Influence on Short Channel Effects by Tunneling for Nano structure Double Gate MOSFET (나노구조 이중게이트 MOSFET에서 터널링이 단채널효과에 미치는 영향)

  • The double gate(DG) MOSFET is a promising candidate to further extend the CMOS scaling and provide better control of short channel effect(SCE). DGMOSFETs, having ultra thin undoped Si channel for SCEs control, ale being validated for sub-20nm scaling. A novel analytical transport model for the subthreshold mode of DGMOSFETs is proposed in this paper. The model enables analysis of short channel effect such as the subthreshold swing(SS), the threshold voltage roil-off$({\Delta}V_{th})$ and the drain induced barrier lowering(DIBL). The proposed model includes the effects of thermionic emission and quantum tunneling of carriers through the source-drain barrier. An approximative solution of the 2D Poisson equation is used for the distribution of electric potential, and Wentzel-Kramers-Brillouin approximation is used for the tunneling probability. The new model is used to investigate the subthreshold characteristics of a double gate MOSFET having the gate length in the nanometer range $(5-20{\sim}nm)$ with ultra thin gate oxide and channel thickness. The model is verified by comparing the subthreshold swing and the threshold voltage roll-off with 2D numerical simulations. The proposed model is used to design contours for gate length, channel thickness, and gate oxide thickness.

Text Filtering using Iterative Boosting Algorithms (반복적 부스팅 학습을 이용한 문서 여과)

  • Text filtering is a task of deciding whether a document has relevance to a specified topic. As Internet and Web becomes wide-spread and the number of documents delivered by e-mail explosively grows the importance of text filtering increases as well. The aim of this paper is to improve the accuracy of text filtering systems by using machine learning techniques. We apply AdaBoost algorithms to the filtering task. An AdaBoost algorithm generates and combines a series of simple hypotheses. Each of the hypotheses decides the relevance of a document to a topic on the basis of whether or not the document includes a certain word. We begin with an existing AdaBoost algorithm which uses weak hypotheses with their output of 1 or -1. Then we extend the algorithm to use weak hypotheses with real-valued outputs which was proposed recently to improve error reduction rates and final filtering performance. Next, we attempt to achieve further improvement in the AdaBoost's performance by first setting weights randomly according to the continuous Poisson distribution, executing AdaBoost, repeating these steps several times, and then combining all the hypotheses learned. This has the effect of mitigating the ovefitting problem which may occur when learning from a small number of data. Experiments have been performed on the real document collections used in TREC-8, a well-established text retrieval contest. This dataset includes Financial Times articles from 1992 to 1994. The experimental results show that AdaBoost with real-valued hypotheses outperforms AdaBoost with binary-valued hypotheses, and that AdaBoost iterated with random weights further improves filtering accuracy. Comparison results of all the participants of the TREC-8 filtering task are also provided.

Dependence of Extinction Ratio on the Carrier Transport in $1.55{\mu}m$ InGaAsP/InGaAsP Multiple-Quantum-Well Electroabsorption Modulators ($1.55{\mu}m$ InGaAsP/InGaAsP 다중양자우물구조 전계흡수형 광변조기에서 캐리어 수송현상이 소광특성에 미치는 영향)

  • The effects of carrier transport and input power on the extinction ratio was theoretically analyzed in a 1.55${\mu}m$ InGaAsP/InGaAsP multiple-quantum-well(MQW) electroabsorption(EA) modulator. Poisson's equation, current continuity equations for electrons and holes, and optical field distribution were self-consistently solved by considering electric field dependent absorption coefficients. The field screening effect due to the carrier accumulation in heterointerface and the space-charge region occurred more seriously at the input side of modulator as input optical intensity increased. It was revealed that extinction ratio could be steeply degraded for modulator with the length of 200${\mu}m$ when an input power exceeds 10mW. A degradation of extinction ratio due to the field screening effect would be more significantly at high-performance devices such as a 1.55${\mu}m$DFB-LD/EA-modulator integrated source where optical coupling efficiency is almost complete or a very high-speed modulator with its length as short as a few tens ${\mu}m$.

  • Recently, Software Development was applied to new-approach methods as a various form : client-server system and web-programing, object-orient concept, distributed development with a network environments. On the other hand, it be concerned about the distributed development technology and increasing of object-oriented methodology. These technology is spread out the software quality and improve of software production, reduction of the software develop working. Futures, we considered about the distributed software development technique with a many workstation. In this paper, we discussed optimal release problem based on a stochastic differential equation model for the distributed Software development environments. In the past, the software reliability applied to quality a rough guess with a software development process and approach by the estimation of reliability for a test progress. But, in this paper, we decided to optimal release times two method: first, SRGM with an error counting model in fault detection phase by NHPP. Second, fault detection is change of continuous random variable by SDE(stochastic differential equation). Here, we decide to optimal release time as a minimum cost form the detected failure data and debugging fault data during the system test phase and operational phase. Especially, we discussed to limitation of reliability considering of total software cost probability distribution.

