자동차 전장모듈용 Sn-Cu-Cr(Ca) 중온 솔더의 접합특성 연구 (Joint Property of Sn-Cu-Cr(Ca) Middle Temperature Solder for Automotive Electronic Module)

  • Joint properties of vehicle ECU (Electric Control Unit) module which was manufactured by using Sn-Cu-Cr-Ca alloy were investigated. A new solder which has a middle melting temperature about $231^{\circ}C$ was fabricated as the type of 300um solder ball and paste type. The prototype modules were made by reflow process and measured spreadability, wettability shear strength and estimated interface reaction. The spreadability of the alloy was about 84% from the measurement of contact angle of the solder ball and the wetting force was measured 2mN. The average shear strength of the module which was manufactured by using the solder paste, was 1.9 $kg/mm^2$. Also, the thickness of IMC(intermetallic compound) was evaluated with various aging temperature and time in order to understand Cr effect on Sn-0.7Cu solder. $Cu_6Sn_5$ IMC was formed between Cu pad and the solder alloy and the average thickness of the $Cu_6Sn_5$ IMC was measured about 4um and it was about 50% of thickness of $Cu_6Sn_5$ IMC in Sn-0.7Cu. It is expected to have a positive effect on reliability of the solder joint.

칩 실장공정에 따른 Package on Package(PoP)용 하부 패키지의 Warpage 특성 (Warpage Characteristics of Bottom Packages for Package-on-Package(PoP) with Different Chip Mounting Processes)

  • Package on Package(PoP)용 하부 패키지에 대해 플립칩 본딩으로 칩을 기판에 실장한 패키지와 die attach film(DAF)을 사용하여 칩을 기판에 접착한 패키지의 warpage 특성을 비교하였다. 플립칩 본딩으로 칩을 기판에 실장한 패키지와 DAF를 사용하여 칩을 기판에 실장한 패키지는 솔더 리플로우 온도인 $260^{\circ}C$에서 각기 $57{\mu}m$$-102{\mu}m$의 warpage를 나타내었다. 상온에서 $260^{\circ}C$ 사이의 온도 범위에서 플립칩 실장한 패키지는 $-27{\sim}60{\mu}m$ 범위의 warpage를 나타내는 반면에, DAF 실장한 패키지는 $-50{\sim}-153{\mu}m$ 범위의 warpage를 나타내었다.

  • 본 연구에서는 무연 솔더 중 우수한 특성을 보여 실용화된 Sn-3.0Ag-0.5Cu 조성의 솔더를 사용하여 2주 동안의 시효조건에서 W의 함량이 무전해 Ni-W-P 도금층과 솔더와의 계면에서의 IMC 생성에 미치는 영향에 대해서 조사하였다. 도금층내 인의 함량은 8 wt.%로 고정하였고, 텅스텐의 함량은 각각 0, 3, 6 및 9 wt.%로 변화시켰으며, 모든 시료는 $255^{\circ}C$에서 리플로우한 후, $200^{\circ}C$에서 2주 동안 시효처리하였다. 각각의 시료에서 $(Cu,Ni)_6Sn_5$$(Ni,Cu)_3Sn_4$의 IMC가 관찰되었으며, 시효처리시간의 증가에 따라 UBM과 무연납의 계면에서 생성된 IMC가 증가함을 보였고, W의 함량이 높을수록 열적 안정성이 증가하여 $Ni(W)_3P$의 생성 속도를 늦춰 그에 따른 영향으로 IMC의 두께가 증가함을 보였다.

Sn-4.0wt%Ag-0.5wt%Cu 솔더 접합계면의 강도특성과 미세파괴거동에 대한 In-situ관찰 (In-situ Observation on Micro-Fractural Behavior and Strength Characteristics in Sn-4.0wt%Ag-0.5wt%Cu Solder Joint Interface)

  • The micro-structural changes, strength characteristics, and micro-fractural behaviors at the joint interface between a Sn-4.0wt%Ag-0.5wt%Cu solder ball and UBM treated by isothermal aging are reported. From the reflow process for the joint interface, a small amount of intermetallic compound was formed. With an increase in the isothermal aging time, the type and amount of the intermetallic compound changed. The interface without an isothermal treatment showed a ductile fracture. However, with an increase in the aging time, a brittle fracture occurred on the interface due mainly to the increase in the size of the intermetallic compounds and voids. As a result, a drastic degradation in the shear strength was observed. From a microshear test by a scanning electron microscope, the generation of micro-cracks was initiated from the voids at the joint interface. They propagated along the same interface, resulting in coalescence with neighboring cracks into larger cracks. With an increase in the aging time, the generation of the micro-structural cracks was enhanced and the degree of propagation also accelerated.

