In this work, we investigated radiation hardness of GaN-based transistors which are strong candidates for next-generation power electronics. Field effect transistors with three types of gate structures including metal Schottky gate, recessed gate, and p-AlGaN layer gate were fabricated on AlGaN/GaN heterostructure on Si substrate. The devices were irradiated with energetic protons and alpha-particles. The irradiated transistors exhibited the reduction of on-current and the shift of threshold voltage which were attributed to displacement damage by incident energetic particles at high fluence. However, FET operation was still maintained and leakage characteristics were not degraded, suggesting that GaN-based FETs possess high potential for radiation-hardened electronics.
In some situations, for example at very low doses, in microbeam irradiation experiments, or around high energy heavy ion tracks, use of the absorbed dose to describe the energy transferred to the irradiated target can be misleading. Since absorbed dose is the expected value of energy per mass it takes into account all of the targets which do not have any energy deposition. In many situations that results in numerical values, in Joules per kg, which are much less than the energy deposited in targets that have been crossed by a charged particle track. This can lead to confusion about the biochemical processes that lead to the consequences of irradiation. There are a few alternative approaches to describing radiation that avoid this potential confusion. Examples of specific situations that can lead to confusion are given. It is concluded that using the particle radiance spectrum and the exposure time, instead of absorbed dose, to describe these irradiations minimizes the potential for confusion about the actual nature of the energy deposition.
This paper is aimed to find out the impact of the geometrical parameters, mainly the radius and the height of a cylinder, on the SGEMP response including the famous scaling law in the classical cylinder model using a homemade PIC code UNIPIC-3D. We computed the electric fields at the center and at the edge on the emission head face with different radii and heights under normal X-rays incidence. The results show that the electric field will increase with the radius but decrease with the height. We analyze the scaling law that links the electric field product and fluence product, and whereafter an irreconcilable contradiction raises when the radius is changeable, which limits the application range of the scaling law. Moreover, the field-height-radius relation is found and described by a combination of logarithmic and minus one-quarter numerical fitting law firstly. Particle and magnetic field distributions are used to explain all the behaviors of the fields reasonably. All the findings will assist the evaluation of SGEMP response in spacecraft protection.
Microbeam is a new avenue of radiation research especially in radiation biology and radiation protection. Selective irradiation of an ionizing particle to a targeted cell organelle may disclose such mechanisms as signal transaction among cell organelles and cell-to-cell communication in the processes toward an endpoint observed. Bystander effect, existence of which is clearly evidenced by application of the particle microbeam to biological experiments, suggests potential underestimation in the conventional risk estimation at low particle fluence rates, such as environment of space radiations in ISS (International Space Station). To promote these studies we started the construction of our microbeam facility (named as SPICE) to our HVEE Tandem accelerator (3.4 MeV proton and 5.1 MeV $^4$He$\^$2+/). For our primary goal, "irradiation of single particle to cell organelle within a position resolution of 2 micrometer in a reasonable irradiation time", special features are considered. Usage of a triplet Q magnet for focussing the beam to submicron of size is an outstanding feature compared to facilities of other institutes. Followings are other features: precise position control of cell dish holder, design of the cell dish, data acquisition of microscopic image of a cell organelle (cell nucleus) and data processing, a reliable particle detection, soft and hard wares to integrate all these related data, to control and irradiate exactly determined number of particles to a targeted spot.

The Korean Nuclear-Hydrogen Technology Development (NHTD) Plan will be performing irradiation testing of coated particle fuel at HANARO to support the development of VHTR in Korea. This testing will be carried out to demonstrate and qualify TRISO-coated particle fuel for use in VHTR. The testing will be irradiated in an inert gas atmosphere without on-line temperature monitoring and control combined with on-line fission product monitoring of the sweep gas. The irradiation device contains two test rods, one has nine fuel compacts and the other five compacts and eight graphite specimens. Each compact contains about 260 TRISO-coated particles. The irradiation device is being loaded and irradiated into the OR5 hole of the in HANARO core from August 2013. The device will be operated for about 150 effective full-power days at a peak temperature of about $1030^{\circ}C$ in BOC (Beginning of Cycle) during irradiation testing. After a peak burn-up of about 4 atomic percentage and a peak fast neutron fluence of about $1.7{\times}10^{21}\;n/cm^2$, PIE (Post-Irradiation Examination) of the irradiated coated particle fuel will be performed at IMEF (Irradiated Material Examination Facility). This paper reviews the design of test rod and irradiation device for coated particle fuel, and discusses the technical results for irradiation testing at HANARO.
