Electrical and Optical Properties for TCO/Si Junction of EWT Solar Cells (TCO/Si 접합 EWT 태양전지에 관한 전기적 및 광학적 특성)

  • In this work we have investigated electrical and optical properties of interface for ITO/Si with shallow doped emitter. The ITO is prepared by DC magnetron sputter on p-type monocrystalline silicon substrate. As an experimental result, The transmittance at 640nm spectra is obtained an average transmittance over 85% in the visible range of the optical spectrum. The energy bandgap of ITO at oxygen flow from 0% to 4% obtained between 3.57eV and 3.68eV (ITO : 3.75eV). The energy bandgap of ITO is depending on the thickness, sturcture and doping concentration. Because the bandgap and position of absorption edge for degenerated semiconductor oxide are determined by two competing mechanism; i) bandgap narrowing due to electron-electron and electron-impurity effects on the valance and conduction bands (> 3.38eV), ii) bandgap widening by the Burstein-Moss effect, a blocking of the lowest states of the conduction band by excess electrons( < 4.15eV). The resistivity of ITO layer obtained about $6{\times}10^{-4}{\Omega}cm$ at 4% of oxygen flow. In case of decrease resistivity of ITO, the carrier concentration and carrier mobility of ITO film will be increased. The contact resistance of ITO/Si with shallow doped emitter was measured by the transmission line method(TLM). As an experimental result, the contact resistance was obtained $0.0705{\Omega}cm^2$ at 2% oxygen flow. It is formed ohmic-contact of interface ITO/Si substrate. The emitter series resistance of ITO/Si with shallow doped emitter was obtained $0.1821{\Omega}cm^2$. Therefore, As an PC1D simulation result, the fill factor of EWT solar cell obtained above 80%.   • In this paper, in order to derive the current-voltage characteristics of n-AlGaN/GaN HEMTs with the piezoelectric and spontaneous polarizations, we suggested analytical solutions for the two-dimensional Poisson equation in the AlGaN and GaN regions by taking into account the longitudinal field variation, field-dependent mobility, and the continuity condition of the channel current flowing in the quantum well. Obtained expressions for long and short channel devices would be applicable to the entire operating regions in a unified manner. Simulation results show that the drain saturation current increases and the cutoff voltage decreases as drain voltage increases. Compared with the conventional models, the present model seems to provide more reasonable explanation for the drain-induced threshold voltage roll-off and the channel length modulation effect.

Method for Joining Mobile Nodes in Wireless Sensor Networks using Dynamic Hysteresis (무선 센서 네트워크에서 동적 히스테리시스 특성을 이용한 이동 노드의 가입 방법)

  • In this paper, we propose a method for joining mobile nodes in wireless sensor networks using hysteresis features. It is possible to use static hysteresis, whereby joining and withdrawal are carried out repeatedly when a mobile node is located at boundary points. The energy consumption of the nodes can be effectively managed by a decrease in the response packets of the neighbors under the joining requests of the mobile nodes. However, static hysteresis causes a decrease in the joining rate. In order to increase the joining rate, dynamic hysteresis is used. To evaluate the performance of the proposed technique, the joining rate is investigated and analyzed. Simulation results show that the proposed method enables efficient joining according to the mobility of nodes in wireless sensor networks.

  • In Wireless Sensor Networks (WSNs) where deployed sensors are not stationary, the most important demand of is to design a cost effective and reliable network. This paper proposes an energy aware network construction and routing scheme, which is based on the hierarchical approach to distribute the task in some sensors in order to prolong the network lifetime. It aims to make even the energy consumption on constitute nodes. With the node hierarchy, the sink initiates the construction by electing gateway nodes in the network and the elected gateway nodes participate to form logical clusters by electing a cluster head in each cluster. Then, the cluster heads aggregate data from the sensing sensors and transmit the data to the sink through the gateway. Our simulation result illustrates that the proposed scheme provides a basement to reduce the source of energy dissipation in network construction, and as well as in data routing.

Bio-AdHoc Sensor Networks for Disaster Emergency Management Systems (재난 관리용 시스템을 위한 센서 탑재 바이오 애드 혹 네트워크)

  • Ad hoc network does not need any preexisting network infrastructure, and it has been developed as temporal networks in the various fields. Infostation is an efficient system to transfer information which does not have delay sensitive characteristics. In this paper, we propose a disaster emergency management system using sensor attached animals' mobility combined with infostation system. We also analyze the performance of the proposed system by simulation. From the performance analysis results, we expect that the proposed system will be very useful to early detect big forest fires which occurs frequently in Korea mountain areas.