  • The research efforts on GaN-based light-emitting diodes (LEDs) keep increasing due to their significant impact on the illumination industry. Surface mount technology (SMT) is widely used to mount the LED packages for practical application. In surface mount soldering both the device body and leads are intentionally heated by a reflow process. We studied on the effects of multiple reflows on microstructural variation and joint strength of the solder joints between the LED package and the substrate. In this study, Pb-free Sn-3.0Ag-0.5Cu solder and a finished pad with organic solderability preservatives (OSP) were employed. A $Cu_6Sn_5$ intermetallic compound (IMC) layer was formed during the multiple reflows, and the thickness of the IMC layerincreased with an increasing number of reflows. The shear force decreased after three reflows. From the observation of the fracture surface after a shear test, partially brittle fractures were observed after five reflows.

LED 패키지 솔더 접합부의 기계적 신뢰성에 미치는 열처리의 영향 (Effect of Heat Treatment on Mechanical Reliability of Solder Joints in LED Package)

  • We studied the effect of heat treatment on the microstructures and mechanical strength of the solder joints in the Light Emitting Diode (LED) packages. The commercial LED packages were mounted on the a flame resistance-4 (FR4) Printed Circuit Board (PCB) in the reflow process, and then the joints were aged at $125^{\circ}C$ for 100, 200, 300, 500 and 1000 hours, respectively. After the heat treatment, we measured the shear strength of the solder joints between the PCB and the LED packages to evaluate their mechanical property. We used Pb-free Sn-3.0Ag-0.5Cu solder to bond between the LED packages and the PCBs using two different surface finishes, Electroless Nickel-Immersion Gold (ENIG) and Electroless Nickel-Electroless Palladium-Immersion Gold (ENEPIG). The microstructure of the solder joints was observed by a scanning electron microscope (SEM). (Cu,Ni)6Sn5 intermetallic compounds (IMCs) formed between the solder and the PCB, and the thickness of the IMCs was increased with increasing aging time. The shear strength for the ENIG finished LED package increased until aging for 300 h and then decreased with increasing aging time. On the other hand, in the case of an ENEPIG finished LED package, the shear strength decreased after aging for 500 h.

고온 시효 시험에 따른 Epoxy 솔더 접합부의 접합 특성 평가 (Evaluation of Bonding Properties of Epoxy Solder Joints by High Temperature Aging Test)

  • Bonding properties of epoxy-containing solder joints were investigated by a high temperature aging test. Specimens were prepared by bonding an R3216 standard chip resistor to an OSP-finished PCB by a reflow process with two basic types of solder (SAC305 & Sn58Bi) pastes and two epoxy-solder (SAC305+epoxy & Sn58Bi+epoxy) pastes. In all epoxy solder joints, an epoxy fillet was formed in the hardened epoxy, lying around the outer edge of the solder joint, between the chip and the Cu pad. In order to analyze the bonding characteristics of solder joints at high temperatures, a high-temperature aging test at $150^{\circ}C$ was carried out for 14 days (336 h). After aging, the intermetallic compound $Cu_6Sn_5$ was found to have formed in the solder joint on the Cu pad, and the shear stress on the conventional solder joint was reduced by a significant amount. The reason that the shear force did not decrease much, even though in epoxy solder, was thatbecause epoxy hardened at the outer edge of the supported solder joints. Using epoxy solder, strong bonding behavior can be ensured due to this resistance to shear force, even in metallurgical changes such as those where intermetallic compounds form at solder joints.

