WLP and New System Packaging Technologies

  • The Wafer Level Packaging is one of the most important technologies in the semiconductor industry today. Its primary advantages are its small form factor and low cost potential for manufacturing including test procedure. The CASIO's WLP samples, application example and the structure are shown in Fig.1, 2&3. There are dielectric layer , under bump metal, re-distribution layer, copper post , encapsulation material and terminal solder .The key technologies are 'Electroplating thick copper process' and 'Unique wafer encapsulation process'. These are very effective in getting electrical and mechanical advantages of package. (Fig. 4). CASIO and CMK are developing a new System Packaging technology called the Embedded Wafer Level Package (EWLP) together. The active components (semiconductor chip) in the WLP structure are embedded into the Printed Wiring Board during their manufacturing process. This new technical approach has many advantages that can respond to requirements for future mobile products. The unique feature of this EWLP technology is that it doesn't contain any solder interconnection inside. In addition to improved electrical performance, EWLP can enable the improvement of module reliability. (Fig.5) The CASIO's WLP Technology will become the effective solution of 'KGD problem in System Packaging'. (Fig. 6) The EWLP sample shown in Fig.7 including three chips in the WLP form has almost same structure wi_th SoC's. Also, this module technology are suitable for RF and Analog system applications. Al 도금 HPF 강판과 전기아연도금 TRIP 강판의 저항 점 용접 시 연속타점 전극의 수명에 미치는 도금층의 영향 (Effect of Coating Layer on Electrode Life for Resistance Spot Welding of Al-Coated Hpf and Zn-Coated Trip Steels)

  • The resistance spot welding of high strength steel degrades the weldability because of its high strength with rich chemical composition and coating layer to protect from corrosion. During the each resistance welding process the electrodes tip reacts with coating layer, then subsequently deteriorates and shorten electrode life. In this study, the Al-coated HPF (Hot Press Forming) steels and Zn-coated TRIP steels were used to investigate the electrode life for resistance spot welding. Experimental results show that the reactivity of Al-coating on HPF steels to electrode tip surface behaviors different from the conventional Zn-coated high strength steels. The electrode tip diameter and nugget size in electrode life test of Al-coated HPF steels are observed to be constant with respect to weld numbers. For Al-coated HPF steels, the hard aluminum oxide layer being formed during high temperature heat treatment process reduces reactivity with copper electrode during the resistance welding process. Eventually, the electrode life in resistance spot welding of Al-coated HPF steels has the advantage over the galvanized steel sheets.

Development of a Micromachined Differential Type Resonant Accelerometer and Its Performance

  • This paper presents the differential type resonant accelerometer (DRXL) and its performance test results. The DRXL is the INS grade, surface micro-machined sensor. The proposed DRXL device produces a differential digital output upon an applied acceleration, and the principle is a gap-dependent electrical stiffness variation of the electrostatic resonator with torsion beam structures. Using this new operating concept, we designed, fabricated and tested the proposed device. The final device was fabricated by using the wafer level vacuum packaging process. To test the performance of the DRXL, a nonlinear self-oscillation loop is designed using describing function technique. The oscillation loop is implemented using discrete electronic elements. The performance test of the DRXL shows that the sensitivity of the accelerometer is 12 Hz/g and its long term bias stability is about $2mg(1{\sigma})$. The turn on repeatability, bandwidth, and dynamic range are 4.38 mg, 100 Hz, and ${\pm}\;70g$, respectively.

나노다이아몬드가 첨가된 프라이팬 불소수지코팅의 Tribological 특성 연구 (A Study on the Tribological Characteristics of a Frying Pan Coated with PTFE and Nano-Diamond)

  • PTFE has good mechanical and chemical stability at a wide range of temperatures and demonstrates a low friction coefficient value. PTFE is being used for self-lubricating parts in industry. But it shows a high wear rate. Thus, PTFE and nano-diamond powder were mixed into a composite and the wear properties of a PTFE coating layer on Al6061 was investigated. A ball-on-disk type of wear tester was used under a dry condition and different temperatures of oil. After the wear test, the wear track wasexamined by optical microscope. The PTFE-diamond showed the lowest friction coefficient (0.02) of all the lubricants in the experiments. The friction coefficient was shown to be directly related to the diamond powder in the PTFE coating. Adhesion estimations were performed by a scratch test, which is mainly used for coatings. The critical load between the coating and substrate was defined through analyses of the friction load, normal load curve, and acoustic emissions, along with optical microscope observations. The scratch test results showed that an import item (SWISS) gave the highest critical load values.

