In this paper, GaAs/AlGaAs multi-layer structure was grown by liquid phase epitaxy with graphite sliding boat, which can be used as a device structure of a photocathode image sensor. The multi-layer structure was grown on an n-type GaAs substrate in the sequence as follows: GaAs buffer layer, Zn-doped p-type AlGaAs layer as etching stop layer, Zn-doped p-type GaAs layer, and Zn-doped p-type AlGaAs layer. The Characteristics of GaAs/AlGaAs structures were analyzed by using scanning electron microscope (SEM), secondary ion mass spectrometer (SIMS) and hall measurement. The SEM images shows that the p-AlGaAs/p-GaAs/p-AlGaAs multi-layer structure was grown with a mirror-like surface on a whole ($1.25mm{\times}25mm$) substrate. The Al composition in the AlGaAs layer was approximately 80 %. Also, it was confirmed that the free carrier concentration in the p-GaAs layer can be adjusted to the range of $8{\times}10^{18}/cm^2$ by hall measurement. In the result, it is expected that the p-AlGaAs/p-GaAs/p-AlGaAs multi-layer structure grown by the LPE can be used as a device structure of a photoelectric cathode image sensor.

In this paper, a performance of a decorrelating detector for a multirate MC(multi-carrier) DS/CDMA system is analyzed and simulated in a frequency selective Rayleigh fading channel. The performance is compared with that of single rate MC-DS/CDMA system in term of bit error probability. Variable Spreading Length (VSL) is employed for MC-DS/CDMA system as multirate transmission scheme. From simulation result, it is shown that Decorrelator for multirate MC-DS/CDMA achieves high BER performance as well as that of single rate case.
Terabit-per-second (Tb/s) transmission capacity for the next generation of long-haul communication networks can be achieved using multicarrier optical super-channel technology. In an elastic orthogonal frequency division multiplexing (OFDM) super-channel transmission system, demultiplexing a portion of an entire spectrum in the form of a subband with minimum power is critically required. A major obstacle to achieving this goal is the analog-to-digital converter (ADC), which is power-hungry and extremely expensive. Without a proper ADC that can work with low power, it is unrealistic to design a 100G coherent receiver suitable for a commercially deployable optical network. Discrete Fourier transform (DFT) is often seen as a primary technique for understanding partial demultiplexing, which can be attained either optically or electronically. If fairly comparable performance can be achieved with an all-optical DFT circuit, then a solution independent of data rate and modulation format can be obtained. In this paper, we investigate two distinct OFDM super-channel receiver models, based on electronic and all-optical DFT-technologies, for partial carrier demultiplexing in a multi-Tb/s transmission system. The performance comparison of the receivers is discussed in terms of bit-error-rate (BER) performance.

A new model for degenerate semiconductor quantum well devices was developed. In this model, the multi-subband Boltzmann transport equation was formulated by applying the Pauli exclusion principle and coupled to the Schrodinger and Poisson equations. For the solution of the resulted nonlinear system, the finite difference method and the Newton-Raphson method was used and carrier energy distribution function was obtained for each subband. The model was applied to a Si MOSFET inversion layer. The results of the simulation showed the changes of the distribution function from Boltzmann like to Fermi-Dirac like depending on the electron density in the quantum well, which presents the appropriateness of this modeling, the effectiveness of the solution method, and the importance of the Pauli -exclusion principle according to the reduced size of semiconductor devices.

This paper suggests an efficient method of protection ratio calculation and shows some calculated results applicable to frequency coordination in microwave relay system networks, and the net filter discrimination (NFD) associated with Tx spectrum mask and overall Rx filter characteristics has been examined to obtain the adjacent channel protection ratio. The protection ratio comprises several factors such as C/N of modulation scheme, noise-to-interference ratio, multiple interference allowance, fade margins of multi-path and rain attenuation, and NFD. According to computed results for 6.7 GHz, 64-QAM, and 60 km at BER $10^{-6}$, fade margin and co-channel protection ratio are 41.1 and 75.2 dB, respectively, In addition, NFD for channel bandwidth of 40 MHz reveals 28.9 dB at the first adjacent channel, which results in adjacent channel protection ratio of 46.3 dB. The proposed method provides some merits of an easy calculation, systematic extension, and applying the same concept to frequency coordination in millimeter wave relay system networks.