Fabrication of Organic IC based on Pentacene TFTs on Plastic Substrate (플라스틱 기판에 펜타센 유기박막트랜지스터를 이용한 집적회로 제작)

  • In this article, the organic integrated circuits such as inverter, ring oscillator, NAND and NOR gates, and rectifier have been fabricated on PEN substrate by using pentacene TFTs, The OTFTs used bottom contact structure and produced the average mobility of 0.26 $cm^2/V.sec$ and on/off current ratio of $10^5$. All circuits successfully worked as the simulation results. Especially, the rectifier was able to operate up to 1 MHz input AC signals, and ring oscillator exhibited oscillation frequency of 1MHz at 40 V. Based on the results of organic integrated circuits we could confirm the possibility of the low cost RFID tags and flexible display with OTFTs.

  • With the rapid proliferation of wireless networks and mobile computing applications, the landscape of the network security has greatly changed recently. Especially, Vehicular Ad Hoc Networks maintaining network topology with vehicle nodes of high mobility are self-organizing Peer-to-Peer networks that typically have short-lasting and unstable communication links. VANETs are formed with neither fixed infrastructure, centralized administration, nor dedicated routing equipment, and vehicle nodes are moving, joining and leaving the network with very high speed over time. So, VANET-security is very vulnerable for the intrusion of malicious and misbehaving nodes in the network, since VANETs are mostly open networks, allowing everyone connection without centralized control. In this paper, we propose a weighted intrusion detection method using rough set that can identify malicious behavior of vehicle node's activity and detect intrusions efficiently in VANETs. The performance of the proposed scheme is evaluated by a simulation study in terms of intrusion detection rate and false alarm rate for the threshold of deviation number ${\epsilon}$.

  • Collaborative awareness between persons with various smart multimedia devices is a new trend in the Internet of Things (IoT). Because of the mobility, randomness, and complexity of persons, it is difficult to achieve complete data awareness and data transmission in IoT. Therefore, research must be conducted on mobile-aware service models. In this work, we first discuss and quantify the social relationships of mobile nodes from multiple perspectives based on a summary of social characteristics. We then define various decision factors (DFs). Next, we construct a directed and weighted community by analyzing the activity patterns of mobile nodes. Finally, a mobile-aware service routing algorithm (MSRA) is proposed to determine appropriate service nodes through a trusted chain and optimal path tree. The simulation results indicate that the model has superior dynamic adaptability and service discovery efficiency compared to the existing models. The mobile-aware service model could be used to improve date acquisition techniques and the quality of mobile-aware service in the IoT.

  • In-Ga-Zn-O(IGZO) receive great attention as a channel material for thin film transistors(TFTs) as next-generation display panel backplanes due to its superior electrical and physical properties such as a high mobility, low off-current, high sub-threshold slope, flexibility, and optical transparency. For the purpose of fabricating high performance IGZO TFTs, a thermal recovery process above a temperature of $300^{\circ}C$ is required for recovery or rearrangement of the ionic bonding structure. However diffused metal atoms from source/drain(S/D) electrodes increase the channel conductivity through the oxidation of diffused atoms and reduction of $In_2O_3$ during the thermal recovery process. Threshold voltage ($V_{TH}$) shift, one of the electrical instability, restricts actual applications of IGZO TFTs. Therefore, additional investigation of the electrical stability of IGZO TFTs is required. In this paper, we demonstrate the effect of Ti diffusion and modulation of interface traps by carrying out an annealing process on IGZO. In order to investigate the effect of diffused Ti atoms from the S/D electrode, we use secondary ion mass spectroscopy (SIMS), X-ray photoelectron spectroscopy, HSC chemistry simulation, and electrical measurements. By thermal annealing process, we demonstrate VTH shift as a function of the channel length and the gate stress. Furthermore, we enhance the electrical stability of the IGZO TFTs through a second thermal annealing process performed at temperature $50^{\circ}C$ lower than the first annealing step to diffuse Ti atoms in the lateral direction with minimal effects on the channel conductivity.

A Realistic Path Loss Model for Real-time Communication in the Urban Grid Environment for Vehicular Ad hoc Networks

  • Wireless signal transmission is influenced by environmental effects. These effects have also been challenging for Vehicular Ad hoc Network (VANET) in real-time communication. More specifically, in an urban environment, with high mobility among vehicles, a vehicle's status from the transmitter can instantly trigger from line of sight to non-line of sight, which may cause loss of real-time communication. In order to overcome this, a deterministic signal propagation model is required, which has less complexity and more feasibility of implementation. Hence, we propose a realistic path loss model which adopts ray tracing technique for VANET in a grid urban environment with less computational complexity. To evaluate the model, it is applied to a vehicular simulation scenario. The results obtained are compared with different path loss models in the same scenario based on path loss value and application layer performance analysis. The proposed path loss model provides higher loss value in dB compared to other models. Nevertheless, the performance of vehicle-vehicle communication, which is evaluated by the packet delivery ratio with different vehicle transmitter density verifies improvement in real-time vehicle-vehicle communication. In conclusion, we present a realistic path loss model that improves vehicle-vehicle wireless real-time communication in the grid urban environment.
