Integrated Circuit Design Based on Carbon Nanotube Field Effect Transistor

  • As complementary metal-oxide semiconductor (CMOS) continues to scale down deeper into the nanoscale, various device non-idealities cause the I-V characteristics to be substantially different from well-tempered metal-oxide semiconductor field-effect transistors (MOSFETs). The last few years witnessed a dramatic increase in nanotechnology research, especially the nanoelectronics. These technologies vary in their maturity. Carbon nanotubes (CNTs) are at the forefront of these new materials because of the unique mechanical and electronic properties. CNTFET is the most promising technology to extend or complement traditional silicon technology due to three reasons: first, the operation principle and the device structure are similar to CMOS devices and it is possible to reuse the established CMOS design infrastructure. Second, it is also possible to reuse CMOS fabrication process. And the most important reason is that CNTFET has the best experimentally demonstrated device current carrying ability to date. This paper discusses and reviewsthe feasibility of the CNTFET's application at this point of time in integrated circuits design by investigating different types of circuit blocks considering the advantages that the CNTFETs offer.

  • Quantum cellular automata (QCA) are one of the alternative technologies that can overcome the limits of complementary metal-oxide-semiconductor (CMOS) scaling. It consists of nano-scale cells and demands very low power consumption. Various circuits on QCA have been researched until these days, and in the middle of the researches, exclusive-OR (XOR) gates are used as error detection and recover. Typical XOR logic gates have a lack of scalable, many clock zones and crossover designs so that they are difficult to implement. In order to overcome these disadvantages, this paper proposes XOR design using majority gate reduced clock zone. The proposed design is compared and analysed to previous designs and is verified the performance.

The effect of coloring liquids on the translucency of zirconia framework

  • PURPOSE. Translucency of all-ceramic restorations is an important factor which affects the final appearance and esthetic outcome of the restoration. The aim of this study was to evaluate the effect of the shade of coloring liquid on the translucency of zirconia framework. MATERIALS AND METHODS. Thirty zirconium oxide core plate ($15{\times}12{\times}0.5$ mm) were divided into 6 groups of 5 plates each. Each group was classified according to the shade of coloring liquid based on Vita Classic Scale (A2, A3, B1, C2, and D2), and each sample was immersed in coloring liquid for 3 seconds as recommended by the manufacturer, except for the control group. Contrast ratio, as a translucency parameter, was calculated using a spectrophotometer and the data were analyzed with oneway analysis of variance (ANOVA) and Tukey's honestly significant differences (HSD) tests (${\alpha}$=.05). RESULTS. Significant differences in translucency among the control and test groups, and the B1 shaded group and other shades was observed. There were no significant differences among A2, A3, C2, and D2 shaded groups. CONCLUSION. The translucency of the zirconium oxide cores was affected by the coloring procedure and significant differences in the translucency measurements were identified between specific shades.

Hydrogen Production Technology using High Temperature Electrolysis (고온 수전해에 의한 수소 제조 기술)

  • High temperature electrolysis (HTE) can become a key target technology for fulfilling the hydrogen requirement for the future hydrogen economy. This technology is based upon the partial replacement of electricity with heat energy for the electrolysis. Although the current research status of high temperature electrolysis in many countries remains at the small laboratory scale, the technology has great potential for producing hydrogen at a higher efficiency than low-temperature electrolysis (LTE). The efficiency of LTE is not expected to rise above 40%, whereas the efficiency of HTE has been reported to be above 50%. The higher efficiency of HTE would reduce costs by more than 30% compared to LTE. In this study, the technical data regarding the HTE of water and the resulting hydrogen production are reviewed, with an emphasis on the application of high temperature solid electrolyte and oxide electrodes for the HTE process.

A New Method for Measuring Residual Stress in Micro and Nano Films (마이크로 및 나노 박막의 잔류응력을 측정하기위한 새로운 방법)

  • A new method to measure residual stress in micron and nano scale films is described. In the theory it is based on Linear Elastic Fracture Mechanics. And in the techniques it depends on the combined capability of the focused ion beam (FIB) imaging system and of high-resolution digital image correlation (DIC) software. The method can be used for any film material (whether amorphous or crystalline) without thinning the substrate. In the method, a region of the film surface is highlighted and scanning electron images of that region taken before and after a long slot, depth a, is introduced using the FIB. The DIC software evaluates the displacement of the surface normal to the slot due to the stress relaxation by using features on the film surface. To minimize the influence of signal noise and rigid body movement, not a few, but all of the measure displacements are used for determining the real residual stress. The accuracy of the method has been assessed by performing measurements on a nano film of diamond like carbon (DLC) on glass substrate and on micro film of aluminum oxide thermally grown on Fecrally substrate. It is shown that the new method determines the residual stress ${\sigma}_R=-1.73$ GPa for DLC and ${\sigma}_R=-5.45$ GPa for the aluminum oxide, which agree quite well with ones measured independently.