A Study for the Adaptation of Simulation of Uniaxial Compressive Strength Test for Concrete in 3-Dimensional Particle Bonded Model (3차원 입자 결합 모델에서 콘크리트의 일축압축실험 모사 적용성 연구)

  • In an uniaxial compressive test of a concrete standard specimen (150$\times$300 mm) the crack initiation and extension with the stress increase are the major reason of the failure, which is similar to the breakage of the particle bonding in the simulation by using particle bonded model, especially particle flow code in 3 dimensions (PFC3D) developed by Itasca Consulting Group Inc. That is the main motive to study the possibility of an uniaxial compressive strength test simulation. It is important to investigate the relationship between the micro-parameters and the macro-properties because the 3-dimensional particle bonded model uses the spherical particles to analyze the physical phenomena. Contact bonded model used herein has eight micro-parameters and there are five macro-properties; Young's modulus, Poisson's ratio, uniaxial compressive strength and the crack initiation stress and the ratio concerning the crack propagation with the stress. To simulate the compressive test we made quantitative relationships between the micro-parameters and the macro-properties by using the fractional factorial design and various sensitivity analyses including regression analysis, which result in the good agreement with the previous studies. Also, the stress-stain curve and the crack distribution over the specimen given by PFC3D showed the mechanical behavior of the concrete standard specimen under the uniaxial compression. It is concluded that the particle bonded model can be a good tool for the analyzing the mechanical behavior of concrete under the uniaxial compressive load.

The Study for Performance Analysis of Software Reliability Model using Fault Detection Rate based on Logarithmic and Exponential Type (로그 및 지수형 결함 발생률에 따른 소프트웨어 신뢰성 모형에 관한 신뢰도 성능분석 연구)

  • Software reliability in the software development process is an important issue. Infinite failure NHPP software reliability models presented in the literature exhibit either constant, monotonic increasing or monotonic decreasing failure occurrence rates per fault. In this paper, reliability software cost model considering logarithmic and exponential fault detection rate based on observations from the process of software product testing was studied. Adding new fault probability using the Goel-Okumoto model that is widely used in the field of reliability problems presented. When correcting or modifying the software, finite failure non-homogeneous Poisson process model. For analysis of software reliability model considering the time-dependent fault detection rate, the parameters estimation using maximum likelihood estimation of inter-failure time data was made. The logarithmic and exponential fault detection model is also efficient in terms of reliability because it (the coefficient of determination is 80% or more) in the field of the conventional model can be used as an alternative could be confirmed. From this paper, the software developers have to consider life distribution by prior knowledge of the software to identify failure modes which can be able to help.

Evaluation of extreme rainfall estimation obtained from NSRP model based on the objective function with statistical third moment (통계적 3차 모멘트 기반의 목적함수를 이용한 NSRP 모형의 극치강우 재현능력 평가)

  • It is recommended to use long-term hydrometeorological data for more than the service life of the hydraulic structures and water resource planning. For the purpose of expanding rainfall data, stochastic simulation models, such as Modified Bartlett-Lewis Rectangular Pulse (BLRP) and Neyman-Scott Rectangular Pulse (NSRP) models, have been widely used. The optimal parameters of the model can be estimated by repeatedly comparing the statistical moments defined through a combination of parameters of the probability distribution in the optimization context. However, parameter estimation using relatively small observed rainfall statistics corresponds to an ill-posed problem, leading to an increase in uncertainty in the parameter estimation process. In addition, as shown in previous studies, extreme values are underestimated because objective functions are typically defined by the first and second statistical moments (i.e., mean and variance). In this regard, this study estimated the parameters of the NSRP model using the objective function with the third moment and compared it with the existing approach based on the first and second moments in terms of estimation of extreme rainfall. It was found that the first and second moments did not show a significant difference depending on whether or not the skewness was considered in the objective function. However, the proposed model showed significantly improved performance in terms of estimation of design rainfalls.

Analyzing Cancer Incidence among Korean Workers and Public Officials Using Big Data from National Health Insurance Service (건강보험 빅데이터를 통한 전체 근로자 및 공무원 근로자의 암 발생률 분석)

