Diamod nucleation by mw assisted CVD was examined various conditions namely, (1) diamond nucleation on variour substrate materials, such as Si, cubic BN, pyrolytic BN and AIN, (2) AST(Activated species transport) method which promote nucleation of diamond on single crystal and polycrystalline alumina substrate was developed. (3) Effect of bias enhancement of nucleation on single crystalline Si was examined, and finally (4) DST (Double step treatment) method was developed to enhance diamond nucleation on Ni. In this method, we separated carbon diffusing process into Ni, carbon precipitating process from the inside of Ni and diamond precipitation process.
The crystal grains of polycrystalline diamond vary depending on deposition conditions and growth thickness. The diamond thin film deposited by the CVD method has a very rough growth surface. On average, the surface roughness of a diamond thin film deposited by CVD is in the range of 1-100 um. However, the high surface roughness of diamond is unsuitable for application in industrial applications, so the surface roughness must be lowered. As the surface roughness decreases, the scattering of incident light is reduced, the heat conduction is improved, the mechanical surface friction coefficient can be lowered, and the transmittance can also be improved. In addition, diamond-coated cutting tools have the advantage of enabling ultra-precise machining. In this study, the surface roughness of diamond was improved by thermal diffusion reaction between diamond carbon atoms and ferrous metals at high temperature for diamond thin films deposited by MPCVD.
We have grown carbon nanotubes (CNTs) with a microwave plasma chemical vapor deposition (MPECVD) method, which has been regard as one of the most promising candidates for the synthesis of CNTs due to the vertical alignment, the low temperature and the large area growth. We use methane ($CH_4$) and hydrogen ($H_2$) gas for the growth of CNTs. 60 nm thick Ni catalytic layer were deposited on the TiN coated glass substrate by RF magnetron sputtering method. In this work, we report the effects of pressure on the growth of CNTs. We have changed pressure of processing (10 $\sim$ 20 Torr) deposition of CNTs. SEM (Scanning electron microscopy) images show diameter, length and cross section state CNTs.
다이아몬드 박막을 이용한 반도체소자를 실현시키기 위해서는 다이아몬드가 아닌 다른 재료의 기판위에 대면적에 걸쳐 다이아몬드막을 에피텍셜 성장시키는 것이 필수적이다. 그러나 이 분야의 연구는 아직 초보상태로 그 목표가 실현되지 못하고 있다. 본 논문에서는 저압의 ECR 마이크로파 플라즈마 CVD에 의하여 대면적의 Si(100)기판상에 방향성을 갖는 다이아몬드막을 성공적으로 성장시킨 결과를 보고자한다. 지금까지 얻어진 최적 핵생성 공정조건은 다음과 같다 : 반응압력 10Pa, 기판온도 80$0^{\circ}C$(마이크로파 전력이 3kW일 때), 원료가스 CH4/He 계로 농도비 3%/97%, 가스총유량 100sccm, 바이어스 전압 + 30V, 마이크로파 전력(microwave power)4kW, 바이어스 처리 시간 10분간이며, 성장단계에서의 증착공정 조건은 기판온도 80$0^{\circ}C$, 원료가스 CH4/CO2/H2계로 농도비 5%/15%/85%, 가스 총유량 1000sccm, 바이어스 전압 +30V, 마이크로파 전력 5kW, 성막시간 2시간으로 일정하게 유지하였다. 이 조건하에서 기판 면적 3x4$\textrm{cm}^2$의 대면적에 대해서 약 2x109cm-2의핵생성 밀도를 균일하게 재현성있게 얻었다. 원료가스로 CH4/H2를 사용한 경우보다 CH4/H2를 사용할 경우에 라디칼밀도의 증가에 의하여 더 높은 핵생성밀도를 얻을 수 있었다. 또한 저압의 ECR플라즈마 CVD의 경우에는 양의 바이어스전압이 막의 손상이 없어 다이아몬드 핵생성에 더 적합하였다.
방사선검출기에 사용되는 다이아몬드는 그 비저항이 $10^{12}[{\Omega}m]$로 매우 크기 때문에 고전압 하에서도 누설전류가 매우 작아 실리콘과 달리 p-n접합을 하지 않고 바로 고전압을 걸 수 있는 이점이 있다. 또한 절연파괴 전압이 매우 크기 때문에 이동속도가 포화되는 전압까지 올릴 수 있다. 이 결과 다이아몬드 내에서의 전하 이동속도는 실리콘의 최대속도보다 약 20배 정도 빠르다. $200[{\mu}m]$ 두께의 박막을 통해 전하가 모두 수집되는 시간은 불과 1[ns] 정도이다. 이상과 같이 독특한 다이아몬드의 성질을 이용하여 방사선검출기에 사용되는 물질로 파고계수형 전리조나 분광계, 열형광선량계, 형광검출기 그리고 핵방사선검출기 등에 사용된다. 본 연구에서는 마이크로파 플라즈마 CVD법으로 $CH_4-H_2-O_2$계로부터 몰리브덴기판 위에 100시간 동안 성장시킨 결과 약 $100[{\mu}m]$의 두께를 가진 결정성이 좋은 방사선검출기용 다이아몬드막을 성장시킬 수 있었고, X-선 방사선량에 따른 방사선검출기의 전류파형을 측정한 결과 방사선량에 따라 전류가 증가됨을 알 수 있었다.
