GaAs MESFET의 최대 트랜스컨덕턴스를 위한 고온특성 (High Temperature Characteristics of GaAs MESFETs for Maximum Transconductance)

  • This paper presents transconductance (g$\_$m/( characteristics of GaAs MESFET's at high temperatures ranging from room temperature to 350$\^{C}$. GaAs MESFET of 0.3x750[㎛] gate dimension has been used to obtain the experimental data. Gate to source voltage(V$\_$GS/) has been controlled to obtain the temperature dependent characteristics for maximum transconductance g$\_$mmax/ of the device. Furthermore g$\_$mmax/ and expected g$\_$m/ have been traced with temperatures ranging from room temperature to 350$\^{C}$ also by compensating for C$\_$GS/ to maintain the optimum operation of the device. From the results, V$\_$GS/decreases as the operating temperature increases for optimum operation of the transconductance. Finally V$\_$GS/ has been optimized to trace g$\_$mmax/ and enhances the decreased g$\_$m/ with different temperatures.

봄철 태양열 하이브리드 시스템의 부하조건 변화에 따른 운전특성 연구 (Study on the Operating Characteristics with Load Condition in Hybrid Solar Heating System during Spring Season)

  • This study describes experimental study on the performance characteristics with load condition in hybrid solar heating system during spring season. The room temperatures, the hot water conditions and the lower part temperatures of heat storage tank were changed to analyze the system performances. As a results, the hot water was significantly affected by the ambient temperature. The indoor setting temperature affected the solar fraction. When the low part temperature of the storage tank increased, the temperature of the hot water rose and the temperature of the hot water in morning was affected by the ambient temperature.

적외선 검출기를 위한 액체 질소 온도 동작 밴드갭 기준회로의 설계

  • 적외선 소자로부터 생성되는 신호와의 비교에 의한 잡음 특성의 향상, 즉 좋은 영상을 얻기 위해서 적외선 영상신호 취득회로(ROIC)에서는 안정적인 기준 전압원이 필요하다. 본 논문은 극저온인 77K에서 동작하는 적외선 영상신호 취득회로(readout integrated circuit)를 위한 밴드갭 기준회로에 대해서 제안하고 있다. 기본에 발표된 대부분의 밴드갭 기준회로는 실온에서 동작하는 것이며, 액체질소 온도 77K에서 동작하는 적외선 영상 ROIC에는 적합하지 않다. 본 논문에서는 극저온에서 동작하는 밴드갭 기준회로 설계를 위하여, 온도변화에 따른 사용되는 소자들의 parameter에 대한 특성을 살펴본 후, 이러한 특성들을 고려하여 밴드갭 기준 회로를 제안하였으며 이것은 그 실용 가능성을 입증하고 있다.

  • In the present study, the cooling characteristics of the multi-air conditioner (A/C) using an inverter scroll compressor are experimentally investigated for the number of the indoor units and the operating conditions (2$0^{\circ}C$, 24$^{\circ}C$, 26$^{\circ}C$) under the cooling standard conditions by KS C 9306. In the case of the simultaneous operation for 3 indoor units, the cooling capacity, the mass flow rate and the input power have a decreasing trend and COP has an increasing trend, with decreasing the difference in the operating temperature of the indoor unit and the room temperature. In the case of the simultaneous operation for 2 indoor units, the COP of the indoor unit with large cooling capacity is high when the operating temperature is high, but the COP of the indoor unit with low cooling capacity is high when the operating temperature is low. In the case of the single operation for one unit, when the large cooling capacity of the indoor unit is less than 50% the compressor operates at the minimum operation frequency region and the COP decreases.

  • In the manufacture process of refrigerator cabinet, polyurethane(PU) liquid firstly is injected between outer plate and inner case in high temperature about $40^{\circ}C$, and PU foam is generated and solidified to the room temperature. There will be great residual stress in the PU foam, especially at the corners after the whole refrigerator is completely assembled. The stress condition will become more complicated under operating condition because of the large temperature difference between the freezing room and outer plate. And also, there are great differences of properties for plastic and steel which would cause different deformation under temperature gradient. The steel outer plate would expand compared to the PU foam or ABS material under operation condition, which induces a thermally bowing deformation in the refrigerator cabinet. The objective of this paper is to design an optimum bead structure or to use reinforcement in the refrigerator except for improving material properties in order to decrease the deformation.