This paper presents a novel 90 GHz band 16-quadrature amplitude modulation (16-QAM) orthogonal frequency-division multiplexing (OFDM) communication system. The system can deliver 6 Gbps through six channels with a bandwidth of 3 GHz. Each channel occupies 500 MHz and delivers 1 Gbps using 16-QAM OFDM. To implement the system, a low-noise amplifier and an RF up/down conversion fourth-harmonically pumped mixer are implemented using a $0.1-{\mu}m$ gallium arsenide pseudomorphic high-electron-mobility transistor process. A polarization-division duplex architecture is used for full-duplex communication. In a digital modem, OFDM with 256-point fast Fourier transform and (255, 239) Reed-Solomon forward error correction codecs are used. The modem can compensate for a carrier-frequency offset of up to 50 ppm and a symbol rate offset of up to 1 ppm. Experiment results show that the system can achieve a bit error rate of $10^{-5}$ at a signal-to-noise ratio of about 19.8 dB.

This paper considers a downlink multi-carrier cooperative non-orthogonal multiple access (NOMA) transmission, where no direct link exists between the far user and the base station (BS), and the communication between them only relies on the assist of the near user. Firstly, the BS sends a superimposed signal of the far and the near user to the near user, and then the near user adopts simultaneous wireless information and power transfer (SWIPT) to split the received superimposed signal into two portions for energy harvesting and information decoding respectively. Afterwards, the near user forwards the signal of the far user by utilizing the harvested energy. A minimum data is required to ensure the quality of service (QoS) of the far user. We jointly optimize power allocation, subcarrier allocation, time allocation, the power allocation (PA) coefficient and the power splitting (PS) ratio to maximize the number of data bits received at the near user under the energy causality constraint, the minimum data constraint and the transmission power constraint. The block-coordinate descent method and the Lagrange duality method are used to obtain a suboptimal solution of this optimization problem. In the final simulation results, the superiority of the proposed NOMA scheme is confirmed compared with the benchmark NOMA schemes and the orthogonal multiple access (OMA) scheme.

Smart antennas will be used mon widely for the higher data rate and the larger number of users as the demand of wireless multimedia service is increased. Therefore, the BER performance is analyzed in this paper for DS-CDMA and MC-CDMA systems using smart antennas. A reverse link channel is simulated assuming the frequency selective Rayleigh fading. The simulation results are presented based on the characteristics of DS-CDMA and MC-CDMA systems according to the signal spectrum bandwidth and the method of adaptive beamforming. The BER performances of both systems are improved as the beam width of smart antennas is decreased. Also, it is shown that the performance of MC-CDMA system is much better than that of DS-CDMA system as the number of users is increased.

Frequency selective fading occurs due to the Doppler Effect in mobile communication systems. The performances of the systems are rapidly reduced due to effect of multiuser interference under frequency selective channels at DS-CDMA systems. To overcome these problems, we adopted the multi-carrier modulation techniques, and it is able to solve the frequency selective channel effects by means of these modulation techniques, and interference problems due to multiuser access are solved by means of multiuser detection techniques. In this paper, we proposed the blind MOE/PIC multiuser detection method which is composed of both the blind multiuser detection technique and parallel interference canceller. Thus, simulation results show that the proposed method performs better than conventional methods.
Paclitaxel is a well known anticancer agent and has been a pharmaceutical challenge because of its extremely poor water-solubility and susceptibility to the p-glycoprotein (p-gp)-mediated efflux in multi-drug resistant (MDR) cancer cells. Tributyrin (TB), a triglyceride with relatively short fatty acid chains, was chosen as solubilizing vehicle for paclitaxel based on the solubility study (26.6 mg/mL). Tributyrin (10%) o/w emulsion containing paclitaxel (5%), egg phosphatidylcholine (5%) and pegylated phospholipid (0.5%) was prepared by high pressure homogenization to obtain submicron-sized emulsion. The mean particle size of the resultant TB emulsion was 395.5 nm. Paclitaxel in TB emulsion showed higher anticancer activity against human breast cancer cell line, MCF-7, than free form delivered in DMSO solution. On the other hand, its anticancer activity was significantly reduced in MCF-7/ADR, a MDR variant cancer cell line of MCF-7, and recovered by the presence of verapamil, suggesting of the susceptibility to the p-gp mediated efflux even though paclitaxel was encapsulated into emulsion. The TB emulsion showed great potential as a promising vehicle for water-insoluble anticancer agent, paclitaxel.