배기계 디커플러의 내구 향상을 위한 플라즈마 질화에 관한 연구 (A Study on the Plasma Nitriding Application for the Durability Improvement of the Exhaust Decoupler)

  • This paper described the process of improving durability performance of the exhaust decoupler by the plasma nitriding. The properties of plasma nitriding treatment of AIS1304 stainless steel were tested using specimens before applying plasma nitriding to a mesh ring. In order to analyses the effect of plasma nitriding treatment on the mechanical properties, SEM(Scanning Electron Microscopes), roughness and hardness tester were used. Based on specimen plasma nitriding, we could find appropriate condition for application to the mesh ring of decoupler. To confirm the improved durability performance, we compared the number of cycles, which reaches to fracture, of the nitrided decoupler and that of the unnitrided decoupler by the bending cyclic test. In this test, the durability and wear resistance of the mesh ring are significantly improved by plasma nitriding treatment.

KIER의 열분해유화 공정 기술과 실증플랜트 소개 (Introduction of KIER Pyrolysis Process and 3,000 ton/yr Demonstration Plant)

  • Since late of 2000, KIER has developed a novel pyrolysis process for production of fuel oils from polymer wastes. It could have been possible due to large-scale funding of the Resource Recycling R&D Center. The target was to develop an uncatalyzed, continuous and automatic process producing oils that can be used as a fuel for small-scale industrial boilers. The process development has proceeded in three stages bench-scale unit, pilot plant and demonstration plant. As a result, the demonstration plant having capacity of 3,000 tons/year has been constructed and is currently under test operation for optimization of operation conditions. The process consisted of four parts ; feeding system, cracking reactor, refining system and others. Raw materials were pretreated via shredding and classifying to remove minerals, water, etc. There were 3 kind of products, oils(80%), gas(15%), carbonic residue(5%). The main products i.e. oils were gasoline and diesel. The calorific value of gas has been found to be about 18,000kcal/$m^3$ which is similar to petroleum gas and shows that it could be used as a process fuel. Key technologies adopted in the process are 1) Recirculation of feed for rapid melting and enhancement of fluidity for automatic control of system, 2) Tubular reactor specially-designed for heavy heat flux and prevention of coking, 3)Recirculation of heavy fraction for prevention of wax formation, and 4) continuous removal & re-reaction of sludge for high yield of main product (oil) and minimization of residue. The advantages of the process are full automation, continuous operation, no requirement of catalyst, minimization of coking and sludge problems, maximizing the product(fuel oil) yield and purity, low initial investment and operation costs and environment- friendly process. In this presentation, background of pyrolysis technology development, the details of KIER pyrolysis process flow, key technologies and the performances of the process will be discussed in detail.

Petrochemical effluent treatment using natural coagulants and an aerobic biofilter

  • Coagulation-flocculation (CF) was tested coupled with an aerobic biofilter to reduce total petroleum hydrocarbon (TPHs) concentration and toxicity from petrochemical wastewater. The efficiency of the process was followed using turbidity and chemical oxygen demand (COD). The biofilter was packed with a basaltic waste (tezontle) and inoculated with a bacterial consortium. Toxicity test were carried out using Lactuca sativa var. capitata seeds. Best results for turbidity removal were obtained using alum. Considerable turbidity removal was obtained when using Opuntia spp. COD removal with alum was 25%, for Opuntia powder it was 36%. The application of the biofilter allowed the removal of 70% of the remaining TPHs after 30 days with a biodegradation rate (BDR) value 47 $mgL^{-1}d^{-1}$. COD removal was slightly higher with BDR value 63 $mgL^{-1}d^{-1}$. TPH kinetics allowed a degradation rate constant equal to $4.05{\times}10^{-2}d^{-1}$. COD removal showed similar trend with $k=4.23{\times}10^{-2}d^{-1}$. Toxicity reduction was also successfully achieved by the combined treatment process.