  • Air shift type heat pump is combined heat recovery ventilator and refrigerator, and it is installed an air shifter changing air flow. And so it is an perfect AHU(Air Handling Unit) capable to cooling, heating, ventilation and heat recovery. Therefore, an experimental study has been carried out to investigate the operating performance in winter for this system. An experimental data are room temperature, inlet/outlet temperature of condenser, evaporator and heat exchanger. They have been measured as the variation of outdoor temperature. The results, in case of rising above freezing, the air shift type heat pump system is operated normally, and the heating COP is 3.0~4.2 by varying outdoor temperature from $-3^{\circ}C$ to $15^{\circ}C$.

  • 적외선 소자로부터 생성되는 신호의 잡음 특성의 향상, 즉 좋은 영상을 얻기 위해서 적외선 영상신호 취득회로(ROIC)에서는 안정적인 기준 전압원이 필요하다. 본 논문은 극저온인 77K에서 동작하는 적외선 영상신호 취득회로(readout integrated circuit)를 위한 밴드갭 회로를 처음으로 제작한 후 측정, 평가하여 그 실용 가능성을 입증하고 있다. 밴드갭 회로는 대표적인 전압 기준회로로서 기존에 발표된 대부분의 밴드갭 회로는 실온에서 동작하는 것이며, 액체질소 온도 77K에서는 그 특성이 적합하지 않다. 본 논문에서는 극저온에서 동작하는 밴드갭 회로 설계를 위하여, 그에 맞는 회로를 선택하여 온도변화에 따른 사용되는 소자들의 파라미터에 대한 이론정립을 통한 그것의 특성을 살펴보고, 이러한 특성들을 고려하여 저온동작에 적합도록 하였다. 이 회로는 Hynix 0.6um standard CMOS 공정을 통해서 제작되었으며, 측정된 출력전압($V_{out}$)은 60K에서 110K까지 1.0396$\pm$0.0015V로서 기존의 실온에 동작하던 밴드갭 회로보다 더 높은 안정도를 보여주었다.

Te를 이용한 상온 동작형 NO2 센서 제작 및 감응 특성 (Room temperature operating nitrogen dioxide sensor based tellurium thin films)

  • The characteristic of tellurium thin films was studied for detecting nitrogen dioxide gas at room temperature. The film was deposited on $Al_{2}O_{3}$ substrate by using thermal evaporator. The subsequent process was heat treatment by several conditions. (temperature, flowed gases) Surface and grain boundary was investigated using SEM. The results showed that resistance of the tellurium film decreases reversibly in the presence of nitrogen dioxide. The sensitivity of this device depends on the gas concentration and detect lower concentrations less than 10 ppm.

초고주파용 SiGe pMOSFET에 대한 전기적 특성 분석 (Electrical characteristics analysis of SiGe pMOSFET for High frequency)

  • 본 논문에서는 p형 SiGe pMOSFET를 디자인하고 온도에 따른 전기적 특성들을 분석하였다. 채널 길이는 0.9$\mu\textrm{m}$로 하였으며, 온도는 300K와 77K일 때의 특성을 조사하였다. 게이트 전압이 -1.5V로 인가되었을 때, 실온에서는 -0.97V의 문턱전압 값을 얻었으나 77K에서는 -1.15V의 문턱전압 값을 얻었다. 이것은 실온에서의 Si pMOSFET가 갖는 문턱전압 값(-1.36V)보다 동작특성이 우수함을 알 수 있었다.

  • The research results on the superconducting magnet for whole body MRI are presented. The magnet consists of main coil with 6 solenoid coils, shielding coil with 2 solenoid coils and 6 sets of cryogenic shim coil. The ferromagnetic shim assembly is installed on the inside wall of the room temperature bore for shimming inhomogeneous field components generated due to manufacturing tolerances, installation misalignments and external ferromagnetic materials near the magnet. Also, the magnet is enclosed with the horizontal type cryostat with 80cm room temperature bore to keep the magnet under the operating temperature. The magnetic field distributions within the imaging volume were measured by the NMR field mapping system. Through the test, the central field of magnet was 1.5 Tesla and the field homogeneity of 9.3 ppm has been obtained on 40cm DSV(the diameter of spherical volume) and using this magnet, comparatively good images for human body, fruits and water phantoms have been achieved.