양성자 치료 시, 이차 입자는 암 부위 이외의 영역에 선량을 전달하고 이차 암 발생 가능성을 내재하기 때문에 이에 대한 정확한 분석은 중요한 역할을 한다. 본 연구의 목적은 불균질 물질에 의해 양성자 빔으로부터 발생 된 이차입자의 플루언스와 에너지 분포가 받는 영향에 대해 Geant4 (Geometry And Tracking) 전산모사를 통해 분석 하는 것이다. 불균질 조건은 브래그 커브 내에 최대 선량의 30% (플라토)와 80% (브래그 피크) 선량 지점에 두께 2 cm의 지방, 뼈 그리고 폐 등가 물질을 삽입하여 구성하였다. 또한, 양성자의 에너지는 100, 130, 160 그리고 190 MeV로 변화시켰으며, 이차 입자에 대한 결과는 불균질 물질에서의 이차입자의 플루언스와 에너지 분포로 나타내었다. 이차입자의 플루언스는 불균질 물질의 밀도에 적은 영향을 받지만, 삽입위치, 양성자의 초기 에너지에 따라서는 영향을 받지 않는다. 이차입자의 에너지 분포는 불균질 물질의 삽입 위치에 따라 다르다. 플라토 영역 내에서 이차입자의 에너지 분포는 물질의 밀도에 영향을 받지만, 브래그 영역 내에서는 불균질 물질의 밀도와 양성자의 초기 에너지에 영향을 받는다. 본 연구는 더욱 복잡한 불균질 물질에서의 이차입자의 분포에 대한 예측 가능성을 내제한다.
Cosmic rays registered by Neutron Monitors on the surface of the Earth are believed to be coming from outer space, and sometimes also from the exotic objects of the Sun. Ground level enhancement (GLE) is the sudden, sharp and short-lived increase in cosmic rays originated from the Sun. Since GLE is the signature in solar cosmic ray intensity, different solar factors erupted from the Sun can be responsible for causing it. In this context, an attempt has been made to determine quantitative relationships of GLEs > 5% with simultaneous solar, interplanetary and geophysical factors from 1997 through 2006 thereby searching the perpetrators which seem to be causing them. The study has revealed that solar flares are stronger ($0.71{\times}10-4$ w/m2) during GLE peaks than the solar flares ($1.10{\times}10-5$ w/m2) during GLE non-peaks and backgrounds. On the average, the solar wind plasma velocity and interplanetary magnetic field are found stronger during the GLE peaks than the GLE non-peaks and backgrounds indicating that the solar flares, in conjunction with interplanetary shocks, sometimes may cause GLE peaks. Direct proportionality of GLE peaks to simultaneous solar energetic particle (SEP) fluxes imply that the GLE peaks may often be caused by SEP fluxes. Although the high intensity of SEP fluxes are also seen extended few minutes even after GLE peaks, the mean (373.62 MeV) of the GLE associated SEP fluxes is much stronger than the mean (10.35 MeV) of the non-GLE associated SEP fluxes. Evidences are also supported by corresponding SEP fluences that the the mean fluence (${\sim}5.32{\times}107/cm2$) across GLE event was more intense than the mean fluence (${\sim}2.53{\times}106/cm2$) of SEP fluxes across non-GLE event.

To enhance skeletal dosimetry in conjunction with the adult mesh-type reference Korean phantoms (MRKPs), Korean/Asian photon fluence-to-skeletal dose response functions (DRFs) were established utilizing an updated version of micro-CT-based detailed bone models from Tsinghua University. These bone models were incorporated into the MRKPs using the parallel geometry feature of Geant4. We calculated bone-site-specific electron absorbed fractions and used them to generate DRFs, following a similar methodology employed for ICRP-116 DRFs that have been used with the ICRP reference phantoms for skeletal dosimetry. To assess dosimetric implications of the Korean/Asian DRFs, we calculated RBM and BE doses for the MRKPs exposed to photon beams in the antero-posterior direction using the Korean/Asian and ICRP-116 DRFs. For energies ≥200 keV, the Korean/Asian DRFs-based skeletal doses exhibited excellent agreement with the ICRP-116 DRFs-based skeletal doses, attributed to the existence of charged particle equilibrium across the bone site. Conversely, significant differences of up to ~2.3 times were observed at lower energies, due to differences in the skeletal tissue distributions of bone models used to derive the Korean/Asian and ICRP-116 DRFs. The DRFs established in this study are expected to yield more accurate skeletal doses for Korean and Asian populations compared to the ICRP-116 DRFs.
The term Alkali-Silica Reaction (ASR) is used to describe a reaction between certain siliceous aggregates and hydroxyl ions present in the pore fluid of a concrete. The ASR is affected by the content of alkali, the particle size and the content of reactive aggregate, water-cement ratio, humidity, temperature and so on. In this paper, the fluence of alkali content and kind of added alkali to the ASR was studied. As a result, the more the content of alkali was increased, the more the mortar-bar was expand and the expansion of mortar-bar was showed differently with the added alkali kinds, The reaction products by ASR were observed by SEM(Scanning Electron Microscope) and analyzed by EDXA(Energy Dispersive X-ray Analysis) also and showed a gel composed of alkali(Na+, K+), silica and calcium.
연속감속근사법(CSDA)과 감속평균선질계수를 이용하여 선량당량 정의에서의 본래의 LET분포 개념을 하전입자속 스펙트럼의 개념으로 변환함으로써 새로운 선량당량 산정법을 도출하였다. 이 산정법을 몬테칼로법에 적용함으로써 주어진 방사선장에 위치한 피사체 내에서의 선량당량을 직접적으로 간편하게 산출할 수 있다. 산정에 필요한 감속평균 선질계수는 중성자와 연조직과의 상호작용으로부터 발생될 수 있는 모든 하전입자에 대하여 10 MeV 이하의 에너지 범위에서 산출하여 제시하였다.