To apply diamond films in microelectromechanical systems(MEMS), it is necessary to develop the patterning technologies of diamond films in the micrometer scale. In this paper, three different kinds of technologies for patterning CVD diamond films carried out by us were demonstrated: selective growth by improved diamond nucleation in DC bias-enhanced microwave plasma chemical vapor deposition (MPCVD) system, selective growth of seeding using diamond-particle-mixed photoresist, and selective etching of oxygen ion beam using Al as the mask. It was show that high selectivity and precise patterns had been achieved, and all the processes were compatible with IC process.
알루미늄 방열판 위에 MPCVD(Microwave Plasma Enhanced Chemical Vapor Deposition) 장치를 이용하여 DC 바이어스 전압을 기판에 인가하면서 $Ar+CH_4$ 가스 분위기에서 증착한 나노결정질 다이아몬드(Nanocrystalline Diamond; NCD) 박막의 방열 특성을 평가하였다. XRD와 Raman spectroscopy를 이용하여 증착된 박막이 NCD인지를 확인하였으며 FE-SEM 및 FIB로 박막의 표면 및 단면의 형상을 관찰하였다. 다이아몬드가 증착된 방열판에 LED를 부착하여 발열시키고 열유동측정기의 하나인 T3-ster를 사용하여 방열 특성을 분석하였다. 기존 알루미늄(Al) 기판(5.55 K/W)보다 다이아몬드 증착(Dia-Al) 기판(3.88 K/W)의 열저항 값이 현저히 작았다, 또한 LED 접합온도는 Dia-Al 기판이 Al 기판보다 약 $3.5^{\circ}C$만큼 낮았다. 적외선 열화상 카메라로 발열 중인 시편의 전면과 후면을 촬영한 결과, LED가 부착된 전면부에서는 최고 발열 부위(hot spot)의 면적이 Al 기판의 경우가 Dia-Al 기판보다 높았고, 후면부에서는 그 반대의 경향을 보였다. 이들 데이터로부터 다이아몬드 증착 방열판이 기존의 방열판보다 방열특성이 우수한 것으로 해석할 수 있으며, 다이아몬드 박막을 방열판으로 사용하면 LED의 사용 수명과 효율이 높아질 것으로 기대된다.
2-step 증착법과 Bias-Enhanced Nucleation(BEN)법을 이용해 다결정 Ni 기판에 고품질의 다이아몬드 박막 합성을 연구하였다. $810^{\circ}C$에서 1시간 증착하여 soot충을 형성시킨 후 기판온도를 soot층의 형성이 억제되는 온도인 $925^{\circ}C$로 올려 5시간 증착하는 2-step법을 통해 고품질의 다이아몬드를 합성할 수 있었다. 또한, $925^{\circ}C$에서 -220V의 bias를 10분 동안 기판에 인가한 후 2시간 동안 증착하는 BEN법을 이용해 양질의 다이아몬드를 합성할 수 있었다. $925^{\circ}C$에서 bias 처리를 하지 않은 경우에는 10시간 동안 증착을 시도한 후에도 다이아몬드가 생성되지 않았다.
Nanocrystalline diamond(NCD) films on steel(SKH51) has been investigated using SiC interlayer film. SiC was deposited on SKH51 or Si wafer by RF magnetron sputter. NCD was deposited on SiC at $600^{\circ}C$ for 0.5~4 h employing microwave plasma CVD. Film morphology was observed by FESEM and FIB. Film adherence was examined by Rockwell C adhesion test. The growth rate of NCD on SiC/Si substrate was much higher than that on SiC/SKH51. During particle coalescence, NCD growth rate was slow since overall rate was determined by the diffusion of carbon on SiC surface. After completion of particle coalescence, NCD growth became faster with the reaction of carbon on NCD film controlling the whole process. In the case of SiC/SKH51 substrate, a complete NCD film was not formed even after 4 h of deposition. The adhesion test of NCD/SiC/SKH51 samples revealed a delamination of film whereas that of SiC/SKH51 showed a good adhesion. Many voids of less than 0.1 ${\mu}m$ were detected on NCD/SiC interface. These voids were believed as the reason for the poor adhesion between NCD and SiC films. The origin of voids was due to the insufficient coalescence of diamond particles on SiC surface in the early stage of deposition.
Nanocrystalline diamond(NCD) coated SiC balls were applied in a ball-on-disk tribometer. After seeding in an ultrasonic bath containing nanometer diamond powders, $2.2{\mu}m$ thick NCD films were deposited on sintered 3 mm diameter SiC balls at $600^{\circ}C$ in a 2.45 GHz microwave plasma CVD system. Bare $ZrO_2$ and SiC balls were prepared for comparison as test balls. Tribology tests were performed in air with pairs of three different balls and mirror polished steel(SKH51) disk. The wear tracks on balls and disks were examined by optical microscope and alpha step profiler. Under the load of 3 N, the friction coefficients of steel against $ZrO_2$, SiC and NCD-coated balls were between 0.4 and 0.8. After a few thousands sliding laps, the friction coefficient of NCD-coated balls dropped from 0.45 to below 0.1 and maintained thereafter. Under a higher load of 10 N or 20 N with a long sliding distance of 2 km, $ZrO_2$ and SiC balls exhibited the similar friction coefficients as above. The friction coefficient of NCD-coated balls was less than 0.1 from the beginning and increased to above 0.1 steadily or with some fluctuations as sliding distance increased. NCD coating layers were found worn out after long duration and/or high load sliding test, which resulted in the friction coefficient higher than 0.1.
