3-D Characterizing Analysis of Buried-Channel MOSFETs (매몰공핍형 MOS 트랜지스터의 3차원 특성 분석)

  • We have observed the short-channel effect, narrow-channel effect and small-geometry effect in terms of a variation of the threshold voltage. For a short-channel effect the threshold voltage was largely determined by the DIBL effect which stimulates more carrier injection in the channel by reducing the potential barrier between the source and channel. The effect becomes more significant for a shorter-channel device. However, the potential, field and current density distributions in the channel along the transverse direction showed a better uniformity for shorter-channel devices under the same voltage conditions. The uniformity of the current density distribution near the drain on the potential minimum point becomes worse with increasing the drain voltage due to the enhanced DIBL effect. This means that considerations for channel-width effect should be given due to the variation of the channel distributions for short-channel devices. For CCDs which are always operated at a pinch-off state the channel uniformity thus becomes significant since they often use a device structure with a channel length of > 4 ${\mu}{\textrm}{m}$ and a very high drain (or diffusion) voltage.   • The method proposed in this paper can improve the performance of the Boosting algorithm in machine learning. The proposed Boundary AdaBoost algorithm can make up for the weak points of Normal binary classifier using threshold boundary concepts. The new proposed boundary can be located near the threshold of the binary classifier. The proposed algorithm improves classification in areas where Normal binary classifier is weak. Thus, the optimal boundary final classifier can decrease error rates classified with more reasonable features. Finally, this paper derives the new algorithm's optimal solution, and it demonstrates how classifier accuracy can be improved using the proposed Boundary AdaBoost in a simulation experiment of pedestrian detection using 10-fold cross validation.

  • Since vegetation provides humans with various ecological spaces and is also very important in terms of water resources and climatic environment, many vegetation monitoring studies using vegetation indexes based on near infrared sensors have been conducted. Therefore, if the near infrared sensor is not provided, the vegetation monitoring study has a practical problem. In this study, to improve this problem, the NDVI (Normalized Difference Vegetation Index) was used as a reference to evaluate the accuracy of the vegetation index based on the optical sensor. First, the Kappa coefficient was calculated by overlapping the vegetation survey point surveyed in the field with the NDVI. As a result, the vegetation area with a threshold value of 0.6 or higher, which has the highest Kappa coefficient of 0.930, was evaluated based on optical sensor based vegetation index accuracy. It could be selected as standard data. As a result of selecting NDVI as reference data and comparing with vegetation index based on optical sensor, the Kappa coefficients at the threshold values of 0.04, 0.08, and 0.30 or higher were the highest, 0.713, 0.713, and 0.828, respectively. In particular, in the case of the RGBVI (Red Green Red Vegetation Index), the Kappa coefficient was high at 0.828. Therefore, it was found that the vegetation monitoring study using the optical sensor is possible even in environments where the near infrared sensor is not available.

A Genetic-Algorithm-Based Optimized Clustering for Energy-Efficient Routing in MWSN

  • With the increasing demands for mobile wireless sensor networks in recent years, designing an energy-efficient clustering and routing protocol has become very important. This paper provides an analytical model to evaluate the power consumption of a mobile sensor node. Based on this, a clustering algorithm is designed to optimize the energy efficiency during cluster head formation. A genetic algorithm technique is employed to find the near-optimal threshold for residual energy below which a node has to give up its role of being the cluster head. This clustering algorithm along with a hybrid routing concept is applied as the near-optimal energy-efficient routing technique to increase the overall efficiency of the network. Compared to the mobile low energy adaptive clustering hierarchy protocol, the simulation studies reveal that the energy-efficient routing technique produces a longer network lifetime and achieves better energy efficiency.

  • In conducting indoor positioning by code division multiple access using spread spectrum ultrasonic waves, it is required to detect signals under the influence of near-far problem occurred by difference on signal power, caused by distance between transmitter and receiver. For discussing robustness to the problem, we verified measuring accuracy on distance from an experiment on a real space with a hardware device where our proposed method is mounted. The proposed method performs automatic signal detection by setting threshold level dynamically. As an experimental result, measurable distance were improved by the proposed method, and measurement errors were up to 50mm in distances from 1000mm to 6000mm; therefore, enough accuracy to realize self-localization or navigation for autonomous mobile robot or human was obtained.