Non-volatile Control of 2DEG Conductance at Oxide Interfaces

  • Epitaxial complex oxide thin film heterostructures have attracted a great attention for their multifunctional properties, such as ferroelectricity, and ferromagnetism. Two dimensional electron gas (2DEG) confined at the interface between two insulating perovskite oxides such as LaAlO3/SrTiO3 interface, provides opportunities to expand various electronic and memory devices in nano-scale. Recently, it was reported that the conductivity of 2DEG could be controlled by external electric field. However, the switched conductivity of 2DEG was not stable with time, resulting in relaxation due to the reaction between charged surface on LaAlO3 layer and atmospheric conditions. In this report, we demonstrated a way to control the conductivity of 2DEG in non-volatile way integrating ferroelectric materials into LAO/STO heterostructure. We fabricated epitaxial Pb(Zr0.2Ti0.8)O3 films on LAO/STO heterostructure by pulsed laser deposition. The conductivity of 2DEG was reproducibly controlled with 3-order magnitude by switching the spontaneous polarization of PZT layer. The controlled conductivity was stable with time without relaxation over 60 hours. This is also consistent with robust polarization state of PZT layer confirmed by piezoresponse force microscopy. This work demonstrates a model system to combine ferroelectric material and 2DEG, which guides a way to realize novel multifunctional electronic devices.

High Temperature Oxidation Behaviour of Fe-XAl-0.1Y(X = 5, 10, 14 wt.%) Alloys (Fe-XAl-0.1Y(X =5, 10, 14 wt.%) 합금의 고온 산화거동)

  • The oxidation behaviour of Fe-XAl-0.1Y(X= 5, 10, 14 wt.%) alloys were investigated at 1073, 1173 and 1273 K in oxygen/ nitrogen gas atmosphere for 1∼24 hrs using SEM/EDX, XRD and EPMA. The weight changes of Fe-XAl-0.1Y alloys followed the parabolic rate law. Oxidation rates of 10Al and 14Al alloys were ten times lower than that of 5Al alloys. This is attributed to the formations of protective $A1_2$$O_3$oxides on the surface of 10Al and 14Al alloys. The oxidation product scales of the 5Al alloy showed that thick iron oxide scales($Fe_2$$O_3$, $Fe_3$$O_4$) containing porosities formed during early stages of oxidation. With continued oxidation, aluminum oxide was formed at the alloy/scale interface.

Reduction Kinetics of Zinc Oxide in EAF Dust (전기로 분진중 아금산화물의 환원속도)

  • As the consumption of galvanized steels in cans and automobiles and the quantity of scraps increase, the recycling problems of EAF dust become a important problem. Valuable metals such as Fe, Zn, Pb are of continued interest to metallurgists. To recover the valuable metal and to remove the toxicity of EAF dust, high temperature smelting process is or researching as a pilot scale. The Reduction kinetics of Zn in EAF dust is so important in a view of the economic consideration of the process. In this study, the kinetics behavior of Zn in EAF dust were measured as a point of application in high temperature smelting process. The rate control step in ZnO and franklinite is revealed to be chemical reaction on the reaction surface.

MOSFET 구조내 $HfO_2$게이트절연막의 Nanoindentation을 통한 Nano-scale의 기계적 특성 연구

  • 현재의 반도체 산업에서 Hafnium oxide와 Hafnium silicates같은 high-k 물질은 CMOS gate와 DRAM capacitor dielectrics로 사용하기 위한 대표적인 물질에 속한다. MOSFET (metal oxide semiconductor field effect transistor)구조에서 gate length는 16 nm 이하로 계속 미세화가 연구 중이고, 또한 gate는 기존구조에서 Multi-gate구조로 다변화가 일어나고 있다. 이를 통해 게이트 절연막은 그 구조와 활용범위가 다양해지게 될 것이다. 동시에 leakage current와 dielectric break-down을 감소시키는 연구가 중요해지고 있다. 그러나 나노 영역에서의 기계적 특성에 대한 연구는 전무한 상태이다. 따라서 복잡한 회로 공정, 다양한 Multi-gate 구조, 신뢰도의 향상을 위해서는 유전박막 물질자체와 계면에서의 물리적, 기계적인 특징의 측정이 상당히 중요해지고 있다. 이에 본 연구는 Nano-indenter의 통해 경도(Hardness)와 탄성계수(Elastic modulus) 등의 측정을 통하여 시료 표면의 나노영역에서의 기계적 특성을 연구하고자 하였다. $HfO_2$게이트 절연막은 rf magnetron sputter를 이용해 Si (silicon) (100)기판위에 박막형태로 증착하였고, 이후 furnace에서 질소분위기로 온도(400, 450, $500^{\circ}C$)를 달리하여 20분 열처리를 하였다. 또한 Weibull distribution을 이용해 박막의 characteristic value를 계산하였으며, 실험결과 열처리 온도가 $400^{\circ}C$에서 $500^{\circ}C$로 증가함에 따라 경도와 탄성계수는 7.4 GPa에서 10.65 GPa으로 120.25 GPa에서 137.95 GPa으로 각각 증가하였다. 이는 재료적 측면으로 재료의 구조적 우수성이 증가된 것으로 판단된다.

On-Site Corrosion Behavior of T91 Steel after Long-Term Service in Power Plant

  • In this work, on-site corrosion behavior of heat resistant tubes of T91, used as components of a superheater in a power plant for up to 25,762 h, has been investigated using scanning electron microscopy(SEM), energy dispersive X-ray spectroscopy (EDS), and electron backscattered diffraction(EBSD), with the objectives of studying the composition, phase distribution, and evolution during service. A multi-layer structure of oxide scale was found on both the steamside and the fireside of the tube surface; the phase distribution was in the order of hematite/magnetite/spinel from the outer to the inner matrix on the steamside, and in the order of slag/magnetite/spinel from the outer to the inner matrix on the fireside. The magnetite layer was found to be rich in pores and cracks. The absence of a hematite layer on the fireside was considered to be due to the low oxygen partial pressure in the corrosion environment. The thicknesses of the hematite and of the slag-deposit layer were found to exhibit no significant change with the increase of the service time.