한국형 소형전술 시제차량의 내구성능 평가 (Durability Analysis on the Prototype of a Korean Light Tactical Vehicle)

  • Since the demand for new military vehicle to fulfill the necessary conditions such as multi-purpose, high-mobility, and survivability has raised continuously from the army, the prototype of a Korean light tactical vehicle was developed to meet these requirements using our own technology. In particular, the new tactical vehicle was equipped with a double wishbone independent suspension to improve ride and handling and maximize off-road driving performance. In this paper, a comprehensive virtual durability process to evaluate the service life of the prototype is presented. A reliability of the trimmed body model based on CATIA data was verified by comparison result between mode analysis and modal test. The dynamic model was constructed using ADAMS/Car, and then the weight distribution and lateral slope driving performance of it were compared with the results of static weight and lateral slope tests. The validity of the VTL(Virtual Test Lab) was checked with test results from the 3-inch spaced impact road. The durability performances of trimmed body and suspension components were evaluated through MSM(Modal Superposition Method) fatigue analysis. It is shown that the virtual durability process could be a helpful tool to find out the weak areas and improve their structures in developing new military vehicle.

도금 전처리공정에서 맞춤형 알칼리계 탈지제 개발 (Development of Alkaline Degreasing Agent for Electroplating Pretreatment Process)

  • 본 연구에서는 도금전처리 공정에서 사용되는 다양한 조성의 맞춤형 알칼리계 탈지제를 개발하고, 탈지제의 수명을 예측함으로 효율을 높임과 동시에 공정품의 불량을 줄이고자 하였다. 알칼리계 탈지제는 침지형 탈지제로 NaOH, $Na_2CO_3$, $Na_2SiO_3$, SLS 등을 일정비율로 첨가하여 제조하였으며, 제조된 탈지제의 성능평가를 위해 알칼리계 탈지액의 온도를 $40{\sim}50^{\circ}C$로 설정하여 30~40 min 동안 오염된 철 시편을 넣은 후 오염물을 제거하였다. 오염물이 제거된 시편은 물방울 맺힘실험과 Hull-cell 도금분석을 통해 탈지제의 성능 및 수명을 확인하였다. 최적 탈지제의 조성은 NaOH (30 g/L) + SLS (6.0 g/L) + $Na_2SiO_3$ (2.0 g/L) + $Na_2CO_3$ (40 g/L)을 추천할 수 있으며, 물방울맺힘 실험과 Hull-cell 도금 분석 결과 최적 탈지조건은 $50^{\circ}C$, 35 min인 것으로 나타났다.

설계파고 추정에 사용한 연 최대 자료의 독립 및 분포 동질 검정 (Independence and Homogeneity Tests of the Annual Maxima Data used to Estimate the Design Wave Height)

  • 설계파고 추정에 사용한 AM 자료의 IID 가정에 대한 검정을 수행하였다. 검정은 독립 검정, 분포 차이 검정으로 구분하고, 각각의 검정은 태풍, 비태풍 조건에서의 연안 격자, 연안 내부격자 각각 210개, 310개 지점의 AM 자료 세트를 대상으로 수행하였다. 독립 검정 결과, 비태풍, 태풍 자료 세트에 대하여 각각 1.8~5.3%, 1.4~6.0% 범위의 기각 비율을 보여, 대부분의 자료가 독립 검정을 만족하는 것으로 파악되었다. 한편 태풍 자료와 비태풍 자료의 분포 차이 검정은 연안 격자와 연안 내부격자 모두 검정 방법에 따라 47~79% 범위로 동일분포 가설이 기각되는 것으로 파악되었다. 따라서 극치해석에 의한 설계파고 추정에서 두 자료를 구분하여 각각 설계파고를 추정하는 과정이 적절하다.