Low Ag 조성의 Sn-0.3Ag-0.7Cu 및 Sn-3.0Ag-0.5Cu 무연솔더 접합부의 열충격 신뢰성 (Thermal Shock Reliability of Low Ag Composition Sn-0.3Ag-0.7Cu and Near Eutectic Sn-3.0Ag-0.5Cu Pb-free Solder Joints)

  • The long-term reliability of Sn-0.3wt%Ag-0.7wt%Cu solder joints was evaluated and compared with Sn-3.0wt%Ag-0.5wt%Cu under thermal shock conditions. Test vehicles were prepared to use Sn-0.3Ag-0.7Cu and Sn-3.0Ag-0.5Cu solder alloys. To compare the shear strength of the solder joints, 0603, 1005, 1608, 2012, 3216 and 4232 multi-layer ceramic chip capacitors were used. A reflow soldering process was utilized in the preparation of the test vehicles involving a FR-4 material-based printed circuit board (PCB). To compare the shear strength degradation following the thermal shock cycles, a thermal shock test was conducted up to 2,000 cycles at temperatures ranging from $-40^{\circ}C$ to $85^{\circ}C$, with a dwell time of 30 min at each temperature. The shear strength of the solder joints of the chip capacitors was measured at every 500 cycles in each case. The intermetallic compounds (IMCs) of the solder joint interfaces werealso analyzed by scanning electron microscopy (SEM) and energy dispersive X-ray spectroscopy (EDS). The results showed that the reliability of Sn-0.3Ag-0.7Cu solder joints was very close to that of Sn-3.0Ag-0.5Cu. Consequently, it was confirmed that Sn-0.3Ag-0.7Cu solder alloy with a low silver content can be replaced with Sn-3.0Ag-0.5Cu.

표면실장기술(SMT)의 조립 및 접합 신뢰성에 대한 패드설계의 영향에 관한 연구 (A Study on Effect of Pad Design on Assembly and Adhesion Reliability of Surface Mount Technology (SMT))

  • 최근 4차산업혁명으로 대용량 데이터 처리를 위한 고집적 반도체에 대한 수요가 증가하고 있다. 반도체 제품에 장착되는 소자들의 크기가 작아 짐에 따라 표면실장기술(SMT)의 신뢰성에 대한 연구가 관심을 받고 있다. 본 연구에서는 PCB의 패드 디자인이 수동소자의 조립 및 접합 신뢰성에 미치는 영향을 실험 계획법(design of experiment, DOE) 이용하여 분석하였다. 수동소자를 실장하기 위한 PCB의 패드 길이, 너비 및 두 패드간 거리를 변수로 하여 실험계획법을 수립하였다. 저항칩의 오배치(misplacement) 방향에 따른 수동소자의 톰스톤(tombstone)불량률을 도출하였다. 전단테스트를 통해 수동소자와 PCB 사이의 전단력을 측정하였다. 또한, 단면분석을 통해 패드 디자인에 따른 솔더의 형상을 분석하였다.

Sn-0.7Cu-xZn와 OSP 표면처리 된 기판의 솔더접합부의 고속 전단강도에 미치는 Zn의 영향 (Effect of Zn content on Shear Strength of Sn-0.7Cu-xZn and OSP surface finished Joint with High Speed Shear Test)

  • 본 연구에서는 Sn-0.7Cu-xZn 무연솔더와 OSP 표면처리 된 솔더접합부의 전단강도를 Zn 함유량에 따라 평가하였다. 다섯 종류의 Sn-0.7Cu-xZn (x=0, 0.5, 1.0, 1.5, 2.0 wt.%) 솔더페이스트를 제작한 뒤, OSP(organic solderability preservative) 표면처리 한 PCB(printed circuit board) 기판의 전극에 리플로우 공정으로 180 um 직경의 솔더볼을 형성하였다. 전단강도는 두 가지 조건의 전단속도(0.01, 0.1 m/s)로 고속전단시험(high speed shear test)을 통해 측정하였고, 고속전단시험 시에 측정된 F-x(Force-distance) curve를 통해 파괴에너지(fracture energy)를 계산하였다, SEM(주사전자현미경, scanning electron microscopy)과 EDS(energy dispersive spectroscopy) 분석을 통하여 단면과 파단면을 관찰하였고, 금속간 화합물(intermetallic compound, IMC) 층을 분석하였다. Zn 함유량이 증가함에 따라 금속간 화합물 층의 두께는 감소하였고, Zn 함유량이 0.5 wt.%일 때 가장 높은 전단 강도(shear strength)를 나타내었다. 전체적으로 높은 전단속도 조건의 전단강도 값이 낮은 전단속도 조건의 전단강도보다 높았다.
