Effect of GaGe Sputtering Power on Ga Doping in Phase Change Memory Materials (상 변화 메모리 재료 내의 Ga 주입에 미치는 GaGe 스퍼터링 전력의 영향)

  • The phase change memory material is an active element in phase change memory and exhibits reversible phase transition behavior by thermal energy input. The doping of the phase change memory material with Ga leads to the increase of its crystallization temperature and the improvement of its amorphous stability. In this study, we investigated the effect of GaGe sputtering power on the formation of the phase change memory material including Ga. The deposition rate linearly increased to a maximum of 127 nm and the surface roughness remained uniform as the GaGe sputtering power increased in the range from 0 to 75 W. The Ga concentration in the thin film material abruptly increased at the critical sputtering power of 60 W. This influence of GaGe sputtering power was confirmed to result from a combined sputtering-evaporation process of Ga occurring due to the low melting point of Ga ($29.77^{\circ}C$).

  • In this article, experimental training of the commercial available shape memory alloy fibre (SMA) fibre under the combined thermomechanical loading is reported. SMA has the ability to sense a small change in temperature (${\geq}10^{\circ}C$) and activated under the external loading and results in shape change. The thermomechanical characteristics of SMA at different temperature and mechanical loading are obtained through an own lab-scale experimental setup. The analysis is conducted for two types of the medium using the liquid nitrogen (cold cycle) and the hot water (heat cycle). The experimental data indicate that SMA act as a normal wire for Martensite phase and activated behavior i.e., regain the original shape during the Austenite phase only. To improve the confidence of such kind of behavior has been verified by inspecting the composition of the wire. The study reveals interesting conclusion i.e., while SMA deviates from the equiatomic structure or consist of foreign materials (carbon and oxygen) except nickel and titanium may affect the phase transformation temperature which shifted the activation phase temperature. Also, the grain structure distortion of SMA wire has been examined via the scanning electron microscope after the thermomechanical cycle loading and discussed in details.

  • Phase-change wet-etching technology using GeSbTe phase-change films is developed. Selective etching between an amorphous and a crystalline phase can be carried out with an alkaline etchant of NaOH. Etching selectivity is dependent not only on the concentration of the alkaline etchant but also on the film structure. Specifically, metal films for heat control cause marked effects on the etching properties of GeSbTe film. Surviving amorphous pits can be obtained with Al metal layer, however etched amorphous pits are seen with Ag metal layer. An opposite selective etching behavior can be observed between samples with two different metal layers.

Change in the Order of the Phase Transition in Triglycine Selenate Crystal

  • The specific heat of a partly deuterated triglycine selenage (DTGSe) crystal under $\gamma$-irradiation was measured. It was shown that $\gamma$-irradiation defects changed the thermodynamic behavior of DTGSe crystal in a small dose region. The order of the phase transition changed from the first to the second at D=0.3 MR.

Fracture Behavior and Degradation of Piezoelectric Properties in PZT (PZT의 파괴거동 및 압전 열화특성)

  • The aim of this study was to investigate the change in compressive strength, freacture behavior and degradation of piezoelectric properties with compressive cyclic loading in Pb(Zr, Ti)O3 of tetragonal, morphotropic phase boundary and rhombohedral composition. The highest compressive strength was found in rhombohedral composition. After poling treatment the strength increased by 8.4% and 6.5% in tetragonal and morphotropic phase boundary compositions respectively while changed little in rhombohedral. The increase of compressive strength after poling treatment is believed to be due to the internal stress around grain boundary by domain alginment toward electric field direction in the microstructures having tetragonality and the occurrence of domain switching to the direction perpendicular to electrical field during fracture. Fracture mode relatively change from transgranular to intergranular was observed in the large grain sized tetragonal and morphotropic phase boundary compositions before and after poling but the transgranular fracture mode always remained in the rhombohedral composition. From the X-ray diffractometer analysis the domains parallel to the electric field direction is known to undergo rearrangement during the cyclic loading into random direction that is responsible for the degradation of piezoelectric property.

  • The effects of a neutral solvent of dioctyl phthalate (DOP) on the phase behavior of symmetric polystyrene-block-poly(n-butyl methacrylate) copolymers (PS-b-PnBMA) were assessed herein. Closed-loop phase behavior with a lower disorder-to-order transition (LDOT) and an upper order-to-disorder transition (UODT) was observed for PS-b-PnBMA/DOP solution when the quantity of DOP was carefully controlled. When the molecular weight of PS-b-PnBMA became larger, the LDOT did not appreciably change at smaller quantities of DOP. With larger quantities of DOP, the reduction in the UODT is greater than the increase in the LDOT. This behavior is discussed in accordance with a molecular theory predicated on a compressible random-phase approximation.

  • Cavitation is described by formation and collapse of the bubbles in a liquid when the ambient pressure decreases. Formed bubbles grow and collapse by change of pressure, and when they collapse, shockwave by high pressure is generated. In general, bubble behavior can be described by Rayleigh-Plesset equation under adiabatic or isothermal condition and hence, phase shift by the pressure change in a bubble cannot be considered in the equation. In our study, a numerical model is developed from the mathematical model considering the phase shift from the previous study. In the developed numerical model, size of single spherical bubble is calculated by the change of mass calculated from the change of the ambient pressure in a liquid. The developed numerical model is verified by a case of liquid flow in a narrow channel.

  • TiNi bodies were produced from (Ti+Ni) powder mixture by spark-plasma sintering procerg. The sintering behavior was investigated through the measurement of change in density, densification rate, phase analysis and microstructure. Irrespective of heating rate, sintered bodies with above 97% relative density could be obtained. TiNi with B2 structure was confirmed as the major phase and $Ti_2Ni,\;TiNi_3$, unreacted Ti, Ni as the second phase. Increase in heating rate suppressed a formation of intermediate phase during sintering process. Increase in holding time at sintering temperature led to a compositional homogenization.

Dissolution and Reprecipitation Behavior of TiC-TiN-Ni Cermets During Liquid-Phase Sintering

  • An attempt was made to understand the dissolution and reprecipitation behavior of the constituent phases such as TiC, TiN, and Ti(CN) in TiC-TiN-Ni system. During the liquid-phase sintering the TiC phase was found to dissolve preferentially in Ni binder. The solid-solution phase, Ti(CN), formed around the TiN phase, resulting in a core/rim structure. This result was reproduced when large TiC particles were used with fine TiN particles. The path for the microstructural change in TiC-TiN-Ni system was largely controlled by the difference in the interfacial energy of each phase with the liquid binder phase. The results were discussed with thermodynamic principles.