Valence Band Photoemission Study of the Kondo Insulator CeNiSn

  • The electronic structure of the Kondo insulator CeNiSn has been investigated by using photoemission spectroscopy. A satellite feature is observed in the valence band spectrum about 6 eV below the Ni 3d main peak, indicating a strong Ni 3d Coulomb correlation in CeNiSn. The Ce 4f partial spectral weight exhibits three peak structures, including one due to the 4f1\longrightarrow4f0 transition, another near EF, and the other which overlaps the Ni 3d main peak. We interpret the peak near EF as reflecting mainly the Ce 4f/Sn 5p hybridization, whereas that around the ni 3d main peak as reflecting both the Ce 4f/Ni 3d and Ce 5d/Ni 3d hybridization. Yield measurements across the 4d\longrightarrow4f threshold indicate the Ce valence to be close to 3+. The prominent Fermi edge suggests a metallic ground state in CeNiSn.

  • The effects of electrical on n-channel offset gated poly-Si TFT's have been investigated. It is observed that the electrical field near the drain region in offset devices is smaller than that of conventional device by simulation results. The variation rate of threshold voltage and subthreshold slope decrease with increasing the offset length because of lowering the electric field near the drain region. The offset gated poly-Si TFT's have been probed effective in reducing the degradation rate of device performance under electrical stressing.

  • The current voltage characteristics of ZTO/SiOC were researched, and the conductivities of the ZTO films as a channel material were analyzed. The current of SiOC was abruptly decreased near 0V, and then the depletion layer was formed by the disappearance of charges in the region form -12V to +12V. SiOC with Schottky contacts near ${\sim}10^{-9}$ A had the cutoff effect of leakage currents. The conductivity of ZTOs prepared on SiOC was improved in the cutoff region of the leakage current of -12V

Relevance of the Cyclomatic Complexity Threshold for the Web Programming (웹 프로그래밍을 위한 복잡도 한계값의 적정성)

  • In this empirical study at the Web environment based on the frequency distribution of the cyclomatic complexity number of the application, the relevance of the threshold has been analyzed with the next two assumptions. The upper bound established by McCabe in the procedural programming equals 10 and the upper bound established by Lopez in the Java programming equals 5. Which numerical value can be adapted to Web application contexts? In order to answer this 10 web site projects have been collected and a sample of more than 4,000 ASP files has been measured. After analyzing the frequency distribution of the cyclomatic complexity of the Web application, experiment result is that more than 90% of Web application have a complexity less than 50 and also 50 is proposed as threshold of Web application. Web application has the complex architecture with Server, Client and HTML, and the HTML side has the high complexity 35~40. The reason of high complexity is that HTML program is usually made of menu type for home page or site map, and the relevance of that has been explained. In the near future we need to find out if there exist some hidden properties of the Web application architecture related to complexity.

Antihyperalgesic Effects of Ethosuximide and Mibefradil, T-type Voltage Activated Calcium Channel Blockers, in a Rat Model of Postoperative Pain (흰쥐의 술 후 통증 모델에서 T형 칼슘 통로 차단제인 Ethosuximide와 Mibefradil의 항통각과민 효과)

  • Background: A correlation between a T-type voltage activated calcium channel (VACC) and pain mechanism has not yet been established. The purpose of this study is to find out the effect of ethosuximide and mibefradil, representative selective T-type VACC blockers on postoperative pain using an incisional pain model of rats. Methods: After performing a plantar incision, rats were stabilized on plastic mesh for 2 hours. Then, the rats were injected with ethosuximide or mibefradil, intraperitoneally and intrathecally. The level of withdrawal threshold to the von Frey filament near the incision site was determined and the dose response curves were obtained. Results: After an intraperitoneal ethosuximide or mibefradil injection, the dose-response curve showed a dose-dependent increase of the threshold in a withdrawal reaction. After an intrathecal injection of ethosuximide, the threshold of a withdrawal reaction to mechanical stimulation increased and the increase was dose-dependent. After an intrathecal injection of mibefradil, no change occurred in either the threshold of a withdrawal reaction to mechanical stimulation or a dose-response curve. Conclusions: The T-type VACC blockers in a rat model of postoperative pain showed the antihyperalgesic effect. This effect might be due to blockade of T-type VACC, which was distributed in the peripheral nociceptors or at the supraspinal level. Further studies of the effect of T-type VACC on a pain transmission mechanism at the spinal cord level would be needed.
