Green and Blue Light Emitting InN/GaN Quantum Wells with Nanosize Structures Grown by Metalorganic Chemical Vapor Deposition

  • The structural and electrical properties of InN/GaN multiple quantum wells, which were grown by metalorganic chemical vapor deposition, were characterized by transmission electron microscopy and electroluminescence measurements. As the quantum well growth time was changed, the wavelength was varied from 451 to 531 nm. In the varied current conditions, the blue LED with the InN MQW structures did not have the wavelength shift. With this result, we can expect that the white LEDs with the InN MQW structures do not show the color temperature changes with the variations of applied currents.

  • Lighting emitting diodes of n-ZnO/MQW/p-GaN structure are fabricated and investigated. To realize this LED structure, n-ZnO/MQW/p-GaN are grown by MOCVD. At several bias voltages, blue-green light is emitted from the ZnO mesa edge. However, the emission is restricted near the mesa edge. It is seen that the hole current does not spread well. It is because conductivity of p-GaN is extremely small. The break down voltage of the device is small compared to conventional InGaN/GaN LEDs. It is seen that ZnO columnar grain boundaries act as leakage current paths and non-radiative recombination center.

Surface Photovoltage of $Al_{0.3}$$Ga_{0.7}$As/GaAs Multi-Quantum Well Structures ($Al_{0.3}$$Ga_{0.7}$As/GaAs 다중 양자 우물 구조의 표면 광전압에 관한 연구)

  • We used the surface photovoltage spectroscopy(SPVS) for characterization of GaAs/Al\ulcornerGa\ulcornerAs multi-quantum well(MQW) structures grown by molecular beam epitaxy(MBE) method. Energy gap related transitions in GaAs and AlGaAs were observed. The Al composition(x=0.3) was determined by Sek's composition formula. Transition energies in MQW were determined using the differential surface photo-volatage spectroscopy)DSPVS) of the measured resonanced. In order to indentify the transitions, the experimentally observed energies were compared with results of the envelope function approximation for a rectangular quantum well. We have observed and interesting behavior of the temperature dependence(80K~300K) of the 11Hand 11L transition for sample.

  • Recently, there has been much interests in InGaN/GaN multiple-quantum-well (MQW) structures due to their applicability as optoelectronic devices such as light-emitting diodes (LEDs) and laser diodes [1]. Their ultrafast and physical properties are also of significant interests. Anomalously large acoustic phonon oscillations have been observed using ultrafast lasers in InGaN MQWs [2]. In this study, we have peformed femtosecond pump-probe experiments in the reflection geometry on 5 periods InGaN/GaN MQW LED structure with well width of 20$\AA$ and barrier width of 100$\AA$ at room temperature. HRXRD를 이용한 InGaN/GaN 다중 양자우물 구조의 우물 두께에 따른 구조적 특성변화 연구

  • 우물두께가 각각 1.5, 3.0, 4.5, 6.0 nm이고 장벽두께가 7.5 nm로 일정한 10 주기의 In0.15Ga0.8SN/GaN 다중 양자우물 구조(MQW)의 구조적 특성변화를 HRXRD(high resolution X-ray diffraction)를 이용하여 조사하였다. 구조적 특성변화를 살펴보기 위해 GaN (0002) 회절면의 ω/2θ-scan과 ω-scan 그리고 GaN (10-15) 역격자점 주위의 산란강도 분포도를 측정하였다. 우물두께가 증가할수록 시료의 평균변형률이 증가하였고, 우물두께가 1.5, 3.0, 4.5 nm인 MQW는 GaN 에피층과 격자정합을 이루며 성장된 반면 6.0 nm인 시료에서는 격자이완이 나타나 결정성이 저하된 것을 확인할 수 있었다. (그림 1) 따라서 본 연구에서 사용한 시료에서 6.0 nm의 우물두께가 격자이완의 임계두께임을 알 수 있었다. PL(photoluminescence) 스펙트럼 결과를 통하여 6.0 nm 우물두께의 시료가 다른 시료에 비하여 상대발광강도가 낮아지는 것을 관찰하였으며 이것은 XRD를 이용한 시료의 결정성 변화와 잘 일치하였다. (그림 2) 따라서 PL 발광강도는 격자이완에 의하여 생성된 결함에 의하여 영향을 받는 것을 알 수 있었다.

  • Linearity is an important property of optical devices for analog communications. In this paper, we study the 3rd-order interrnodulation distortion (IMD3) of an Inp/InGaAsP multiple-quantum-well (MQW) traveling-wave type electroabsorption modulator (TW-EAM). We observe abnormal notches in the IMD3 results those were different from notches by general transfer curve of electroabsorption modulators (EAMs). We analyze the phenomena through absorption coefficients according to wavelengths and bias voltages to verify appearance of the abnormal notchs, where it can be known to result from Stark-shift and broadening. We propose the method to enhance linearity of MQW-EAMs by using these effects.

380-nm Ultraviolet Light-Emitting Diodes with InGaN/AlGaN MQW Structure

  • In this paper, we demonstrate the capabilities of 380-nm ultraviolet (UV) light-emitting diodes (LEDs) using metal organic chemical vapor deposition. The epi-structure of these LEDs consists of InGaN/AlGaN multiple quantum wells on a patterned sapphire substrate, and the devices are fabricated using a conventional LED process. The LEDs are packaged with a type of surface mount device with Al-metal. A UV LED can emit light at 383.3 nm, and its maximum output power is 118.4 mW at 350 mA.

External Optical Modulator Using a Low - cost Fabry - Perot Laser Diode for Optical Access Networks

  • We propose and demonstrate an external optical modulation method based on TE/TM-mode absorption nulls in a Multiple Quantum Well(MQW) Fabry-Perot laser diode(FP-LD). The center wavelength of the absorption nulls is rapidly shifted to short-wavelength by the small current change(~1mA) in the FP-LD, which can modulate an optical signal with more than 10 dB of extinction ratio(ER). The shift of the center wavelength comes from the refractive index change due to anomalous dispersion and the plasma effect in MQW FP-LD waveguide. Non-inverting and inverting signals are made by TE- and TM-mode absorption nulls at 155.52 Mbps and BERs for the signals are measured.