  • Objectives: This study aimed to establish a control group based on the big data from National Health Insurance Service. We also presented presented the number of incidences for each cancer, and analyzed the cancer incidence rate among Korean workers. Methods: The cohort definition was separated by 'baseline cohort', 'dynamic cohort', and 'fixed- industry cohort' according to the definition. Cancer incidence was calculated based on the Korean Standard Classification of Disease code. Incidence rate was calculated among the group of all workers and public officials. Based on the study subjects and each cohort definition, the number of observations, incidences, and the incidence rate according to sex and age groups was calculated. The incidence rate was estimated based on the incidence per 100,000 person-year, and 95% confidence intervals calculated according to the Poisson distribution. Results: The result shows that the number of cancer cases in the all-worker group decreases after the age of 55, but the incidence rate tends to increase, which is attributed to the retirement of workers over 55 years old. Despite the specific characteristics of the workers, the trend and figures of cancer incidence revealed in this study are similar to those reported in previous studies of the overall South Korean population. When comparing the incidence rates of all workers and the control group of public officials, the incidence rate of public officials is generally observed to be higher in the age group under the age of 55. On the other hand, for workers aged 60 or older, the incidence rates were 1,065.4 per 100,000 person-year for all workers and 1,023.7 per 100,000 person-year for civil servants. Conclusions: This study analyzed through health insurance data including all workers in Korea, and analyzed the incidence of cancer of workers by sex and age. In addition, further in-depth researches are needed to determine the incidence of cancer by industry.

Studies on Silkworm Selection by Use of Anesthetic(1) (The Effect of Silkworm Analysis through Anesthesia) (마취제처리에 의한 잠아선발 연구(I))

  • The author is the first man who tried to use an anesthetic on insect specially for silkworm in orde to evaluate the silkworm health and silk yielding ability and the obtained results are as followings. 1. The necessary ether vapor induction for narcosis on silkworms is varied by the glowth of the silkworm which the larger worm is, the longer induction is required. For instance, it was 2∼3 minutes for the worms of third day fifth instar silkworm in case use of ether anesthetic. 2. The longer anesthetic induction for silkworms, the longer recovery needs from anesthesia. In case five minutes ether vapor induction, silkworms recovered narcosis during in 5∼130 minutes which had varied very much by the health variation. 3. The ether induction caused silkworm to vomit digestive juice from a few per cent of the worms, but the chloroform induction showed majority of the worms to vomit the digestive juice out of mouth. So, the ether was found as better anesthetic for silkworms. 4. When ether induction last more than 20∼30 minutes, the recovered silkworms can eat mulberry, but when it gets more than three hours they can not eat mulberry. And when it last more than ten minutes, the silkworm may eat mulberry leaf, but they can not spinn cocoon properly. 5. In case five minutes ether induction for silkworms on third day fifth instar, the stronger variety is, the rallier recovered from narcosis. 6. The recovering duration from narcosis varies regarding with each worm health which shows Poisson′s distribution even in a same variety silkworm. 7. The female worms recover from narcosis earlier than male worms which means the female worm is stronger than male one. 8. The later recovered silkworm from narcosis spinned more rich cocoon silk and ended with smaller pupae weight. Such a tendency showed until at some recovery duration, then the silk yield droped down on the worms recovered in more longer duration. The author (Choe) had named such a relation curve as "Silk Yield Curve against Silkworm Health." 9. The silk yield or cocoon layer ratio had varied from 13 to 27% even in a same worm varity cocoon which showed serious variation and call attention carefulness for the duplication work of a variety silkworm eggs. 10. Not always the rich silk yielding worm is the best worm during the silkworm selection and it should be considered with the silkworm health evaluation. 11. At present situation, only specific breeding expert is allowed to join in the selection service because of need many years experience by use of visual observation, but the ether anesthesia method may help such an evaluation with more accuracy and easy way even for the people in fresh on the field. 12. The effect of the narcosis on the silkworm for the next generation or hybrid worm will be reported in next publication.

Directional Variation of Apparent Elastic Constants and Associated Constraints on Elastic Constants in Transversely Isotropic Rocks (횡등방성 암석에서 겉보기 탄성정수의 방향성 변화와 탄성정수 제약조건)

  • The anisotropic behavior of rocks is primarily attributed to the directional arrangement of rock-forming minerals and the distribution characteristics of microcracks. Notably, sedimentary and metamorphic rocks often exhibit distinct transverse isotropy in terms of their strength and deformation characteristics. Consequently, it is crucial to gain accurate insights into the deformation and failure characteristics of transversely isotropic rocks during rock mechanics design processes. The deformation of such rocks is described by five independent elastic constants, which are determined through laboratory testing. In this study, the characteristics of the directional variation of apparent elastic constants in transversely isotropic rocks were investigated using experimental data reported in the literature. To achieve this, the constitutive equation proposed by Mehrabadi & Cowin was introduced to calculate the apparent elastic constants more efficiently and systematically in a rotated Cartesian coordinate system. Four transversely isotropic rock types from the literature were selected, and the influence of changes in the orientation of the weak plane on the variations of the apparent elastic modulus, apparent shear modulus, and apparent Poisson's ratio was analyzed. Based on the investigation, a new constraint on the elastic constants has been proposed. If the proposed constraint is satisfied, the directional variation of the apparent elastic constants in transversely isotropic rocks aligns with intuitive predictions of their tendencies.
