite matrix ceramic composites during the plasma sintering. Accelerated volatilization from the SiC whisker in the mullite prevents sintering. The volatile species are mainly SiC and CO gas species. The effects of plasma on mullite and SiC-whisker reinforced mullite matrix composites are interpreted by thermodynamic simulation of the volatile species in the plasma environment. The thermodynamic results show that the decomposition will not occur during hot pressing.

  • Poling piezoelectric ceramic-polymer composites with 0-3connectivity is difficult because of the high dielectric constant of most of the ferroelectric filler materials, and the high resistivity of the polymer matrix. To aid in poling this type of composite, conductivity of the polymer phase can be controlled by adding small amount of a semiconductor phase such as germanium, carbon or silicon. In this study, flexible piezoelectric composites of $PbTiO_3$ powder and Eccogel polymer were developed using small amounts of a semiconducting phase. These composites were poled rapidly at low voltages, resulting in properties superior to composites prepared without a conductive phase. The effect of addition of various conductive phase with different volume percentage on the dielectric and piezoelectric properties of the composite are discussed here.

  • The main objective of this research effort was to develope the performance of C/SiC composites manufactured by LSI (Liquid Silicon Infiltration) method for solid and liquid rocket propulsion system and ensure the performance analysis technique. The various carbon preform were manufactured by filament winding, tape rolling, involute layup and stack molding process. For the best performance of thermal and mechanical properties, many process conditions were tested and selected by varying preform, the content of SiC, temperature, impregnation resin and chemical vapour reaction. In conclusion, the high performance and reliability of C/SiC composite were proved for solid and liquid rocket propulsion system. And the performance analysis technique related to mathematical ablation model was originated.
